本発明は、マイクロ波プラズマ処理方法に関し、特に、プラスチック容器に化学蒸着膜を形成するときに、局所的な過熱による容器の変形を防止でき、かつ、密着性及びガスバリア性に優れた薄膜層を形成できるマイクロ波プラズマ処理方法に関する。

【従来の技術】
化学蒸着法(CVD)は、常温では反応の起こらない処理用ガスを用いて、高温雰囲気での気相成長により、処理対象物の表面に反応生成物を膜状に析出させる技術であり、半導体の製造、金属やセラミックの表面改質等に広く採用されている。最近では、CVDでも低圧プラズマCVDとしてプラスチック容器の表面改質、特に、ガスバリア性の向上にも応用されつつある。

プラズマCVDは、プラズマを利用して薄膜成長を行うものであり、基本的には、減圧下において処理用ガスを含むガスを高電界の電気的エネルギーで放電させることにより、解離、結合して生成した物質を、気相中又は処理対象物上で化学反応させることによって、処理対象物上に堆積させる方法である。
プラズマ状態は、グロー放電、コロナ放電及びアーク放電によって実現されるものであり、このうち、グロー放電の方式としては、直流グロー放電を利用する方法、高周波グロー放電を利用する方法、マイクロ波放電を利用する方法等が知られている。

これらの中で、マイクロ波放電を利用する方法は、装置の構成を極めて簡略化でき、また、装置内での減圧の程度も、プラスチック容器の内面を処理する場合には、マイクロ波放電がプラスチック容器内のみに発生するようにすればよいので、装置内全体を高真空に維持する必要がなく、操作の簡便さ、及び生産性の点で優れている。

プラスチック容器を対象としたマイクロ波プラズマ処理としては、たとえば、ボトルを筒状のマイクロ波閉じ込め室に、マイクロ波閉じ込め室の中心軸と同軸に配置して、ボトルの内部とボトルの外部の空間を同時に排気し、かつ、所定の処理時間ボトルの内部に処理ガスを流入させるとともに、マイクロ波をマイクロ波閉じ込め室に導入し、マイクロ波閉じ込め室内のマイクロ波をTM共振モードとし、ボトル内部にプラズマを点火維持させて、ボトルを処理する方法が開示されている(たとえば、特許文献1参照。)。

しかしながら、上記の方法では、プラズマ点火を行うために比較的高出力のマイクロ波を導入する必要があるため、容器上に形成される薄膜層の密着性が不十分であった。
また、マイクロ波閉じ込め室のプラズマ状態が不安定となるため、均一な薄膜が形成できなかった。
さらに、プラズマ処理の後半においては、処理ガスの無機化を促進するため、なるべく高出力のマイクロ波を導入することが好ましい。しかし、処理対象である容器が局所的な過熱により変形することがあるため、マイクロ波の出力を十分に高くできず、形成される薄膜層のガスバリア性が不十分であった。

【発明が解決しようとする課題】
本発明は上記課題に鑑み、プラズマ処理室内の局所的過熱による容器の変形を防止し、密着性及びガスバリア性に優れる薄膜層を形成できるマイクロ波プラズマ処理方法の提供を目的とする。

【課題を解決するための手段】
この課題を解決するために、本発明者らは、鋭意研究した結果、プラズマ処理室に導入するマイクロ波を断続的に、すなわち、パルス波として導入すること、及びマイクロ波の出力波形を処理工程に応じて変化させることが、処理室内部の局所的過熱の防止、及び、密着性、ガスバリア性に優れる薄膜層の形成に有効であることを見出し、本発明を完成させた。

すなわち、請求項1に記載の発明は、プラズマ処理室にマイクロ波を導入し、処理用ガスをプラズマ化することにより、前記プラズマ処理室内に配置した基体に薄膜層を形成するマイクロ波プラズマ処理方法において、前記マイクロ波を断続発振させて、前記プラズマ処理室に導入することを特徴とするマイクロ波プラズマ処理方法としてある。
このように、マイクロ波を断続発振、すなわち、パルス波としてプラズマ処理室に導入すると、マイクロ波を連続発振した場合と比べて、処理室内部において局所的に高温部が形成されることを有効に防止できる。

