この発明は、例えば半導体ウエハやLCD用ガラス基板等の被処理基板を密封雰囲気の処理容器内に収容して処理ガス例えばオゾンガスと溶媒蒸気例えば水蒸気等の処理流体を供給して処理を施す基板処理装置及び基板処理方法に関するものである。

【従来の技術】
一般に、半導体デバイスの製造工程においては、被処理基板としての半導体ウエハやLCD基板等(以下にウエハ等という)にフォトレジストを塗布し、フォトリソグラフィ技術を用いて回路パターンを縮小してフォトレジストに転写し、これを現像処理し、その後、ウエハ等からフォトレジストを除去する一連の処理が施されている。

前記レジスト除去の手段として洗浄装置が用いられている。近年では、環境保全の観点から廃液処理が容易なオゾン(O3)を用いてレジスト除去を行うことが要望されている。また、処理ガス例えばオゾンガスと溶媒の蒸気{処理ガスを溶かし込むことが可能な溶媒の蒸気}例えば水蒸気を用いて、ウエハ等からレジストを水溶化した後、除去する洗浄方法が新規に提案されている(例えば、特許文献1参照)。

この洗浄方法によれば、処理容器内に収容されたウエハ等に、処理ガス例えばオゾンガスを供給して、ウエハ等のレジストを除去することができる。

また、この洗浄方法を利用した基板処理システムの洗浄処理工程においては、複数用意した処理容器内にウエハ等を収容した後、処理容器内を昇温、加圧した状態で、処理ガス例えばオゾンガスと溶媒蒸気例えば水蒸気とからなる処理流体を供給することにより、連続してウエハ等のレジストを除去することができる。

ところで、この種の洗浄処理工程においては、処理容器内の圧力や処理流体の供給量が、洗浄処理性能(エッチング性能)に大きく影響する。そのため、各処理容器内の圧力や処理流体の供給量を一定に調整する必要がある。

なお、処理容器へ溶媒蒸気例えば水蒸気を供給する溶媒蒸気供給源の制御方法は、温度制御により開閉弁を開閉することによって行っている。

【発明が解決しようとする課題】
ところで、蒸気供給源に接液・接ガス部の材質をパーティクルの観点から金属に代えて例えばフッ素樹脂を使うことがある。この場合、温度検出手段を設ける際に制約がでてくる上、更に、蒸気供給源における温度検出手段に頼らないで直接的に圧力検出手段を用いて、処理容器内を所定圧力範囲内に保つことがより精密な調整ができるという事情もある。また、複数の処理容器が溶媒蒸気供給源を共通する場合においては、各処理容器内の圧力を一定に保つことが要求されてきている。

この発明は上記事情に鑑みなされたもので、温度制御によらないで、処理容器内の圧力を容易にかつ確実に調整して所定圧力範囲内に維持すると共に、処理性能の向上を図れるようにした基板処理装置及び基板処理方法を提供することを目的とするものである。

【課題を解決するための手段】
上記目的を達成するために、この発明の基板処理装置は、処理容器内に収容された被処理基板に蒸気を含む処理流体を供給して、処理容器内を加圧した状態で、被処理基板を処理する基板処理装置を前提とし、 内部で前記被処理基板の処理が行われる処理容器と、 前記処理容器に前記蒸気を供給する蒸気供給源と、前記蒸気供給源と前記処理容器を接続する蒸気供給管路と、 前記蒸気供給管路に介設される供給切換手段とを具備し、 前記蒸気供給管路における前記供給切換手段と蒸気供給源との間、又は蒸気供給源に蒸気排出管路を接続し、 前記蒸気排出管路に可変の流量調整手段を介設してなる、ことを特徴とする(請求項1)。この場合、1つの前記蒸気供給源と複数の前記処理容器とを蒸気供給管路を介して接続することも可能である(請求項2)。

【発明の実施の形態】
以下に、この発明の実施形態を添付図面に基づいて詳細に説明する。ここでは、この発明に係る基板処理装置をウエハの表面に対してレジスト除去処理及び洗浄処理等するように構成された基板処理装置としての基板処理ユニットに適用した場合について説明する。

上記基板処理システム1は、被処理体例えば半導体ウエハW(以下、ウエハWという)に処理及び処理後の熱処理を施す処理部2と、この処理部2にウエハWを搬入・搬出する搬入出部3とで主要部が構成されている。

