本発明は、基板を搬送する基板搬送装置に関する。

【従来の技術】
多孔質シリコンは、A.Uhlir及びD.R.Turnerにより、弗化水素酸の水溶液中において単結晶シリコンを正電位にバイアスして、これを電解研磨する研究の過程で発見された。

その後、多孔質シリコンの反応性に富む性質を利用して、多孔質シリコンをシリコン集積回路の製造の際の素子分離工程に応用する検討がなされ、多孔質シリコン酸化膜による完全分離技術(FIPOS: Full Isolation by Porous Oxidized Silicon)等が開発された(例えば、非特許文献1参照。)。

また最近では多孔質シリコン基板上にシリコンエピタキシャル層を成長させ、この基板を酸化膜を介して非晶質基板上や単結晶シリコン基板上にはり合せるウエハ直接貼り合わせ技術等への応用技術が開発された(例えば、特許文献1参照。)。

【発明が解決しようとしている課題】
しかしながら、化成処理後の基板に形成された多孔質層は、非常に脆い構造になっており、その一部が剥がれて、パーティクルを発生させやすい。また、マイナス電極側の化成槽では、電解液に接している面の全てに化成処理がなされるため、化成処理後は、基板のベベリング部分にも多孔質層が形成される。従って、基板をその両面又は両側から挟んで搬送すると、基板にストレスがかかり、ベベリング部分からパーティクルが発生する原因となる。特に、ベベリング部分を直接両側から挟んで搬送すると、パーティクルの発生が顕著である。

また、高濃度フッ化水素酸で基板を処理する化成処理では、その処理後速やかにイソプルピルアルコール等で基板表面をリンス置換することが多孔質層の安定性等で重要だと考えられている。しかし、上記方法で搬送された基板では、リンス置換後にリンス槽から基板を引き上げると、リンス液が基板表面を流れて、べべリング部分で発生したパーティクルが、リンス液と一緒に基板表面に付着する、という問題がある。

本発明は、上記の問題点に鑑みてなされたものであり、例えば、パーティクル汚染を防止することを目的とする。

【課題を解決するための手段】
本発明の第1の側面は、基板を液体で処理する処理装置間で該基板を搬送する基板搬送装置に係り、前記基板の外周部内側を吸着保持する保持部と、前記保持部を駆動して前記基板を搬送する搬送部と、を備え、前記搬送部は、第1処理装置から第2処理装置へ前記基板を搬送する際に、前記基板の面が水平な第1状態から前記基板の面が鉛直方向に沿う第2状態へ、又は、その逆に前記基板の向きを変更する操作機構を有することを特徴とする。

【発明の実施の形態】
以下、添付図面を参照して本発明の好適な実施の形態を詳細に説明する。図2A及び図2Bは、本発明の好適な実施の形態に係る基板搬送装置100の動作及びそれによる処理手順を示す図である。図2Aは、基板搬送装置100を適用した基板製造装置を上から見た平面図である。また、図2Bは、基板搬送装置100を適用した図2Aの基板製造装置を点線a−a’で切断した断面図である。基板搬送装置100は、液体で基板を処理する複数の処理装置間で基板を搬送する様々な処理に適用することができるが、本実施形態では、その一例として、基板製造装置に適用する場合について説明する。

本発明の好適な実施の形態に係る基板製造装置は、各装置を制御するための制御部114及び各種制御機構を有する電装BOX112を備える。制御部114は、例えば、CPUを有し、その制御プログラム及びデータ等を格納する記憶媒体等を更に備える。ユーザは、電装BOX112の操作パネル113から、基板製造装置の各種設定等を入力し、基板製造装置を操作することができる。また、制御部114は、その記憶媒体に格納された制御部114を制御するための制御プログラムのプログラムコードを読み出し、実行することによって、基板製造装置を自動的に操作することもできる。なお、制御部114は、これと通信可能に接続された記憶媒体に格納された制御プログラムのプログラムコードを読み出し、実行するように構成されてもよい。