請求項2に記載の発明は、前記断続発振されるマイクロ波の出力波形を、最大出力と発振時間とを変化させることによって変形することを特徴としている。
このように、最大出力(ピーク出力)と発振時間とをそれぞれ変化させることにより、プラズマ処理室に導入するマイクロ波の出力波形を、各処理工程ごとに適した出力波形にすることができる。
たとえば、1周期のパルス波の有するマイクロ波エネルギーが同じであっても、プラズマ点火時には、発振時間を短くして、最大出力を大きくすることにより、密着性能を保った上で、プラズマの点火を早めることができる。
また、基体上に無機薄膜層を形成させるときにおいては、マイクロ波の発振時間を長くし、最大出力を小さくすることで、過熱による基体の変形を防止できる。

請求項3に記載の発明は、前記基体を、低出力のマイクロ波による低出力状態のプラズマにより処理した後、高出力のマイクロ波による高出力状態のプラズマで処理することを特徴としている。
このように、処理用ガスのプラズマを低出力のマイクロ波によって点火し、低出力状態のプラズマにより基体の処理を行うことで、有機成分を多く含んだ薄膜層が基体上に形成される。その後、高出力のプラズマ状態で基体を処理することで、有機成分の少ない硬質な薄膜層(バリア層)が形成される。有機成分を多く含んだ薄膜の初期層は、基体と硬質な薄膜層の密着性を向上させるので、本発明の処理方法で形成させた薄膜層は基体との密着性に優れたものとなる。

請求項4に記載の発明は、前記基体を、低出力のマイクロ波による低出力状態のプラズマにより処理した後、徐々にマイクロ波の出力を高め、最終的に高出力状態のプラズマで処理することを特徴とする。
このように、低出力と高出力の間を、連続的又は段階的に時間をかけて変化させることにより、密着層とバリア層を弾力的に結合できるので優れた膜を形成できる。

【発明の実施の形態】
以下、本発明のマイクロ波プラズマ処理装置をボトルの内面処理に適用した一実施形態について説明する。この実施形態におけるボトルとしては、ポリエチレンテレフタレート等のポリエステルから形成された二軸延伸ブロー成形ボトルが挙げられる。

図1は、本実施形態のマイクロ波プラズマ処理方法を実施するための装置の概略配置図である。
プラズマ処理室1には、処理室1内の排気を行い減圧状態に保持するための真空ポンプ2が排気管3を介して接続されている。また、マイクロ波発振器4がマイクロ波導入手段である導波管5を介して接続されている。なお、処理室からのマイクロ波反射量を最少に調節するために三本チューナ6を設けてもよい。
但し、チューナ6では、強制的に反射量を少なくできるだけであり、プラズマ処理室1内を優れた共振系にすることはできない。なお、以下に記したプラズマ処理装置を用いることによって、プラズマ処理室1内を優れた共振系とすることができ、チューナ6などの調節手段を用いなくとも効率のよい処理が可能となる。

導波管5は、マイクロ波発振器4から発振されたマイクロ波を効率よく処理室1に伝達するものであり、使用するマイクロ波の波長に適したものを使用する。なお、導波管の代わりに同軸ケーブルを使用してもよい。

図2は、本実施形態に使用するマイクロ波発振器(マイクロ波電源装置)の構成を示すブロック図である。
マイクロ波電源装置200は、交流電源211と、電圧値調整回路212と、電圧値設定部212−1と、印加電圧制御回路213と、変圧回路214と、整流回路215と、駆動回路216と、マイクロ波発生部217と、フィードバック回路218と、ON時間調整回路219とを有している。

電圧値調整回路212は、交流電源211から供給されてきた電源電圧を、使用者の操作により任意の電圧値に調整して、印加電圧制御回路213へ与えるための電圧可変回路である。
電圧値設定部212−1は、電圧値調整回路212で調整される電圧の最大電圧値(ピーク電圧)を設定する。
印加電圧制御回路213は、電圧値調整回路212で定められた印加電圧の最大電圧値(ピーク電圧)と、ON時間調整回路219で定められたON時間(電圧印加時間)とにもとづいて、マイクロ波発生部217への印加電圧の波形を形成する。

変圧回路214は、昇圧トランスを有しており、印加電圧制御回路213から送られてきた電圧を昇圧する。
整流回路215は、変圧回路214で昇圧された高電圧を全波整流する。
駆動回路216は、整流回路215からの高電圧整流電圧をマイクロ波発生部217に印加して、このマイクロ波発生部217を駆動する。