上記搬入出部3は、処理前及び処理後の複数枚例えば25枚のウエハWを収納するウエハキャリアCと、このウエハキャリアCを載置するための載置台6が設けられたイン・アウトポート4と、載置台6に載置されたキャリアCと処理部2との間で、ウエハWの受け渡しを行うウエハ搬送装置7が備えられたウエハ搬送部5とで構成されている。

ウエハキャリアCの側面には開口が設けられており、この開口には開閉可能な蓋体が設けられている。この蓋体を開蓋した状態でウエハWがウエハキャリアCの一側面を通して搬入出されるように構成されている。また、ウエハキャリアCの内壁には、ウエハWを所定間隔で保持するための棚板が設けられており、この棚板によってウエハWを収容する例えば25個のスロットが形成されている。なお、ウエハWは半導体デバイスを形成する面が上面となっている状態で、各スロットに1枚ずつ収容される。

上記イン・アウトポート4の載置台6には、例えば3個のウエハキャリアCを水平面のY方向に並べて所定位置に載置することができるようになっている。ウエハキャリアCは蓋体が設けられた側面をイン・アウトポート4とウエハ搬送部5との仕切壁8側に向けて載置される。仕切壁8においてウエハキャリアCの載置場所に対応する位置には窓部9が形成されており、窓部9のウエハ搬送部5側には、窓部9をシャッタ等により開閉する窓開閉機構10が設けられている。

ウエハ搬送部5に配設されたウエハ搬送装置7は、水平のY方向及び鉛直のZ方向に移動自在であり、かつ、水平面のX−Y平面内で回転(θ方向)自在に構成されている。また、ウエハ搬送装置7は、ウエハWを把持する取出収納アーム11を有し、この取出収納アーム11はX方向にスライド自在に構成されている。このようにして、ウエハ搬送装置7は、載置台6に載置されたすべてのウエハキャリアCの任意の高さのスロットにアクセスし、また、処理部2に配設された上下2台のウエハ受け渡しユニット16,17にアクセスして、イン・アウトポート4側から処理部2側へ、逆に処理部2側からイン・アウトポート4側へウエハWを搬送することができるように構成されている。

上記処理部2は、搬送手段である主ウエハ搬送装置18と、ウエハ搬送部5との間でウエハWの受け渡しを行うためにウエハWを一時的に載置するウエハ受け渡しユニット16,17と、基板処理ユニット12,13,14,15と、この発明に係る基板処理装置である基板処理ユニット23a〜23hとを具備している。

上記ファンフィルターユニット(FFU)26からのダウンフローの一部は、ウエハ受け渡しユニット16,17と、その上部の空間を通ってウエハ搬送部5に向けて流出する構造となっている。これにより、ウエハ搬送部5から処理部2へのパーティクル等の侵入が防止され、処理部2内が清浄に保たれる。

上記主ウエハ搬送装置18は、X方向とZ方向に移動可能であり、かつ、X−Y平面内で図示しないモータによって回転(θ方向)可能に形成されている。また、主ウエハ搬送装置18は、ウエハWを保持する搬送アーム18aを具備し、この搬送アーム18aはY方向にスライド自在に形成されている。このように構成される主ウエハ搬送装置18は、ウエハ搬送部5に配設されたウエハ搬送装置7と、基板洗浄ユニット12〜15、基板処理ユニット23a〜23hの全てのユニットにアクセス可能に配設されている。

各基板洗浄処理ユニット12,13,14,15においては、基板処理ユニット23a〜23hにおいて、レジスト水溶化処理が施されたウエハWに対して洗浄処理及び乾燥処理が施されるようになっている。更に、その後、薬液を使用した洗浄処理及び乾燥処理が可能になっている。

一方、基板処理ユニット23a〜23hは、ウエハW表面に塗布されているレジストを水溶化処理を行うものである。ここで、水溶化処理とは、水に不溶性のレジスト膜を水溶性の膜に変質させる処理である。これら基板処理ユニット23a〜23hは、図2に示すように、上下方向に4段で各段に2台ずつ配設されている。左段には基板処理ユニット23a,23b,23c,23dが上から順に配設され、右段には基板処理ユニット23e,23f,23g,23hが上から順に配設されている。図1に示すように、基板処理ユニット23aと基板処理ユニット23e、基板処理ユニット23bと基板処理ユニット23f、基板処理ユニット23cと基板処理ユニット23g、基板処理ユニット23dと基板処理ユニット23hとは、その境界をなしている壁面28に対して対称な構造を有しているが、対称である以外は、各基板処理ユニット23a〜23hは概ね同様の構造となっている。そこで、基板処理ユニット23a,23bを代表例として、以下にその構造について詳細に説明する。

