本発明は、プラスチック材料、および、プラスチック製フィルム材料への、平坦であり、特に酸素および水蒸気などについてのガスバリア機能を有する薄膜を形成する方法に関する。

【従来の技術】
飲食品、医薬品、化学薬品、日用品、雑貨品、種々の物品を包装するために用いられるガスバリア性シートは、プラスチック製フィルムにガスバリア膜をコーティングして構成される。従来から、特に内容物の劣化を防ぎ、かつ、たとえば内容物中の異物の確認が目視や金属探知機等により行えるようにするため、特に酸素および水蒸気を遮断し、かつ、透明である種々のガスバリア膜が提案され、開発されている。このような目的の無機材料のガスバリア膜としては、たとえば、電子ビーム蒸着法、スパッタ法やプラズマCVD(CVDは、Chemical Vapor Depositionの略称であり、化学的気相蒸着または化学蒸着と言うこともある)法による、酸化シリコン膜や酸化アルミ膜が、これまで一般的である。

また、近年、有機エレクトロルミネッセンス(EL)や液晶等を用いたディスプレイについて、軽量化および薄膜化、またフレキシブル化の観点からプラスチック薄板やプラスチック製フィルムを基板として用いる構成が提案されている。このプラスチック基板に対しても、表示部の視認性を維持しつつ、かつ、基板表面上に形成した素子部の酸化劣化防止の観点から、透明、かつ、酸素および水蒸気の遮断性の高いガスバリア膜をコートする必要がある。このような目的の無機材料の高性能ガスバリア膜として、窒化シリコン膜や酸化窒化シリコン膜を、スパッタ法やCVD法によりコーティングする構成が提案されている。

その中で、窒化シリコン膜の形成については、たとえば、1600〜1800℃程度に加熱したタングステン線からなる発熱体に、たとえば、シラン(SiH4)ガスおよびアンモニア(NH3)ガスを原料ガスとして供給して分解活性化させることにより、基板上に窒化シリコン膜を堆積させる化学蒸着法(すなわち触媒CVD(略称Cat CVD)法、またはHot Wire CVD法などのCVD法)が、透明、かつ、酸素および水蒸気の遮断性を有するガスバリア膜を形成する方法の1つとして、近年注目を集めている。

プラスチック製フィルムの表面にガスバリア膜を成膜するには、コストを低減するという観点から、成膜速度を向上することが望まれる。プラズマCVD法および触媒CVD法などの化学的気相蒸着法によってガスバリア膜の成膜速度を向上するには、成膜活性種を生成するための投入エネルギを増大しなければならず、そうするとプラスチック製フィルムへの加熱エネルギが増大し、成長時間の経過とともに、プラスチック製フィルムの基板温度が上昇する。プラスチック製フィルムの耐熱温度は低いので、ガスバリア膜の所望の膜厚を得る成膜時間内では、プラスチック製フィルムの耐熱温度を超えないように、成膜活性種を生成するための投入エネルギの減少と、ガスバリア膜の成膜速度とを両立しなければならない。

プラズマCVD法によって、シランガスと、アンモニアガスまたは窒素ガスとを用いて窒化シリコン膜をプラスチック製フィルム上に高速度で形成する場合、ガスバリア膜として形成される窒化シリコン膜中に、前駆体であるアミノシランの水素原子が脱離することなく残存する。そのため窒化シリコン膜の緻密性が低下し、易酸化性を有するようになり、これによってガスバリア性能が低下するという問題がある。この問題は特に、プラスチック製フィルムの耐熱温度を超えないように比較的低温度で成膜する際、著しい。その理由は、このような低温度では、窒化シリコン膜の表面からの水素の脱離が遅くなり、また成膜速度を高速度にすることによっても水素の脱離が間に合わなくなり、これによって前述のように窒化シリコン膜中の水素濃度が著しく増大してしまうからである。

触媒CVD法によって、シランガスとアンモニアガスとを用いて窒化シリコン膜をプラスチック製フィルム上に高速度で形成する場合、前述のプラズマCVD法における前駆体であるアミノシランが生成することはないが、プラズマCVD法と同様に低基板温度および高速度成膜により窒化シリコン膜中の水素濃度が高く、緻密性が低下し、易酸化性を有し、ガスバリア性能が低下するという問題がある。