フィードバック回路218は、整流回路215から受け取った電圧をON時間調整回路219へ送る。つまり、フィードバック回路218は、マイクロ波発生部217に印加される電圧と同値を示す電圧をON時間調整回路219へ送る。ON時間調整回路219は、マイクロ波発生部217に印加される印加電圧のON時間を定めるために、フィードバック回路218からの電圧にもとづいて、印加電圧制御回路213へ所定の信号(例えば、所定のタイミングがはかられたトリガ等)を送る(あるいは、印加電圧制御回路213を動作制御する)。

マイクロ波電源装置をこのような構成とすれば、マイクロ波発生部に印加される電圧を、電圧値調整回路212で定められた電圧値やON時間調整回路219で定められたON時間にもとづいて調整・制御できる。
具体的な電源回路の構成例を図3に示す。
この電源回路は、鉄トランス方式によりマイクロ波発生部(マグネトロン)に電圧を印加してマイクロ波を発生させる回路に、電圧値調整回路,ON時間設定回路,印加電圧形成回路等を設けた回路である。

図4は、プラズマ処理室の概略断面図である。
プラズマ処理室1は、基台10に載設された中空のチャンバ11と、チャンバ11の上部に位置し、着脱可能な天蓋12、及び処理対象であるボトル13を固定するボトル固定手段14により構成されている。チャンバ11の側面には、マイクロ波発振器4から発振されたマイクロ波をプラズマ処理室1に伝導するための導波管5が接続されている。

プラズマ処理室1は、いわゆるマイクロ波半同軸円筒共振系を形成している。
すなわち、円筒形のチャンバ11によりプラズマ処理室1を形成するとともに、この軸上に導電性の処理用ガス供給部材15を、その端部が天蓋12まで達しない状態で設けた構成としてある。

ボトル13は、ボトル固定手段14により口部131を把持され、チャンバ11の軸上に固定されている。ボトル13の内部に、処理用ガス供給部材15を挿入してある。この状態で、真空ポンプ2によりボトル13の内外部を真空にし、ボトル13中心部に挿入された処理用ガス供給部材15から処理用ガスを供給し、処理室1側面からマイクロ波を供給する。
処理室1の内部を減圧するため、チャンバ11とボトル固定手段14の間には間隙16が設けられ、基台10を通して排気管3に接続されている。同様に、ボトル13内部を減圧するため、ボトル固定手段14に設けられた排気口142も排気管3に接続されている。

ボトル固定手段14は、チャンバ11の下側に位置しており、ボトルの口部131を把持するボトル把持部141と、ボトル13内を減圧するための排気口142と、ボトル把持部141の直下に位置し、排気口142を覆うように設けられ、処理室1の外にマイクロ波が漏洩することを防止するマイクロ波封止部材143を有している。

ボトル固定手段14は昇降可能なロッド(図示せず)に接続されている。ボトル固定手段14にボトル13を着脱するときには、天蓋12を開き、ロッドを上昇させてボトル13(固定手段14)をチャンバ11の外側まで移動することができる。

供給部材15は、チャンバ11と同軸上であってボトル固定手段14を貫通し、ボトル13の内部に位置するように挿入され、所定の速度でガスを供給できるように処理ガス供給装置(図示せず)に、処理用ガス供給管152を介して接続されている。
処理用ガス供給部材15を形成する材料には、SUS,Al,Ti等の金属が使用できる。たとえば、ボトル13内面に化学蒸着膜を形成する場合は、多孔質の金属を用いると、得られる薄膜層の均一性がよく柔軟性及び可撓性も向上でき、生産性も向上できるため好ましい。
処理用ガス供給部材15には、一又はそれ以上のガス放出用の穴が形成されているが、この穴の位置、大きさ、数は任意に設定できる。
処理用ガスの供給部材15の表面には、プラズマ処理によりボトル13内面に形成される膜と同種の膜が形成されていることが好ましい。

次に、本実施形態にかかるボトルの処理方法を具体的に説明する。
ボトル13をボトル固定手段14に固定する。このとき、天蓋12はチャンバ11から外されており、ボトル固定手段14は、ロッド(図示せず)によりチャンバ11内を上昇してチャンバ11の上部に位置している。
この状態において、ボトル13の口部を、ボトル把持部141に把持させ、ロッドを下降させてボトル固定手段14を所定位置に配置する。その後、天蓋12を閉じてチャンバ11内を密封して図4に示す状態とする。

