【発明の属する技術分野】
本発明は基板上に半導体チップ(レーザダイオード、フォトダイオード、ICチップ)等の部品を接合するボンディング方法およびその装置に関する。

【従来の技術】
従来、基板にレーザダイオード等の半導体チップを接合するボンディング装置は知られている(例えば特許文献1)。こうした従来のボンディング装置では、基板の上面における接合領域に半導体チップの裏面を位置合せしてから、該半導体チップの裏面を基板の表面に接合するようにしている。
ところで、半導体チップとしてレーザダイオード等の発光素子を基板に接合する場合には、発光素子の表面(上面)側にある発光部などの特徴部分を、基板の上面の基準位置に位置合せするようにしている(例えば、特許文献2)。

【発明が解決しようとする課題】
しかしながら、上記特許文献2(特開平9−312302号公報)のボンディング装置においては、ボンディングツールによってチップの表面を保持する際に、該チップの表面における特徴部分(所定箇所)を回避させる必要があった。この場合、チップの周辺部(輪郭の隣接箇所)を吸着保持すると、ボンディングツールでチップを基板に向けて押圧する際にチップの表面全域に均一な荷重を掛けられない上に均一に加熱することができないという問題もあった。しかも、チップの形状によっては、チップの形状に合わせてボンディングツールを交換する必要があり、また、チップを製造する際に、該チップの表面の特徴部分が所定箇所に位置するように調整する必要があった。

【課題を解決するための手段】
上述した事情に鑑み、請求項1に記載した第1の発明は、半導体チップ等の部品を基板の上面における所定位置に位置決めして接合するボンディング方法において、
上記部品を透明なテーブルに載置して該部品の表面及び裏面を撮影手段で撮影して、その表面及び裏面の画像をもとにして、それら両面のずれ量を求め、次に、ボンディングツールによって上記部品の表面を保持して、その際の部品の裏面を撮影手段で撮影し、その裏面の画像から求められる位置を先に求めた上記ずれ量の分だけ補正して上記基板の所定位置に対して上記部品の表面を位置決めするようにしたものである。
また、請求項2に記載した第2の発明は、半導体チップ等の部品を保持して基板に接合するボンディングツールと、上記基板を支持するボンディングステージと、上記部品を撮影する撮影手段とを備え、上記両撮影手段によって撮影した画像に基づいて上記基板における所定位置に上記部品を位置決めしてから基板に接合するボンディング装置において、
上記部品を載置可能な透明テーブルを設け、該透明テーブル上に載置した部品の表面と裏面を撮影手段によって撮影して該部品の表面と裏面の水平方向におけるずれ量を求め、該ずれ量に基づいて基板の上記所定位置と部品の表面とを位置合わせして接合するように構成したものである。
上記第1の発明及び第2の発明によれば、半導体チップ等の部品における表面と裏面とのずれ量を求めてから、そのずれ量を考慮して、部品の表面を基板の所定位置に位置決めするものである。したがって、半導体チップ等の部品の表面を基板の所定位置に正確に位置決めすることが出来る。

【発明の実施の形態】
以下図示実施例について本発明を説明すると、図1において、1は基板2に薄板状の半導体チップ3を接合するボンディング装置である。
図2に平面図で示すように基板2は薄板状で正方形に形成してあり、C1を中心にしてチップ3の形状に一致した接合領域2Aとし、そこに予めはんだが供給されている。また、中心C1を挟んで対角線上の所定位置に丸と四角のマークm1、m2を設けている。
一方、図3ないし図6に示すように、本実施例のチップ3は、上記基板2よりも小さな薄板の正方形に形成している。チップ3の表面3Aと裏面3Bは形状と寸法が同一で、しかも相互に平行となるように形成している。しかしながら、このチップ3の表面3Aと裏面3Bは、現在のチップ3の製造技術においては、完全に位置ずれなく製造するのは困難であるため、図4および図6に示すように表面3Aと裏面3Bとはそれら両面が伸びる方向(水平方向)において僅かに数μm程度の位置ずれが生じている。また、図3に示すように、本実施例においては、チップ3の表面3Aには、その対角線上の所定位置に丸と四角のマークM1、M2を付している。後に詳述するが、本実施例は、基板に付したマークm1、m2及びチップに付したマークM1、M2は位置合わせのため設けたものである。なお、本実施例では、基板2の上面やチップ3の表面3Aに位置合わせ用のマークを付しているが、このようなマークを付けることなく、基板2やチップ3の対向する角部のエッジや表面に設けられている回路や搭載部品などの適当な部分を利用して位置ずれ量を求めても良い。

