本発明は、インバータ装置および電動機に関し、より具体的には直流電源を交流に変換して自動車に搭載された電動機を駆動するインバータ装置およびそのインバータ装置を組み込んだ電動機に関するものである。

【従来の技術】
地球温暖化防止のため、燃料電池などを用いた電動機を駆動装置とする自動車、いわゆる電気自動車(EV: Electric Vehicle)やハイブリッドカー(HEV: Hybrid Electric Vehicle)の開発が進められている。電動機には実用性の点から交流電動機が用いられるので、各種の電池から供給される直流電力は、交流に変換しなければならない。このため電力用インバータ装置が用いられる。(たとえば、非特許文献1参照)
また、これらの直流交流変換装置には多くの導電接続部材およびそれら同士の接点が設けられる。導電接続部材にはブスバーなどが用いられ、これらの導電性接続には溶接材料を用いた溶接または大電流による昇温および加圧による圧接などが用いられてきた。しかし、近年、溶接材料も加圧も高温化も必要としない表面活性化接合法などの接合方法が注目を集めている(たとえば、非特許文献2参照)。

【発明が解決しようとする課題】
HEVやEVの動力源となる電動機を駆動させるインバータは、出力が大きいため発熱が大きく、インバータ専用の冷却機構を備えている。このため、サイズや重量が大きくなり、かつ装置が複雑化して製造コストがかさむ問題があった。

本発明は、構成を簡単化し、部品点数等を低減することにより、小型化をはかったインバータ装置およびそのインバータ装置を配置された電動機を提供することを目的とする。

【課題を解決するための手段】
本発明のインバータ装置は、電源側の直流電力を交流電力に変換するインバータ装置である。このインバータ装置は、電源側において、正電極を構成する正電極導体および負電極を構成する負電極導体と、出力側において少なくとも2つの交流電極を構成する少なくとも2つの交流電極導体とを備える。また、正電極導体と、少なくとも2つの交流電極導体の一つとに各々、直接挟まれ、電気的に接続されている少なくとも2つの正極側半導体スイッチ素子を備える。そして、負電極導体と、少なくとも2つの交流電極導体の一つとに各々、直接挟まれ、電気的に接続されている少なくとも2つの負極側半導体スイッチ素子を備える。

この構成により、上記の各電極導体に半導体スイッチ素子が、直接挟まれて接触し、電気的に接続される。これは半導体スイッチ素子が各導体に実装されることを意味する。このため、半導体素子の電気的接続が簡単化され、部品点数を減らすことができる。この結果、半導体スイッチ素子と電極との接続に、たとえばボンディングが不要となり電気抵抗を減らすことができる。また、導体に、直接、接続することにより、小型化され多種多様な場所にインバータ装置を組み込むことが可能になる。

【発明の実施の形態】
次に図面により、本発明の実施の形態について説明する。

(実施の形態1)
図1は本発明の実施の形態1のインバータ装置を示す図である。このインバータ装置10では、電源側の正電極導体1、負電極導体2および出力側の3相の交流電極導体3,4,5を、すべてバスバーで形成している。バスバーは銅板またはそれにニッケルめっき、または錫めっきを施した板状の導体であり、大電流を印加するラインに用いられる場合が多い。

図1に示すように、本実施の形態では、6つの半導体スイッチ素子(以下、半導体素子)13,14,15,23,24,25をバスバーに、直接、実装させる点に特徴を有する。すなわち、半導体素子はバスバーに挟まれ、半導体素子のソースとドレインとに、それぞれ直接、バスバーを接触させ電気的に導通させる。ゲート端子部分にはバスバーに切れ込みを入れて、別の制御用配線を接続する。

図2は、6つの半導体素子のうち左上の半導体素子13を示す図である。この半導体素子13は、電源側の正極用バスバー1にドレイン電極13Dを直接、接触させ、出力側の3相交流電極の1つの電極、たとえばU電極のバスバーにソース電極13Sを直接、接触させている。半導体素子の電極を、直接、外部の印加電極を形成するバスバーに接触するとは、ワイヤーやリード線などを用いることなく、バスバーの表面に半導体素子の電極を接触させて、電気的な導通を確保することをさす。

図1および図2では、半導体素子13は、水平の半導体基板の上に形成された半導体層に交差する方向に電流が流れる、いわゆる縦型の電界効果トランジスタ(FET:Field Effect Transistor)を用いることを考えている。しかし、後に示すように、半導体素子13は縦型FETに限定されず、横型FETであってもよい。

図3は、図1に示すインバータ装置の回路図である。この回路図によれば、直流電源側の正電極と負電極との間に、U、V、Wの3相交流の出力電極を配置して、その間を半導体スイッチ13,14,15,23,24,25で接続している。上記図1に示すインバータ装置では、直流電源の正電極導体1と出力側の3相交流の電極3,4,5とに、アッパー側のスイッチ素子13,14,15が挟まれ、また、直流電源の負電極導体2と出力側の3相交流の電極3,4,5とに、アッパー側のスイッチ素子23,24,25が挟まれ、それぞれのスイッチ素子がバスバーに実装されている。