続いて、真空ポンプ2を駆動して、ボトル13の内部を減圧状態にする。この際、ボトル13が外圧によって変形することを防止するため、ボトル外部のプラズマ処理室1を真空ポンプ2によって減圧状態にすることも可能である。
ボトル13内の減圧の程度は、処理用ガスが導入され、マイクロ波が導入されたときにグロー放電が発生する程度であればよい。具体的には、1〜500Pa、特に、5〜200Paの範囲に減圧することがプラズマ処理の効率化を図る点で好ましい。
一方、ボトル13外部のプラズマ処理室1内の減圧は、マイクロ波が導入されてもグロー放電が発生しないような減圧の程度、たとえば、1000〜10000Paとする。

この減圧状態に達した後、処理用ガス供給部材15よりボトル13内に処理用ガスを供給する。
処理用ガスの供給量は、処理対象であるボトル13の表面積や、処理用ガスの種類によっても相違するが、一例として、容器1個当たり、標準状態で1〜500cc/min、特に2〜200cc/minの流量で供給するのが好ましい。複数の処理用ガスの反応で薄膜形成を行う場合、一方の処理用ガスを過剰に供給することができる。たとえば、珪素酸化物膜の形成の場合、珪素源ガスに比して酸素ガスを過剰に供給することが好ましく、また窒化物形成の場合、金属源ガスに比して窒素あるいはアンモニアを過剰に供給することができる。

続いて、導波管5を通してプラズマ処理室1内にマイクロ波を導入する。
導入されたマイクロ波は、処理用ガスを高エネルギー状態にし、プラズマ状態にする。プラズマ化された処理用ガスは、ボトル13内面に作用し堆積することにより被覆膜を形成する。

図5は、プラズマ処理室に導入するマイクロ波出力の制御例を説明するための図である。
マイクロ波の導入を開始する(t1)と、誘導期間を経てプラズマ発光が生じる(t2)。本実施形態においては、マイクロ波の導入をパルス波として断続的に行う。
パルス波の形状としては、たとえば、方形波,三角形波,半円形波など種々の波形が使用できる。

従来において、一般的に行われてきたマイクロ波の連続出力による導入では、プラズマ処理室1内の一部が局所的に過熱されやすく、ボトル13の熱変形の原因となっていた。
これに対して、本実施形態のように、マイクロ波をパルス波として断続的に導入すると、プラズマ処理室1内の電界強度分布が均一になる傾向があるため、処理室1内に生じる局所的な過熱を有効に防止できる。

さらに、本実施形態においては、パルス波の発振時間(ON時間)と最大出力を変化させることで、プラズマ点火に適した波形のパルス波のマイクロ波をプラズマ処理室1に導入することができる。
たとえば、図6に示す三種のパルス波(a)〜(c)のエネルギー(パルス波の面積;平均的な出力(W))は同じであるが、それぞれのパルス波の発振時間と最大出力(W)はそれぞれ異なっている。これらの波形を比較した場合、プラズマの点火には、発振時間が短く、パルス波の最大出力が高いパルス波(c)が優れている。

このように、パルス波のエネルギー(面積)が同じ(すなわち、プラズマ処理室1に導入されるマイクロ波出力E1が同じ)でも、パルス波の波形により、プラズマ点火に対する適性が異なる。
プラズマ点火時のパルス波の発振時間は、たとえば、パルス波の1周期が10ミリ秒である場合、1.5ミリ秒以下であることが好ましく、特に、0.1ミリ秒〜1ミリ秒が好ましい。最大出力は、使用する処理ガスの性質及びプラズマ処理室1に導入するマイクロ波出力を考慮して適宜調整するが、たとえば、30W〜300Wが好ましい。また、低出力時には、パルスの発振時間を短くすることで,最大出力が高くても平均的に低出力とすることができる。