図3は、基板処理ユニット23a,23bの配管系統を示す概略構成図である。基板処理ユニット23a,23bに備えられる処理容器30A,30Bには、それぞれ溶媒蒸気供給管路40(40A,40B)(以下に、主供給管路という)を介して1つの溶媒蒸気供給源である蒸気発生装置41が接続されており、この主供給管路40(40A,40B)に供給切換手段60(60A,60B)が介設されている。

蒸気発生装置41には開閉弁V2が介設された純水供給管路48を介して純水供給源49が接続されている。純水供給管路48における開閉弁V2の下流側(二次側)には、分岐管路47を介して窒素(N2)ガス供給源43が接続されている。分岐管路70には開閉弁V3が介設されている。両開閉弁V2,V3は、開状態と閉状態をとることができる。

また、蒸気発生装置41は、図5に示すように、純水Lを貯留する密閉、耐圧構造のタンク41aと、タンク41aの外周部を固定支持する固定支持部材41bとで主に構成されている。タンク41aは、両側が開口した筒体41cと、筒体41cの両側をOリング41dを介して気水密に閉塞する一対の加熱板41eによって構成されている。この場合、加熱板41eの内側面には、図5(b)に示すように、例えばフッ素樹脂シート41fが被着されて疎水化処理が施されている。このように、加熱板41eの内側面を疎水化処理することにより、タンク内の純水Lとの接液部において水垢の原因を排除することができ、蒸気発生装置41で発生した水蒸気がウエハ表面に付着した際にパーティクルとして残存するのを防止することができる。また、加熱板41eの外側には、それぞれ補強板41gが配設され、補強板41gの外側面には、それぞれヒータ41hが設置されている。また、タンク41a内の上部側には、2枚の突沸防止板41iが水平状に配設されて迂回通路41jが形成されている。また、タンク41aの上部に位置する筒体41cと固定支持部材41bには蒸気取出口41kが設けられており、この蒸気取出口41kに主供給管路40(40A,40B)が接続されている。また、タンク41aの下部に位置する筒体41cと固定支持部材41bにはドレイン口41mが設けられており、このドレイン口41mにドレイン管路71が接続されており、このドレン管路71を介して蒸気発生装置41内に残留する純水を外部に排出し得るように構成されている。

上記のように構成される蒸気発生装置41において、タンク41a内の純水Lは、ヒータ41hによって加熱されて、約120℃程度に温度調節され、水蒸気は加圧された状態に保持される。なお、蒸気発生装置41によって新たに発生(生成)させる水蒸気の容量は、2台の処理容器30A,30B内に同時に充満させられるように供給される容量分となっている。

主供給管路40(40A,40B)における供給切換手段60(60A,60B)と蒸気発生装置41との間には、ミストトラップ300に接続する溶媒蒸気排出管路70(70A,70B){以下に、水蒸気排出管路70(70A,70B)という}が接続されている(図4参照)。この水蒸気排出管路70(70A,70B)の途中には、可変の流量調整手段である開度が設定可能なモータバルブ50と開閉弁51が介設されている。また、水蒸気排出管路70(70A,70B)におけるモータバルブ50の上流側(一次側)と開閉弁51の下流側(二次側)には分岐管路72が接続されており、この分岐管路72に安全弁52が介設されている。この場合、モータバルブ50と開閉弁51は、制御手段例えばコントローラ200(以下にCPU200という)に電気的に接続されており、後述する蒸気発生装置41内の圧力を検出する圧力検出手段例えば圧力センサ53によって検出された検出信号に基づいて制御されるようになっている。なお、水蒸気排出管路70(70A,70B)を蒸気発生装置41に接続してもよい。

モータバルブ50は、図6に示すように、一側に設けられて蒸気発生装置41側の水蒸気排出管路70(70A,70B)に接続する供給ポート50bと、下端に設けられてミストトラップ300側に接続する吐出ポート50cと、供給ポート50bと吐出ポート50cとを連通する連通路50dと、連通路50dの上方側に開放する開口54とを有する弁本体50aと、開口54内に摺動自在に嵌挿され、下面に設けられた弁部55が、連通路50dに設けられた弁座56に就座可能な弁体57と、この弁体57の外周部と弁本体50aの内周部とを連結するダイヤフラム58と、弁体57に設けられた雌ねじ孔57aに螺合する雄ねじ軸59aを有する正逆回転可能なサーボモータ59とで構成されている。

