本発明は、レーザ加工装置及びレーザ加工方法に係り、特に、レーザ光の偏光に用いられる電気光学素子の寿命を長くし、レーザ加工装置の稼働率を向上させることができるレーザ加工装置及びレーザ加工方法に関する。

【従来の技術】
従来、レーザ加工において、加工の精度、処理効率を向上させる1つの手段として、レーザ発振器から出射されるレーザ光を光変調器のON/OFFにより分岐させて処理を行う加工処理方法がある(例えば、特許文献1参照。)。これにより、レーザ照射系は1つしかない場合にも複数の加工地点への加工処理が可能になり処理効率を向上させることができる。

また、分岐手段としては、レーザ光が出射されてから加工対象物に照射されるまでの光路にハーフミラーやマスクモジュール等を設置し分岐を行うものや、電気光学素子を用いたEOM(Electro Optic Modulator;電気光学変調器)、又は音響光学素子を用いたAOM(Acoust Optic Modulator;音響光学変調器)等の光学変調器による分岐も行っている。

特にEOMの場合は、電圧が印加されるとその領域の配列が変化し、透過する光の振動方向を変える。EOMは、特定の振動方向の光だけを透過させるので、EOMを通過する光の振動方向の違いが透過率の差として認識される。つまり、特定の偏光面を有するレーザ光を取得する場合に、EOMに電圧を印加するだけでよいため、瞬時にレーザ光の偏波面の変更が可能であり、高い処理効率を実現することができる。

ここで、上述の内容を示す一例としてEOMを用いた分岐の仕組みをレーザ光の偏光の様子と共に、図を用いて説明する。

図1は、EOMを用いた分岐の様子を示す一例の図である。なお、図1(a)は、EOMに電圧をかけていない場合(EOMがOFF)を示し、図1(b)は、EOMに電圧を掛けている場合(EOMがON)の場合を示している。また、どちらの場合もEOM11と偏光面が縦偏光のレーザ光を通過させ、偏光面が横偏光のレーザ光を反射させる偏光ビームスプリッタ12による分岐を行うものとし、説明を容易にするため、EOMへ入射するレーザ光を縦偏光レーザ光とする。

図1(a)の場合は(EOMがOFF)、EOM11に入射されたレーザ光は、縦偏光のまま出力される。出力されたレーザ光は、偏光ビームスプリッタ12に入力され、偏光ビームスプリッタ12は、縦偏光のレーザビームは通過させるため、入射したレーザ光は、図1(a)に示すように、そのまま通過する。

現在では、EOMはレーザ加工処理におけるレーザ光の分岐モジュールとして構成されるだけでなく、各種表示装置やコンピュータ端末、光シャッター等広い分野で使われるようになっている。

【発明が解決しようとする課題】
ところで、一般にEOMは、元々素子にかかる電界強度に比例して屈折率が変化する現象(一次電気光学効果)を利用したものであるが、屈折率の変化は電歪によって発生する。その影響によりステップパルス入力によるEOMのステップ応答でEOMにリンギングが発生する。

ここで、リンギングの様子を図を用いて説明する。図2は、リンギングの様子の一例を示す図である。なお、図2(a)は、EOMに印加した電圧ON/OFFにより制御された電圧パルス波形を示す図であり、図2(b)は、図2(a)の電圧パルス波形に対応したEOMを通過するレーザパルスのレーザ強度の様子を示す図である。

【発明の実施の形態】
本発明は、レーザ光の分岐に用いられる偏波面を制御するために電気光学素子(第1の電気光学素子)に印加される電圧に対して、EOM制御電圧波形の立ち上がり、立ち下がりを適切にコントロールすることにより、リンギングを最小限にすることが可能となる。リンギングを最小とする事で、不必要な漏れ光を削減でき、加工物の品質を向上させることができる。

また、レーザ光を出射するレーザ発振器を電気光学素子(第2の電気光学素子)を用いたQスイッチレーザとした場合にも、第2の電気光学素子に印加する電圧を調整されたパルス波形の電圧とすることによりリンギングを防止し、漏れ光を出射させることなくレーザ発振器の精度を向上させることができる。

図3は、本発明におけるレーザ加工装置の一実施例を示す図である。図3のレーザ加工装置20は、レーザ発振器21と、EOM22と、偏光ビームスプリッタ23と、全反射ミラー24と、レーザ光の夫々の光路に対応した集光レンズ25と、ステージ26と、電源部27と、電圧波形調整部28と、制御部29とを有するよう構成されている。また、ステージ26には加工対象物30が載置されている。

次に、動作について説明する。レーザ発振器21は、制御部29からの制御信号によりレーザ光を出射する。EOM22は、電圧波形調整部28からの電圧制御信号に対して入力されたレーザ光を偏光する。偏光ビームスプリッタ23は、レーザ光の偏光状態に基づいて反射又は通過を行い、全反射ミラー24は入射光を加工対象物30側へ反射させる。

なお、立ち上がりにおける順次電圧印加時間間隔ΔT1及び立ち下がりにおける順次電圧印加時間間隔ΔT2は20μs以下で調整することが好ましい。また、ΔT1及びΔT2は、同一の時間でもよく、異なる時間間隔であってもよい。
