・Arガス流量:25sccm
・加速用電源24のDC出力:20kW
・バイアス用高周波電源R1の出力:230W
・プラズマ形成用高周波電源R2の出力:0W

実施例1及び比較例1のそれぞれのプロセス条件でTa膜を形成させたときの成膜時間に対するTa膜の膜厚の変化を実験データに基づいて算出し、それらの結果に基づいて、成膜速度を評価した。図3は、実施例1及び比較例1における成膜速度を示すグラフである。図中直線L1,L2はそれぞれ実施例1及び比較例1における成膜速度を示す目安線である。その結果、実施例1及び比較例1における成膜速度は、それぞれ1.56nm/sec(15.6Å/sec)及び2.49nm/sec(24.9Å/sec)であった。これより、実施例1の成膜速度は、比較例1の60%程度であることが判明した。
〈実施例2〉

〈実施例3〉

〈比較例3〉
