本発明は、干渉計、及びビームスプリッタに関する。

【従来の技術】
光学素子の被検面の測定には、測定精度が高いことで知られる干渉計が適用される(特許文献1など)。
干渉計は、光源からの射出光束を被検面及び所定の参照面に導くと共に、被検面で反射した被検光束と参照面で反射した参照光束とを所定の観察面に導き、その観察面に生じる干渉縞の光強度分布を撮像素子で検出するものである。

その撮像素子の出力信号に基づけば、参照面を基準とした被検面の形状が求まる。
この干渉計には、光源からの射出光束を被検面及び参照面に導くと共に、それら被検面及び参照面から戻る光束を所定の観察面に導くキューブ型のビームスプリッタが用いられる。

キューブ型のビームスプリッタは、2つの二等辺直角プリズムをその底辺に相当する側面同士で接合し、その接合面に半透過膜を介在させたものである。その外観は、立方体型(キューブ型)をしている。
このビームスプリッタは、その接合面が入射光束に対し45°の角度を成す(入射角度=45°となる)姿勢で配置されることにより、その入射光束に対し半透過作用を示す。

因みにこの状態で、ビームスプリッタの各壁面は入射光束に対し90°の角度を成す(入射角度=0°となる)ので、その入射光束に対しては何ら作用しないとされている。

【発明が解決しようとする課題】
しかし、実際には、壁面で若干の反射光が生じている。その反射光は、直接、或いは、他の面での反射を繰り返した後、観察面に入射し、撮像素子の出力信号にノイズを重畳させている。また、光源の方向に入射し、光源の出力を不安定にさせることもある。

そこで本発明は、ビームスプリッタの壁面での反射に起因するノイズを低減可能な干渉計、及び壁面での反射に起因するノイズを低減可能なビームスプリッタを提供することを目的とする。

【課題を解決するための手段】
請求項1に記載の干渉計は、測定光束を出射する投光光学系と、前記投光光学系から射出した前記測定光束の光軸に対し45°の角度で交差する半透過膜を内在した角柱状のプリズムからなるビームスプリッタと、前記半透過膜の反射光路に対し180°の角度でその半透過膜から射出する射出光束を受光する受光光学系とを備えた干渉計において、前記測定光束の光路、前記半透過膜の透過光路又は前記反射光路、前記射出光束の光路のそれぞれに位置する前記ビームスプリッタの3つの面が前記半透過膜と成す角度は、45°を除く互いに等しい値であることを特徴とする。

【発明の実施の形態】
以下、図面を参照して本発明の実施形態について説明する。
[第1実施形態]
図1、図2、図3を参照して本発明の第1実施形態について説明する。
本実施形態は、トワイマン・グリーン型干渉計に本発明を適用した実施形態である。

図1は、本実施形態の干渉計の構成図である。
干渉計には、投光光学系11、受光光学系16が備えられる。
ビームスプリッタ15は、投光光学系11からビームスプリッタ15へと入射する測定光束L0の光路に対し、その接合面15Cが45°の角度で交差する姿勢で配置される。

投光光学系11において、光源11aから射出する測定光束L0は、集光レンズ11bにて一旦集光され、その集光点の近傍に配置されたピンホール板11cを介してコリメータレンズ11dに入射した後、平行光束化した状態でビームスプリッタ15に入射する。
なお、ピンホール板11cの開口部(ピンホール)11c’は、集光点を通過する光線しか透過しない。それ以外の光線はピンホール板11cの非開口部でカットされる。

この投光光学系11からビームスプリッタ15へと入射した測定光束L0は、ビームスプリッタ15の接合面15Cにおいて反射及び透過する。
参照物2は、接合面15Cを透過した測定光束L0が参照面2Aに対し垂直入射する(入射角度=0°となる)姿勢で配置される。
被検物3は、接合面15Cを反射した測定光束L0が被検面3Aに対し垂直入射する(入射角度=0°となる)姿勢で配置される。

参照面2Aにおいて反射した測定光束L0(以下、参照光束Lrとする。)、被検面3Aにおいて反射した測定光束L0(以下、被検光束Lwとする。)は、ビームスプリッタ15に再入射し、接合面15Cにて透過及び反射する。
受光光学系16は、接合面15Cにて透過及び反射して同一方向に進行する参照光束Lr及び被検光束Lw(以下、干渉光束Lrwとする。)を受光可能な姿勢で配置される。

この干渉光束Lrwは、受光光学系16内の集光レンズ16aにより一旦集光され、その集光点の近傍に配置された絞り機構16bを介してコリメートレンズ16cに入射する。その後、撮像素子16d上に入射し干渉縞を形成する。
集光レンズ16a、絞り機構16b、コリメートレンズ16cを一体として光軸方向に移動することにより、被検面3Aと撮像素子16dとが共役になるようにフォーカシングが可能である。

なお、絞り機構16bの開口部16b’は、集光点を通過する光線しか透過しない。それ以外の光線は絞り機構16bの非開口部でカットされる。
図2は、ビームスプリッタ15を説明する図である。
ビームスプリッタ15は、図2(a)又は図2(b)に示すように、二等辺三角形状の断面を有した第1のプリズム部材15A及び第2のプリズム部材15Bを、その二等三角形の底辺を成す側面15C同士で半透過膜を介して接合したものである。

ここで、第1のプリズム部材15Aの断面の頂角、第2のプリズム部材15Bの断面の頂角は、非直角の互いに等しい値をとる。このとき、ビームスプリッタ15の4つの壁面a,a’,b,b’が接合面15Cと成す角度は、45°以外の互いに等しい値をとる。
なお、第1のプリズム部材15Aの断面のサイズと、第2のプリズム部材15Bの断面のサイズとは、等しい。