【発明が解決しようとする課題】
本発明の目的は、ガスバリア膜である窒化シリコン膜を、プラスチック製基材の表面上に比較的低温度で、かつ高い成膜速度で、緻密に形成することができるようにしたガスバリア膜形成方法を提供することである。

【課題を解決するための手段】
本件明細書中、用語「基材」は、ガスバリア膜が形成されるべき被処理物であって、たとえば10〜500μmの厚みを有するフィルムであってもよく、またはフィルムよりも厚くかつたとえば5mm未満の比較的大きい厚みを有する板状体であってもよく、可撓性を有してもよいが、剛性であってもよく、さらにそのほかの形状を有してもよく、表面の少なくとも一部分にガスバリア膜が形成されるべき物体である。この基材は、合成樹脂製である。

本発明は、プラスチック製基材上へガスバリア膜を形成するガスバリア膜形成方法において、

本発明に従えば、原料ガスとして、第1および第2ガスを用い、第1ガスは、たとえば塩化シラン(SiHnCl4−n(n=0,1,2,3))または弗化シラン(SiHnF4−n(n=0,1,2,3))などのように、ガス分子内に、ハロゲン原子およびシリコン原子を含み、第2ガスは、窒素、アンモニアまたはヒドラジンなどのように、窒素原子を含む。第2ガスとしては、分解効率が高く、取扱いが容易であるという観点から、アンモニアが好ましい。第1および第2のガスに代えて、単一のガス分子中に、ハロゲン原子、シリコン原子および窒素原子を含むガスが用いられてもよい。プラズマCVD法または触媒CVD法などの化学的気相蒸着法によって、前記基材の表面に窒化シリコン膜を形成する。触媒CVD法では、プラズマCVD法に比べて比較的透明な窒化シリコン膜が得られるので、触媒CVD法が好ましい。

触媒CVD法において、発熱体は、たとえばタングステン線が好ましいが、そのほかの材料、形状であってもよい。発熱体は、前述の第1ガスおよび第2ガスが接触分解される温度において、その発熱体自身が溶融せず、揮発せず、さらにシリサイド化が抑制され、ハロゲンによる腐食が抑制される材料、たとえば前述のタングステンが、好ましい。発熱体の線の形状は、直線状であってもよく、または直円筒状のコイルであってもよく、そのほかの形状であってもよく、さらに線以外の構造であってもよい。発熱体の温度は、前述のように第1および第2ガスが接触分解される温度であって、さらにプラスチック製基材に熱ダメージを与えない温度が好ましく、たとえばタングステン線である場合、1600〜2000℃が好ましい。

本発明で使用するプラスチック製基材としては、たとえば、ポリエチレン、ポリプロピレン、ポリスチレン、ポリエチレンテレフタレート、ポリスルフォン、ポリエーテルスルフォン、ポリエステル、ポリメチルメタアクリレート、ポリカーボネート、ポリアリレート、ポリアセテート、ポリアミド、ポリ−4−メチルペンテン−1、セルロース、ポリ塩化ビニル、ポリアクリロニトリル系樹脂、フェノキシ樹脂、ポリフェニレンオキサイド系樹脂等の透明性を有する樹脂であればよいが、透明性を有さなくてもよい。

【発明の実施の形態】
図1は、本発明の実施の一形態のガスバリア膜形成装置13の全体の構成を簡略化して示す断面図である。このガスバリア膜形成装置13は、真空容器1の空間14内に保持されたプラスチック製フィルム4の図1における下方に臨む表面に、触媒CVD法によってガスバリア膜である窒化シリコン膜を堆積形成する。

真空容器1内の空間14には、原料ガスを供給するための導入口15を有する導入口手段2が配置される。導入口15は、図1の上方に向けて、空間14に開放し、プラスチック製フィルム4に臨む。この空間14の上部には、プラスチック製フィルム4が、基板ホルダとして働く保持機構5によって保持されており、この保持機構5には、フィルム4のガスバリア膜である窒化シリコン膜が形成されるべき表面とは反対側の表面(すなわち図1の上面)が接触する。

