【発明の属する技術分野】
本発明は、マスク、半導体素子、撮像素子(CCD等)、液晶表示素子、又は薄膜磁気ヘッド等の各種デバイスを製造するためのリソグラフィ工程で使用される露光技術に関し、更に詳しくは複数個のパターンを画面継ぎを行いながら転写(つなぎ露光)してより大きなパターンを露光する露光技術に関する。

【従来の技術】
従来の半導体集積回路は、一般にマスクとしての一枚のレチクルのパターンを基板としてのウエハ上の各ショット領域に転写する工程を繰り返すことによって製造されていた。これに対して最近、大型化した半導体デバイスの製造を行うために、転写すべき一つの回路パターンの原版パターンを複数枚のレチクルのパターンに分割し、この複数枚のレチクルのパターンをウエハ上の一つのショット領域に画面継ぎを行いながら転写する露光方法、即ちつなぎ露光する露光方法も用いられている。つなぎ露光は、「画角合成」とも呼ばれている。

また、従来の実際に露光工程で使用されるレチクル(ワーキングレチクル)は、一般にガラス基板上に金属膜を形成し、この上のレジスト層に電子線描画装置によってデバイスパターンを直接描画した後、現像及びエッチング等の処理を施すことによって製造されていた。しかしながら、デバイスの大型化に対応してレチクルを大型化した場合に、その1枚のレチクルの全パターンを電子線描画装置で描画するのは、長い描画時間を要するために製造コストが上昇する。そこで、特に大型のワーキングレチクルについては、電子線描画装置を用いて製造した複数枚のマスクーレチクルのパターンを、1枚のガラス基板上に画面継ぎを行いながら縮小して露光することによって製造する方法も用いられている。

このように複数枚のレチクルのパターンのつなぎ露光を行って、1つのデバイス又は1枚のレチクルを製造する場合には、隣接するパターンの継ぎ部(境界部)でのパターンの切断を防止する必要がある。そこで、ステッパー等の投影露光装置を用いてつなぎ露光を行う際には、隣接するパターンの像の所定幅の周辺部を外側に向かって次第に透過率が減少する減光フィルタを介して重ね合わせて露光する方法が開発されている(例えば、特許文献1参照)。

【発明が解決しようとする課題】
上記の如く画面継ぎを行いながら露光を行う際には、従来より継ぎ部で減光フィルタを介して二重露光を行っていた。また、従来の減光フィルタの外側に向かって次第に透過率が減少する部分は、例えばガラス基板上に電子線描画装置を用いて多数の微細なドットパターンを局所的にはランダムで、かつ全体として所定の傾向で透過率が変化するような配置で描画することによって形成されていた。また、その減光フィルタは、例えばレチクルのパターン面との共役面に対して或る程度デフォーカスした面に配置されるため、個々のドットパターンの像がデバイス又はレチクル用の基板上にそのまま転写されることはない。

しかしながら、その減光フィルタの多数のドットパターン中には、光透過部中に形成された孤立パターンのようなパターン、又は光透過部中に形成されたラインパターンのようなパターンが存在することがある。この場合に照明系中にフライアイ・インテグレータが配置されていると、その孤立パターン又はラインパターンのようなパターンが一種のピンホールカメラの開口の作用をして、ウエハ(又はガラス基板)上にそのフライアイ・インテグレータの射出面のデフォーカスした像である2次元又は1次元の格子状パターンの像が転写される恐れがあった。このような減光フィルタを用いて画面継ぎを行うと、隣接するパターンの継ぎ部付近において露光量むらが生じて、最終的に形成される回路パターンの線幅のばらつきが大きくなる恐れがあり、ひいてはデバイス又はマスクの歩留まり低下を招く恐れもある。

本発明は斯かる点に鑑み、例えば複数のパターンを画面継ぎを行いながら露光する場合のように、所定の透過率分布を持つ減光フィルタを用いて複数のパターンを一部が重なるように露光する場合、露光対象の基板上での露光量むらを低減できる露光技術を提供することを目的とする。
更に本発明は、そのような露光技術を用いて複数のパターンを一部が重なるように露光することによって、大型のデバイス又はマスクを高精度に製造できる製造技術を提供することをも目的とする。

