【発明の属する技術分野】
本発明はマイクロデバイスの製造方法に係り、特に機能部品として光デバイスやMEMS(Micro Electro Mechanical Systems)部品が搭載されたマイクロデバイスの製造方法に関する。

【従来の技術】
近年、光デバイスやMEMSのように、半導体製造技術を利用して基板(例えば、シリコン基板)上に、電子回路ばかりでなくアクチュエータ等の機械的駆動要素(以下、機能素子という)を製造する技術が注目され、かつ開発が進められている。

このような半導体製造技術を利用して基板上に電子回路ばかりでなく機能素子を形成した装置(以下、マイクロデバイスという)は、機能素子内に塵芥が侵入すると適正な駆動ができなくなってしまう。このため、マイクロデバイスは、塵芥のデバイス内の侵入を確実に防止する必要がある。そこで、従来からマイクロデバイスでは、例えば特許文献1に示されるように、機能素子が形成される部分をリッド(蓋)により覆う構成が採られている。

図10は、従来の一例であるマイクロデバイスを示している。同図では、マイクロデバイスとして光学系モジュール1を例に挙げている。また、図11は、従来における光学系モジュール1の製造方法の一例を示している。

光学系モジュール1は、大略すると基板2,スペーサ3,ガラス板4(リッド),光デバイス部7等により構成されている。この光学系モジュール1は、実装基板5上に実装用接着剤6を用いて実装されている。

基板2はシリコン基板であり、その上部には光デバイス部7,配線8,及びスペーサ3が配設されている。光デバイス部7は例えば光スイッチであり、基板2上にMEMS技術を用いて形成されている。

また配線8は、スペーサ3の内側と外側とを電気的に接続するものである。即ち、配線8のスペーサ3の内側に位置する端部はワイヤ9により光デバイス部7に接続されており、配線8のスペーサ3の外側に位置する他端部はワイヤ10により実装基板5に形成された電極11に接続されている。

スペーサ3は、第1の接着剤12により基板2に固定されている。また、このスペーサ3の上部には、ガラス板4が第2の接着剤13を用いて固定されている。このスペーサ3及びガラス板4により、光デバイス部7は封止された構造となる。よって、ガラス板4を配設した後は、スペーサ3とガラス板4とにより封止された光デバイス部7が配設された空間内に塵芥が侵入することはなくなり、光デバイス部7の保護を図ることができる。

続いて、図11を参照し、従来における光学系モジュール1の製造方法について説明する。光学系モジュール1を製造するには、予め別工程で光デバイス部7及び配線8が形成された基板2を用意する。

この状態では、図11(A)に示すように、まだ犠牲層14は除去されておらず、光デバイス部7と一体的に形成された状態となっている。従来の製造工程では、この犠牲層14を除去する処理が最初に実施される。この犠牲層14の除去処理が実施されることにより、基板2には光デバイス部7のみが形成された状態となり、よって光デバイス部7は駆動可能な状態となる。

続いて、図11(B)に示すように、スペーサ3の配設位置に対応する部位に第1の接着剤12(熱硬化性樹脂よりなる)を塗布し、続いて光デバイス部7と配線8とをワイヤ9により接続する。その後に、スペーサ3を第1の接着剤12上に載置すると共に所定の温度で加熱し、第1の接着剤12を固化させることによりスペーサ3を基板2に固定する。図11(C)は、スペーサ3が基板2に固定された状態を示している。

続いて、図11(D)に示されるように、スペーサ3の上面に第2の接着剤13(熱硬化性樹脂よりなる)を塗布する。スペーサ3に第2の接着剤13が塗布されると、続いて図11(E)に示されるように、ガラス板4が第2の接着剤13を介してスペーサ3上に載置される。この状態で所定の温度に加熱処理を行なうことにより、第2の接着剤13は硬化してガラス板4はスペーサ3に固定される。これにより、光デバイス部7は、スペーサ3及びガラス板4により封止された構成となる。

【発明が解決しようとする課題】
上記のように、従来の光学系モジュール1(マイクロデバイス)の製造方法においても、光デバイス部7(機能素子)はスペーサ3及びガラス板4により封止されるため、ガラス板4の配設後においては塵芥が光デバイス部7に付着し、光デバイス部7を汚染することを防止ができる。