ボンディング装置1は、下方側に配置されて水平方向に移動可能な可動テーブル4と、この可動テーブル4上に設けたボンディングステージ5と、上記可動テーブル4の上方側に配置されてチップ3を保持して基板2に押圧して接合させるボンディグツール6と、さらに、このボンディングツール6とそのケーシング17を鉛直方向(Z方向)に昇降させる昇降機構7とを備えている。
上記可動テーブル4は、モータ8によって水平面におけるX方向に移動する下方ステージ11と、この下方ステージ11の上面に載置されてモータ12によって上記X方向と直交するY方向に移動可能な上方ステージ13とを備えている。この上方ステージ13上の所定位置に上記ボンディングステージ5を水平となるように固定している。
上記各モータ8,12は図示しない制御装置によって作動を制御されるようになっている。制御装置は上記各モータ8,12の作動を制御することで、上記ボンディングステージ5上に載置した基板2をボンディングツール6に対してX方向およびY方向に相対移動させることが出来るようになっている。
また、上方ステージ13上の供給位置Aに複数の供給トレイ14を載置している。多数のチップ3を整列して収容した状態の供給トレイ14を作業者が上記供給位置Aに供給するようにしている。

他方、基板2は上記ボンディングステージ5における上面中央に設けられた基板保持部に作業者によって1個づつセットするようにしている。後述するようにボンディングツール6に保持したチップ3を基板2の接合領域2Aに位置決めして接合が完了したら、作業者がボンディングステージ5から接合処理後の基板2を排出する一方、新たな基板2をボンディングステージ5上に供給するようにしている。
また、上方ステージ13の所定位置には、鉛直上方を向けてチップ撮影用の下方カメラ15を取り付けている。この下方カメラ15によって、後述する透明なガラス板16に載置したチップ3の裏面3B(下面)を撮影するとともに、ボンディングツール6に保持したチップ3の裏面3Bを撮影するようにしている。この下方カメラ15で撮影した画像のデータは、図示しない制御装置へ送信されるようになっている。

次に、ボンディングツール6とそのケーシング17は、上記昇降機構7によって鉛直方向(Z方向)に所要量だけ昇降されるようになっている。また、ボンディングツール6は、ケーシング17に駆動軸を鉛直下方に向けて取り付けたモータ18に連動している。これにより、ボンディングツール6は、上記モータ18によって、鉛直方向となる軸心C4を回転中心としてθ方向に回転されるようになっている。したがって、制御装置によって上記昇降機構7及びモータ18の作動を制御することで、ボンディングツール6をボンディングステージ5上の基板2に対して昇降させるとともに、ボンディングツール6にチップ3を保持した状態においては、そのチップ3を基板2に対して回転させることができるようにしている。
上記ボンディングツール6の先端となる下面の中央には、吸引用の孔を開口させてあり、かつ、この孔から連続してケーシング17の内部に負圧通路を形成している。制御装置が所要時に昇降機構7によってボンディングツール6の下面をチップ3に近接させた時に、負圧源から上記負圧通路に負圧を導入することで、チップ3をボンディングツール6によって吸着保持することが出来るようになっている。また、制御装置が負圧通路への負圧の導入を停止させることで、ボンディングツール6によるチップ3の保持状態を解放するようになっている。

