【発明の属する技術分野】
本発明は、基板検査装置、基板検査方法および半導体装置の製造方法に関し、例えば電子ビームを用いた半導体パターンの観察や検査を対象とする。

【従来の技術】
電子ビームを用いて半導体パターンの欠陥を検査する手法が近年開発され利用されている。このような手法として、矩形状の電子ビームを電子照射手段にて生成して一次ビームとして試料に照射し、その試料表面の形状/材質/電位の変化に応じて発生した二次電子および後方散乱電子を二次ビームとして写像投影光学手段にてMCP検出器等の電子検出手段に拡大投影し、試料表面画像を得る手法がある(例えば特許文献1)。また、この手法に加えて一次ビームをウィーンフィルタ(Wien filter)にて偏向させ、試料表面に対して垂直に入射させ、なおかつ二次ビームを同一のウィーンフィルタ内を直進させて写像光学投影手段に導入する方法も提案されている(例えば特許文献2)。

【発明が解決しようとする課題】
しかしながら、特許文献2に開示された検査工程において、試料に一次ビームを照射すると、試料の表面または表面近傍層の形状や材質に依存して、試料表面に局所的な電位差が発生する。例えば、図16に示すように金属配線部212と配線間絶縁体部214とを備える集積回路ウェーハ試料Sに、絶縁体部214の全二次電子放出比σが1以上になる入射エネルギー(試料Sへの入射直前に電子が有するエネルギー)にて一次ビームを照射すると、絶縁体部214表面が正に帯電する。例えば、絶縁体部214の材質がSiO2であれば、一次ビームの入射エネルギーは約50〜約1keVである。このとき、金属配線部212と絶縁体部214との境界216の付近に、試料Sの表面に対して平行でない局所的な電位勾配が発生する。この電位勾配は、金属配線部212内の境界216付近の点P2および絶縁体部214内の境界216付近の点P4から数eV以下の低い放出エネルギーでそれぞれ放出した二次電子に対し、二次光学系内でMCP検出器に結像するまでに不適切な偏向作用を及ぼし、これにより、各二次電子は、正確な写像投影を行うための理想的な電子ビーム軌道TJIP2,TJIP4から外れて、軌道TJRP6,TJRP8のような曲がった電子ビーム軌道を通過することになる。その結果、二次ビームの正確な結像が妨げられ、検出画像の歪やコントラスト低下の原因となり、欠陥検出における精度が低下するという問題が生じていた。

一般的に、電子ビームを用いた欠陥検査の性能を向上するためには、二次ビームの検出画像に対して主に以下の3つの特性を向上することが求められる。

1)歪みが小さいこと
2)S/N(試料表面上のある材質から検出器にまで到達する二次ビーム信号のうち、結像に寄与する電子と結像に寄与しないノイズ電子との比)が大きいこと
3)異種材質間でのコントラストが大きいこと
本発明は上記事情に鑑みてなされたものであり、その目的は、最小歪み、最大S/Nおよび最大コントラストの検出画像を実現する基板検査装置、基板検査方法および、この基板検査方法を用いた半導体装置の製造方法を提供することにある。