【課題を解決するための手段】
本発明による第1の露光装置は、露光ビームでマスクを照明する照明系(10)を備え、基板(G)上で周辺部(30AB)が部分的に重なる複数の領域(30A,30B)にそれぞれマスクのパターンを転写するために、その周辺部でその露光ビームの強度を変化させてその各領域を露光する露光装置において、その照明系は、その露光ビームの複数の光源像を形成するマイクロフライアイ・インテグレータ(2A)と、そのマスク上の照明領域を規定する視野絞り(4)と、そのマイクロフライアイ・インテグレータの射出側に配置されて、その複数の領域のその周辺部でのその露光ビームの強度を少なくとも一方向に関して徐々に変化させるために、その少なくとも一方向に対応してその露光ビームに対する透過率が変化する透過率分布を持つ減衰部(55a〜55d)が一部に形成される減光フィルタ(55)とを備えるものである。

斯かる本発明によれば、マイクロフライアイ・インテグレータは通常のフライアイ・インテグレータに比べて各レンズエレメントの形状が例えば1/100程度に小さいため、仮にその減光フィルタの減衰部のパターンによってピンホールカメラと同様の作用によって、そのマイクロフライアイ・インテグレータの射出面の像がその基板上の複数の領域の周辺部(継ぎ部)の近くに形成されても、その射出面の像はピッチの小さい格子状である。従って、その周辺部での露光量むらは小さくなる。

この場合、その照明系は、露光中にそのマイクロフライアイ・インテグレータに対するその露光ビームの入射角を変化させるために、その露光ビームを振動させる振動部材(6)を更に有することが望ましい。
その振動部材によって、露光中にそのマイクロ・フライアイ・インテグレータの射出面の多数の光源像の位置が変位するため、平均化効果によって露光量むらは更に低減される。

次に、本発明による第2の露光装置は、露光ビームでマスクを照明する照明系を備え、基板(G)上で周辺部(30AB)が部分的に重なる複数の領域(30A,30B)にそれぞれマスクのパターンを転写するために、その周辺部でその露光ビームの強度を変化させてその各領域を露光する露光装置において、その照明系は、その露光ビームの複数の光源像を形成するオプティカル・インテグレータ(2B)と、そのマスク上の照明領域を規定する視野絞り(4)と、そのオプティカル・インテグレータの射出側に配置されて、その複数の領域のその周辺部でのその露光ビームの強度を少なくとも一方向に関して徐々に変化させるために、その少なくとも一方向に対応してその露光ビームに対する透過率が変化する透過率分布を持つ減衰部(55a〜55d)が一部に形成される減光フィルタ(55)と、そのオプティカル・インテグレータに入射するその露光ビームを拡散させる拡散部材(64)とを有するものである。

斯かる本発明によれば、拡散部材によって露光ビームが拡散されるため、そのオプティカル・インテグレータによって形成される複数の光源像の明部が大きくなる。従って、仮にその減光フィルタの減衰部のパターンによってピンホールカメラと同様の作用によって、そのフライアイ・インテグレータの射出面の像がその基板上の複数の領域の周辺部(継ぎ部)の近くに形成されても、その射出面の像は全体としてほぼ均一な明るさとなるため、その周辺部での露光量むらは小さくなる。

また、本発明による露光方法は、本発明の何れかの露光装置を用いて、マスクのパターンを画面継ぎを行いながら基板(G;W)上に露光する露光方法であって、第1のマスク(RA)のパターンの継ぎ部をその減光フィルタを介してその基板上に露光する第1工程と、第2のマスク(RB)のパターンの継ぎ部をその減光フィルタを介してその基板上のその第1のマスクのパターンのその継ぎ部の像の上に露光する第2工程とを有するものである。

この露光方法によれば、複数のパターンの画面継ぎによって大きいパターンを露光することができると共に、露光量むらが低減されてる。
また、本発明のデバイス製造方法は、リソグラフィ工程を含みマスク又はデバイスを製造するためのデバイス製造方法であって、本発明の何れかの露光方法又は露光装置によって複数のパターン(RA〜RD)を画面継ぎを行いながら露光する工程を含むものである。この際に複数のマスクパターンをつなぎ露光することによって、その基板上に直接電子線描画装置等を用いてマスクパターンを描画する方式に比べて、高精度かつ高スループットにマスク又はデバイスを量産できる。

また、本発明のマスクは、本発明のデバイス製造方法を用いて製造されたものである。本発明の適用によって、大型マスクを高精度に製造することができる。

【発明の実施の形態】
以下、本発明の第1の実施形態につき図1〜図8を参照して説明する。本例は、投影露光装置を用いて複数のマスクパターンの像を画面継ぎを行いながら1つの基板上に転写する場合に本発明を適用したものである。
図1は、本例の投影露光装置の概略構成を示し、この図1において、露光光源1としてはKrFエキシマレーザ光源(波長248nm)が使用されている。なお、露光光源としては、ArFエキシマレーザ光源(波長193nm)、F2 レーザ光源(波長157nm)、Kr2 レーザ(波長146nm)、Ar2 レーザ光源(波長126nm)などの紫外パルスレーザ光源、YAGレーザの高調波発生光源、半導体レーザの高調波発生装置、又は水銀ランプ(i線等)なども使用することができる。

