この発明は、略円形の半導体ウェハー(以下、「基板」とも呼ぶ)を加熱する加熱装置および当該加熱装置を含む熱処理装置に関するもので、特に加熱装置の加熱部の改良に関する。

【従来の技術】
例えば、CVD(Chemicai Vapor Deposition)のように基板の表面に薄膜形成する成膜処理工程や、フォトマスクのラッカ塗布工程に続いて、層を硬化させかつ化学的に前処理する工程において基板を均一に加熱することは、膜厚が均一な薄膜を得るための重要な因子の1つとなっている。また同様に、イオン注入後の基板に対してキセノンフラッシュランプ等からの閃光を照射してイオン活性化処理を行う工程においても、閃光を照射してイオン活性化処理に先だって処理対象基板を予め均一に加熱することは、当該イオン活性化処理を良好に行うための重要な因子の1つになっている。そのため、基板を均一に加熱する加熱装置が種々提案されている(例えば、特許文献1、特許文献2参照)。

ここで、キセノンフラッシュランプを使用したイオン活性化処理では、予め加熱装置によって基板全体を200℃ないし600℃に予備加熱し、続いて、その予備加熱された基板の表面に向けてキセノンフラッシュランプからの閃光を照射することによって、イオンが注入された基板の表面のみを極めて短時間(数ミリセカンド以下)に、例えば、1000℃ないし1100℃程度の温度に加熱(アニール)昇温させている。これにより、基板に注入されたイオンが拡散するための十分な時間を与えることなく基板表面を加熱することができるため、基板表面に打ちこまれたイオンのプロファイルをなまらせることがなく、良好にイオン活性化処理を実行することが可能となる。

【発明が解決しようとする課題】
しかし、特許文献1の加熱装置の中央部、周辺部および中間部(以下、「発熱部」とも呼ぶ)のそれぞれから基板に向けて供給される単位面積当たりの熱エネルギーは必ずしも同一でないため、基板を均一に加熱するためには、当該発熱部のそれぞれに配設される発熱抵抗体に印加される電圧を個別に制御することが必要となる。そのため、加熱処理を制御する制御部の処理コストが増加するという問題が生ずる。

ここで、特許文献1の加熱装置において、上述の処理コスト増加という問題を解決する方法の1つとして、発熱部のそれぞれに異なった発熱抵抗体を配設する方法が考えられる。これによれば、発熱部のそれぞれに対応する発熱抵抗体に同一電圧を印加することによって、発熱部のそれぞれから基板に向けて供給される単位面積当たりの熱エネルギーを略同一にすることができ、制御部における処理コストを低減することが可能となる。

しかしながら、この方法では、各発熱抵抗体に流れる電流値が相違することになる。したがって、基板を昇温させるために各発熱抵抗体に電圧を印加すると、温度によっては発熱抵抗体のうち1つが定格消費電力に達し、その他の発熱抵抗体は定格消費電力以下となる問題、すなわち、ある発熱抵抗体のために基板を昇温可能な温度範囲が狭められてしまうという問題が生ずる。

また、特許文献2に記載された基板を熱的に処理するための装置では、基板が配置される載置面と反対の側に、それぞれが同じ形および大きさを有する複数の正方形の加熱エレメントを設けられている。そして、各加熱エレメントを別個に加熱制御することによって基板全体を均一に加熱している。

しかしながら、特許文献2の装置では、正方形の加熱エレメントを採用しており、基板を載置して加熱する加熱面の温度分布を略同心円状に制御することができない。これにより、加熱プレート付近に熱対流等の空気の流れが生ずることによって円形基板の中央部と外周部とにおける放熱量が相違した場合、この放熱量の相違を補償するように略同心円状に加熱プレートの加熱面を制御することができず、その結果、基板全体を均一に昇温することが困難となる。

そこで、本発明では、基板を略同心円状に配設された複数の加熱部によって、特別な装置や制御を行うことなく加熱面から基板に対して与えられる単位面積当たりの熱エネルギーを略同一にすることができる加熱装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、請求項1の発明は、略円形の基板を加熱面にて加熱する加熱装置であって、略円盤状の第1の内部領域を有し、前記第1の内部領域に配設された第1の発熱体からの熱エネルギーによって前記加熱面を加熱する中心加熱部と、略ドーナツ形状の第2の内部領域を有し、前記第2の内部領域に配設された第2の発熱体からの熱エネルギーによって前記加熱面を加熱する外側加熱部と、を備え、前記外側加熱部は、前記中心加熱部の外側に同心円状に配設されており、前記加熱面における前記中心加熱部の表面積と前記外側加熱部の表面積とは略同一であることを特徴とする。

【発明の実施の形態】
以下、図面を参照しつつ本発明の実施の形態について詳細に説明する。

<1.熱処理装置の構成>
図1および図2は本発明にかかる熱処理装置の構成を示す側断面図である。この熱処理装置は、キセノンフラッシュランプからの閃光によって円形の半導体ウェハー等の基板の熱処理を行う装置である。なお、図1および以降の各図には、それらの方向関係を明確にすべく必要に応じて適宜、Z軸方向を鉛直方向とし、XY平面を水平面とするXYZ直交座標系を付している。

