【発明の属する技術分野】
本発明は、セラミック部材の内部に導電体を有する電気機器の該導電体と外部との電気的接続を行うための電極構造、および、半導体の製造、検査や光分野等に用いられるホットプレート(セラミックヒータ)、静電チャック、サセプタなどに用いられ、その内部に導電体が設けられたセラミック基板の底面に、保護セラミック体が接合された接合体に関する。

【従来の技術】
エッチング装置や、化学的気相成長装置等を含む半導体製造・検査装置等においては、従来、基板として、熱伝導率が高く、強度も大きい窒化物セラミックや炭化物セラミックを使用し、これらのセラミックからなる板状体の表面に、金属粒子を焼結して形成した抵抗発熱体が設けられたセラミック基板が用いられてきた(例えば、特許文献1参照)。
このようなセラミックヒータでは、高温においても機械的な強度の大きいセラミック基板を用いているため、セラミック基板の厚さを薄くして熱容量を小さくすることができ、その結果、電圧や電流量の変化に対してセラミック基板の温度を迅速に追従させることができる。

また、このようなホットプレートのなかには、特許文献2、特許文献3、特許文献4等に記載のように、円筒状のセラミックと円板状のセラミックとを接合させ、半導体製造工程に用いる反応性ガスやハロゲンガス等から外部端子等の配線を保護する手段がとられているものがあった。

また、このようなホットプレートとして、例えば、特許文献5には、セラミック基体と、ヒータ内部に形成された抵抗発熱体と、上記抵抗発熱体の端部に接続され、上記抵抗発熱体よりも太く、セラミック基板の表面にその先端面が露出した柱状の端子と、この端子を介して上記抵抗発熱体と電気的に接続された柱状の電極部材とを備え、上記端子と上記電極部材とが先端面同士が互いに突き合わされた状態で機械的結合法によって結合されたセラミックヒータが開示されている。

また、非特許文献1には、ヒータ本体にその表裏面を貫通する孔が設けられ、その孔の内壁に導電層が形成されるとともに、該導電層が上記ヒータ本体内部の抵抗発熱体と電気的に接続され、さらに孔にリード線が挿入され、抵抗発熱体と接続されたセラミックヒータが開示されている。

ところが、特許文献5に記載のセラミックヒータでは、柱状の端子と柱状の電極部材とが単に機械的に結合されているため、端子の露出面に完全に電極部材を密着させることは困難である。
従って、この結合部分にわずかな隙間が形成されることを避けることはできず、反応性ガスやハロゲンガス等の腐食性ガスがセラミックヒータの周囲に存在する場合には、この腐食性ガスに起因して、端子の結合部に腐食が発生しやすい。そして、腐食が発生すると、接合部において、端子と電極部材との接続不良となったり、上記結合部の抵抗が増大し、この抵抗の増大に起因して発熱するという問題が発生してしまう。

また、非特許文献1に記載のセラミックヒータでは、導電層とリード線との接続部が、やはり露出しており、反応性ガスやハロゲンガス等の腐食性ガスが上記セラミックヒータの周囲に存在する場合には、上記特許文献5に記載のセラミックヒータと同様に、上記接続部において腐食が発生し、接続不良となったり、上記接続部において発熱するという問題が発生してしまう。

【発明が解決しようとする課題】
本発明者らは、上述した問題点に鑑み、鋭意研究を行った結果、導電体の端部と接続されたスルーホールをセラミック基板内部に埋設し、上記スルーホールを露出させる有底孔に配設された外部端子とスルーホールとを電気的に接続することにより、腐食性ガスに起因する接続部の腐食を防止することができることを見出し、本発明を完成するに至った。

【課題を解決するための手段】
すなわち、第一の本発明の電極構造は、セラミック部材の内部に形成された導電体と外部電極とを接続するための電極構造であって、
上記セラミック部材内部の上記導電体に電気的に接続される内部電極が形成されるとともに、上記内部電極を露出させるための有底孔が形成され、上記有底孔に配設された上記外部電極と上記内部電極とが機械的に接続されていることを特徴とする。

なお、本発明でいうスルーホールとは、セラミック基板の内部に形成された導電体と、外部端子とを接続するために貫通孔等に嵌合または挿入された導電部材をいう。この導電部材は、セラミック基板を製造する際、導電性粒子を用いて内部に埋設し、セラミック基板と同時に形成してもよい。上記導電部材は、内部が完全に充填されている必要はなく、空洞部分が存在してもよい。

上記導電体は、発熱体であって、上記セラミック接合体は、ホットプレートとして機能するか、または、上記導電体は、静電電極であって、上記セラミック接合体は、静電チャックとして機能することが望ましい。

