本発明は、エネルギービームにより投影光学系を介してマスクのパターンを基板に転写する露光方法及びその装置に係り、特に、半導体素子、液晶表示素子、撮像素子(CCD等)、薄膜磁気ヘッド等の電子デバイスを製造するための技術に関する。

【従来の技術】
半導体素子や液晶表示素子等の電子デバイスをフォトリソグラフィ工程で製造する際に、パターンが形成されたマスクあるいはレチクル(以下、レチクルと称する)のパターン像を投影光学系を介して感光材(レジスト)が塗布された基板上の各投影(ショット)領域に投影する投影露光装置が使用されている。電子デバイスの回路は、上記投影露光装置で被露光基板上に回路パターンを露光することにより転写され、後処理によって形成される。

近年、集積回路の高密度集積化、すなわち、回路パターンの微細化が進められている。そのため、投影露光装置における露光用照明ビーム(露光光)が短波長化される傾向にある。すなわち、これまで主流だった水銀ランプに代わって、KrFエキシマレーザ(波長:248nm)といった短波長の光源が用いられるようになり、さらに短波長のArFエキシマレーザ(193nm)を用いた露光装置の実用化も最終段階に入りつつある。また、さらなる高密度集積化をめざして、F2レーザ(157nm)を用いた露光装置の開発が進められている。

波長約190nm以下のビームは真空紫外域に属し、これらのビームは、空気を透過しない。これは、空気中に含まれる酸素分子・水分子・二酸化炭素分子などの物質(以下、吸光物質と称する)によってビームのエネルギーが吸収されるからである。

真空紫外域の露光光を用いた露光装置において、被露光基板上に露光光を十分な照度で到達させるには、露光光の光路上の空間から吸光物質を低減もしくは排除する必要がある。そのため、露光装置では、光路上の空間を筐体で囲い、露光光を透過する透過性のガスでその筐体内の空間を充填している場合が多い。この場合、例えば全光路長を1000mmとすると、光路上の空間内の吸光物質濃度は、1ppm程度以下が実用的とされている。

しかしながら、露光装置では、基板が頻繁に交換されることから、光路上の空間のうち、投影光学系と基板との間の空間の吸光物質を排除するのに困難が伴う。例えば、この空間を筐体で囲うには、基板を保持する基板ステージも含めて囲えるような大型の筐体を設置するのが好ましいものの、この場合、筐体の大型化に伴って筐体内に充填するガスの消費量が多くなってまう。

そのため、露光装置では、投影光学系の射出端側に、露光光を透過する透過性のガスを供給することにより、光路上の空間から吸光物質を排除する技術を用いる場合がある(例えば、特許文献1参照)。

【発明が解決しようとする課題】
上記技術では、供給したガスが基板の周囲に漏れやすいことから、その漏れた透過性のガスが周辺の機器に影響を及ぼす恐れがある。例えば、露光装置では、基板を保持するステージを制御するのにレーザ光を用いた干渉計システムが用いられる場合が多いが、透過性ガスが上記干渉計の光路上に流入すると、それまでの気体と透過性ガスとの屈折率の差によりレーザ光の光路長が変化し、干渉計システムの制御精度が低下する恐れがある。

本発明は、上述する事情に鑑みてなされたものであり、投影光学系と基板との間の空間から適切に吸光物質を排除するとともに、位置計測用ビームを用いたステージの位置計測を精度よく行うことができる露光方法及び露光装置を提供することを目的とする。
また、本発明の他の目的は、パターン精度の向上を図ることができるデバイス製造方法を提供することにある。

【課題を解決するための手段】
上記課題を解決するために、本発明の露光方法は、エネルギービームにより投影光学系(PL)を介してマスク(R)のパターンを基板(W)に転写する露光方法において、前記基板と前記投影光学系との間の空間に、前記エネルギービームを透過する所定ガスを供給し、前記所定ガスを含む気体を、前記基板が載置されるステージ(46)の位置計測に用いられる位置計測用ビームを反射する反射部材(47a)と前記基板との間から吸引することを特徴とする。
この露光方法では、基板と投影光学系との間の空間に透過性の所定ガスを供給することにより、その空間から吸光物質が排除される。また、位置計測用ビームを反射する反射部材と基板との間から、その所定ガスを含む気体を吸引することにより、位置計測用ビームの光路上への前記所定ガスの流入が抑制される。そのため、位置計測用ビームを用いたステージの位置計測が精度よく行われる。