この熱処理装置は、透光板61、底板62および一対の側板63、64からなり、その内部に略円形の半導体ウェハーWを収納して熱処理するためのチャンバー65を備える。チャンバー65の上部を構成する透光板61は、例えば、石英等の赤外線透過性を有する材料から構成されており、光源5から出射された光を透過してチャンバー65内に導くチャンバー窓として機能している。また、チャンバー65を構成する底板62には、後述するサセプタ73および加熱プレート74を貫通して半導体ウェハーWをその下面から支持するための支持ピン70が立設されている。

また、チャンバー65を構成する側板64には、半導体ウェハーWの搬入および搬出を行うための開口部66が形成されている。開口部66は、軸67を中心に回動するゲートバルブ68により開閉可能となっている。半導体ウェハーWは、開口部66が解放された状態で、図示しない搬送ロボットによりチャンバー65内に搬入される。また、チャンバー65内にて半導体ウェハーWの熱処理が行われるときには、ゲートバルブ68により開口部66が閉鎖される。

チャンバー65は光源5の下方に設けられている。光源5は、複数(本実施形態においては27本)のキセノンフラッシュランプ69(以下、単に「フラッシュランプ69」とも称する)と、リフレクタ71とを備える。複数のフラッシュランプ69は、それぞれが長尺の円筒形状を有する棒状ランプであり、それぞれの長手方向が水平方向に沿うようにして互いに平行に列設されている。リフレクタ71は、複数のフラッシュランプ69の上方にそれらの全体を被うように配設されている。

このキセノンフラッシュランプ69は、その内部にキセノンガスが封入されその両端部にコンデンサーに接続された陽極および陰極が配設されたガラス管と、該ガラス管の外局部に巻回されたトリガー電極とを備える。キセノンガスは電気的には絶縁体であることから、通常の状態ではガラス管内に電気は流れない。しかしながら、トリガー電極に高電圧を印加して絶縁を破壊した場合には、コンデンサーに蓄えられた電気がガラス管内に瞬時に流れ、そのときのジュール熱でキセノンガスが加熱されて光が放出される。このキセノンフラッシュランプ69においては、予め蓄えられていた静電エネルギーが0.1ミリセカンドないし10ミリセカンドという極めて短い光パルスに変換されることから、連続点灯の光源に比べて極めて強い光を照射し得るという特徴を有する。

光源5と透光板61との間には、光拡散板72が配設されている。この光拡散板72は、赤外線透過材料としての石英ガラスの表面に光拡散加工を施したものが使用される。

フラッシュランプ69から放射された光の一部は直接に光拡散板72および透光板61を透過してチャンバー65内へと向かう。また、フラッシュランプ69から放射された光の他の一部は一旦リフレクタ71によって反射されてから光拡散板72および透光板61を透過してチャンバー65内へと向かう。

加熱プレート74は、半導体ウェハーWを所定の温度まで昇温する加熱部材であり、窒化アルミニウムやステンレスにて形成されている。図3および図4に示すように、加熱プレート74は、略円盤状の形状を有し、その上面はサセプタ73の下面とが接するように配設されている。そして、加熱プレート74を加熱することにより、サセプタ73の上面に保持された半導体ウェハーWに対して、フラッシュランプ69によるフラッシュ加熱に先立って当該半導体ウェハーWを予め所定の温度に保持する予備加熱(アシスト加熱)を行うことができる。

また、図3および図4に示すように、加熱プレート74は、短軸方向に分割され、熱エネルギーを発生する複数(本実施の形態では3つ)の加熱部31、32、33から構成されている。すなわち、加熱プレート74の内部は、複数(本実施の形態では2つ)の内壁35、36によって複数(本実施の形態では3つ)の内部領域31a、32a、33aに分割されている。そして、これら内部領域31a、32a、33aが、それぞれ半導体ウェハーWを加熱する第1の加熱部31、第2の加熱部32、第3の加熱部33の要部に相当する。

発熱体38aは、フィラメント等の線状の発熱素子によって構成されており、内部領域31aに所定の長さLだけ内部領域31aの中心部から第1の内壁35内周部に向けて渦巻き状に配設されている。したがって発熱体38aは、その両端に印加された電圧に応じた熱エネルギーを発生することとなる。そして、発生した熱エネルギーは第1の加熱部31の上部を形成する天板37aを介してサセプタ73の上面に載置された半導体ウェハーWを加熱するのに使用される。すなわち、第1の加熱部31は、加熱プレート74の中心部に配設され、半導体ウェハーWの中心部を略円形状に加熱する中心加熱部として使用される。

なお、内部領域31aには、第1の加熱部31の温度を検出するためのセンサ(図示省略)が取りつけられている。そのため、当該センサによって検出された温度に基づいて発熱体38aに印加する電圧を制御することができる。
