本発明は、例えば半導体ウエハや液晶ディスプレイなどのフラットパネルディスプレイ(FPD)のガラス基板等の大型基板の欠陥を共焦点光学系を用いて検査する基板検査方法及びその装置に関する。

【従来の技術】
共焦点光学系を用いて基板の欠陥検査を行う異物検査装置が特許文献1に開示されている。この特許文献1の異物検査装置は、光源から放射された光を集光レンズにより集光し、点状の照明光として基板上に照射する。このとき、基板全面に対する欠陥検査を行うために、基板を保持したステージをXY方向に移動させて点状の照明光をガラス基板の全面に走査させる。そして、基板からの反射光を共焦点用ピンホールを介して光電子倍増管に入射させることにより、基板表面の共焦点画像(セクショニング画像)を得る。この共焦点画像データに基づいて基板上の欠陥部分の検査が行われる。

ところが、特許文献1の異物検査装置では、基板の全面を検査するために点状の照明光をガラス基板全面に走査しなければならない。近年の液晶ディスプレイの技術の進歩により、液晶ディスプレイの製造工程に用いるガラス基板としては、畳サイズの大型ガラス基板が出現している。このような大型ガラス基板の全面に対して点状の照明光をガラス基板全面に走査するには、非常に時間がかかる。

このような実情から共焦点用ピンホールに代って、例えば円盤上にスパイラル状に複数の微小開口を設けたNipkowディスクが用いられている。特許文献2には、Nipkowディスクを用いた共焦点用光スキャナが開示されている。この共焦点用光スキャナは、Nipkowディスクを高速回転させて基板面上に照明光を2次元走査し、基板面上からの反射光をNipkowディスクに通過させて基板の2次元共焦点画像データを取得する。

【発明が解決しようとする課題】
しかしながら、特許文献2のNipkowディスクを用いた共焦点用光スキャナでは、2次元共焦点画像データを取得する基板上の領域が対物レンズなどの大きさによって決定されてしまい、それほど広い領域の2次元共焦点画像データを取ることは困難である。このため、Nipkowディスクを用いて2次元共焦点画像データを取得したとしても、大型ガラス基板全面の2次元共焦点画像データを取得するには時間がかかり、その結果として欠陥検査に時間がかかる。

そこで本発明は、ガラス基板に対する検査時間を短縮できる共焦点光学系を用いた基板検査方法及びその装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、ライン状の照明光を基板上に走査する手段と、基板上で反射したライン状の光を対物レンズを通して共焦点用のスリットに入射する手段と、スリットを通過した光をラインセンサ上に結像する手段と、ラインセンサの撮像により取得された画像データに基づいて基板の検査を行う手段とを有する基板検査方法である。

本発明は、ライン状の照明光を基板上に照射し、この基板上で反射したライン状の光を共焦点用のスリットを通して結像するライン共焦点光学系と、基板とライン共焦点光学系とを基板面に沿って相対的に移動させてライン状の照明光を基板上に走査する走査手段と、ライン共焦点光学系により結像された基板の像を撮像するライン撮像装置と、このライン撮像装置の撮像により取得された画像データに基づいて基板の検査を行う検査処理装置とを具備した基板検査装置である。

【発明の実施の形態】
以下、本発明の第1の実施の形態について図面を参照して説明する。

図1は基板検査装置の構成図である。ステージ1上には、例えば大型基板としてサイズが1250×1100mmの液晶ディスプレイ用のガラス基板2が載置されている。このステージ1は、ステージ駆動部3によって例えばX又はY方向に一定の速度で移動可能であると共に、上下方向(Z方向)に移動可能である。

ステージ1の上方には、ライン状の照明光を出射するライン照明部として光源4とラインスリット5とが設けられている。この光源4としては、例えば細長い円柱状のガラスロッドレンズの端面から照明光を入射し、ガラスロッドレンズ内で全反射して光を側面からライン状に出射さらるものである。この光源4は、例えば白色の照明光を出射するものに限らず、波長可変の照明光を出射するものや、複数の波長成分例えば赤(Red)、緑(Green)、青(Blue)の波長成分を含む広範囲の波長領域を有する照明光を出射するものを用いてもよい。