ボンディングツール6は、ケーシング17内に加熱手段を備えており、制御装置が所要時に上記加熱手段を作動させることで、ボンディングツール6を加熱することが出来るようになっている。
そして、ボンディングツール6にチップ3を吸着保持し、ボンディングツール6を昇降機構7によって下降させて、ボンディングツール6に保持したチップ3を基板2に押圧するとともにボンディングツール6を加熱することで、基板2の接合領域のはんだが溶融して基板2にチップ3を接合するようになっている。
このようなボンディングツール6の基本構成は、例えば上記特許文献2に開示された従来公知のものと同様であり、したがって、ボンディングツール6の構成に関する詳細な説明は省略する。
さらに、上記ケーシング17の側部には、基板2およびチップ3を撮影する上方カメラ21を鉛直下方に向けて取り付けている。この上方カメラ21によって基板2あるいはチップ3を上方側から撮影できるようになっており、この上方カメラ21で撮影した画像のデータは制御装置に送信されるようになっている。
制御装置は上記可動テーブル4のモータ12、8の作動を制御することで、上記上方カメラ21の下方位置にボンディングステージ5上の基板2あるいは供給トレイ14上のチップ3を位置させることが出来る。これにより、ボンディングステージ5上の基板2および供給トレイ14上のチップ3を上方カメラ21によって撮影することで、制御装置は、基板2あるいはチップ3のXY方向における位置およびθ方向における傾き角度を求めることができるようになっている。なお、ボンディングツール6による供給トレイ14からチップ3の取り出し時における撮影は、チップ3の収容状態によって省略することも可能である。

しかして、本実施例は、上述したように、チップ3の製造時における表面3Aと裏面3Bとの位置ずれに着目したものであり、チップ3の表面3Aを基板2の接合領域2Aに正確に位置決め出来るようにしたものである。
すなわち、図1に示すように、上記可動テーブル4の上方ステージ13にエアシリンダ22を水平に固定してあり、このエアシリンダ22のピストンに円形の透明なガラス板16を水平に取り付けている。このエアシリンダ22の非作動状態では、ガラス板16は図1に実線で示した後退端位置に位置している。他方、制御装置によって所要時にエアシリンダ22が作動されると、ガラス板16が図1の想像線で示した前進端位置まで前進するようになっている。そして、このガラス板16の前進端位置は、下方カメラ15の真上に位置するようになっている。なお、ガラス板16の上面には、その中心C6で直交するXY方向と平行な直線を表示している。

本実施例においては、供給トレイ14上のチップ3をボンディングツール6で吸着保持して供給トレイ14から取り出したら、その後に直ちに基板2に接合するのではなく、先ずチップ3をガラス板16に載置するようにしている。
つまり、ボンディングツール6で供給トレイ14上のチップ3を吸着保持して取り出したら、制御装置は可動テーブル4を作動させて、ボンディングツール6の直下位置に下方カメラ15を位置させる。そして、チップ3を保持したボンディングツール6は、ガラス板16よりも高い位置に支持されているので、エアシリンダ22を作動させて、ガラス板16を前進端に位置させ、ボンディングツール6に保持されたチップ3の直下位置にガラス板16を位置させる。この後、制御装置がボンディングツール6を昇降機構7によって下降させるとともに、ボンディングツール6によるチップ3の保持状態を解除するので、上記ガラス板16上にチップ3が載置されるようになっている。
そして、この後に制御装置が可動ステージ4を作動させて、上方カメラ21の直下位置に上記ガラス板16を位置させることにより、ガラス板16に載置したチップ3は、上方カメラ21及び下方カメラ15の間に位置するようになる。
この状態で、両カメラ21,15によってガラス板16の中心C6を同時に撮影するようにしている。そして、制御装置は両カメラ21,15の画像データをもとにして、両カメラ21,15のXYθ方向における位置関係を求めるようにしている。