プラズマ点火後は、所定の時間、マイクロ波の出力を低い状態(E1)に維持する(低出力期間)。低発光状態のプラズマによる処理を行うことで、有機成分を多く含んだ層をボトル13上に形成できる。
たとえば、処理用ガスに有機ケイ素化合物を用いた場合、次の反応経路を経てケイ素酸化膜を形成すると考えられている。
(a)水素の引き抜き:SiCH3→SiCH2・
(b)酸化:SiCH2・→SiOH
(c)縮合:SiOH→SiO

従来、プラズマ発光には比較的高出力のマイクロ波を導入しなければならなかったため、プラズマ発光開始時からプラズマの状態が高出力状態となっていた。
そのため、上記反応式(c)の段階まで一挙に反応し、ボトル13の表面上に、直接、可撓性に乏しいケイ素酸化膜層が形成されるため、ボトル13とケイ素酸化膜層との密着性は低いものであった。

これに対し、本実施形態においては、プラズマ点火に適したパルス波形で、マイクロ波をプラズマ処理室1に導入することにより、比較的出力の低いマイクロ波でプラズマ発光を開始できるため、上記反応式(a)の段階で生じたSiCH2・ラジカルが互いに反応し、有機ケイ素化合物重合体からなる薄膜がボトル13上に形成される。
この薄膜は可撓性があり、ボトル13と、この後の工程で形成されるケイ素酸化膜のバインダーとして優れた効果を発揮するため、ボトル13上に密着性の優れた薄膜層を形成することができる。

低出力期間のマイクロ波出力の平均値(E1)は、ボトル13の表面積や、処理用ガスの種類によっても相違するが、一例として、ボトル1個当たり、30〜100Wとなるように導入するのが好ましい。また、低出力期間は、0秒〜3秒が好ましい。

低出力期間経過後(t3)は、必要に応じて移行期間を設けてもよい。たとえば、ON時間、最大出力を徐々に低出力から高出力へと移行することが好ましい。移行期間はボトル13上に形成される薄膜層の密着性やガスバリア性など、求められる性能に合わせて適宜調整する。たとえば、有機ケイ素膜からケイ素酸化膜に徐々に変化させることで、より密着性の高い薄膜層を形成したいときは移行期間を比較的長くするとよい。移行期間は、0.5秒〜6秒が好ましい。

続いて、高エネルギーのパルス波によるマイクロ波を導入し(E2)、高出力状態のプラズマによる処理を行う(高出力期間)。硬質な薄膜層を形成するには、十分に高いマイクロ波出力をプラズマ処理室1に導入する必要がある。
本実施形態においては、パルス波の波形を、発振時間(ON時間)と最大出力を変化させることで、硬質膜の生成に適したパルス波形を導入することができる。
たとえば、図6に示す三種のパルス波(a)〜(c)の波形を比較した場合、硬質膜の形成には、発振時間を長くし、パルス波の最大出力を低くしたパルス波(a)の方が発熱を抑える点で優れている。

これは、プラズマ処理室1に導入するマイクロ波出力E2は変えずに、パルス波の最大出力を低くすることで、プラズマ処理室1内が高温となるのを有効に防止できるためと考えられる。
したがって、ボトル13の変形を防止しつつ、プラズマ処理室1に十分高いマイクロ波エネルギーを導入できるので、たとえば、上記において例として示した有機ケイ素化合物の場合、上記反応式(c)の反応が十分進行し、硬質でガスバリア性に優れたケイ素酸化膜を形成できる。

高出力期間のパルス波の発振時間は、たとえば、パルス波の1周期が10ミリ秒である場合、2ミリ秒以上であることが好ましい。最大出力は、使用する処理ガスの性質、及びボトル13の耐熱性等を考慮して適宜調整するが、たとえば、300W〜1800Wが好ましい。

処理時間は、プラズマ処理の安定性を図る上からは、一例として、ボトル1個当たり1秒以上の時間が必要であるが、コスト面から短時間であることが好ましい。

上記のマイクロ波導入工程の全工程において、マイクロ波の停止時間(OFF時間)は2ミリ秒〜30ミリ秒であることが好ましい。
一般的に、プラズマ処理室1にマイクロ波を導入して、プラズマを発光させたときは、マイクロ波の導入を停止した後でも、一定期間プラズマの発光が残る(アフターグロー)。マイクロ波の停止時間をこの範囲とすることにより、アフターグローが十分小さくなってから、次周期のマイクロ波が導入されるため、プラズマ処理室内の過熱防止に有効である。