この光源4から出射される照明光の光路上には、光源4と共にライン照明部をを構成するラインスリット5及び集光レンズ6が直線上に配置されている。このうちラインスリット5は、スリット幅が可変で、光源4から出射される照明光の通過光量を調整する。これら光源4、ラインスリット5及び集光レンズ6を通る光路は、ガラス基板2の表面に対して所定の傾斜角、すなわちガラス基板2の表面に照射される照明光が所定の入射角で入射するように配置されている。集光レンズ6は、例えばシリンドリカルレンズが用いられ、その長手方向がラインスリット5により形成されるライン照明光のライン方向に一致して配置されている。
又、ラインスリット5とライン照明光のガラス基板2面上における照射ライン位置(集光レンズ6の焦点位置)Qとは、共役の関係にある。

このような照明系であれば、光源4から出射された照明光は、ラインスリット5を通り、集光レンズ6により集光されてガラス基板2の面上に照射される。このライン照明光は、ガラス基板2の表面に対して所定の入射角で入射すると共に、照射ライン位置Qのライン方向はY方向に一致する。すなわち、ステージ1がX方向に移動してライン照明光をガラス基板2の表面に走査するので、照明光のライン方向は、ステージ1の移動方向(X方向)に対して垂直なY方向に設定される。

又、照射ライン位置Q上におけるライン照明光のライン長さは、ガラス基板2の全幅をカバーするために、ガラス基板2の幅方向と同等の長さ、又はガラス基板2の幅以上の長さに形成される。

一方、ガラス基板2上の照射ライン位置Qを介して正反射光路上には、結像系が配置されている。この結像系は、対物レンズ7、ラインスリット8、結像レンズ9、ラインスリット10及びライン撮像装置11を直線上に配置して構成される。このうち対物レンズ7及び結像レンズ9は、それぞれ例えばシリンドリカルレンズが用いられ、その長手方向がガラス基板2からの正反射光のライン方向に一致して配置されている。又、各ラインスリット8、10も、そのスリット方向がガラス基板2からの正反射光のライン方向に一致して配置されている。

これら光学部材の配置関係は、ラインスリット5と照射ライン位置Qとの位置が共役な関係にある。又、ラインスリット8は対物レンズ7の結像面位置に配置され、照射ライン位置Qとラインスリット8との位置も共役な関係にある。さらに、ラインスリット8とラインスリット10との位置も共役な関係にある。

ラインスリット8は、共焦点と非共焦点との兼用のもので、スリット幅が可変に構成されている。このラインスリット8が共焦点用として作用するときのスリット幅は、ガラス基板2の共焦点像を得るための予め設定された狭い幅であり、ガラス基板2を観察するときの焦点深度は浅くなる。このラインスリット8の幅を狭くすれば、共焦点効果が高くなり、対物レンズ7の焦点位置及び近傍の共焦点像が得られる。

又、スリット8が非共焦点用として作用するときのスリット幅は、共焦点像とならない予め設定された広い幅であって、ガラス基板2を観察するときの焦点深度は深くなる。このラインスリット8の幅を広げれば、共焦点像から非共焦点像に切り換えることができ、対物レンズ7のNAで決まる焦点深度範囲の非共焦点像が得られる。

又、ラインスリット8は、スリット幅を連続的に可変する構成にしたり、共焦点用と非共焦点用との2枚のラインスリットを用意し、これらラインスリットをガラス基板2の検査の目的に応じて切り換える構成にしてもよい。

このような共焦点結像系であれば、ガラス基板2からのライン状の正反射光は、対物レンズ7により集光され、この対物レンズ7の焦点位置に対応するガラス基板2の像(共焦点像)がラインスリット8を通過する。このラインスリット8を通過した像(共焦点像)は、結像レンズ9によりラインスリット10の位置に結像され、ライン撮像装置11に入射する。このライン撮像装置11は、複数の撮像素子を直線上に配置した撮像ラインを複数ライン、例えば2乃至5ラインを平行に配列したラインセンサである。このライン撮像装置11は、ガラス基板2の幅寸法に応じてステージ1の移動方向(X方向)に対して直交するステージ1と平行に複数は位置される。ラインセンサは、例えば赤(Red)、緑(Green)、青(Blue)からなるカラーCCD等を用いたものでもよい。