本実施例においては、上方カメラ21で撮影したチップ3の表面3Aの画像データ及び下方カメラ15で得たチップ3の裏面3Bの画像データを基にして制御装置は、後述するようにしてチップ3の表面3Aと裏面3Bの水平方向の位置ずれ量を求めるようにしている。なお、撮影時に上方カメラ21と下方カメラ15の光軸を一致させておくことにより、チップ3の表面3Aと裏面3Bのずれ量の計算が容易になる。
そして、制御装置は、表面3Aと裏面3Bの位置ずれ量を求めたら、チップ3を基板2の接合領域2Aに位置決めする際に、上記位置ずれ量を考慮してチップ3の表面3Aを基板2の接合領域2Aに一致するように位置決めするようにしている。

以上の構成において、上記ボンディング装置1により次のような処理を行って、チップ3をボンディングステージ5上の基板2に位置決めしてから接合するようにしている。
すなわち、図1および図12において、先ず、最初に上方カメラ21と下方カメラ15のX方向、Y方向における相対位置を把握できるようにするため、上方カメラ21と下方カメラ15における光軸を一致させる。
具体的には、制御装置はエアシリンダ22を作動させてガラス板16を前進端位置に位置させ、そのガラス板16の直下位置に下方カメラ15を位置させるとともに、可動テーブル4をXY方向に移動させてガラス板16の真上位置に上方カメラ21を位置させるようにしている。この状態でガラス板16を挟んで上下位置となった上方カメラ21と下方カメラ15とによってガラス板16を同時に撮影して、制御装置は両カメラ21,15の画像データをもとに両カメラ21、15のXY方向の位置関係を認識する。そして上方カメラ21の光軸を上記ガラス板16の中心C6に一致させる。なお、下方カメラ15の光軸はガラス板16の中心C6と一致しているものとする。もし、下方カメラ15の光軸がガラス板16の中心C6に対してずれている場合は、このずれ量を考慮して後工程における位置合せするようにする。(図12のS1)。
このときには、既に作業者によって基板2がボンディングステージ5の中央部に供給されている。また、供給位置Aに複数の供給トレイ14が供給されている。

次に、制御装置は可動テーブル4をX方向およびY方向に移動させて供給トレイ14の1つを上方カメラ21の下方位置に位置させて、上方カメラ21によって供給トレイ14を撮影する。これにより、制御装置は、上方カメラ21による画像を基にして、供給トレイ14内に収容される1つのチップ3の位置を認識する(図12のS2)。
この後、制御装置は、可動テーブル4をXY方向に移動させて、供給トレイ14上の特定のチップ3をボンディングツール6の直下位置に位置させる。この後、制御装置は昇降機構7によってボンディグツール6の先端とチップ3の間隔が所要の距離になるまでボンディングツール6を下降させてボンディングツール6に負圧を導入する。これにより、ボンディングツール6によって供給トレイ14上の1つのチップ3が吸着保持されて取り出される(図12のS3)。なお、取り出した後にボンディングツール6を上昇させておく。
この後、制御装置は可動テーブル4を移動させて、ボンディングステージ5上の基板2を上方カメラ21の直下位置に位置させる。そして、この上方カメラ21により基板2を撮影して、制御装置は、該基板2におけるマークm1、m2の位置より接合領域の中心C1のX方向、Y方向およびθ方向の位置を認識する(図12のS4)。
そして、制御装置は、可動テーブル4を移動させて、ボンディングツール6の真下位置にガラス板16を位置させて、ボンディングツール6を昇降機構7により所要量だけ下降させるとともに、ボンディングツール6によるチップ3の保持状態を解除する。これにより、チップ3がガラス板16上に載置される(図12のS5)。