このように構成されるモータバルブ50において、CPU200からの制御信号によってサーボモータ59が正逆回転されることによって、連通路50dの開度が調整され、水蒸気排出管路70(70A,70B)を介してミストトラップ300に排出される水蒸気の排出量が調整されるようになっている。

上記のようにモータバルブ50と開閉弁51を、蒸気発生装置41内の圧力を検出する圧力センサ53によって検出された検出信号に基づくCPU200からの制御信号によって制御することにより、以下のように制御することができる。例えば、両処理容器30A,30Bが不使用のとき(待機時)には、モータバルブ50は蒸気発生装置41内の圧力の所定範囲内に保たれる。このとき、開閉弁51は開放しており、モータバルブ50の絞り開度設定は2値(例えば、開度40%の大開度,開度30%の小開度)に設定され、蒸気発生装置41内の圧力が上がると、大開度となり、蒸気発生装置41内の圧力が下がると、小開度に制御される。また、処理容器30A,30Bのうちの一方に水蒸気を供給する場合、蒸気発生装置41は2台の処理容器30A,30B分の水蒸気を発生(生成)するため、1台の処理容器分をドレイン(排出)して捨てる必要があるので、1台の処理容器分の水蒸気を捨てる絞り開度(小開度)に制御される。このときも開閉弁51は開放している。なお、2台の処理容器30A,30B共に水蒸気を供給するときは、開閉弁51が閉鎖し、モータバルブ50は、前の状態のままである。

上記のようにモータバルブ50を制御して水蒸気の排出流量を調整することにより、不使用時の処理容器30A,30Bの内圧を約90kPaに対して±3kPa以内に抑えることが可能となる。また、1台の処理容器の処理中に2台の処理容器分の水蒸気を精度良く処理容器側とドレイン側とを同量ずつ分配することが可能となる。

上記圧力センサ53は、蒸気発生装置41のタンク41aに設けられたドレイン口41mに接続するドレイン管路71から分岐された接続管路73を介して設けられている。このように、圧力センサ53を蒸気発生装置41に接続するドレイン管路71と接続管路73を介して蒸気発生装置41に接続することにより、蒸気発生装置41内の高温に晒されることなく、蒸気発生装置41内の圧力を正確に検出することができる。

なお、ドレイン管路71はドレイン弁DVを介して水蒸気排出管路70(70A,70B)に接続されている。また、水蒸気排出管路70(70A,70B)は、図4に示すように、水冷式のミストトラップ300に接続されている。この場合、ミストトラップ300の上流側(一次側)おける水蒸気排出管路70(70A,70B)には、空気供給口(図示せず)が設けられており、この空気供給口の図示しない逆止弁を介して空気供給源(図示せず)が接続されている。このように構成することにより、シャットダウン時(停電時を含む)に蒸気発生装置41内が負圧になることにより、供給済みの水蒸気が蒸気発生装置41内へ逆流することを防止できる。また、ドレイン途中のミストトラップ300では水冷(冷却水にて冷却)されており、水蒸気が水滴となって残存し易くなっており、負圧となるので、圧力調整に加えてエアー(Air)パージすることで、ミストトラップ300内から逆流することを未然に防ぐことができる。

一方、供給切換手段60(60A,60B)には、処理ガス供給源であるオゾンガス発生装置42が接続されると共に、窒素(N2)ガス供給源43が接続されている。この場合、供給切換手段60(60A,60B)は、それぞれ主供給管路40を連通・遮断する第1の切換弁(開閉弁)61と、オゾンガス供給管路44を連通・遮断する第2の切換弁(開閉弁)62と、N2ガス供給管路45を連通・遮断する第3の切換弁(開閉弁)63とを具備している。なお、N2ガス供給管路45には、大流量用絞り46aと小流量用絞り46bを切換可能な流量切換弁46が介設されると共に、開閉弁V1が介設されている。