このように設定することによって、基板製造装置は、例えば、以下に示す処理手順で動作することができる。

まず、図2Aに示すように、基板製造装置に設けられたロボット101が、ローダー(オープナー)102から、処理対象としての基板を取り出す。ロボット101は、図2Bに示すように、例えば、支持台110上に配置され、基板の裏面を吸着保持するように構成されたロボットハンド111を備えることが望ましい。このようなロボットハンド111によって、基板表面(例えば、多孔質層等が形成される面)が汚染されたり、ダメージを受けたりすることを防止することができる。

次に、基板を取り出したロボット101は、ロボットハンド111で保持した基板を、アライナー103にセットする。アライナー103は、ロボット101から搬送された基板の位置合わせを行う。例えば、アライナー103は、基板に形成されたノッチに基づいて基板の面方位を揃えたり、基板の位置を位置決めしたりすることができる。これによって、ローダー(オープナー)102に置かれた基板の位置やOF(orientation flat)等が基板毎に異なっていても、基板毎にこれらを修正することができ、後の工程を略同一条件下で行うことが可能となる。

次に、ロボット101が、位置合わせがなされた基板をアライナー103から取り出し、比抵抗測定ユニット104にセットする。比抵抗測定ユニット104では、基板の比抵抗を求めることができる。比抵抗測定ユニット104は、例えば、基板のシート抵抗を測定するシート抵抗測定器104aと、基板の厚さを測定する厚さ測定器104bとで構成される。比抵抗は、シート抵抗測定器104aで測定されたシート抵抗と、厚さ測定器104bで測定された基板の厚さとに基づいて求められうる。測定ユニット104で求められた基板の比抵抗は、例えば、後の陽極化成処理で基板に形成する多孔質層の構造(例えば、多孔度等)を制御する場合等に用いられうる。従って、比抵抗測定ユニット104で求められた比抵抗等の測定情報は、比抵抗測定ユニット104が内蔵する記憶媒体、比抵抗測定ユニット104に取り外し可能に接続されたコンピュータ可読記憶媒体、或いは、比抵抗測定ユニット104と通信可能に接続された記憶媒体(例えば、制御部114で用いられる記憶媒体)等に格納されるのが望ましい。

次に、ロボット101が、比抵抗の測定が終了した基板を比抵抗測定ユニット104から取り出し、基板搬送装置100にセットする。基板搬送装置100とロボット101との間には、図2Aに示すように、シャッターSが設けられていることが望ましい。このようにシャッターSを構成することによって、例えば、陽極化成ユニット105からの蒸気がロボットに付着して、その表面が侵食されたり、ロボットに付着した薬液が基板に付着したりすること等を防止することができる。

図3Aに示す工程では、図2A及び図2Bに示したロボット101が、ロボットハンド111を下降させて、ロボットハンド111で保持している基板を、基板搬送装置100の保持部100aに渡す。このときの様子を図6を参照しながら詳細に説明する。

図6は、基板搬送装置100の保持部100a近傍を上から見たときの平面図である。図6に示すように、基板搬送装置100は、基板を保持する保持部100aと、基板を搬送する搬送部100cとを有する。

図2A及び図2Bに示したロボット101は、2つの保持部100aの間の空間を通してロボットハンド111を下降させて、基板を保持部100a上に載置する。保持部100aは、基板をその両面から挟む(以下、「把持する」という。)のではなく、基板の外周部内側を吸着して基板を保持することを特徴とする。具体的には、保持部100aは、真空チャック等の吸着機構Vを備えて、基板の裏面を吸着保持する。この吸着効果を更に高めるためには、例えば、保持部100aに複数の吸着機構Vを設けるのが望ましい。このような基板の外周部内側を吸着保持する構成によって、基板にストレスがかかることがなく、また、ベリリング部分を把持・挟持することもないため、ベリリング部分からパーティクルが発生することを防止することができる。