露光時に露光光源1からパルス発光された露光ビームとしての露光光(露光用の照明光)ILは、シリンドリカルレンズを含むビーム整形光学系BE1を通過して断面形状がほぼ正方形に整形された後、ミラーM1及びM2で反射されて、ビームエキスパンダBE2によって断面形状が所定の大きさまで拡大される。ビームエクスパンダBE2から射出されたほぼ平行な露光光ILは、ミラーM3で反射された後、振動部材としての振動ミラー6によって光路が折り曲げられて、オプティカル・インテグレータ(ユニフォマイザ又はホモジナイザ)としてのマイクロフライアイ・インテグレータ2Aに入射して、照度分布が均一化される。

振動ミラー6には、回転軸6aの周りにこの振動ミラー6を所定の角度範囲で振動させる駆動モータ61が設けられており、装置全体の動作を統轄制御する主制御系24が駆動モータ61の動作を制御する。なお、更に回転軸6aに直交する回転軸6bの周りに振動ミラー6を振動させる機構を設け、振動ミラー6を直交する2軸の周りに振動できるようにしてもよい。また、マイクロフライアイ・インテグレータ2Aは、断面形状が幅数10μm程度の角型又は直径が数10μm程度の円形の多数の微小レンズを束ねたものである。

また、マイクロフライアイ・インテグレータ2Aの射出面(照明光学系の瞳面)には、露光光ILの開口数、ひいてはコヒーレンスファクタ(σ値)を設定すると共に、露光光の光量分布を円形、輪帯状、複数の偏心した領域などに設定して照明条件を決定するための照明系開口絞り(σ絞り)7が配置されている。照明系開口絞り7を通過した露光光ILは、リレーレンズ3を経て可変視野絞りとしてのレチクルブラインド4に入射する。レチクルブラインド4は、一例として図2に示すように、2枚の移動自在のL字型の遮光板41,42の4箇所のエッジ41A,41B,42A,42Bで囲まれる可変開口(斜線を施した領域)Sによって、転写対象のレチクルR上の照明領域(露光画角)を決定する。遮光板41,42は、不図示の駆動機構によってそれぞれ照明光学系の光軸に垂直な平面内の直交するX方向、Y方向に駆動される。図1の主制御系24が、その駆動機構を介してレチクルブラインド4の開口の位置及び大きさを制御する。

図1において、レチクルブラインド4を通過した露光光ILは、濃度フィルタ55を通過して、後述のように画面継ぎを行いながら露光する(つなぎ露光する)際に適した強度分布(照度分布)を与えられる。即ち、減光フィルタとしての濃度フィルタ55は、つなぎ露光する際の継ぎ部の積算露光量を他の部分の積算露光量と同一にするための透過率分布を有している(詳細後述)。濃度フィルタ55を通過した露光光は、リレーレンズ8A、光路折り曲げ用のミラーM4及びコンデンサレンズ8Bを経て、転写用の原版パターンの形成されたマスクとしてのレチクルRのパターン面(下面)を照明する。リレーレンズ8A及びコンデンサレンズ8Bに関してレチクルRのパターン面(レチクル面)に共役な面を面P1(図8参照)とすると、レチクルブラインド4は面P1又は面P1に近接した面上に配置されており、濃度フィルタ55のフィルタ形成面は面P1からΔFだけ僅かにレチクルR側(露光光源1側でもよい)にデフォーカスした位置に設定されている。濃度フィルタ55の作用によって、露光光ILはレチクルRのパターン領域の周辺部で外側に向けて次第に小さくなる強度分布(照度分布)を有する。