上記の露光方法において、前記気体を、前記ステージ(46)に設けられた溝部を介して吸引するとよい。
ステージに設けられた溝部を介することにより、ステージの移動時にも、前記反射部材と基板との間から、前記気体を確実に吸引できる。

前記外部空間の外気は、例えば、前記外部空間で前記ステージが前記基板を交換する際、前記吸引口に滞留する。この外気を吸引することにより、基板と投影光学系との間の空間への吸光物質の流入が防止される。

本発明の露光装置は、エネルギービームにより投影光学系(PL)を介してマスク(R)のパターンを基板(W)に転写する露光装置(10)において、前記基板が載置されるステージ(46)に設けられ、該ステージの位置計測に用いられる位置計測用ビームを反射する反射部材(47a)と、前記基板と前記投影光学系との間の空間に、前記エネルギービームを透過する所定ガスを供給するガス供給系(50)と、前記基板と前記反射部材との間に設けられ、前記所定ガスを含む気体を吸引する吸引機構(95)とを備えることを特徴とする。
この露光装置では、上記構成により、上記した本発明の露光方法を実施できる。すなわち、この露光装置では、吸引機構によって基板と投影光学系との間の空間から透過性の所定ガスを吸引することにより、位置計測用ビームの光路上への前記所定ガスの流入が抑制される。そのため、位置計測用ビームを用いたステージの位置計測が精度よく行われる。

上記の露光装置において、前記気体は、前記基板(W)と前記投影光学系(PL)との間の空間(WD)とは異なる外部空間の外気を含んでもよい。

【発明の実施の形態】
以下、本発明に係る露光装置の実施形態の第1例について図面を参照して説明する。本例は、露光用のエネルギビームとして真空紫外光を用いるステップ・アンド・スキャン方式の投影露光装置に本発明を適用したものである。

図1は、本例の露光装置10の概略構成を示す一部を切り欠いた構成図であり、この図1において、本例の露光装置の機構部は、照明光学系21、レチクル操作部22、投影光学系PL、及びウエハ操作部23に大きく分かれている。照明光学系21、レチクル操作部22、投影光学系PLは、それぞれ箱状の照明系チャンバ25、レチクル室26、及び鏡筒27の内部に外気(ここでは後述のチャンバ内の気体)から隔離されて密閉度が高められた状態で収納されている。また、本例の露光装置10は全体として、内部の気体の温度が所定の目標範囲内に制御された一つの大きいチャンバ(不図示)の内部に収納されている。

照明光学系21において、露光光源20として真空紫外域の波長157nmのパルスレーザ光を発生するF2レーザ光源が使用されており、露光光源20の射出端が照明系チャンバ25の下部に取り付けられている。露光時に露光光源20から照明系チャンバ25内に射出された露光光IL(エネルギビーム)は、ミラー30で上方に反射され、振動等による光軸ずれをあわせるための不図示の自動追尾部、及び照明系の断面形状の整形と光量制御とを行うビーム整形光学系31を介してオプティカル・インテグレータ(ホモジナイザー)としてのフライアイレンズ(又はロッドレンズ)32に入射する。フライアイレンズ32の射出面には開口絞り(不図示)が配置され、フライアイレンズ32から射出されてその開口絞りを通過した露光光ILは、ミラー34によってほぼ水平方向に反射されて、リレーレンズ35を介して視野絞り(レチクルブラインド)36に達する。

視野絞り36の配置面は露光対象のレチクルRのパターン面と光学的にほぼ共役であり、視野絞り36は、そのパターン面での細長い長方形の照明領域の形状を規定する固定ブラインドと、走査露光の開始時及び終了時に不要な部分への露光を防止するためにその照明領域を閉じる可動ブラインドとを備えている。視野絞り36を通過した露光光ILは、リレーレンズ37、ミラー38、及び照明系チャンバ25の先端部に固定されたコンデンサレンズ系39を介してレチクルRのパターン面上の長方形(スリット上)の照明領域を均一な照度分布で照明する。露光光源20〜コンデンサレンズ系39により照明光学系21が構成され、照明光学系21内の露光光ILの光路、すなわち露光光源20からコンデンサレンズ系39までの光路が照明系チャンバ25によって密閉されている。

照明光学系21からの露光光ILのもとで、レチクルRの照明領域内のパターンの像が投影光学系PLを介して投影倍率β(βは例えば1/4,1/5等)で、感光材(フォトレジスト)が塗布されたウエハW上に投影される。ウエハWは例えば半導体(シリコン等)又はSOI(silicon on insulator)等の円板状の基板である。

