本発明は、プラズマ処理装置に関し、特に、真空チャンバの内部に形成されるプラズマの分布を制御することが可能なエッチング装置などのプラズマ処理装置に関する。

【従来の技術】
プラズマを利用したドライエッチング、アッシング、薄膜堆積あるいは表面改質などのプラズマ処理は、半導体製造装置や液晶ディスプレイ製造装置などに応用され、電子産業をはじめとした各種の産業分野において広く利用されている。

このようなプラズマ処理を行う装置の代表的なひとつとして、マイクロ波によりプラズマを励起する「マイクロ波励起型」のプラズマ処理装置がある。

図10は、マイクロ波励起型プラズマ処理装置の構造を表す模式図である。この装置は、処理チャンバ10と、この処理チャンバ10の上面に設けられた平板状の誘電体板からなる透過窓30と、透過窓30の外側に設けられたマイクロ波導波管20と、透過窓30の下方の処理空間において半導体ウェーハなどの被処理物Wを載置して保持するためのステージ16と、を有する。

処理チャンバ10は、真空排気系Eにより形成される減圧雰囲気を維持可能であり、処理空間に処理ガスを導入するためのガス導入管(図示せず)が適宜設けられている。

たとえば、このプラズマ処理装置を用いて被処理物Wの表面にエッチング処理を施す際には、まず、被処理物Wが、その表面を上方に向けた状態でステージ16の上に載置される。次いで、真空排気系Eによって処理空間が減圧状態にされた後、この処理空間に、処理ガスとしてのエッチングガスが導入される。その後、処理空間に処理ガスの雰囲気が形成された状態で、マイクロ波導波管20からスロットアンテナ20Sにマイクロ波Mが導入される。

マイクロ波Mは、スロットアンテナ20Sから透過窓30に向けて放射される。透過窓30は石英やアルミナなどの誘電体からなり、マイクロ波Mは、透過窓30の表面を伝搬して、チャンバ10内の処理空間に放射される。このようにして処理空間に放射されたマイクロ波Mのエネルギーにより、処理ガスのプラズマが形成される。こうして発生したプラズマ中の電子密度が透過窓30を透過して供給されるマイクロ波Mを遮蔽できる密度(カットオフ密度)以上になると、マイクロ波は透過窓30の下面からチャンバ内の処理空間に向けて一定距離(スキンデプス)dだけ入るまでの間に反射され、このマイクロ波の反射面とスロットアンテナ20Sの下面との間にはマイクロ波の定在波が形成される。

すると、マイクロ波の反射面がプラズマ励起面となって、このプラズマ励起面で安定なプラズマPが励起されるようになる。このプラズマ励起面で励起された安定なプラズマP中においては、イオンや電子が処理ガスの分子と衝突することにより、励起された原子や分子、遊離原子(ラジカル)などの励起活性種(プラズマ生成物)が生成される。これらプラズマ生成物は、矢印Aで表したように処理空間内を拡散して被処理物Wの表面に飛来し、エッチングなどのプラズマ処理が行われる。

ところで、被処理物Wの形状やサイズに応じて、所定の分布のプラズマ処理を実現するためのプラズマ処理装置が開示されている。

例えば、特許文献1には、スロットアンテナ20Sとして、その下面全域に多数のスロットを分布させた「ラジアルラインスロットアンテナ」を用いる発明が開示されている。これら多数のスロットを介して、マイクロ波導波管20から導入されたマイクロ波Mを放射することにより、チャンバ10の内部にマイクロ波を均一に放射することを目的としたものである。

一方、特許文献2には、透過窓30の「厚み」や「誘電率」に分布を設けることにより均一なプラズマを形成することが開示されている。

また、特許文献3には、アンテナから透過窓に至るまでの領域を囲むように誘電損失あるいは磁気損失の大きい電磁波吸収体を設けたプラズマ処理装置が開示されている。このような電磁波吸収体を設けることにより、マイクロ波の反射を抑えて定在波の発生を抑制し、プラズマの均一性を高めることができるとされている。

一方、特許文献4には、透過窓の周辺部に、その入口以外が導体で囲まれた定在波制御部が設けられたプラズマ処理装置が開示されている。このような定在波制御部を設けることにより、被処理試料に均一な加工を施すことができるとされている。

【発明が解決しようとする課題】
これら従来のプラズマ処理装置は、いずれも、チャンバ内におけるマイクロ波の強度分布を制御することによって、チャンバ10の壁面の一部を実質的に構成する透過窓30の近傍のスキンデプスdの範囲において形成されるプラズマの均一性を改善するという思想に立脚するものである。

しかし、本発明者の検討の結果、これらいずれのプラズマ処理装置においても、透過窓30の周囲の金属チャンバ10の表面に、プラズマPによる損傷が発生することが判明した。

すなわち、スロットアンテナ20Sから供給されたマイクロ波Mは、透過窓30の表面を伝搬して、チャンバ10との境界に至る。チャンバ10は、ステンレスやアルミニウムなどの金属からなるので、マイクロ波Mは、その境界において反射され、チャンバ10の表面に伝搬することはない。

しかし、チャンバ10の内部空間に形成されたプラズマPは、透過窓30の直下よりも広い範囲に広がり、チャンバ10の内壁との間に、電子が殆どなく陽イオンが多い、「シース(sheath)」を形成し、透過窓30の周辺のチャンバ内壁面10Eの上にまで形成される。

また、このようなチャンバの損傷を防ぐために、透過窓30の周囲のチャンバ内壁を石英やアルミナなどの誘電体により被覆保護する手段も考えられる。しかし、そのような被覆を施した場合、透過窓30の表面からこれら誘電体被覆層の表面をマイクロ波Mが伝搬することなり、その被覆層の終端部において、金属面が損傷を受けることとなる。

上記目的を達成するため、本発明の第1のプラズマ発生装置は、大気よりも減圧された雰囲気を維持可能な真空チャンバと、前記真空チャンバの壁面の一部を占める透過窓と、前記真空チャンバの外側に設けられ、前記透過窓を介して前記真空チャンバ内にマイクロ波を導入するマイクロ波導入部と、を備え、

以下、本発明の実施の形態について、具体例を参照しつつ詳細に説明する。

このような材料としては、例えば、炭化シリコン(SiC)を挙げることができる。また、炭化シリコン以外にも、炭素(C)を含有した材料は、マイクロ波に対する吸収率が比較的高く、また汚染が生じにくい点で有利である。

具体的には、炭素(C)や、フッ化炭素(CFx)などを用いることができる。フッ化炭素は、特にフッ素系ガスを用いたエッチングなどのプラズマ処理を行う場合に、被処理物Wに対する汚染などの影響を抑制できる点で有利である。また、その他、誘電的な損失の大きい誘電体や、磁気的な損失の大きなフェライト系の材料などを用いてもよい。