本発明は、以下の手段により上記課題の解決を図る。

【発明の実施の形態】
まず、本発明が依拠する検査原理について説明する。

試料表面の電位勾配の影響を回避して高精度の欠陥検出を実行するためには、二次電子よりも放出エネルギーが高い反射電子(弾性散乱電子とも呼ばれる)を結像に用いると良い。図1は、一次ビームの入射により基板から放出する電子のエネルギー分布を示す図である。同図に示すように、電子の放出エネルギー分布は、数eV以下の領域で最大ピークを示す。従来の検査装置では、検出信号の量を増やすために、この数eV以下の放出エネルギーを持つ二次電子が検出器の検出面に結像するように二次光学系を制御していた。これとは対照的に、後方散乱電子のうちの反射電子は、一次ビームの入射エネルギーとほぼ同等のエネルギーを有するため、この反射電子を用いて像結像させることにより、前述した電位勾配からの影響を受け難くなり、例えば図16に示す軌道TJIP2,TJIP4のように正確な写像投影を行うための理想的な電子ビーム軌道を通るようになる。これにより、二次ビーム検出画像の歪やコントラスト低下の問題を回避することができる。なお、図1は、一次ビームの入射エネルギーが500eVの場合と1000eVの場合について放出電子のエネルギー分布を示したが、本発明はこのような高い入射エネルギーの場合に限ることなく、一次ビームの入射エネルギーが低い場合であっても、二次電子よりも高い放出エネルギーを有する反射電子を像結像に用いることにより、検出画像の歪やコントラストの低下を回避する効果を得ることができる。

また、このような反射電子の結像を用いた欠陥検査においても、検査性能を向上するために、上述した3つの特性が最良になるように検査装置の光学条件を設定すれば良い。

しかしながら、従来、上記3つの特性を全て最良にできる条件、例えば一次ビームの最適な入射エネルギーを実現することは困難であった。図2に、ある集積回路ウェーハの表面を反射電子の結像を用いて観察した時の、一次ビーム入射エネルギーと検出画像の歪みおよびS/Nとの関係を模式的に示す。歪みに関しては、入射エネルギーを高くすればするほど反射電子の放出エネルギーが高くなるため、試料表面の局所的な電位差による影響を受けにくくなり、ある程度まで歪みは減少する。

しかし、S/Nに関しては、入射エネルギーが高い領域では、試料の深い箇所にまで入射電子が進入するため、放出される反射電子の量が減少し、その分だけ試料表面画像の結像に寄与する信号量(S/NのSに当たる)が減少する。このため、検出画像のS/Nが減少してしまう。なお、入射エネルギーが低い領域では、試料から放出される反射電子および後方散乱電子の量自体は増加するが、検出器の検出面に到達してしまう結像に寄与しない電子(反射電子よりも数十〜数百eVだけ低いエネルギーを有する電子)の信号量(S/NのNに当たる)も増加し、N(Noise)の増加率はS(Signal)の増加率よりも大きいために、結果的にS/Nが減少する。

以上のような理由により、従来の検査装置では、歪みが最小でS/Nが最大になるような一次ビーム入射エネルギ―を実現することはほとんど不可能であった。さらに、材質コントラストが最大になる特性をも考慮することとなると、そのような一次ビーム入射エネルギーはなおさら実現不可能であった。

本発明の実施の形態では、上記3つの特性を評価する評価値を用いて最適画像を取得するための条件を定量的に探索する。以下、これらの実施の形態のいくつかについて図面を参照しながら説明する。

(1)第1の実施の形態
図3は、本発明にかかる基板検査装置の第1の実施の形態の概略構成を示すブロック図である。同図に示す基板検査装置1は、一次光学系10、ウィーンフイルタ41、二次光学系20、電子検出部30、画像信号処理部58、本実施形態において特徴的なホストコンピュータ60、記憶装置MR2、表示部59、ステージ43、ステージ駆動装置47、各種制御部16,17、および51〜57を備える。

一次光学系10は、電子銃部11と複数段の四極子レンズ系15とを含む。電子銃部11は、長軸100〜700μm、短軸15μmの矩形の電子放出面をもつLaB6線状陰極112、ウェーネルト電極114、放出された電子を一次ビームBpとして引き出す陽極116、光軸調整用の偏向器118を有する。一次ビームBpの加速電圧、出射電流および光軸は、電子銃制御部16により制御される。電子銃制御部16は、ホストコンピュータ60に接続されてその制御信号の供給を受ける。複数段の四極子レンズ15は、複数段四極子レンズ制御部17により制御され、電子銃部11から出射した一次ビームBpを収束し、ウィーンフィルタ41に対して斜めから入射するようにその軌道を制御する。複数段四極子レンズ制御部17もホストコンピュータ60に接続されてその制御信号の供給を受ける。