露光光源1、ビーム整形光学系BE1、ビームエクスパンダBE2、ミラーM1〜M3、マイクロフライアイ・インテグレータ2A、照明系開口絞り7、リレーレンズ3、レチクルブラインド4、濃度フィルタ55、リレーレンズ8A、ミラーM4、及びコンデンサレンズ8Bを含んで照明光学系10が構成されている。露光光ILのもとで、レチクルRの照明領域内のパターンは、両側テレセントリックの投影光学系PLを介して投影倍率β(βは1/4,1/5等)で感光基板G上の一つのショット領域に投影される。基板としての感光基板Gは、ワーキングレチクル用の四角形のガラス基板にクロム等の金属膜を被着した後、フォトレジストを塗布したものである。更に、感光基板Gの周辺部には複数のアライメントマーク(不図示)が形成されている。なお、露光対象の基板としては、例えば半導体(シリコン等)又はSOI(silicon on insulator)等の直径が200〜300mm程度の円板状の基板であるウエハWも使用することができる。以下、投影光学系PLの光軸AXに平行にZ軸を取り、感光基板G上のZ軸に垂直な平面内で互いに直交する方向にX軸及びY軸を取って説明する。なお、図2のX方向、Y方向は、それぞれ図1のX方向、Y方向に対応する方向である。

図1において、濃度フィルタ55は、可動テーブル53及び可動テーブル52を介して不図示のベース上で、駆動モータ52x,52y等によって照明光学系10の光軸に垂直な平面内でX方向、Y方向に対応する方向に移動可能で、且つその光軸の周りに回転可能に支持されている。可動テーブル52,53には濃度フィルタ55の位置及び回転角を検出するセンサが組み込まれており、そのセンサの検出結果が駆動系29に供給されている。そして、主制御系24が駆動系29を介して可動テーブル52,53を駆動することによって、濃度フィルタ55の位置及び回転角を制御できるように構成されている。可動テーブル52,53等から濃度フィルタ55の位置決め装置5が構成されている。通常は、濃度フィルタ55の回転角はレチクルブラインド4によって規定される四角形の照明領域(図2の可変開口Sの投影像)に合わせて固定されており、画面継ぎの位置に応じて濃度フィルタ55のレチクルブラインド4に対する相対位置が制御される。また、本例では、濃度フィルタ55は、照明光学系10の光軸に垂直に配置されているが、例えば国際公開(WO)第00/059012号パンフレットに開示されているように、濃度フィルタ55の照明光学系10の光軸に垂直な面に対する傾斜角、及びその光軸に沿った位置を制御するための機構を設けてもよい。

また、レチクルRはレチクルステージ21上に保持され、レチクルステージ21はレチクルベース22上をX方向、Y方向、回転方向に微動して、レチクルRの位置決めを行う。レチクルステージ21の位置(回転量を含む)は、この上に設けられた移動鏡20Xm,20Ym及び外部に配置されたレーザ干渉計20X,20Yによって計測され、この計測値及び主制御系24からの制御情報に基づいて、レチクルステージ駆動系23はレチクルステージ21の位置を制御する。レチクルRの周辺部の上方には、レチクルR上のアライメントマークとレチクルアライメント用の基準マークとを検出するためのレチクルアライメント顕微鏡(不図示)が配置されており、この検出結果に基づいて主制御系24はレチクルRのアライメントを行う。

また、レチクルステージ21の近傍には、不図示であるがレチクルステージ21上のレチクルを交換するレチクルローダ、及び画面継ぎに使用される複数のレチクルが収納されたレチクルライブラリが設置されている。これによって、レチクルステージ21上のレチクルRは別のレチクルと高速に交換される。
一方、感光基板G(又はウエハW)は、不図示のウエハホルダを介してウエハステージ25上に保持され、ウエハステージ25はウエハベース26上でX方向、Y方向にステップ移動する。ウエハステージ25のXY平面内での位置(回転量を含む)はレーザ干渉計27X,27Yによって計測され、この計測値及び主制御系24からの制御情報に基づいて、ウエハステージ駆動系28はウエハステージ25の動作を制御する。更に、ウエハステージ25は、オートフォーカス方式で感光基板Gの表面を投影光学系PLの像面に合わせ込む。ウエハステージ25上の感光基板Gの近傍には、ピンホールを通過した光を集光して光電変換する照度センサ63が固定され、マーク検出系としても機能する照度センサ63の検出信号が主制御系24に供給されている。照度センサ63の検出信号より、濃度フィルタ55を通過した露光光ILのウエハステージ25上での強度分布を計測することができる。

更に、ウエハステージ25上の感光基板Gの近傍には、例えばレチクルアライメント用の2つの2次元の基準マークと、ウエハアライメント用の1つの2次元の基準マークとが形成された基準マーク部材(不図示)が設置されている。また、ウエハステージ25の上方には、ウエハアライメント用の基準マーク及び感光基板G上のアライメントマークの位置を検出するためのアライメントセンサ(不図示)が配置されており、この検出結果に基づいて主制御系24は、感光基板Gのアライメントを行う。