ここで、本例のように露光光ILがF2レーザ光である場合には、透過率の良好な光学硝材は蛍石(CaF2の結晶)、フッ素や水素等をドープした石英ガラス、及びフッ化マグネシウム(MgF2)等に限られるため、投影光学系PLを屈折光学部材のみで構成して所望の結像特性(色収差特性等)を得るのは困難である。そこで、本例の投影光学系PLでは、屈折光学部材と反射鏡とを組み合わせた反射屈折系を採用している。以下、投影光学系PLの光軸AXと交差する方向にX軸を取り、図1の紙面に垂直にY軸を取って説明する。本例のレチクルR上の照明領域はX方向に細長い長方形であり、露光時のレチクルR及びウエハWの走査方向はY方向である。

レチクル操作部22において、レチクルRはレチクルステージ40上に保持されている。レチクルステージ40は不図示のレチクルベース上で後述のウエハステージと同期してY方向にレチクルRを連続移動するとともに、X方向、Y方向及び回転方向に同期誤差を低減させるようにレチクルRを微小駆動する。レチクルステージ40の位置及び回転角は不図示のレーザ干渉計によって高精度に計測され、この計測値及び装置全体の動作を統括制御するコンピュータよりなる主制御系24からの制御情報に基づいてレチクルステージ40が駆動される。レチクルステージ40、及び不図示のレチクルベースやレチクルローダ等からレチクル操作部22が構成され、レチクル操作部22内の露光光ILの光路、すなわちコンデンサレンズ系39から投影光学系PLまでの光路がレチクル室26によって密閉されている。

投影光学系PLにおいて、複数の光学部材(光学素子)が鏡筒27内に密閉されて収納されており、投影光学系PLのレチクル側の光学部材からウエハ側の光学部材までの光路が鏡筒27内に密閉されている。

ウエハ操作部23において、ウエハWはウエハホルダ45上の載置面に吸着保持され、ウエハホルダ45はウエハステージ46上に固定されている。ウエハステージ46は不図示のウエハベース上で前述したレチクルステージと同期してY方向にウエハWを連続移動するとともに、X方向及びY方向にウエハWをステップ移動する。また、ウエハステージ46は、不図示のオートフォーカスセンサによって計測されるウエハW表面の光軸AX方向の位置(フォーカス位置)に関する情報に基づいて、オートフォーカス方式でウエハWの表面を投影光学系PLの像面に合焦させる。ウエハステージ46のX方向、Y方向の位置、及びX軸の回りの回転角(ピッチング量)、Y軸の回りの回転角(ローリング量)、Z軸の回りの回転角(ヨーイング量)はレーザ干渉計47によって高精度に計測され、この計測値及び主制御系24からの制御情報に基づいてステージ駆動系48を介してウエハステージ46が駆動される。なお、ウエハステージ46(ウエハホルダ45)に取り付けられ、レーザ干渉計47からのレーザビーム(位置計測用ビーム)を反射する反射部材としての移動鏡47aは、別々の角柱状のミラーからなる構成、一体型のL字型のミラーからなる構成、ウエハステージ(ウエハホルダ)の側面を鏡面加工してミラーとして用いる構成等、様々の構成が適用されうる。また、ウエハホルダ45、ウエハステージ46、及びウエハベース等によりウエハ操作部23が構成され、ウエハ操作部23の側方には、搬送系としてのウエハローダ等(不図示)が配置されている。

ここで、本例の露光光ILは波長157nmの真空紫外光であるため、その露光光ILに対する吸光物質としては、酸素(O2)、水(水蒸気:H2O )、一酸化炭素(CO)、炭酸ガス(二酸化炭素:CO2)、有機物、及びハロゲン化物等がある。一方、露光光ILが透過する気体(エネルギ吸収がほとんど無い物質)としては、窒素ガス(N2)、水素(H2)、ヘリウム(He)、ネオン(Ne)、アルゴン(Ar)、クリプトン(Kr)、キセノン(Xe)、ラドン(Rn)よりなる希ガスがある。以降、この窒素ガス及び希ガスをまとめて「透過性ガス」と呼ぶことにする。