つぎに、制御装置により、可動テーブル4を移動させて、ガラス板16およびそれに載置したチップ3を、上方カメラ21の直下位置に位置させて、上方カメラ21の光軸を下方カメラの光軸と一致させる。これにより、上方カメラ21と下方カメラ15の間に撮影しようとするチップ3が存在していることになる。
この状態で、上方カメラ21によってガラス板16上のチップ3を撮影すると同時に、下方カメラ15によってガラス板16越しにチップ3を撮影する。
図7は上方カメラ21によって撮影したチップ3の表面3Aの画像データであり、図8はチップ3の裏面3Bの画像データである。なお、図9から図11は、制御装置による処理工程を説明するための参考図である。
ここで、制御装置は、先ず図7に示した表面3Aの画像データに基づいてマークM1、M2のXY方向における位置を認識し、それに基づいて、表面3Aの中心C2の位置とマークM1、M2を結ぶ仮想の直線の方向からθ方向の傾き角を求める。
そして、制御装置は、表面3Aの中心C2が上方カメラ21の中心21Cに対するXY方向における位置ずれ量ΔAx、ΔAyを演算する(図7、図9、図12のS6参照)。また、θ方向における角度θAも演算しておく。

次に、制御装置は、図8に示した下方カメラ15の画像データを基にして、裏面3Bの中心C3の位置と傾き角を求める。本実施例においては、図8の右方側に示したように、制御装置に予め裏面3Bにおける対向位置の角部のパターンP1、P2を記憶しており、これらのパターンP1、P2を画像データにおける対応する角部に当てはめることで、裏面3Bの中心C3の位置と上記角部の頂点を結ぶ仮想直線の方向からθ方向の傾き角を求めるようにしている。そして、制御装置は、裏面3Bの中心C3が下方カメラ15の中心15Cに対するXY方向における位置ずれ量ΔBx、ΔByを演算する(図8、図9、図12のS7)。また、θ方向における角度θBも演算しておく。
次に、制御装置は、図9に例示したように、上記表面3A側の位置ずれ量ΔAx(例えば+20μm)から裏面側の位置ずれ量ΔBx(例えば+5μm)を減算して、表面3Aと裏面3BのX方向における位置ずれ量X1(15μm)を演算する。同様にして、制御装置は、表面3Aと裏面3BのY方向における位置ずれ量Y1とθ方向における角度のずれ量θ1(θA―θB)を求める(図9、図12のS8参照)。
本実施例では、このようにして、先ずガラス板16に載置したチップ3の表面3Aと裏面3Bとの位置ずれ量X1、Y1および角度のずれ量θ1を求める。

次に、制御装置は可動ステージ4を移動させてボンディングツール6を下方カメラの光軸15Cに一致するようにチップ3の直上位置に位置させてから昇降機構7によりボンディングツール6を下降させて、ガラス板16上のチップ3の表面3Aを吸着保持する(図12のS9)。
ここで下方カメラの光軸15Cに対してチップ3の位置が図9と図10で違っているのは、チップ吸着時にボンディングツール6先端とチップ3とは非接触でわずかに離れた状態で吸着するためにずれが発生したことによる。
次に、制御装置は、ガラス板16を後退端位置に移動させる(図10)。この状態において、下方カメラ15によって、ボンディングツール6に保持したチップ3を下方側から撮影する。制御装置は、次に、下方カメラ15からの画像データに基づいて、チップ3の表面3Aの中心C2がボンディングツール6の軸心C4からXY方向においてどれだけ位置ずれしているかを次のようにして演算する(図10、図12のS10)。
つまり、図10に示したX方向において、裏面3Bの中心C3が下方カメラ15の中心あるいはボンディングツール6の軸心C4に対してX方向においてどれだけ位置ずれしているかを上記図12のS8と同様の処理を行って求める。図10に示すように、この値が例えば6μmであったとすると、表面3Aと裏面3BのX方向でのずれ量X1は先に15μmであると求めているので、15μmから6μmを減算して求めた9μmが、ボンディングツール6の軸心C4に対する表面3Aの中心C2のX方向での位置ずれ量X2となる。