ウィーンフイルタ41は、ウィーンフイルタ制御部53を介してホストコンピュータ一60からの制御信号を受け、一次光学系10から入射した一次ビームBpを偏向し、試料Sの表面に対してほぼ垂直に入射させる。ウィーンフイルタ41を通過した一次ビームBpは、回転対称静電レンズであるカソードレンズ21によるレンズ作用を受け、試料Sの表面に垂直に照射する。

試料Sは、ステージ43に設置され、このステージ43を介してステージ電圧制御部51により負電圧が印加できるようになっている。この機構は、一次ビームBpによる試料Sへの入射ダメージを低減し、一次ビームBpの照射によって、試料S表面の形状/材質/電位の変化に応じて発生した反射電子で構成される二次ビームBsのエネルギー向上を目的としたものである。ステージ43は、ステージ駆動装置47から制御信号の供給を受け、本実施形態において例えば図3の矢印に示す方向Dssに移動し、これにより試料Sの表面が一次ビームBpで走査される。

図4にウィーンフィルタ41のより具体的な構成を示し、その作動原理を図5におよび図6に示す。図4に示すように、ウィーンフィルタ41の場は、二次光学系の光軸As(Z軸)に垂直な平面(X−Y平面)内で電界Eと磁界Bとを直交させた構造になっており、入射した電子ビームBpに対して、ウィーン条件qE=vB(qは粒子電荷、vは直進する電子の速度)を満たす電子のみを直進させる働きをする。基板検査装置1では、図5に示すように、一次ビームBpに対して磁界による力FBと電界による力FEが同一方向に作用して、一次ビームBpが試料Sに対して垂直に入射するように偏向される。この一方、二次ビームBsに対しては、図6に示すように、FBとFEが逆方向に作用し、なおかつウィーン条件FB=FEが成立しているため、二次ビームBsは偏向されることなく直進して2次光学系20内に入射する。

図3に戻り、二次光学系20は、回転対称静電レンズであるカソードレンズ21、第二レンズ22、第三レンズ23、第四レンズ24と、ウィーンフィルタ41とカソードレンズ21との間の二次光学系の光軸Asに垂直な平面9内に配置された開き角絞り25、第二レンズ22と第三レンズ23間に設置された視野絞り26とを含む。カソードレンズ21、第二レンズ22、第三レンズ23および第四レンズ24は、カソードレンズ制御部52、第二レンズ制御部54、第三レンズ制御部55、第四レンズ制御部56によってそれぞれ制御され、二次ビームBsの投影結像を行う。これらのカソードレンズ制御部52、第二レンズ制御部54、第三レンズ制御部55および第四レンズ制御部56は、それぞれホストコンピュータ60に接続されて各種の制御信号の供給を受ける。図3に示す装置構成では、二次ビームBsの倍率色収差を抑えるために水平面9の位置に開き角絞り25を配置し、これにより、二次ビームBsをカソードレンズ21と第二レンズ22との組み合わせで1回の結像を行うようにしている。また、この構成では、一次ビームBsの試料S上への照射領域が開き角絞り25によって制限されてしまうため、その解決策として、開き角絞り25から試料Sまでの空間において一次ビームBpが開き角絞り25上に焦点を持つように一次ビームBpの軌道を制御し、カソードレンズ21によってレンズ作用を与えた上で試料Sに対してほぼ垂直に照射させるというケーラー照明系を採用している。なお、本実施形態においては、写像投影光学系として、上述した二次光学系20のみならず、ステージ43およびステージ電圧制御部51を含む。これは、上述したとおり、ステージ43を介してステージ電圧制御部51により試料Sに負電圧を印加でき、負電圧が印加されると、試料S自体が電極として機能するからである。