しかしながら、従来の光学系モジュール1(マイクロデバイス)の製造方法では、図11(A),(B)に示すように、犠牲層14を除去することにより光デバイス部7が外部に露出した状態とした後に、基板2に第1の接着剤12,スペーサ3,第2の接着剤13,及びガラス板4を配設する方法が採られていた。

このため、第1の接着剤12によりスペーサ3を基板2に固定する際、また第2の接着剤13によりガラス板4をスペーサ3に固定する際に加熱処理を行なうと、各接着剤12,13からガス(揮発成分)が発生し、このガスにより光デバイス部7が汚染されてしまうという問題点があった。このように、光デバイス部7が汚染された場合、光デバイス部7が適正に駆動しなくなり、光学系モジュール1の信頼性が大きく低下してしまう。

本発明は上記の点に鑑みてなされたものであり、製造工程中に機能素子に汚染が発生することを確実に防止しうるマイクロデバイスの製造方法を提供することを目的とする。

上記の課題を解決するために本発明では、次に述べる各手段を講じたことを特徴とするものである。

請求項1記載の発明は、
機能素子を形成する時に用いられる犠牲層を除去する犠牲層除去工程と、
前記機能素子が形成された基板に、スペーサを介してガラス板を配設する工程とを有するマイクロデバイスの製造方法であって、
前記犠牲層が除去される前の前記機能素子が形成された基板に対し、接着剤を用いて前記スペーサを配設するスペーサ配設工程と、
該スペーサ配設工程が終了した後、前記犠牲層除去工程を実施することを特徴とするものである。

【発明の実施の形態】
次に、本発明の実施の形態について図面と共に説明する。

図1及び図2は、本発明の第1実施例であるマイクロデバイスの製造方法を製造手順に沿って示す図である。本実施例では、マイクロデバイスとして、光デバイス部27を機能素子として有する光学系モジュール20A(図2(B),(C)参照)を製造する方法を例に挙げて説明するものとする。また説明の便宜上、図2(C)を用いて光学系モジュール20Aの構成説明を先に簡単に行い、その後に光学系モジュール20Aの製造方法の説明を行なうものとする。

図2(C)に示されるように、光学系モジュール20Aは、大略すると基板22,スペーサ23A,ガラス板24,光デバイス部27等により構成されている。この光学系モジュール20Aは、実装基板25上に実装用接着剤26を用いて実装されている。

基板22はシリコン基板であり、その上部には光デバイス部27,配線28,及びスペーサ23Aが配設されている。光デバイス部27は例えば光スイッチであり、基板22上にMEMS技術を用いて形成されている。この際、光デバイス部27は、基板22上に形成された犠牲層34に形成される。

ここで、犠牲層とは、機能素子(光デバイス部27)の製造段階では機能素子と一体的に層形成され、機能素子を保持する機能を奏し、最終的には機能素子の稼働のために除去される層をいう。従って、犠牲層34が存在する間は、光デバイス部27はこの犠牲層34により保護される。

続いて、図1及び図2を参照し、本発明の第1実施例である光学系モジュール20Aの製造方法について説明する。
光学系モジュール1を製造するには、図1(A)に示される基板22Aを用意する。この基板22Aはシリコンウェハであり、その表面にはマイクロマシニング技術を用いて光デバイス部27及び配線28等が形成されている。この光デバイス部27等は基板22A上に多数個形成されているが、図1及び図2では1個の光学系モジュール20Aに対応する部分を拡大して示している。

この状態では、図1(A)に示すように、光デバイス部27には犠牲層34が形成されたままの状態とされている。前記したように、従来の製造方法では先ず犠牲層14を除去する処理を実施したが、本実施例では犠牲層34を除去することはせずに次の工程に移る。

上記構成とされた基板22Aには、先ず図1(B)に示すように、接着剤32の塗布が行なわれる。この接着剤32は熱硬化性樹脂からなる接着剤であり、基板22A上のスペーサ23の配設位置に対応する部位に塗布される。この接着剤32の上部には、図1(C)に示すようにスペーサ23Aが配設され、続いて加熱処理を実施することにより接着剤32を硬化させスペーサ23Aを基板22Aに固定する(スペーサ配設工程)。