さて、本例の投影露光装置では、感光基板G上の各ショット領域への露光に際して、複数のレチクルのパターンの縮小像を画面継ぎを行いながら露光(つなぎ露光)する。この際に、隣接する2つのパターンの縮小像の境界部では所定幅の継ぎ部(つなぎ部)を重ね合わせて露光すると共に、4個のパターンの縮小像が隣接する領域では、その4個の縮小像のそれぞれの隅の継ぎ部としての角部を重ね合わせて露光する。これによって、最終的にその継ぎ部に形成される回路パターンの切断を防止している。

ところが、単に複数の縮小像を重ね合わせて露光すると、積算露光量が他の部分よりも増加してしまうため、本例では濃度フィルタ55を用いて各レチクルのパターンの縮小像を露光する際に、その周辺部の照度(ひいては露光量)を外側に向かって次第に減少するように設定している。なお、そのようにつなぎ露光する際に、レチクルパターンによってはその継ぎ部(例えば、第1パターンの転写時に露光光ILで露光される1つのショット領域内の第1部分と、第2パターンの転写時に露光光ILで露光されるその1つのショット領域内の第2部分との重畳部)に必ずしもデバイス用の回路パターンが存在しない、或いは回路パターンが存在してもその接続部が存在しないこともあり得る。この場合でも積算露光量をその他の領域に合わせるために、濃度フィルタ55が有効である。以下、濃度フィルタ55の構成及び使用方法につき説明する。

先ず、図1において、本例では濃度フィルタ55のフィルタ面の透過率分布によってレチクル面での照度分布を設定するため、理論的にはそのフィルタ面はレチクル面と共役な面上にあるのが望ましい。しかしながら、その配置でそのフィルタ面に欠陥部や塵等の異物が存在すると、その欠陥部や異物もレチクルRのパターンと共に感光基板G上に転写される恐れがある。そこで、濃度フィルタ55のフィルタ面は、その共役な面から僅かにレチクル側(又は露光光源側でもよい)にデフォーカスした位置に配置されている。

図8は、図1の投影露光装置の光学系を簡略化して示し、この図8において、図1のビーム整形光学系BE1からミラーM3までの光学系が一つのビーム整形光学系BEで表され、図1のリレーレンズ8Aからコンデンサレンズ8Bまでの光学系が一つのコンデンサレンズ系8で表されている。この図8において、レチクルブラインド4は、レチクル面P2と共役な面P1又はこれに近接した面上に配置され、濃度フィルタ55のフィルタ面P5は、面P1からΔFだけレチクルR側にデフォーカスして配置されている。また、レチクル面P2に対して感光基板Gの露光面P3は共役であり、フィルタ面P5に対してコンデンサレンズ系8に関して共役な面P6、及びコンデンサレンズ系8及び投影光学系PLに関して共役な面P7はそれぞれレチクル面P2及び露光面P3からデフォーカスしている。

但し、濃度フィルタ55のフィルタ面P5の異物を少なくできる環境下では、そのフィルタ面P5をほぼ面P1上に設置してもよい。なお、本例のように濃度フィルタ55に多数の微細パターンを局所的にランダムに、且つ全体として所定の分布となるように描画する場合にも、各微細パターンの像が感光基板G上に転写されないように、フィルタ面P5は面P1から僅かにデフォーカスしておくことが望ましい。

また、つなぎ露光後のデバイスの線幅精度等を向上させようとすると、継ぎ部での露光光ILの照度分布(強度分布)を高精度に制御する必要があると共に、レチクルRと濃度フィルタ55との相対的な位置決め精度を高める必要がある。例えば、図5において、感光基板G上にX方向に隣接するショット領域30Aとショット領域30Bとを継ぎ部30ABで重ね合わせて露光する場合、継ぎ部30ABのX方向の幅は一定値に維持する必要がある。そこで、レチクルRと濃度フィルタ55との相対的な位置関係を所定の状態に設定するために、図1の可動テーブル52,53を含む位置決め装置5が使用される。更に、照明領域の周辺部の少なくとも一部で強度が徐々に変化する照度分布を正確に形成するために、図1の面P1に対する濃度フィルタ55のフィルタ面のデフォーカス量は、周辺の複数点でほぼ等しくなるように設定されている。更に、濃度フィルタ55のデフォーカス量が大きくなり過ぎると、照明光学系10の収差によってレチクル面上での強度分布が濃度フィルタ55の透過率分布から許容範囲を超えてずれる恐れがある。そこで、濃度フィルタ55のデフォーカス量は、所定の許容範囲内に収まるように設定されている。