電子検出部30は、MCP(Micro Channel Plate)検出器31、蛍光板32、ライトガイド33、および、CCD(Charge Coupled Device)等の撮像素子34を含む。MCP検出器31に入射した二次ビームBsは、MCPによって増幅されて蛍光板32に照射する。撮像素子34は、蛍光板32で発生した蛍光像をライトガイド33を介して検出し、検出信号を画像信号処理部58へ送る。画像信号処理部58は、検出信号を処理して一次元または二次元の検査画像を構成する画像データとしてホストコンピュータ60に供給する。

記憶装置MR2は、ホストコンピュータ60により処理された画像データを格納する他、ホストコンピュータ60により算出された画像総合評価値M(n)をステージ印加電圧Vrに対応付けて格納する。これらの画像総合評価値M(n)およびステージ印加電圧Vrについては、後に詳述する。

ホストコンピュータ60は、検出画像の歪み、S/Nおよびコントラストを総合的に評価するための値である画像総合評価値M(n)を定義し、このM(n)が最大になる条件を探索することにより、検査に最適の試料表面画像を得るための一次ビーム入射エネルギー条件を算出する。このようなホストコンピュータ60の動作について、図8のフローチャートを参照しながら説明する。なお、本実施形態では、最適な入射エネルギー条件の調査に当たり、ステージ印加電圧を変えることにより入射エネルギーを変化させている。

図8に示すように、まず、ステージ印加電圧の調査範囲V0〜Veの下限値V0および上限値Ve、この調査範囲の分割数N、さらに、3つの各画像評価項目、即ち、歪み、S/Nおよび材質コントラストに対する重み係数kd,ks,kcを画像最適条件入力部64に入力する(ステップS1)。これら3つの重み係数kd,ks,kcは、各検査において最適と思われる検出画像になるように設定する。次に、画像最適条件調査指令部64は、n=0と設定し、ステージ印加電圧最適条件調査分解能Vd=(Ve−V0)/Nを算出し(ステップS2)、ステージ印加電圧Vr=V0+nVd(ここではn=0によりVr=V0)がステージ43に印加されるように、ステージ印加電圧制御部51に制御信号を出力する(ステップS3)。また、上記ステージ印加電圧Vrに対応した各種写像光学系制御電圧または電流が与えられるように、各種写像投影光学系制御部52〜57に制御信号を供給し(ステップS4)、試料S表面の画像を取得し、その画像データを記憶装置MR2に格納させる(ステップS5)。試料表面画像を取得した後、画像最適条件調査指令部64は、画像総合評価値算出部66に試料表面画像が取得されたことを表わす制御信号を出力し、画像総合評価値算出部66はこの制御信号を受けて記憶装置MR2から試料表面画像を引き出し、この画像に基づいて、画像歪み評価値Md、画像S/N評価値Ms、画像材質コントラストMcを算出し、さらに、画像総合評価値M(n)=kdMd+ksMs+kcMcを算出して記憶装置MR2に格納する(ステップS6)。この評価値算出方法は、画像歪み評価値Md、画像S/N評価値Ms、画像材質コントラストMcの値が大きいほど検査に適した画像になるように、予め設定される。画像最適条件調査指令部64は、画像総合評価値M(n)を算出すると、nとNを比較することにより調査が終了したか否かを判定する(ステップS7)。n<Nであるために調査が終了していないと判定した場合、画像最適条件調査指令部64は、nにn+1を代入して(ステップS8)、ステップS3〜S7の手順を繰り返す。n=Nとなり、調査が終了したと判定した場合(ステップS7)、画像最適条件調査指令部64は、記憶装置MR2から総合画像評価値M(0)〜M(N)のうち最大の評価値を抽出し、この最大画像評価値が得られたときのステージ印加電圧値Vrをステージ印加電圧最適条件と決定し、さらに、このステージ印加電圧最適条件での検出画像を最適条件画像と決定し、それぞれを記憶装置MR2に格納し(ステップS9)、一連の一次ビーム入射エネルギー最適条件調査手順が終了する。

さらに、ホストコンピュータ60は、以上の手順により決定した最適条件画像に対して既知の各種画像処理を用いて試料Sの欠陥の有無を検出し、欠陥が検出された場合にその大きさ、材質等を判断してそれらの情報を出力する。