本例の露光装置は、光路上の空間、すなわち、照明系チャンバ25、レチクル室26、及び鏡筒27の各内部に、真空紫外域のビームに対してエネルギー吸収の少ない上記透過性ガスを供給して満たし、その気圧を大気圧と同程度もしくはより高く(例えば、大気圧に対し0.001〜10%の範囲内で高く)するガス供給・排気系50を備えている。ガス供給・排気系50は、排気用の真空ポンプ51A,51B及び51C、透過性ガスが高純度の状態で圧縮又は液化されて貯蔵されたボンベ53、及び開閉制御されるバルブ52A,52B及び52C等を含む。なお、これらの数及び設置場所については図に示したものに限定されない。窒素ガスは波長が150nm程度以下の光に対しては吸光物質として作用し、ヘリウムガスは波長100nm程度まで透過性ガスとして使用することができる。また、ヘリウムガスは熱伝導率が窒素ガスの約6倍であり、気圧変化に対する屈折率の変動量が窒素ガスの約1/8であるため、特に高透過率と光学系の結像特性の安定性や冷却性とで優れている。なお、ヘリウムガスは高価であるため、露光光の波長がF2レーザのように150nm以上であれば、運転コストを低減させるためにその透過性ガスとして窒素ガスを使用してもよい。

また、本例では、ワーキング・ディスタンス部WD、すなわち投影光学系PLの先端とウエハWとの間の空間にも、ガス供給・排気系50によって上記透過性ガスが供給され、光路上から吸光物質を排除している。すなわち、ガス供給・排気系50は、ワーキング・ディスタンス部WD用として、排気用の真空ポンプ60、排気配管61、ガス供給配管62、及びバルブ63等を備える。図2にワーキング・ディスタンス部WD付近を側方から見た様子を模式的に示す。

図2に示すように、ワーキング・ディスタンス部WDにおいて、投影光学系PLの射出端側、すなわち投影光学系PLの最下段に配される光学素子(投影光学系PLの内部空間と外部空間との境界に配置される境界光学素子80)の下方には、透過性ガスが供給される空間を形成する第1隔壁部81が設けられている。第1隔壁部81は、略箱型に形成される板状の部材等からなり、境界光学素子80の表面を覆う空間(第1空間82)を形成する。第1隔壁部81は、投影光学系PLに直接固定されるか、投影光学系PLに振動を伝えないようにベローズ(金属ベローズ、フィルム状のベローズ、弾性材で形成されるベローズ等)を介して固定されるか、あるいは投影光学系PLを支持するフレーム等の他の静止物体に固定されている。また、第1隔壁部81には、上記ガス供給配管62が接続されており、ガス供給口65を介して上記第1空間82に透過性ガスが供給される。また、第1隔壁部81には、上記排気配管61が接続されており、排気口66を介して上記第1空間82から上記透過性ガスを含む気体が排気される。ガス供給口65からの透過性ガスの供給量、及び排気口66からの排気量は、第1空間82の気圧が大気圧より高く(例えば、大気圧に対し0.001〜10%の範囲内で高く)なるように調整される。

また、上記第1隔壁部81には、露光光用の開口81aが形成されており、投影光学系PLからの露光光は、この開口81aを介してウエハW上に照射される。第1空間82は大気圧より高い気圧に調整されることから、第1空間82内の気体の一部は、開口81aを介してウエハWに向けて流れる。

第1隔壁部81の周囲には、ウエハステージ46の上面、すなわち、境界光学素子80側の面の大きさとほぼ同じ大きさ、あるいは境界光学素子80側の面を含む大きさを有する第2隔壁部85が配設されている。第2隔壁部85は、ウエハステージ46の上面と略平行に配される板状部材を含み、第1隔壁部81、及びウエハステージ46とともに、投影光学系PLとウエハWとの間に、空間(第2空間86)を形成する。第2空間86には、第1隔壁部81の内部空間である上記第1空間82から透過性ガスが流入する。また、第1隔壁部81と第2隔壁部85との間には、上記排気配管61に接続される排気口87が第1隔壁部81(第1空間82)を囲うように環状に設けられており、第2空間86の気体の一部は排気口87を介して排気される。

図3は、ウエハステージ46を投影光学系の側から見た様子を模式的に示す平面図である。
ウエハステージ46には、ウエハWの表面高さと同一高さの平滑な面を形成するための平滑化部材90が配設されている。ウエハステージ46上には、ウエハステージ46の位置決めのための基準となる基準マークが形成された基準マーク板91、上記ウエハホルダ45、及び照度量モニタ用の光量計(不図示)などの物体が設置されており、平滑化部材90は、これらの物体によって形成されるウエハステージ46上の段差(凹凸)を埋めるように配設される。なお、基準マーク板91の上面に形成された基準マークは、不図示の検出手段によって検出されることから、平滑化部材90には基準マーク板91の上面部分が検出可能となるように開口90aが形成されている。また、ウエハステージ46は高加速度で移動することから、平滑化部材90は軽量かつ移動時の空気抵抗が少ない形状に形成されるのが好ましい。平滑化部材90の材質としては、例えば、アルミニウムなどの軽金属や樹脂などが用いられる。