上記発熱体は、抵抗発熱体であってもよく、ペルチェ素子のような発熱素子であってもよい。上記発熱体が抵抗発熱体である場合、上記抵抗発熱体は、層状に形成されていてもよく、線条体で形成されていてもよい。

【発明の実施の形態】
初めに、第一の本発明の電極構造について説明する。
第一の本発明の電極構造は、セラミック部材の内部に形成された導電体と外部電極とを接続するための電極構造であって、
上記セラミック部材内部の上記導電体に電気的に接続される内部電極が形成されるとともに、上記内部電極を露出させるための有底孔が形成され、上記有底孔に配設された外部電極と内部電極とが機械的に接続されていることを特徴とする。

図1は、第一の本発明の電極構造を模式的に示した部分拡大断面図である。
セラミック部材1の内部に形成された導電体2の直下には、内部電極3が配設されており、導電体2と電気的に接続されている。また、内部電極3の直下には、内部電極3を露出させるための有底孔4が形成されている。有底孔4には、ねじ溝が形成されており、その外周部にねじが切られた外部電極5が、有底孔4にねじ込まれることにより、内部電極3と接続されている。
また、外部電極5には、ねじ溝が形成された孔7が設けられており、先端にねじ部を有する外部端子8が孔7にねじ込まれることにより、外部電極5と接続されている。

このような電極構造とすることにより、内部電極3と外部電極5との接続部6がセラミック部材1の表面に露出することがなく、また、有底孔4には外部電極5が配設されているため、接続部6は、外部雰囲気から完全に遮断された状態となっており、その結果、接続部6が反応性ガスやハロゲンガス等の腐食性ガスにより腐食し、接続部6で接続不良が発生したり、発熱が発生したりするのを防止することができる。

第一の本発明の電極構造において、セラミック部材の材質としては特に限定されるものではないが、例えば、窒化物セラミック、炭化物セラミック、酸化物セラミック等が望ましい。
窒化物セラミック、炭化物セラミック、酸化物セラミックは、熱膨張係数が金属よりも小さく、機械的な強度が金属に比べて格段に高いため、セラミック部材の厚さを薄くしても、加熱により反ったり、歪んだりしない。そのため、セラミック部材を薄くて軽いものとすることができる。

さらに、セラミック部材の熱伝導率が高く、セラミック部材自体が薄いため、セラミック部材の表面温度が、抵抗発熱体の温度変化に迅速に追従する。即ち、電圧、電流値を変えて抵抗発熱体の温度を変化させることにより、セラミック部材の表面温度を制御することができるのである。

上記窒化物セラミックとしては、例えば、窒化アルミニウム、窒化ケイ素、窒化ホウ素、窒化チタン等が挙げられる。これらは、単独で用いてもよく、2種以上を併用してもよい。
また、上記炭化物セラミックとしては、例えば、炭化ケイ素、炭化ジルコニウム、炭化チタン、炭化タンタル、炭化タングステン等が挙げられる。これらは、単独で用いてもよく、2種以上を併用してもよい。
さらに、上記酸化物セラミックとしては、例えば、アルミナ、ジルコニア、コージュライト、ムライト等が挙げられる。これらは、単独で用いてもよく、2種以上を併用してもよい。
これらのなかでは、窒化物セラミックである窒化アルミニウムが最も好ましい。熱伝導率が180W/m・Kと最も高く、温度追従性に優れるからである。

また、上記セラミック部材は、焼結助剤を含有していてもよい。上記焼結助剤としては、例えば、アルカリ金属酸化物、アルカリ土類金属酸化物、希土類酸化物等が挙げられる。これらの焼結助剤のなかでは、CaO、Y2O3、Na2O、Li2O、Rb2Oが好ましい。これらの含有量としては、0.1〜20重量%が好ましい。また、アルミナを含有していてもよい。

また、上記セラミック部材は、カーボンを含有し、その含有量は、200〜5000ppmであることが望ましい。電極を隠蔽することができ、また黒体輻射を利用しやすくなるからである。

なお、上記セラミック部材は、明度がJIS Z 8721の規定に基づく値でN6以下のものであることが望ましい。この程度の明度を有するものが輻射熱量、隠蔽性に優れ、上記電極構造をセラミックヒータに適用した際、高性能のヒータを実現することができるからである。
ここで、明度のNは、理想的な黒の明度を0とし、理想的な白の明度を10とし、これらの黒の明度と白の明度との間で、その色の明るさの知覚が等歩度となるように各色を10分割し、N0〜N10の記号で表示したものである。
そして、実際の測定は、N0〜N10に対応する色票と比較して行う。この場合の小数点1位は0または5とする。