検査処理装置12は、ライン撮像装置11から出力された画像信号を入力してガラス基板2の共焦点画像データ又は非共焦点画像データを取得し、これら共焦点画像データ又は非共焦点画像データを映像化して図示しないモニタ画面上に表示する。

又、検査処理装置12は、例えば共焦点画像データ又は非共焦点画像データに対して予め記憶された基準画像データと比較し、この比較結果からガラス基板2上の欠陥部分を自動で検出する。なお、共焦点画像データ又は非共焦点画像データからの欠陥部分の検出方法は、如何なる手法を用いてもよい。又、目視検査であれば、モニタ画面上に表示された共焦点画像又は非共焦点画像をオペレータが観察し、このモニタ画面上で検出された欠陥部分の位置をオペレータが検査処理装置12に入力する。この検査処理装置12は、入力された欠陥部分の位置に従って共焦点画像データ又は非共焦点画像データから欠陥部分の画像を切り出し、この欠陥部分の画像をモニタ画面上に表示することにより、欠陥部分の詳細な像とその座標とを得るようにしてもよい。

次に、上記の如く構成された装置の作用について説明する。

光源4から出射された照明光は、スリット5及び集光レンズ6を通してガラス基板2の表面に対して所定の入射角でライン照明される。これと共にステージ1は、ステージ駆動部3の駆動によって例えばライン照明光のライン方向に対して垂直方向となるX方向に一定の速度で移動する。これにより、ライン照明光の照射ライン位置Qは、ガラス基板2の面上の一端側から他端側に走査され、最終的にガラス基板2の全面がライン照明光により走査される。ここで、ラインスリット8が共焦点用のスリット幅に設定されていれば、ガラス基板2からのライン状の正反射光は、対物レンズ7により集光され、対物レンズ7の焦点位置の正反射光だけがラインスリット8を通過する。

このラインスリット8を通過した正反射光は、対物レンズ7の焦点位置に一致する高さ位置のガラス基板2の表面像であり、最も輝度が明るく観察される。これと共に対物レンズ7の焦点位置から前後にずれた高さ位置のガラス基板2の表面像は、ラインスリット8の位置で集光されず、ラインスリット8で遮蔽されて通過せずに消滅する。

従って、ラインスリット8を通過した共焦点像は、例えば図2に示すように焦点深度がM1のように浅いものであり、例えばガラス基板2の薄膜表面に焦点位置を合わせれば、薄膜13の表面の共焦点画像となる。このラインスリット8を通過した共焦点像は、結像レンズ9により伝送されラインスリット10の位置に結像され、ライン撮像装置11に入射する。

検査処理装置12は、例えば共焦点画像データに対して予め記憶された基準画像データと比較し、この比較結果からガラス基板2上又は薄膜13上の欠陥部分を検出すると共に、この欠陥部分の共焦点画像データと共に欠陥部分の座標データを記憶する。

一方、ラインスリット8が非共焦点用のスリット幅に設定されていれば、ガラス基板2からの正反射光は、対物レンズ7の結像面上で集光されたガラス基板2の像がラインスリット8を通過する。この像は、例えば図2に示すように焦点深度がM2のように深く、薄膜13乃至ガラス基板2の表面を含む非共焦点画像となる。

又、検査処理装置12は、例えば共焦点画像データ又は非共焦点画像データに対して予め記憶された基準画像データと比較し、この比較結果からガラス基板2上の欠陥部分を検出する。

なお、モニタ画面上に表示された薄膜13乃至ガラス基板2の表面の画像をオペレータが観察し、これら薄膜13乃至ガラス基板2の表面上に欠陥部分があれば、オペレータの操作によって当該欠陥部分の画像データと共に座標データが検査処理装置12に記憶される。

次に、ラインスリット8のスリット幅を可変する構成にした場合について説明する。ラインスリット8のスリット幅を可変すると、このスリット幅に応じてガラス基板2を観察するときの焦点深度が変化し、共焦点画像から非共焦点画像に無段階で切り換えることができる。例えばラインスリット8のスリット幅を狭くすると共焦点効果が強くなって焦点深度は浅くなり、逆にラインスリット8のスリット幅を広げると共焦点効果が弱くなり焦点深度は深くなる。これと共に、ラインスリット8のスリット幅を調整して画像の明るさを調整でき、例えばスリット幅を広げることにより共焦点画像を明るくできる。