このように本実施形態によれば、歪み、S/Nおよびコントラストの評価特性をそれぞれ数値化した評価値である画像歪み評価値Md、画像S/N評価値Ms、画像材質コントラストMcを算出し、かつ、検査目的に適合した重み係数kd,ks,kcを設定して画像総合評価値M(n)=kdMd+ksMs+kcMcを算出するので、最適の基板表面画像が得られる一次ビーム入射エネルギー条件を取得することができる。これにより、高い感度で基板表面画像を検出することができる。

(2)第2の実施の形態
図9は、本発明にかかる基板検査装置の第2の実施の形態の概略構成を示すブロック図である。同図に示す基板検査装置2は、図3に示す構成に加え、一次ビームBpと二次ビームBsとを分離するためのウィーンフィルタ41とは別個のウィーンフィルタ81と、その制御部83と、ノイズ電子トラップ電極72,84と、これらのノイズ電子トラップ電極の制御部73、85とをさらに備える。ウィーンフィルタ81は、二次光学系内の第四レンズ24とMCP検出器31との間に配置される。ウィーンフィルタ41,81は、二次電子と比較して放出エネルギーの高く検出画像の歪やコントラスト低下が回避できる反射電子が二次ビームBsとして二次光学系20を通過してMCP検出器31で結像できるようにウイーンフィルタ制御部53および83よりそれぞれ制御される。また、ノイズ電子トラップ電極72は、ウィーンフィルタ41と第二レンズ22の間に配置され、さらに、ノイズ電子トラップ電極84は、ウィーンフィルタ81とMCP検出器31の間に設置される。基板検査装置2のその他の構成は、図3に示す基板検査装置1と実質的に同一である。

反射電子を試料表面画像の結像に用いる場合、図1にも示したように、この反射電子は、二次電子と比較して放出量が少なく、また、エネルギーの広がりが大きい。このため、本来結像に用いる電子の数量に対して、MCP検出器31にまで到達してしまうノイズ電子の数量の割合が大きいため、検出画像のS/Nを大きく低下させるという問題がある。

このような問題を解決するため、本実施形態では、ウィーンフィルタ41がノイズ成分電子を除去するためのフィルタとしても機能する。さらに、ウィーンフィルタ81が、第四レンズ24とMCP検出器31との間に配置される。これらのウィーンフィルタ41,81が、ノイズ成分電子eN2,eN4をそれぞれ偏向させてMCP検出器31に到達できないようにする。ただし、偏向されたノイズ成分電子eN2,eN4は、最終的に二次光学系内の電極等に照射し、二次光学系内を汚染してその内部の電場に悪影響を及ぼすため、そのまま放置すると望ましくない結果を招く。本実施形態では、ノイズ電子トラップ電極72,84にノイズ電子トラップ電極制御部73、85より正電圧がそれぞれ印加され、これにより、偏向されたノイズ成分電子がノイズ電子トラップ電極72,84に捕獲され、二次光学系内の汚染が防止される。

このように、本実施形態によれば、ノイズ成分電子eN2,eN4を偏向するウィーンフィルタ41,81と、偏向したノイズ成分電子eN2,eN4を捕獲するノイズ電子トラップ電極72,84を備え、二次電子と比較して放出エネルギーの高い反射電子を二次ビームBsとして二次光学系20を通過してMCP検出器31で結像させ、この反射電子以外のノイズ電子をMCP検出器31に到達させることなく除去できるので、二次電子ビーム検出画像の歪やコントラスト低下を回避することができる。なお、ウィーンフィルタ41以外のウィーンフィルタとノイズ電子トラップ電極の設置場所および個数は、本実施形態に必ずしも準じる必要はない。例えば、ウィーンフィルタ41のみでも、一次ビームBpと二次ビームBsとの分離と、結像に寄与する反射電子とその他のノイズ電子との分離が可能であれば、追加のウィーンフィルタを設ける必要は無い。