このような特性を有するセラミック部材は、セラミック中にカーボンを100〜5000ppm含有させることにより得られる。カーボンには、非晶質のものと結晶質のものとがあり、非晶質のカーボンは、基板の高温における体積抵抗率の低下を抑制することでき、結晶質のカーボンは、基板の高温における熱伝導率の低下を抑制することができるため、その製造する基板の目的等に応じて適宜カーボンの種類を選択することができる。
非晶質のカーボンは、例えば、C、H、Oだけからなる炭化水素、好ましくは、糖類を、空気中で焼成することにより得ることができ、結晶質のカーボンとしては、グラファイト粉末等を用いることができる。
また、アクリル系樹脂を不活性雰囲気下で熱分解させた後、加熱加圧することによりカーボンを得ることができるが、このアクリル系樹脂の酸価を変化させることにより、結晶性(非晶性)の程度を調整することもできる。

また、セラミック部材の気孔率は、0または5%以下が好ましい。上記気孔率はアルキメデス法により測定する。

上記導電体としては特に限定されず、例えば、発熱体、電極等が挙げられる。
上記発熱体は、抵抗発熱体であってもよく、ペルチェ素子のような発熱素子であってもよい。
なお、上記発熱体が抵抗発熱体である場合、上記抵抗発熱体は、層状に形成されていてもよく、線状体で形成されていてもよい。

上記電極としては特に限定されず、例えば、静電電極、グランド電極、ガード電極等が挙げられる。なお、上記電極は、一定機能を有し、その周囲に電場を与えるための電気伝導体をいい、下記する外部電極、内部電極は、種々の機能を有する導電体からの電気的機能を取り出すための導電的な構成部分をいう。
上記内部電極、外部電極の材質については、電気の良導体であれば特に限定されず、例えば、タングステン、モリブデン、ニッケル、コバール等の金属等が挙げられる。

さらに、上記外部電極の形状は、内部に形成された上記内部電極との機械的接続を可能とするものであれば特に限定されず、円柱状、角柱状等のものが挙げられるが、その先端にねじが切られたものが好ましい。内部電極を露出させるための有底孔や内部電極に設けられた上記有底孔と連通する孔にねじ溝を設け、この有底孔に外部電極をねじ込むことにより、上記セラミック部材にしっかりと固定することができるからである。

第一の本発明の電極構造において、内部電極と外部端子との接続方法については、機械的な接続方法であれば特に限定されず、上述した有底孔にねじ溝を形成し、先端部にねじ部を有する外部端子を接続する方法のほかに、バネを使用して有底孔に外部端子を押し付けて接続する方法等を挙げることができる。

次に、第二の本発明の電極構造について説明する。
第二の本発明の電極構造は、セラミック部材の内部に形成された導電体と外部電極とを接続するための電極構造であって、

上記外部電極の形状は、内部に形成された上記内部電極と半田またはろう材を介して接続することが可能なものであれば特に限定されず、例えば、円柱状、角柱状等のものが挙げられる。

上記金ろうとしては、37〜80.5重量%:Au−63〜19.5重量%:Cu合金、81.5〜82.5重量%:Au−18.5〜17.5重量%:Ni合金から選ばれる少なくとも1種が望ましい。これらは、溶融温度が、900℃以上であり、高温領域でも溶融しにくいためである。
銀ろうとしては、例えば、Ag−Cu系のものを使用することができる。

第二の本発明の電極構造において、内部電極と外部電極との接続方法としては、半田またはろう材を介して接続する方法であれば、特に限定されず、例えば、外部電極と内部電極との間に半田またはろう材を介装し、その後、加熱してリフローすることにより接続する方法等が挙げられる。
なお、第二の本発明の電極構造において、セラミック部材を形成するセラミックの材質は、第一の本発明の電極構造で説明したセラミック部材と同様のものを用いることができ、また、外部電極の形状等も、第一の本発明の電極構造で説明したものと同様のものを用いることができる。従って、ここでは、その詳しい説明を省略する。

次に、第一の本発明のセラミック接合体を説明する。
第一の本発明のセラミック接合体は、その内部に導電体が設けられた円板形状のセラミック基板の底面に、保護セラミック体が接合されるとともに、上記導電体がスルーホールを介して外部端子と接続されたセラミック接合体であって、