又、ガラス基板2に対して対物レンズ7の焦点位置に対してステージ1をZ方向に所定ピッチで変え、ガラス基板2の全面を走査することにより高さの異なる複数の共焦点画像データを取得することができる。例えば対物レンズ7の焦点位置を5段階に変えると、図3に示すように共焦点画像データ(D1)(D2)(D3)(D4)(D5)を取得できる。

この結果、第1〜第5回目の走査により取得された各共焦点画像データ(D1〜D5を合せれば、ガラス基板2上の薄膜13の全体の3次元画像が求められる。

液晶ディスプレイの製造工程では、ガラス基板表面上に形成された薄膜13の欠陥検査が行なわれており、この薄膜13の欠陥検査では、下層であるガラス基板2の影響を受けずに、薄膜13表面上のみの欠陥検査を行う要求がある。これは、ガラス基板2の表面に対する欠陥検査が薄膜13を形成する前に既に行われているのと、ガラス基板2の影響を受けて薄膜13面上の欠陥検査の精度を低下させないためである。

このような実情から高さの異なる複数の共焦点画像データを取得すれば、ガラス基板2の影響を受けずに、薄膜13表面上のみの共焦点画像を得ることができ、かつ共焦点画像から薄膜13面上の欠陥を高精度に検出できる。なお、本発明装置は、ラインスリット8を共焦点用のスリット幅に設定した状態でステージ1をZ方向に所定ピッチで移動させることにより、合焦位置の範囲がガラス基板2の表面から薄膜13の表面までを含むものであれば、例えば図3において共焦点画像データD5がガラス基板2の表面の像となり、各共焦点画像データD1〜D4が薄膜13の表面の像となる。

しかるに、検査処理装置12は、これら共焦点画像データ(D1〜D5)の排他的論理和(EXOR)を求める。この排他的論理和を行うと、検査処理装置12は、各共焦点画像データ(D1〜D5)の一致しない画像データ、すなわち薄膜13の表面の画像データとガラス基板2の表面の画像データとが残り、これら画像データから薄膜13の膜厚変化を求めることができる。

次に、ラインスリット8のスリット幅を可変して、共焦点画像を取得する位置をガラス基板2表面上又は薄膜13表面上に追従させることについて説明する。

この場合、ガラス基板2は、図4に示すように複数のピンP上に保持されるので、これらピンPの間で反りが生じるおそれがある。このような反りであれば、この反り量を予め測定すれば、同一種類及びサイズのガラス基板2をピンP上に保持させれば、同一の反り量が生じることが予測される。

従って、ガラス基板2の反り量に応じてガラス基板2の表面高さ、又はガラス基板2上に形成された薄膜13の表面高さが変化するので、これら表面高さでそれぞ共焦点画像データを取得できるラインスリット8のスリット幅を予め求めることが可能である。例えば、図4に示すようにピンPが接触するガラス基板2の部分ではガラス基板2が凸状になってその表面位置が高くなるので、スリット幅は狭くする。又、各ピンPとの間では、ガラス基板2が凹状になってその表面位置が低くなるので、スリット幅は広げる。

このようにガラス基板2の反り量を予め予測し、ガラス基板2表面上又は薄膜13表面上にライン照明光を走査するときに、反り予測量に応じてラインスリット8のスリット幅を調整すれば、共焦点画像を取得する位置をガラス基板2表面上又は薄膜13表面上に追従できる。

次に、ラインスリット8が共焦点用のスリット幅に設定されている状態に、対物レンズ7の焦点距離を変化させながらセクショニングを行う場合について説明する。対物レンズ7の焦点距離を変化させる方法には、上述した対物レンズ7の焦点位置に対してステージ1をZ方向に移動させる方法の他に、例えばガラス基板2からの正反射光の光路上にフィルタを挿入して照明光の波長を変える方法と、図5に示すようにテーパ形状の2枚のガラス板14、15の各傾斜を互いに摺動可能に接触した光学素子16を例えば図1に示すガラス基板2と対物レンズ7との間の光路上に挿入する方法と、音響光学素子(Acoustic Optical Modulator)をガラス基板2と対物レンズ7との間の光路上に挿入する方法などがある。

