本発明は、ポリッシング装置に係り、特に半導体ウェハなどの研磨対象物の被研磨面を平坦に研磨するためのポリッシング装置に関するものである。

【従来の技術】
近年の半導体デバイスの高集積化に伴う配線の微細化、及び多層化の要求によって、半導体基板の表面の平坦度が要求されている。すなわち、配線の微細化によって、光リソグラフィに用いる光の波長としてより短いものを使用するようになり、このような短波長の光は基板上の焦点位置での許容される高低差がより小さくなる。したがって、焦点位置での高低差が小さいこと、すなわち半導体基板表面の高い平坦度が必要となってくる。このため、化学機械研磨(CMP)により半導体基板の表面の凹凸を除去してその表面を平坦化することが行われている。

上記化学機械研磨においては、所定時間の研磨を行った後に所望の位置で研磨を終了する必要がある。例えば、CuやAlなどの金属配線の上部にSiO2等の絶縁層(この後の工程で絶縁層の上に更に金属などの層を形成するため、このような絶縁層は層間膜と呼ばれる。)を残したい場合がある。このような場合、研磨を必要以上に行うと下層の金属膜が表面に露出してしまうので、層間膜を所定の膜厚だけ残すように研磨を終了する必要がある。

また、半導体基板上に予め所定パターンの配線用の溝を形成しておき、その中にCu(銅)又はその合金を充填した後に、表面の不要部分を化学機械研磨(CMP)により除去する場合がある。Cu層をCMPプロセスにより研磨する場合、配線用溝の内部に形成されたCu層のみを残して半導体基板からCu層を選択的に除去することが必要とされる。すなわち、配線用の溝部以外の箇所では、(SiO2などからなる)絶縁膜が露出するまでCu層を除去することが求められる。

この場合において、過剰研磨となって、配線用の溝内のCu層を絶縁膜と共に研磨してしまうと、回路抵抗が上昇し、半導体基板全体を廃棄しなければならず、多大な損害となる。逆に、研磨が不十分で、Cu層が絶縁膜上に残ると、回路の分離がうまくいかず、短絡が起こり、その結果、再研磨が必要となり、製造コストが増大する。このような事情は、Cu層に限らず、Al層等の他の金属膜を形成し、この金属膜をCMPプロセスで研磨する場合も同様である。かかる観点から、半導体基板上の絶縁膜や金属膜の膜厚を高い精度で測定することが必要とされる。

そこで、従来から、特許文献1に示すように、半導体基板などの試料に成膜された膜を除去する際に膜厚を光学的に測定する膜厚測定装置が知られている。特許文献1に開示されている膜厚測定装置は、トップリングを揺動させて該トップリングに保持された試料(研磨対象物)の一部を回転台からはみ出させ(オーバーハングさせ)、この試料の被研磨面に反射した光を画像として取得し、取得した画像の特定位置の膜厚を光学的に測定するように構成される。

しかしながら、通常、研磨工程では、研磨液(スラリ)が研磨対象物と研磨面との間に供給されるため、被研磨面に研磨液が付着し、被研磨面から反射される光量が減少してしまう。このため、上述した膜厚測定装置では、膜厚の測定値に誤差が生じ、正確な膜厚の測定ができないという問題があった。