図3は、処理回路28の動作を説明するためのタイミングチャートである。図3(1)はシャッタの開閉状態、図3(2)は第1ガス用の開閉弁25の開閉状態、図3(3)は第2ガス用の開閉弁26の開閉状態を表す。まず時刻t1で開閉弁26を開き、アンモニアガスなどの第2ガスを導入する。そして電源16をオンして発熱体3の加熱を始め、好ましくは所望の温度になって、時刻t2で開閉弁25を開き、塩化シランガスなどの第1ガスを導入する。温度や圧力が安定した時刻t3で、遮蔽部材17を開く。流量制御弁7,8による第1ガスの流量Q1と第2ガスの流量Q2との比(=Q1/Q2)は、たとえば1/1〜1/100の範囲で設定される。

【実施例】
以下に、本発明の実施例を示す。前述の図1〜図3に示すような装置において、厚さ125μmのポリエチレンテレフタレート(略称PET)フィルム4を基板ホルダである保持機構5に密着させて、真空容器1の空間14内に設置した後、排気ポンプ19によって真空容器1を2×10−4Pa以下まで真空引きを行い、続いて、基板ホルダである保持機構5を、温度調節機構6によって0℃まで冷却した。温度調節機構6によって保持機構5、したがってフィルム4の温度を、0℃に保持した状態で、図3(3)の時刻t1において開閉弁26を開き、第2ガス源22から第2ガスとしてのアンモニアガスを真空容器1の空間14に導入し、この第2ガスを接触分解して活性化させるために、発熱体3を1800℃に加熱した。発熱体3は、タングステンから成る線状に形成される。続いて図3(2)のように、時刻t2において開閉弁25を経て、塩化シランSiH2Cl2である第1ガスを、第1ガス源21から、空間14に導入する。図3(1)のように時刻t3において遮蔽部材17を駆動手段18によって開く。フィルム4の表面に、成膜速度150nm/分で、20秒間、成膜を行い、厚み50nmの窒化シリコン膜の成膜をフィルム4上に行った。

窒化シリコン膜が形成されたフィルム4の酸素ガス透過率を、日本工業規格の差圧法によって温度23℃、相対湿度0%で評価したところ、1.0cc/m2・day・Paであった。この窒化シリコン膜が成膜されたフィルム4の水蒸気透過率を、日本工業規格のモコン法によって温度40℃、相対湿度100%で評価したところ、0.5g/m2・dayであった。またこの窒化シリコン膜が形成されたフィルム4の可視光域における全光線透過率は82%であり、目視において無色透明であった。

【比較例】
比較例は、前述の実施例における第2ガスである塩化シランSiH2Cl2ガスに代えて、SiH4ガスを用い、そのほかの触媒CVD法の手順は前述の実施例と同様である。すなわち、前述の図1〜図3に示すような装置において、厚さ125μmのポリエチレンテレフタレート(略称PET)フィルム4を基板ホルダである保持機構5に密着させて、真空容器1の空間14内に設置した後、排気ポンプ19によって真空容器1を2×10−4Pa以下まで真空引きを行い、続いて、基板ホルダである保持機構5を、温度調節機構6によって0℃まで冷却した。温度調節機構6によって保持機構5、したがってフィルム4の温度を、0℃に保持した状態で、図3(3)の時刻t1において開閉弁26を開き、第2ガス源22から第2ガスとしてのアンモニアガスを真空容器1の空間14に導入し、この第2ガスを接触分解して活性化させるために、発熱体3を1800℃に加熱した。発熱体3は、タングステンから成る線状に形成される。続いて図3(2)に示される時刻t2においてシランSiH4である第1ガスを、第1ガス源21から、開閉弁25を経て空間14に導入する。図3(1)のように時刻t3において遮蔽部材17を駆動手段18によって開き、フィルム4の表面に、成膜速度150nm/分で、20秒間、成膜を行い、厚み50nmの窒化シリコン膜の成膜をフィルム4上に行った。

窒化シリコン膜が形成されたフィルム4の酸素ガス透過率を、日本工業規格の差圧法によって温度23℃、相対湿度0%で評価したところ、9.8cc/m2・day・Paであった。この窒化シリコン膜が成膜されたフィルム4の水蒸気透過率を、日本工業規格のモコン法によって温度40℃、相対湿度100%で評価したところ、3.5g/m2・dayであった。

以上の説明で明らかなように、本発明によれば、低い成膜温度で、かつ高い成膜速度で、緻密な透明の窒化シリコン膜を形成することが可能となり、しかも量産性に優れており、このガスバリア膜は、特に酸素および水蒸気に対し高いガスバリア性能を有する。