前記のように、本実施例ではスペーサ23Aの材料としてシリコンを用いているため、スペーサ23Aを高精度に加工することができる。このため、スペーサ23Aの幅寸法W(図3参照)を小さくすることができ、基板22A上におけるスペーサ23Aの配設面積(配設スペース)を小さくできる。これにより、製造される光学系モジュール20Aの小型化を図ることができ、1枚の基板22A(ウェハ)から製造される光学系モジュール20Aの個数を増大させることができる。

また、上記のようにスペーサ23Aの幅寸法Wを狭くしても、スペーサ23Aの内周コーナー部には湾曲部35が形成されている。このため、上記のような温度変化があっても、コーナー部に応力が集中することがなくなり、スペーサ23Aの強度を維持することができる。

ところで、上記したようにスペーサ配設工程では、スペーサ23Aを基板22Aに固定する際、接着剤32を硬化させるために加熱処理が実施される。この加熱処理において、接着剤32に含まれる揮発成分はガス化して飛散する。しかしながら、本実施例では基板22Aに接着剤32を用いてスペーサ23Aを配設する際、光デバイス部27には犠牲層34が設けられたままの状態となっている(図1(C)参照)。

即ち、光デバイス部27が犠牲層34により保護された状態で、接着剤32によりスペーサ23Aが基板22Aに接着される。このため、接着時に接着剤32からガス(揮発成分)が発生しても、光デバイス部27は犠牲層34により保護されているため、光デバイス部27(機能素子)がこのガスにより汚染されるようなことはない。

上記のスペーサ配設工程が終了すると、次に光デバイス部27を保護していた犠牲層34を除去する処理が実施される(犠牲層除去工程)。この犠牲層34の除去処理は、反応性イオンエッチング(RIE)、アッシング、ケミカルエッチング等により実施される。

これにより、光デバイス部27は外部に露出した状態となり、またこれに伴い光デバイス部27は駆動が可能な状態となる。このように犠牲層34が除去されると、光デバイス部27と配線28との電気的な接続処理が実施される。本実施例では、図1(D)に示すように、光デバイス部27と配線28をワイヤ29によりワイヤボンディングする。

続いて、図1(E)に示すようにスペーサ23Aの上部にガラス板24を位置決めし、スペーサ23A上にガラス板24を配設する処理を行なう。本実施例では、シリコンよりなるスペーサ23Aとガラス板24との接合に、陽極接合を用いている。この陽極接合とは、ガラスとシリコン(金属でも可能)を重ねて電圧印加しつつ加熱すると、ガラスとシリコンの界面で静電引力が発生し、これによりガラスとシリコンとが接合される接合方法である。

この陽極接合を用いてスペーサ23Aとガラス板24を接合した場合、従来必要とされた接着剤を不要とすることができる。よって、ガラス板24とスペーサ23Aとの接合時に、接着剤から発生するガスにより光デバイス部27(機能素子)が汚染することを防止できる。

尚、陽極接合を用いてスペーサ23Aとガラス板24を接合する場合、若干の酸素が発生することが知られているが、その発生量は微量であるため、光デバイス部27に悪影響を及ぼすようなことはない。また、スペーサ23Aとガラス板24とは熱膨張差が存在するため、この熱膨張差の影響を少なくする点から、ガラス板24としては低膨張の硼珪酸ガラス、例えばパイレックス(登録商標)ガラスを用いることが望ましい。

図1(F)は、ガラス板24がスペーサ23Aに陽極接合された状態を示している。このように、ガラス板24がスペーサ23Aに配設されることにより、光デバイス部27はガラス板24及びスペーサ23Aにより封止された構成となり、よってこの封止後に塵芥が光デバイス部27に付着することを防止することができる。

上記のようにガラス板24の配設処理が終了すると、続いて図2(A)に示すように、基板22Aをダイシングソー44により切断し光学系モジュール20Aを個片化する。図2(B)は、個片化された光学系モジュール20Aを示している。このようにして製造された光学系モジュール20Aは、例えば図2(C)に示すように実装基板25に実装されて使用される。光学系モジュール20Aの実装基板25への実装方法としては、実装用接着剤26を用いて光学系モジュール20Aの基板22を実装基板25に固定すると共に、配線28と電極31をワイヤ30にて電気的に接続する。

続いて、上記構成とされた光学系モジュール20Aの変形例について説明する。前記した第1実施例に係る光学系モジュール20Aでは、スペーサ23Aは図3に示すように単に枠状の形状とされていた。