なお、ビームスプリッタ15の壁面bに図の下方から入射する光束は測定光束L0であり、壁面b’に図の右方から入射する光束は被検光束Lwであり、壁面a’に図の上方から入射する光束は参照光束Lrであり、壁面aに図の右方から入射する光束は干渉光束Lrwである。

上述したように、ビームスプリッタ15の接合面15Cは、投光光学系11からビームスプリッタ15へと入射する測定光束L0の光路に対し45°の角度で交差する。
また、上述したように、壁面bは、その接合面15Cと45°以外の角度を成す。

(壁面b’について)
上述したように、壁面b’は、接合面15Cと45°以外の角度を成す。

以上のとおり、本実施形態のビームスプリッタ15は、壁面a,a’,b,b’と接合面15Cとの成す角度が45°から外れた値に設定されているので、光束が壁面a,a’,b,b’にて生じさせる反射光は、ノイズにならない。

また、それ以外の光束(代表的な光束の各面での反射光など)が壁面a,a’,b,b’にて生じさせる反射光も、ノイズにはならない。
なお、本実施形態のビームスプリッタ15の4つの壁面a,a’,b,b’が接合面15Cと成す角度の45°からのズレ量は、それら壁面a,a’,b,b’にて生じた各反射光がピンホール板11cの非開口部や絞り機構16bの非開口部にて確実にカットされるよう、実測や設計データなどに基づき、十分に大きい値に選定される。

また、壁面a,a’,b,b’と接合面15Cとの成す角度が互いに等しい大きさに設定されているので、壁面a,a’,b,b’に対する各光束の屈折角度は互いに等しくなり、投光光学系11、受光光学系16、被検物3、参照物2の各光軸を互いに垂直又は水平にすることができる。したがって、干渉計内の各光学要素の配置関係の複雑化が抑えられる。

また、第1のプリズム部材15Aの断面のサイズと第2のプリズム部材15Bの断面のサイズとが等しいので、干渉計内の参照光束Lrの光路と被検光束Lwの光路とを等価にすることができる。

なお、図1に示した干渉計において、被検物3と参照物2の位置を交換しても、同様の測定を行うことが可能である。

また、図1に示した干渉計では、撮像素子16dの検出対象が、コリメートレンズ16cの後段に形成される干渉縞となっているが、その干渉縞の形成位置にスクリーンを配置し、そのスクリーン上の干渉縞を結像レンズを介して間接的に撮像素子16dにて検出することもできる。
また、本実施形態の干渉計では、ビームスプリッタ15の接合面15Cに半透過膜が設けられたが、半透過膜に代えて偏光分離膜を設けてもよい。

その場合、ビームスプリッタ15は、偏光ビームスプリッタとなる。この偏光ビームスプリッタに1/4波長板などを組み合わせて用いれば、干渉計における光量ロスを低減させることができる。なお、この光量ロスの低減方法は周知なので、説明を省略する。
また、図1では、被検面3Aが平面である様子を示したが、球面や非球面などの曲面としてもよい。その場合、図1中(A)に示すように、ビームスプリッタ15と被検面3Aとの間に、平行光束を被検面3Aの各位置に対し垂直入射する光束に変換する光学素子19が挿入される。

[第2実施形態]
図4を参照して本発明の第2実施形態について説明する。
本実施形態は、フィゾー型干渉計に本発明を適用した実施形態である。ここでは、第1実施形態との相違点についてのみ説明する。

第1実施形態との相違点は、参照物2がビームスプリッタ25と被検物3との間に配置された点にある。このような参照物2は、平行光束を透過するフィゾー部材からなる。
なお、ここでは、被検物3の被検面3Aが曲面であり、参照物2がフィゾーレンズとして構成されている場合を説明する。フィゾーレンズ2は、平行光束を被検面3Aの各位置に対し垂直入射する光束に変換する作用を有する。

また、本実施形態の干渉計では、ビームスプリッタ25として偏光ビームスプリッタが用いられる。
偏光ビームスプリッタ25の接合面25Cには、半透過膜として偏光分離膜が形成される。

つまり、偏光ビームスプリッタ25を構成する2つのプリズム部材25A,25Bのうち、一方のプリズム部材25Aの断面については、二等辺三角形状である必要は無い。

すなわち、投光光学系11内の光源11aの射出側には、偏光素子11e、1/4波長板11fが順に配置され、偏光ビームスプリッタ25と投光光学系11との間、及び偏光ビームスプリッタ25とフィゾーレンズ2との間に、1/4波長板21がそれぞれ配置される。

以上の本実施形態の干渉計において、偏光ビームスプリッタ25の壁面a,b,b’と測定光束L0,被検光束Lw,干渉光束Lrwとの間の関係は、第1実施形態のビームスプリッタ15の壁面a,b,b’と測定光束L0,被検光束Lw,干渉光束Lrwとの間の関係と同じである。

図1、図2、図3、図4では、ビームスプリッタを構成するプリズム部材の断面の頂角(二等辺三角形の頂角)が鈍角である場合を示したが、図5に示すように鋭角としても同様の効果が得られる。
また、上記各実施形態のビームスプリッタにおいて、干渉計において必要な光束の光路に関係しない部分の形状・材質については、任意としてよいことは言うまでもない。但し、迷光をなるべく発生させないような形状・材質であることが望ましい。

以上説明したとおり本発明によれば、ビームスプリッタの壁面での反射に起因するノイズを低減可能な干渉計、及び壁面での反射に起因するノイズを低減可能なビームスプリッタが実現する。