保持部100aは、搬送部100cに接続されている。搬送部100cは、上下方向に移動可能な昇降機構121と、昇降機構121を回動させる回動機構122と、で構成される。回動機構122は、昇降機構121の回動軸に接続された第1部材123と、第1部材123から略垂直方向に延びて保持部100aに接続された第2部材124と、で構成される。このような構成によって、搬送部100cは、基板の面が水平な第1状態から基板の面が鉛直方向に沿う第2状態へ、又は、その逆に基板の向きを変更することができる。

なお、保持部100aは、基板の外周側から基板に接触して該基板を位置決めするガイド125を備えてもよい。このようにガイド125を構成することによって、吸着機構Vの吸着不備があった場合においても、基板が保持部100aから外れることを防止することができる。好適には、保持部100aは、図6に示すように、基板の外周4点をガイド125で位置決めするとともに、基板の裏面2箇所を吸着機構Vで吸着保持するのが望ましい。

なお、搬送部100cは、ロボットハンド111から基板を渡された後に、一旦、昇降機構121を下降させて基板をリンス槽107に漬け、基板を洗浄した後に、基板を持ち上げてもよい。

図3Bに示す工程では、保持部100aで保持された基板を、陽極化成ユニット105に略垂直方向にセットする。まず、昇降機構121が上昇して、保持部100aで保持された基板を所定位置まで持ち上げる。次に、搬送部100cは、第1部材123を陽極化成ユニット105に向かって略90度回転させる。その結果、保持部100aで略水平方向に保持した基板は、保持部100aに略垂直方向に保持される。これによって、基板搬送装置100は、基板を横方向で洗浄する横型のリンス槽107と、基板を縦方向で陽極化成する縦型の陽極化成ユニット105との間で、速やかに基板を搬送することができる。

図3Cに示す工程では、昇降機構121が下降して、陽極化成ユニット105の所定位置にセットする。陽極化成ユニット105は、電解液を満たすための化成槽126を有し、この電解液(化成液)中で基板に陽極化成処理を施す。基板として単結晶シリコンを用いた場合には、単結晶シリコン基板に多孔質Si層が形成される。陽極化成は、例えば、フッ化水素酸を含む電解液中に陽極及び陰極を配置し、それらの電極の間に基板を配置し、それらの電極間に電流を流すことにより実施することができる。

次に、陽極化成後に、基板を陽極化成ユニット105から取り出し、ロボット101に搬送する処理手順を、図4A〜C及び図5A〜Cを参照しながら詳細に説明する。

図4Aに示す工程では、基板を陽極化成した後に、裏面接触ユニット106が、陽極化成ユニット105の上部へ移動する。裏面接触ユニット106は、化成槽126のうち基板がセットされている槽と反対側の槽の上部に移動する。裏面接触ユニット106は、その先端部分106’が略水平方向に延びていることが望ましい。

次いで、昇降機構121が下降し、保持部100aで保持した基板をリンス槽107中に漬け、基板に付着した薬液やパーティクル等をリンス置換する。リンス置換用の薬液としては、例えば、イソプルピルアルコール等を用いることができる。このように回転方向に基板を揺動させることによって、基板に対し、より効果的にリンス処理を施すことができる。

図5Cに示す工程では、昇降機構121が上昇して、リンス置換後の基板を略水平方向のままで引き上げて乾燥させる。これによって、例えば、リンス置換時の処理液としてイソプロピルアルコールを用いた場合には、イソプロピルアルコールが揮発性であるため、薬液が基板表面を流れることなく基板を乾燥させることができる。これによって、薬液が基板表面を流れることによって基板表面にパーティクルが付着することを防止することができる。

なお、基板搬送装置100は、図2に示すように、薬液の蒸気が他の装置等に付着することを防止するために、周囲が壁で囲まれた室内に配置されるのが望ましい。また、図2Bに示すように、この空間の天井には、フィルターFが設けられており、フィルターFを通して空気が室内に送られるのが望ましい。これによって、空気中に含まれるパーティクル等を捕集することができる。