図2に戻り、ウエハステージ46には、ウエハW又はウエハホルダ45と、平滑化部材90の縁の周りとの間に形成される隙間を介して気体を吸引する吸引口96が配設されている。本例では、吸引口96は、ウエハステージ46に配設された管状部材(パイプ)の開口であり、平滑化部材90とウエハホルダ45との隙間98に対して配設されている。より具体的には、管状部材は、単数あるいは複数からなり、ウエハホルダ45の周囲に環状に配され、平滑化部材90とウエハホルダ45との隙間98に形成される溝の底部に位置している。吸引口96は、真空ポンプ97に接続されており、吸引口96、及び真空ポンプ97等により本発明の吸引機構95が構成される。なお、吸引口96の配置位置は、レーザ干渉計の移動鏡47aとウエハWとの間であればよく、上記例に限定されず、例えばウエハステージ46上の他の位置でもよい。また、真空ポンプ97は、上述したガス供給・排気系50と共用してもよい。

本例の露光装置では、露光時において、ガス供給・排気系50により、ワーキング・ディスタンス部WD(第1空間82及び第2空間86)が透過性ガスで満たされる。すなわち、ガス供給口65を介して第1空間82に透過性ガスが供給されるとともに、排気口66から透過性ガスを含む気体が排気され、第1空間82が透過性ガスに充填される。また、第1空間82の透過性ガスは開口81aを介して第2空間86に供給され、第2空間86が透過性ガスに充填される。ワーキング・ディスタンス部WDに存在する吸光物質は、透過性ガスとともに排気口66あるいは排気口87を介して排気される。また、ワーキング・ディスタンス部WD内に新たに侵入しようとする気体は、ワーキング・ディスタンス部WDの外側に配置された排気口87を介して、透過性ガスとともに排気される。これらにより、ワーキング・ディスタンス部WDにおいて吸光物質が排除された状態が維持されるとともに、ガス供給口65から供給された透過性ガスが排気口66及び排気口87から確実に排気され、ワーキング・ディスタンス部WDから周辺への透過ガスの漏れが防止される。そのため、レーザ干渉計47(図1参照)の光路上への透過性ガスの流入が防止される。

また、本例の露光装置では、平滑化部材90によってウエハWの表面高さと同一高さの平滑な面が形成されることから、ウエハステージ46上における気体の流れ(第2空間86の気体の流れ)に対する抵抗が少なく、第2空間86の気体が上記排気口87を介して良好に排気される。そのため、ワーキング・ディスタンス部WDから周辺への透過性ガスの漏れが確実に防止される。

さらに、本例の露光装置では、平滑化部材90とウエハホルダ45との隙間98を介して第2空間86の気体が吸引されることから、透過性ガスの漏れがより確実に防止される。すなわち、平滑化部材90とウエハホルダ45との隙間98に位置する溝部の底部には吸引口96が配されており、第2空間86の気体の一部は上記隙間98を通り、吸引口96を介して排気される。ウエハWの上方にある排気口87に加え、ウエハWとほぼ同じ高さでありかつウエハWの周囲にある上記隙間98を介して、第2空間86の気体が排気されることにより、ワーキング・ディスタンス部WDから外部空間への気体の漏れがより確実に防止される。吸引口96は、レーザ干渉計の移動鏡47aとウエハWとの間に配置されることから、吸引口96を介した透過性ガスの排気により、レーザ干渉計47(図1参照)の光路上への透過性ガスの流入が確実に防止される。また、ウエハW上の気体のみならず、ウエハWの周囲にある気体の一部も、上記隙間98を介して排気される。これにより、ウエハW上への外気の流入が防止され、露光光の光路上への吸光物質の流入による照度低下や照度ムラが防止される。

以上説明したように、本発明の露光方法及び露光装置によれば、基板と投影光学系との間の空間に、エネルギービームを透過する所定ガスを供給するとともに、位置計測用ビームを反射する反射部材と基板との間から、その所定ガスを含む気体を吸引することにより、投影光学系と基板との間の空間から適切に吸光物質を排除するとともに、位置計測用ビームを用いたステージの位置計測を精度よく行うことができる。
また、本発明のデバイス製造方法によれば、露光装置において、位置計測用ビームを用いたステージの位置計測が精度よく行われることから、パターン精度の向上を図ることができる。