第一の本発明のセラミック接合体において、上記保護セラミック体は、柱状体や板状体であってもよく、筒状体のような中空体であってもよく、内部に空洞が存在せず、セラミックが充填された構造の充実体であってもよい。
柱状体の場合、図12(a)〜(c)に示すように、三角柱状体150や四角柱状体160であってもよく、それ以上の多角柱状体170であってもよい。
また、第一の本発明のセラミック接合体において、スルーホールと外部端子との接続方法については機械的な接続方法であれば特に限定されないが、例えば、有底孔にねじ溝を形成し、先端部にねじ部を有する外部端子を接続する方法、バネを使用して有底孔に外部端子を押し付けて接続する方法等が挙げられる。

第一の本発明のセラミック接合体において、その最も好適な例は、その内部に導電体が設けられた円板形状のセラミック基板の底面に、円筒形状の筒状保護セラミック体が接合されたセラミック接合体であって、
上記セラミック基板内部の、上記導電体の直下に、スルーホールが形成されるとともに、上記スルーホールを露出させるための有底孔が形成されたセラミック接合体である。以下においては、このセラミック接合体について説明していくことにする。

第一の本発明のセラミック接合体を構成するセラミック基板の内部に形成された導電体が抵抗発熱体および導体回路である場合には、上記セラミック接合体は、ホットプレートとして機能する。
図2は、第一の本発明のセラミック接合体の一例であるホットプレートの一例を模式的に示した平面図であり、図3は、その断面図であり、図4は、図3に示した保護セラミック体近傍の部分拡大断面図である。
図3に示すように、このホットプレート10では、円板形状のセラミック基板11の底面11bの中央付近に、直接、筒状保護セラミック体17が接合されている。

また、筒状保護セラミック体17は、支持容器の底板(図示せず)に密着するように形成されているため、筒状保護セラミック体17の内側と外側とは完全に隔離されている。
セラミック基板11の内部には、図2に示すように、同心円形状の回路からなる抵抗発熱体12が形成されており、これら抵抗発熱体12は、互いに近い二重の同心円同士が1組の回路として、1本の線になるように接続されている。
また、図3に示すように、抵抗発熱体12と底面11bとの間には、セラミック基板11の中心方向に向かって延びる導体回路18が形成されており、抵抗発熱体端部12aと導体回路18の一端とはバイアホール130を介して接続されている。

この導体回路18は、抵抗発熱体端部12aを中央部に延設するために形成されたものであり、セラミック基板11の内部において、筒状保護セラミック体17の内側の近傍にまで延びた導体回路18の他端の直下にはスルーホール13′およびこのスルーホール13′の一部を露出させる円柱形状の有底孔19が形成されている。
抵抗発熱体端部12aが筒状保護セラミック体17の内側にある場合には、バイアホールや導体回路は必要がないので、抵抗発熱体の端部に直接スルーホール13が形成されている。このスルーホール13の直下には、スルーホール13の一部を露出させる円柱形状の有底孔19が形成されている。また、有底孔19の壁面にはねじ溝が設けられている。

そして、スルーホール13、13′を露出する有底孔19に、外部端子23を構成する部品である、その外周部にねじが切られた端子部品23aがねじ込まれ、セラミック基板11に堅固に固定されることにより、端子部品23aと抵抗発熱体12とがスルーホール13、13′を介して電気的に接続されている。
また、これらの端子部品23aには、ねじ孔24が設けられており、外部端子23を構成する部品である、先端にねじ部を有する端子部品23bが、ねじ孔24にねじ込まれることにより、端子部品23aと接続されている。
また、端子部品23bには導電線230が接続され、この導電線230は、底板(図示せず)に形成された貫通孔から外部に引き出され、電源等(図示せず)と接続されている。

一方、セラミック基板11の底面11bに形成された有底孔14には、リード線290を有する熱電対等の測温素子180が挿入され、耐熱性樹脂、セラミック(シリカゲル等)等を用いて封止されている。このリード線290は、碍子(図示せず)の内部を挿通しており、支持容器の底板に形成された貫通孔(図示せず)を通して外部に引き出されており、碍子の内部も外部と隔離されている。
さらに、セラミック基板11の中央に近い部分には、リフターピン(図示せず)を挿通するための貫通孔15が設けられている。

上記リフターピンは、その上にシリコンウエハ等の被処理物を載置して上下させることができるようになっており、これにより、シリコンウエハを図示しない搬送機に渡したり、搬送機からシリコンウエハを受け取ったりするとともに、シリコンウエハをセラミック基板11の加熱面11aに載置して加熱したり、シリコンウエハを加熱面11aから50〜2000μm離間させた状態で支持し、加熱することができるようになっている。