一方、処理容器30A,30Bにおける主供給管路40の接続部と対向する部位には排出管路80(80A,80B)が接続されている。この排出管路80には、圧力調整用のリリーフ弁90(90A,90B)が介設されており、基板処理ユニット23a,23bの外部の排出口81(EXHAUST)に接続されている。また、排出管路80におけるリリーフ弁90(90A,90B)の上流側(一次側)と下流側(二次側)には分岐排出管路82が接続されており、この分岐排出管路82には、開閉弁例えば空気圧によって開閉するエアオペバルブ91(91A,91B)と流量調整用の絞り弁92(92A,92B)とが直列に介設されている。このように、エアオペバルブ91(91A,91B)と流量調整用の絞り弁92(92A,92B)とを直列に配設することにより、エアオペバルブ91(91A,91B)が開放された際に、処理容器30A,30B内から処理流体が急激に多量に排出されるのを、絞り弁92(92A,92B)によって抑制することができる。これにより、エアオペバルブ91(91A,91B)の圧力制御(圧力変動の抑制)を高精度に行うことができる。なお、絞り弁92(92A,92B)は、固定絞り弁でもよく、あるいはマニュアル式の絞り弁を用いてもよい。

また、排出管路80におけるリリーフ弁90(90A,90B)とエアオペバルブ91(91A,91B)の上流側には接続管路94を介して圧力検出手段である圧力センサ93(93A,93B)が接続されている。このように排出管路80に接続管路94を介して圧力センサ93(93A,93B)を接続することにより、処理容器30A,30B内が高温度に設定された場合においても、熱的影響を受けることなく処理容器30A,30B内の圧力を正確に検出することができる。

次に、上記のように構成された処理システム1におけるウエハWの処理工程を説明する。まず、イン・アウトポート4の載置台6に載置されたキャリアCから取出収納アーム11によって一枚ずつウエハWが取り出される。取出収納アーム11は、取り出したウエハWをウエハ受け渡しユニット17に搬送する。次に、主ウエハ搬送装置18がウエハ受け渡しユニット17からウエハWを受け取り、主ウエハ搬送装置18によって各基板処理ユニット23a〜23hに適宜搬入する。そして、各基板処理ユニット23a〜23hにおいて、ウエハWの表面に塗布されているレジストが水溶化される。所定のレジスト水溶化処理が終了したウエハWは、搬送アーム18aによって各基板処理ユニット23a〜23hから適宜搬出される。その後、ウエハWは、搬送アーム18aによって各基板洗浄ユニット12,13,14,15のいずれかに適宜搬入され、ウエハWに付着している水溶化されたレジストを除去する洗浄処理が純水等により施される。これにより、ウエハWに塗布されていたレジストが剥離される。各基板洗浄ユニット12,13,14,15では、ウエハWに対して洗浄処理を施した後、必要に応じて薬液を用いてパーティクル、及び金属汚染物質の除去処理が行われた後、乾燥処理が行われる。その後、ウエハWは再び搬送アーム18aによって受け渡しユニット16に搬送される。そして、受け渡しユニット16から取出収納アーム11にウエハWが受け取られ、取出収納アーム11によってレジストが剥離されたウエハWがキャリアC内に収納される。

一方、圧力センサ93(93A)によって処理容器30A内の圧力が検出されてCPU200に伝達され、CPU200からの制御信号に基づいてエアオペバルブ91が開閉制御されて、処理容器30A内の圧力が所定圧に調整される。蒸気発生装置41から供給される水蒸気は、図示しない温度調節器によって所定温度、例えば約115℃程度に温度調節されながら主供給管路40(40A)を通過し、供給切換手段60においてオゾンガスと混合して処理容器30A内に供給される。この場合も、処理容器30A内の圧力は、大気圧よりも高い状態、例えばゲージ圧0.2MPa程度に保たれている。すなわち、CPU200内で設定された所定圧力の値と実際の計測値が比較され、処理容器30A内の圧力が所定圧力(設定圧、目標圧)より高くなったらエアオペバルブ91が開き、また、所定圧力(設定圧、目標圧)より低くなったら、エアオペバルブ91が閉じるように制御されることによって処理容器30A内の圧力が大気圧よりも高い状態に保たれている。処理容器30A内にオゾンガス雰囲気が確立された後も、ヒータ105,125の加熱により、処理容器30A内の雰囲気温度及びウエハWの温度は所定温度に維持される。このようにして、処理容器30A内に充填したオゾンガスと水蒸気の混合処理流体によってウエハWの表面に塗布されたレジストを水溶化させる(処理工程)。したがって、処理容器30A内の圧力制御(特に昇温)及び温度制御(特に昇温)を迅速に行えるので、レジスト水溶化処理性能の向上が図れる。また、処理流体すなわちオゾンガス及び水蒸気の消費量を低減することができる。更には、処理容器30Aひいては基板装置ユニットの小型化が図れる。