このうちフィルタを用いる方法では、互いに異なる中心波長を有し、かつ中心波長と対物レンズ7の焦点距離との変化量の関係が予め既知なフィルタを複数枚用意する。フィルタの中心波長と対物レンズ7の焦点距離の変化量との関係が分れば、ガラス基板2の厚さ方向に対するセクショニング位置が分る。

例えば、薄膜13の形成されたガラス基板2に対して複数のフィルタ毎にガラス基板2の全面に対するライン照明光の走査を行って各共焦点画像データを取得すると、例えば上記図3に示す各共焦点画像データ(D1〜D5)と同様に、各フィルタ毎にそれぞれ各共焦点画像データが取得できる。従って、これら共焦点画像データを合せれば、ガラス基板2上の薄膜13の全体の表面画像が求められる。又、上記同様に、検査処理装置12は、各共焦点画像データ(D1〜D5)の排他的論理和(EXOR)を求めることにより、薄膜13の膜厚変化を求めることができる。

次に、光学素子16を挿入する方法では、図5に示すように2枚のガラス板14、15をそれぞれ矢印イ方向にスライド移動させて、これらガラス板14、15により形成される板厚を連続的に変化させる。これらガラス板14、15からなる板厚が連続的に変化すると、当該ガラス板14、15のの厚さに応じて屈折率が変化するので、対物レンズ7の焦点距離が連続的に変化する。この結果、対物レンズ7の焦点距離を連続的に変化させることによって、ガラス基板2の表面上又は薄膜13の表面上の共焦点画像データが連続(無段階)して得られる。

従って、検査処理装置12は、例えば図6に示すようにX方向に連続的なガラス基板2の表面上の高さ位置に一致した各共焦点画像データを取得することができる。又、薄膜13が形成されたガラス基板2であれば、検査処理装置12は、セクショニングにより得られた各共焦点画像データに基づいて図7に示すように薄膜13の表面高さの変化(表面変化S1)及びガラス基板2表面高さの変化(下層の変化S2)を連続的な曲線で求めることができる。

これら薄膜13の表面高さは、ガラス基板2表面の共焦点画像データを高さの基準とすれば、例えば光学素子16の2枚のガラス板14、15のスライド移動量から薄膜13の高さ位置を求めることが出来る。同様に、音響光学素子を用いて当該音響光学素子を通過する光の屈折率を連続的に変化させることにより、対物レンズ7の焦点距離を連続的に変化させることができる。

この場合、ライン撮像装置11は、カラーCCD等を用いる。このライン撮像装置11には、ガラス基板2からの赤、緑、青の成分を含む反射光が一度に入射する。これら赤、緑、青の成分は、対物レンズ7の焦点位置を変化させたのと同等に、赤、緑、青の各成分毎に各焦点位置が異なり、各カラーCCDにより薄膜13乃至ガラス基板2の表面のいずれかの高さにおける各共焦点画像が得られる。

このように上記第1の実施の形態においては、ライン照明光を集光レンズ6により集光してガラス基板2の表面に照射すると共に、ガラス基板2をX方向に移動し、このガラス基板2からのライン状の反射光を対物レンズ7により集光し、この対物レンズ7の結像面上に配置されたラインスリット8を通過させてライン撮像装置11に入射するというライン共焦点光学系を用いるので、ライン照明光のライン長さがガラス基板2の幅以上あれば、大型のガラス基板2面上に対するライン照明光の1回の走査でガラス基板2の全面の共焦点画像を取得する時間を短縮することができる。この結果、大型のガラス基板2に対する欠陥検査を短時間に短縮し、例えば液晶ディスプレイの製造のタクトタイムを短縮できる。例えば、液晶ディスプレイの製造工程では、ガラス基板2の表面上に薄膜13を形成する工程があり、この薄膜13の欠陥検査も行われる。この薄膜13の欠陥検査では、セクショニング効果によりガラス基板2の表面上又は薄膜13のみの共焦点画像を取得できるので、薄膜13のみの欠陥検査を短時間でかつ高精度に行うことができる。

又、ガラス基板2又は薄膜13の反り量を予め予測し、ガラス基板2表面上又は薄膜13表面上にライン照明光を走査するときに、反り予測量に応じてラインスリット8のスリット幅を調整すれば、共焦点画像を取得する位置をガラス基板2表面上又は薄膜13表面上に追従できる。