また、制御装置は、同様にしてボンディングツール6の軸心C4に対する表面3Aの中心C2のY方向での位置ずれ量Y2を求める。さらに、表面3Aのθ方向における角度θ2も求める。
本実施例では、ボンディングステージ5上の基板2の接合領域2Aに対してチップ3の表面3Aを位置合せしてチップ3を基板2に接合する訳であるが、この位置合せは、基板2の接合領域2Aに対して下方カメラ15で撮影した裏面3Bの画像データを基に行なうことになる。
そこで、制御装置は、先に上方カメラ21により基板2の接合領域2Aの位置を求めているので、チップ3の表面3Aの中心C2を接合領域2Aの中心C1に一致する位置となるように、可動テーブル4を移動させるとともに、チップ3の表面に設けたマークM1、M2を結ぶ仮想直線を基板2の接合領域2Aのマークm1、m2を結ぶ仮想直線に一致するようにモータ18によってボンディングツール6を僅かに回転させる(図11、図12のS11)。
これにより、図11に示すように、チップ3の表面3Aと基板2の接合領域2Aとが一致して、位置決めが完了する。

このようにして、基板2の接合領域2Aに対するチップ3の表面3Aの位置合せが終了したら、制御装置は昇降機構7によりボンディングツール6を所要量だけ下降させて、該ボンディングツール6に保持したチップ3の裏面3Bを基板2の接合領域2Aに押圧すると同時にボンディングツール6で加熱する。これにより、基板2上のはんだが溶融してチップ3を基板2の接合領域に接合する(図12のS12)。
この後、制御装置はボンディングツール6によるチップ3の保持状態を解除して上昇する。
このようにして、ボンディングステージ5上の基板2の接合領域2Aに対してチップ3の表面を位置決めして、該チップ3を基板2に接合するようにしている。
以下、上述した処理工程を繰り返すことにより、1つの基板2に対して1つのチップ3を接合するようになっている。

以上のように、本実施例においては、先ず、チップ3の表面3Aと裏面3BのXY方向における位置ずれ量X1、Y1と角度のずれ量θ1を求めて、次にボンディングツール6でチップ3を保持した際におけるボンディングツール6の軸心C4に対する表面3Aの中心の位置ずれ量X2,Y2と傾き角度θ2を求めて、このX2、Y2及び角度のずれ量が解消されるように、チップ3の表面3Aを基板2に位置決めしている。しかも、事前に上方カメラ21と下方カメラ15の光軸を一致させてから、両カメラ21,15によりチップ3の表面3Aと裏面3Bを撮影するようにしている。そのため、基板2の接合領域2Aに対して数μm単位できわめて正確に表面3Aを位置決めすることが出来る。
なお、上記実施例においては、ガラス板16に載置したチップ3を上下位置のカメラ21,15によって、表面3Aと裏面3Bを同時に撮影するようにしていたが、一台のカメラによってチップ3の表面3Aおよ裏面3Bを撮影することも可能である。つまり、一台のカメラをエアシリンダ22の延長上にガラス板16と同じ高さで配置するとともに、上下3対で合計6枚の反射鏡をガラス板16とカメラとの間に配置することにより、一台のカメラでチップ3の表面3Aと裏面3Bとを同時に撮影可能である。
また、チップ3の表面3Aおよび裏面3Bを撮影するために、上記両カメラ21,15とは別に、上下1組のチップ3の撮影用カメラを配置しても良い。つまり、この場合には、カメラを4台設けることになる。
さらに、上記実施例ではボンディングステージ5に載置した基板2を上方カメラ21で撮影するようにしているが、基板2をボンディングステージ5上の所定位置に精度良くセットすることが出来れば、上方カメラ21による基板2の撮影を省略できる。
また、チップ3の供給トレイ14の供給、ボンディングステージ5への基板2の供給、および接合処理後の基板2の排出作業は、例えばロボットで処理するようにしても良い。
さらに、ガラス板16を可動テーブル4の上方ステージ13に取り付けずに、可動テーブル4とは別に設けたステージ上に配置するようにしても良い。
さらにまた、供給トレイ14からガラス板16にチップ3を移送するために、上記ボンディングツール6とは別の移送装置を設けても良い。

【発明の効果】
以上のように、本発明によれば、半導体チップ等の部品の表面を基板の所定位置に正確に位置決めすることが出来るという効果が得られる。