燃料電池等の正電極は正電極導体のバスバー1に、また負電極は負電極導体のバスバー2にそれぞれ接続され、3相交流の電極3,4,5は、たとえば自動車を駆動する3相交流電動機の入力部に接続される。スイッチの制御信号は半導体スイッチまたはFETの表面に設けられたゲート電極に印加されるが、上述したように、バスバーに切れ込みを入れて、制御用配線をゲート端子に電気的に接続すればよい。また、従来通りにゲート電極からワイヤボンディングなどで制御用配線を接続しても、ゲート電極には電流は微小しか流れないため特に問題はない。

図4は、半導体スイッチを横型FETで構成した場合のインバータ装置の部分を示す図である。図4に示す半導体スイッチ13,23は、ともに半導体基板の上に形成された半導体層の面に沿うように電流を流す、いわゆる横型の電界効果トランジスタである。それぞれのトランジスタ13,23のソース13S,23Sおよびドレイン13D,23Dの間に、図示していないゲート電極を配置してソースドレイン間の電流の移動の遮断を制御して、電流のスイッチングを行なうことが可能となる。

(実施の形態2)
図5は、本発明の実施の形態2のインバータ装置を示す図である。本実施の形態では、半導体素子がバスバーに実装されている部分を封止樹脂9により封止し、バスバーの他の端部を封止樹脂9から突き出させて、コネクタのピンの機能をもたせる点に特徴がある。したがって、このインバータ装置はコネクタ30の態様で、発電機または蓄電器と、電動機との間に配置される。

図6は、3相交流に対応したウォータジャケット33および上記コネクタ30が取り付けられた電動機50を示す斜視図である。また、図7は、図6に示す電動機の模式的な断面図である。ウォータジャケットu,v,wは、図5の3相交流の出力端子3,4,5に対応しており、ジャケット挿入部35に差し込まれ、冷却水を冷却対象部分Fの範囲に流動させてこの範囲を所定温度以下に保つ。図7に示す電動機50は、永久磁石同期モータであり、固定子53、永久磁石51および回転子52により回転力を得ている。コネクタ30はウォータジャケットが指し込まれる位置S11に配置されている。図7に示す電動機では、コネクタはジャケット挿入部35に組み込まれている。

上記のように、バスバーにコネクタ端子の機能をもたせて、着脱可能とすることにより、小型化を図りつつ故障修理時の交換などのメンテネンス性を高めることが可能となる。

(実施の形態3)
図8および図9は、本発明の実施の形態3におけるインバータ装置(コネクタ)を搭載した電動機を示す図である。図8は、コネクタを電動機の内部に組み込んだ場合を、また図9はコネクタを電動機の傍に配置した場合を示す図である。

図8を参照して、コネクタ30は、S1の部分に取り付けられる。このS2の部分は、電動機用にウォータジャケットから冷却水が供給され流動する部分であり、この冷却によりインバータ装置を含むコネクタ30は冷却され、コネクタ専用の冷却系統を設ける必要がない。

また、図9に示すように、インバータ装置のコネクタを電動機のそばに設置する場合、半導体スイッチで発生する熱はバスバーを通して電動機に伝達される。この熱は、上述の、電動機のコイルで発生する熱を冷却する冷却機構により冷却される。電動機50は出力が大きいので、その冷却機構の能力は非常に大きくされている。このため、バスバーを熱伝達路として半導体スイッチの熱は電動機の冷却機構によって冷却されることになる。この結果、電動機内部にコネクタを配置する場合と同様に、インバータ装置専用の冷却装置を設ける必要がなくなる。

電動機の動作温度は、通常、180℃〜200℃程度なので、スイッチ素子には、高温での動作が可能なSiCを用いるのがよい。

(実施の形態4)
本発明の実施の形態4では、バスバーの表面およびSiC基板表面を、真空中で不活性ガスビームにより、電極部となる領域を清浄化し、かつ活性化する。ここでは、アルゴンイオンビームにより、とくにSiC基板の電極部となる領域をパターニングするように活性化する。活性化された領域は、互いに接触するほど近接すると原子間力により結合が誘起され、上記の場合、SiC基板の電極部とバスバーとが活性化された状態で近づけられ、結合がなされる。

この結合では、加圧および加熱を要しないため、SiC半導体装置が熱や圧力により劣化することがない。したがって、インバータ装置を形成したSiC基板を用いて上記接合が可能となる。この結果、能率よくインバータ装置または上記コネクタを形成することができる。さらに、高温での剥離が防止され、電気抵抗を小さくすることができる。

The inverter device of the present invention is an inverter device that converts DC power on the power supply side into AC power. This inverter device includes a positive electrode conductor constituting a positive electrode and a negative electrode conductor constituting a negative electrode on a power supply side, and at least two AC electrode conductors constituting at least two AC electrodes on an output side.
