本発明は、当初マイクロ波により発生させられたマイクロ波プラズマの形状または密度を変更させることができるマイクロ波プラズマ発生法および前記方法を実施するためのプラズマ発生装置に関する。

【従来の技術】
ダイヤモンド薄膜、カーボンナノチューブ、シリコン薄膜などの機能性薄膜作製、細線状、平板状などの特殊金属構造物のダイヤモンド被膜あるいはカーボンナノチューブ被膜装置にプラズマCVD装置が用いられ、プラズマCVD装置について多くの提案が行なわれている。

従来のダイヤモンド成膜用装置として用いられるプラズマCVD装置を例にして問題点を説明する。共振器タイプのマイクロ波プラズマCVD装置では、生成したプラズマ自身による基板加熱のため、基板を外部から加熱する必要はない。しかし、プラズマ生成領域が共振器構造で決定される電界の強い領域に限られるため、プラズマ放電領域が容器中心部に限定され、プラズマサイズを大面積化できない問題点があった。従来の方式のマイクロ波プラズマCVD装置でダイヤモンド成膜を大面積化するためには、極めて高価な大出力マイクロ波発振器が必要てあった。本件発明者は特許文献1に示すように真空容器内のマイクロ波ランチャの構造に改良を施してプラズマ生成領域を拡大する試みを提案している。

熱フィラメント法は、熱フィラメントの発生する熱により放電ガスを熱解離し、ラジカルの生成を行い成膜する方法である。成膜のために、基板を外部から加熱して基板温度を上げる必要がある。一般に線状熱フィラメントを用いるため均一かつ大面積のプラズマを発生することができないので大面積のダイヤモンド成膜を行なうことは困難である。
マイクロ波の代わりにRF(高周波)電力を用いてプラズマを生成するRFプラズマ発生方法が提案されている。この方法では基板加熱が必要である。
またマイクロ波放電で行われるような高圧力下(低真空)での放電が容易ではないため、成膜速度が遅いという問題がある。

特許文献2記載の装置はプラズマの形状をある程度変更できるマイクロ波プラズマCVD装置を提案している。この装置によればプラズマの真空容器の中心軸方向の厚さを変更できるが、プラズマ放電領域が容器中心部に限定されており、プラズマの径を変更することはできず、処理対象の大面積化には効果が見られない。

【発明が解決しようとする課題】
本発明は、前記マイクロ波プラズマCVD装置の問題をマイクロ波の利用効率を一層高める補助的な熱電子発生手段の利用に着目した。
本発明の目的は、当初マイクロ波により発生させられたマイクロ波プラズマの形状または密度を変更させることができるマイクロ波プラズマ発生方法を提供することにある。
本発明のさらに他の目的は前記マイクロ波プラズマ発生方法を実施するのに適したマイクロ波プラズマ発生装置を提供することにある。

【課題を解決するための手段】
前記目的を達成するために本発明による請求項1記載のマイクロ波プラズマ発生方法は、
真空容器内にプラズマ生成ガスを導入しマイクロ波によりプラズマボールを発生させるマイクロ波プラズマ発生方法において、
マイクロ波によりプラズマボールを発生するステップと、
前記プラズマボールを外周から囲むように配置された熱フィラメントに通電して熱電子および熱を発生するステップと、および
前記熱電子により前記プラズマボールの周辺のガスの電離を促進するかまたは前記真空容器内でプラズマガスの熱解離を促進し、当初発生したプラズマの外周の拡大または外周密度を上昇させるステップから構成されている。
本発明による請求項1記載のマイクロ波プラズマ発生方法を実施するための装置は、
マイクロ波源と、
前記マイクロ波源に接続されているマイクロ波導波管と、
真空容器と、
前記真空容器内に前記導波管からマイクロ波を導入する手段と、

【発明の実施の形態】
以下図面等を参照して本発明による方法および装置の実施の形態を説明する。本発明方法は、真空容器内にプラズマ生成ガスを導入しマイクロ波によりプラズマボールを発生させるマイクロ波プラズマ発生方法である。
まず最小のステップで、真空容器に導入されたマイクロ波によりプラズマボールを発生する。
次に前記真空容器内に前記プラズマボールを外周から囲むように配置された熱フィラメントに通電して熱電子を発生する。
前記熱電子により前記プラズマボールの周辺のガスの電離を促進するかまたは前記プラズマガスの熱解離を促進し、当初発生したプラズマの外周の拡大または外周密度を上昇させるステップから構成されている。

図1は、本発明によるマイクロ波プラズマ発生方法を実施するためのプラズマ発生装置の実施例を示す図、図2は前記実施例装置の基板手段、基板および熱電子発生手段の位置関係を説明するための斜視図、図3は前記実施例装置の動作原理を説明するための略図である。