また、セラミック基板11に貫通孔や凹部を設け、この貫通孔または凹部に先端が尖塔状または半球状の支持ピンを挿入した後、支持ピンをセラミック基板11よりわずかに突出させた状態で固定し、上記支持ピンでシリコンウエハを支持することにより、加熱面11aから50〜2000μm離間させた状態で加熱してもよい。
なお、支持容器の底板には、冷媒導入管等を設けてもよい。この場合、この冷媒導入管に、配管を介して冷媒を導入することより、セラミック基板11の温度や冷却速度等を制御することができる。

上述したように、このホットプレート10では、セラミック基板11の底面11bに筒状保護セラミック体17が接合され、筒状保護セラミック体17は図示しない支持容器の底板(容器壁)まで形成されているので、筒状保護セラミック体17の内側とその外側とは、完全に隔離された状態となっている。
従って、底板の貫通孔から引き出された導電線230を管状の部材で保護することにより、ホットプレート10の周囲が反応性ガスやハロゲンガス等を含む雰囲気となっており、これら反応性ガス等が支持容器の内部に入り込み易い状態であっても、筒状保護セラミック体17の内部の配線等が腐食しにくい構造となっている。

また、第一の本発明においては、スルーホール13、13′がセラミック基板11の内部に埋設され、スルーホール13、13′の一部を露出させるねじ溝を有する円柱形状の有底孔19に外部端子23(端子部品23a)がねじ込まれて固定されているため、接続部は、周囲の雰囲気ガスから遮断され、万が一、筒状保護セラミック体17の内部に腐食性ガスが少量入り込んだ場合であっても、接続部に腐食が発生することがない。

筒状保護セラミック体17は、セラミック基板11をしっかりと支持する働きも有しているので、セラミック基板11が高温に加熱された際にも、自重により反るのを防止することができ、その結果、シリコンウエハ等の被処理物の破損を防止するとともに、該被処理物を均一な温度になるように加熱することもできる。

第一の本発明のセラミック接合体におけるセラミック基板の形状は、図2に示すように、円板形状であるが、その直径は、200mm以上が望ましく、250mm以上がより望ましい。上記セラミック接合体を、ホットプレートや静電チャックとして用いた場合、このような大きな直径を持つ基板は、大口径の半導体ウエハを載置することができるからである。また、大きな直径を持つホットプレートほど、昇温および降温時に発生する熱応力が大きくなるため、第一の本発明の構成が有効に機能するからである。

第一の本発明のセラミック接合体における筒状保護セラミック体の形状は、図3に示すように、円筒形状であるが、その内径は、30mm以上であることが望ましい。

抵抗発熱体12は、断面が方形、楕円形、紡錘形、蒲鉾形状のいずれでもよいが、偏平なものであることが望ましい。偏平の方が加熱面11aに向かって放熱しやすいため、加熱面11aへの熱伝搬量を多くすることができ、加熱面11aの温度分布ができにくいからである。なお、抵抗発熱体12は螺旋形状でもよい。ホットプレート10において、抵抗発熱体12からなる回路の数は1以上であれば特に限定されないが、加熱面11aを均一に加熱するためには、複数の回路が形成されていることが望ましい。

また、筒状保護セラミック体17の大きさは、セラミック基板の内部に形成したスルーホール13,13′がその内側に収まるように調整する。
次いで、筒状保護セラミック体17の端面を研磨して平坦化する。

工程(5)、(6)、(9)は実施例1と同様の方法で行い、セラミック基板を製造した。なお、工程(7)、(8)は行ず、セラミック基板には筒状保護セラミック体を接合しなかった。

実施例に係るセラミック接合体および比較例に係るセラミック基板を支持容器に取り付け、CF4ガス雰囲気で200℃まで昇温した後、10時間放置し、その後、抵抗発熱体に印加した電流の変化を測定し、接続不良が発生しているか否かを調べた。

【発明の効果】
以上のように、第一および第二の本発明の電極構造によれば、外部電極と内部電極との接続部が上記セラミック部材の内部に形成され、内部電極を露出させる有底孔に外部電極が嵌合されているため、接続部は外部の雰囲気から遮断されており、接続部を反応性ガスやハロゲンガス等の腐食性ガスから保護することができ、接続の信頼性を大きく向上させることができる。
また、第一および第二の本発明のセラミック接合体によれば、外部端子とスルーホールとの接続部が上記セラミック基板の内部に形成され、スルーホールを露出させる有底孔に外部端子が嵌合されているため、接続部は外部の雰囲気から遮断されており、接続部を反応性ガスやハロゲンガス等の腐食性ガスから保護することができ、セラミック接合体の接続の信頼性を大きく向上させることができる。