リンス置換された後の基板は、ロボット101によって、図2Aに示す洗浄・乾燥ユニット108に運ばれる。洗浄・乾燥ユニット108では、例えば、基板を洗浄するための薬液(例えば、H20(超純水等)、H202、H2SO4、HF、NH4OH、HCl、O3、界面活性剤等、又はこれらの混合液)を用いて、基板を洗浄する。また、洗浄・乾燥ユニット108では、超音波による振動を加える機構や、基板を回転させながら洗浄する機構等を用いてもよい。洗浄・乾燥ユニット108は、洗浄後の基板をN2ブロー、スピン乾燥等を用いて乾燥させる。洗浄・乾燥ユニット108において洗浄・乾燥された基板は、ロボット101によって、アンローダー(オープナー)109に格納される。

なお、本実施形態では、縦型の陽極化成ユニットと横型のリンス槽との間で基板を搬送する基板搬送装置を一例として示したが、本実施形態はこれに限定されない。本実施形態に係る基板搬送装置100は、基板を液体で処理する複数の処理装置の間で基板を搬送するあらゆる組合わせに適用することができる。

このように、本実施形態によれば、基板を略垂直方向に保持する縦型の化成装置において、基板にストレスがかかることがなく、また、べべリング部分を把持することもなく、基板を搬送することができる。これによって、基板のべべリング部分からパーティクルが発生することを防止することができる。

[基板搬送装置の適用例]
以下、上記の基板搬送装置を基板の製造方法に適用した例として、SOI基板の製造方法を例示的に説明する。

図1(a)〜図1(e)は、本発明の好適な実施の形態に係るSOI基板の製造方法を概略的に説明するための模式図である。

まず、図1(a)に示す工程では、単結晶Si基板11を準備して、その表面に陽極化成処理等により多孔質Si層12を形成する。ここで、本発明の好適な実施の形態に係る基板搬送装置を基板の製造方法に適用することによって、単結晶Si基板11に多孔質Si層12を形成する場合に、単結晶Si基板11がパーティクルにより汚染されることを防止することができる。

次いで、図1(b)に示す工程では、多孔質Si層12の上に非多孔質の単結晶Si層13をエピタキシャル成長法により形成する。その後、その表面を酸化することにより絶縁層(SiO2層)14を形成する。これにより、第1の基板10が形成される。ここで、多孔質Si層12は、例えば、単結晶Si基板11に水素、ヘリウム又は不活性ガス等のイオンを注入する方法(イオン注入法)により形成してもよい。この方法により形成される多孔質Si層は、多数の微小空洞を有し、微小空洞(microcavity)層とも呼ばれる。

なお、絶縁層14は、上記のように第1の基板の単結晶Si層13側に形成しても良いし、第2の基板20上に形成しても良く、両者に形成しても良く、結果として、第1の基板と第2の基板を密着させた際に、図1(c)に示す状態になれば良い。しかしながら、上記のように、絶縁層14を活性層となる単結晶Si層13側に形成することにより、第1の基板10と第2の基板20との貼り合わせ界面を活性層から遠ざけることができるため、より高品位のSOI基板を得ることができる。

次いで、図1(d)に示す工程では、多孔質Si層12を分離処理すること貼り合わせ基板50を新たな第1の基板10’と新たな第2の基板30に分離する。このときの分離方法としては多孔質Si層12付近にクサビを挿入する方法、高圧流体を多孔質Si層12付近に吹き付ける方法などがある。

その後、図1(e)に示す工程では、孔質層12’’と単結晶Si層13で選択比の高いエッチングを行うことによりによりほぼ単結晶Si層13の膜減りを起こさずに後多孔質層12’を除去しSOI基板40が形成される。以上の方法により移設層としての単結晶Si層13及び絶縁層14を、第2の基板30に移設することができる。更に水素雰囲気中でアニールすることで極めて表面が平坦なSOI基板とすることが可能である。

以上のように、本実施形態に係る基板搬送装置を基板の製造方法に適用すれば、基板がパーティクルにより汚染されることを防止することができるため、基板製造工程における歩留まりの低下を抑えることができる。