マイクロ波導波管は、図1に示すように矩形導波管1であって、短絡プランジャ3により終端され、他方端は図示しないマグネトロンよりなるマイクロ波源からの2.45GHzのマイクロ波が接続されている。真空容器14には前記導波管1に結合するマイクロ波を導入する手段からマイクロ波が接続される。
マイクロ波を導入する手段は、同軸導体2、同軸導体2下端に設けられている金属板13、同軸外導体12を含んでいる。金属板13と真空容器14の間には誘電体(石英)窓4が配置されている。同軸導体2は中空になっており、真空容器14内に原料ガスを供給するガス供給手段を形成する管15を支持している。排気管7は図示しない排気装置に接続されている。また、後述するプラズマボール6は窓8を介して観察される。また窓8を支持する管はプローブ等の挿入等にも利用できる。

真空容器14内には処理対象の基板10(図2,3参照)を支持する基板支持手段11が真空容器14内に昇降可能に支持されている。
基板支持手段11上に熱電子発生手段の熱フィラメント5が配置されている。この熱フィラメント5は、当初のプラズマボール6から離れて囲むように配置されている。前記熱電子発生手段の熱フィラメント5には、図3に示す電源16から加熱電流が供給される。熱電子供給源はバイアス手段17により接地電位からバイアスされている。本装置をダイヤモンド成膜に利用する場合、このバイアスの印加により、核形成が促進される。フィラメント5(タングステン線)に近い周辺部の成膜速度を向上させることができる。なお真空容器14は円筒共振器構造を有するものである。

次に具体的なデータを参照しながら、本発明方法および装置の動作をさらに説明する。真空容器14は外径200mm高さ180mmの円筒形である。真空容器14内部の上部に取り付けた石英板の誘電体窓4を介してマイクロ波を導入し、プラズマの生成が行われる。前記プラズマにより、基板10(図2,3参照)が加熱が行われる。前述したように基板支持手段11上に設置したループ状の熱フィラメント5に電流を流し、熱電子を発生させる。

プラズマ放電は真空容器内に取り付けた基板支持手段11上の電界強度分布に対して当初のプラズマボール6が形成される。プラズマ自身により基板支持手段11は600℃以上に加熱される。基板支持手段11上に取り付けられたタングステン線の熱フィラメント5を基板支持手段11の上方5mmから10mmの高さで基板支持手段11を囲むように配置されている。プラズマ放電条件は、マイクロ波入射パワー1.4kW、反射パワーは20W 以下、放電ガスとして水素ガスあるいは水素/メタン混合ガスを用いた。ガス圧は50 Torr 、ガス流量は200sccmである。マイクロ波は矩形導波管1より同軸変換し、真空容器上部の誘電体窓4を介して容器内に導入される。

基板支持手段11上に図3のようにプラズマボール6が生成された後、
フィラメントに最大30Aの電流を流し、熱フィラメント5を2000℃に加熱し、フィラメントより熱電子放出を生じさせる。
この熱電子が1次電子となって、プラズマ周辺部に分布するマイクロ波電界によって電離が起こり、プラズマ放電領域の拡大する。この現象を検証するために、図3のように真空容器14の測定ポートから挿入したラングミュアプローブ19を用い、水素プラズマ放電においてプラズマ密度分布の測定を行った。

図4は、マイクロ波パワー1kw水素ガス圧力約20Torrにおける水素プラズマ放電の場合の電子飽和電流の水平方向分布の測定結果を示している。
マイクロ波のみによるプラズマ放電ではプラズマボールの直径は半値幅で約30mmである。熱フィラメント5を併用した場合にはプラズマ径は半値幅で約70mmに拡大している。プラズマ密度も全体としてはるかに向上していることがわかる。

図5に、マイクロ波パワーのみでプラズマを生成した場合のプラズマ密度分布の測定結果を示す。マイクロ波のパワーを0.7kW,1.4kW,2.0kW,2.5kW,と増加させたときのプラズマ密度分布の変化を示している。
水素ガスの圧力は50Torrであり、流量は200sccmである。
マイクロ波パワーを0.7kWから2.5kWまで増加させても、プラズマ密度の増加は観測されたが、プラズマサイズの半径の変化は殆どない。

この実験により、熱フィラメント5を併用すれば、マイクロ波プラズマの放電領域を拡大できるが、励起マイクロ波の電力を増加してもプラズマの放電領域を拡大することはできないことがわかる。

【発明の効果】
以上、説明したように本発明では、熱フィラメントにより放出される熱電子によりプラズマ放電領域を拡大することができる。
このため、マイクロ波エネルギーがさらに効率良く消費されることから、プラズマ生成の能率も向上する特長を有する。
その結果、プラズマ放電領域の拡大、および熱フィラメントによって周辺領域の熱解離によって生成されるラジカルの生成によりダイヤモンド合成の大面積化が可能となり、さらに堆積速度の向上も期待できる。
マイクロ波パワーの高出力化を図る場合にくらべ、より低コストな成膜装置を提供できる利点がある。

The hot filament method is a method in which a discharge gas is thermally dissociated by heat generated by a hot filament to generate radicals and form a film. For film formation, it is necessary to externally heat the substrate to raise the substrate temperature. In general, since a linear hot filament is used, uniform and large-area plasma cannot be generated, so that it is difficult to form a large-area diamond film.
An RF plasma generation method for generating plasma using RF (high frequency) power instead of microwave has been proposed. This method requires substrate heating.
