【発明の属する技術分野】
本発明は、マイクロ光学素子およびその製造方法に関し、さらに詳細には、透明材料からなるマイクロチップの内部に形成されたマイクロ光学素子およびその製造方法に関する。

【発明の背景】
従来より、サブピコ秒以下のレーザー光源として、10−13秒オーダーのパルス幅を有するフェムト秒レーザーが知られている。

こうしたフェムト秒レーザー、例えば、パルス幅が100〜150フェムト秒ほどのフェムト秒レーザーから出射されたレーザー光たるフェムト秒レーザー光(本明細書においては、「フェムト秒レーザーから出射されたレーザー光」を「フェムト秒レーザー光」と適宜に称することとする。)を、レンズを用いて当該フェムト秒レーザー光に対して透明な材料(本明細書においては、所定のレーザー光や光に対して透明な材料を称するにあたって、単に「透明材料」と適宜に称することとする。)の内部に集光すると、当該フェムト秒レーザー光を集光された集光位置たる集光点のみに多光子吸収を生じさせ、透明材料内部における集光点の改質や加工などの処理を行うことができるという現象が知られている。

近年においては、こうした現象を利用して、フェムト秒レーザー光に対して透明なガラス材料内部において屈折率を変化させたり、結晶析出を行ったり、マイクロボイドを生成したりすることが可能であることが報告されており、さらには、光導波路や3次元メモリーあるいはフォトニック結晶などの作成が報告されている。

即ち、フェムト秒レーザー光を透明材料内部に照射して、透明材料内部を改質することにより、透明材料内部に光導波路などの光学素子を形成することが行われている。

こうした透明材料内部における光学素子の形成は、フェムト秒レーザー光の照射による透明材料内部の屈折率の制御を利用して行われている。即ち、フェムト秒レーザー光を透明材料内部に照射すると、フェムト秒レーザー光の照射領域の屈折率が10−2程度増加するものであり、こうした屈折率の僅かな変化を利用して透明材料内部に光学素子を形成するものであった。

しかしながら、上記した光学素子の形成の手法では、フェムト秒レーザー光の照射領域における屈折率の僅かな変化を利用するにすぎないため、作成できる光学素子としては、光導波路やそれを基にした光結合・分配器、回折格子、フレネルレンズなど僅かな種類のものに限られていた。

特に、フェムト秒レーザー光の照射領域における屈折率の僅かな変化を利用する光学素子の形成の手法では、光を90°の角度で反射するようなミラーや、入射された光を分光するようなビームスプリッターなどを形成することはできないという問題点があった。

一方、本願発明者らは、上記した現象を利用して、透明材料としての感光性ガラスの内部にフェムト秒レーザー光を集光させてチャネル状に走査(スキャン)しながら照射し、その後に当該感光性ガラスを熱処理し、当該熱処理の後にフッ酸により当該感光性ガラスをエッチングすることにより、チャネル状にフェムト秒レーザー光を照射した領域のみを除去して、マイクロチャネル(マイクロ流路)などの固定構造を作成することに成功している(非特許文献1ならびに非特許文献2参照)。

ところで、上記した現象を利用して透明材料としての感光性ガラスの内部に作成されたマイクロチャネルなどの固定構造の表面は、数ミクロン程度の粗さがあり、当該表面をより平坦化することが望まれている。

【発明が解決しようとする課題】
本発明は、上記したような従来の技術の有する問題点を含む発明の背景に鑑みてなされたものであり、その目的とするところは、光を90°の角度で反射するようなミラーや、入射された光を分光するようなビームスプリッターなどを含む種々の光学素子を実現することができるマイクロ光学素子およびその製造方法を提供しようとするものである。

【課題を解決するための手段】
上記目的を達成するために、本発明によるマイクロ光学素子およびその製造方法は、フェムト秒レーザー光の照射による透明材料の屈折率の変化を利用するのではなく、フェムト秒レーザー光の照射などを利用して透明材料内部に空洞を形成し、この空洞を利用してマイクロ光学素子を構成しようとするものである。

即ち、本発明のうち請求項1に記載の発明は、透明材料からなるマイクロチップの内部に所定の空洞を形成し、上記所定の空洞と上記透明材料との界面で光を制御するようにしたものである。

ここで、上記光の制御は、本発明のうち請求項2に記載の発明のように光の反射でもよいし、本発明のうち請求項3に記載の発明のように光の屈折でもよい。

また、上記透明材料は、本発明のうち請求項4記載の発明のように、感光性ガラスとしてもよい。

また、本発明のうち請求項5に記載の発明は、透明材料からなるマイクロチップに対してフェムト秒レーザー光の集光点を所定の形状に沿って移動させながら照射する第1のステップと、上記第1のステップにおいてフェムト秒レーザー光を照射された上記マイクロチップを熱処理する第2のステップと、上記第2のステップにおいて熱処理された上記マイクロチップを所定の溶液で溶液処理して、フェムト秒レーザー光を照射された上記所定の形状に沿った領域をエッチングして除去することにより、上記マイクロチップ内に上記所定の形状の空洞を形成する第3のステップと、上記第3のステップにおいてエッチングされた上記マイクロチップを熱処理して、上記空洞を取り囲む上記透明材料の表面を平坦化する第4のステップとを有するようにしたものである。

【発明の実施の形態】
以下、添付の図面に基づいて、本発明によるマイクロ光学素子およびその製造方法の実施の形態の一例について詳細に説明するものとする。

なお、以下の各図ならびにその説明において、それぞれ同一あるいは相当する構成については同一の符号をもって示し、その詳細な説明は省略する。

図1には、本発明によるマイクロ光学素子の製造方法を実施するための装置構成の一例の概念構成説明図が示されている。

ここで、図1に示す装置によりマイクロ光学素子を作成するために用いるマイクロチップを構成する透明材料としては、感光性ガラスを用いるものとする。

また、マイクロチップの大きさや形状は任意であって適宜設定すればよく、例えば、長方体形状の場合には、その寸法の一例は、縦が10mm、横が10mm、高さが2mmである。

ここで、一般に、感光性ガラスとは、Au、Ag、Cuなどの金属イオンと増感材とを含んでおり、紫外線露光により金属コロイドを生じ、さらにこれが核となって微細な結晶が成長する。この結晶は、元のガラスと比較すると酸に対する溶解度が20倍〜50倍にも達するほど高くなるので、薄いフッ酸水溶液によって、露光された部分を非常に高い選択比でエッチング加工することができる。

こうした感光性ガラスとしては、例えば、リチウムアルミノ珪酸塩ガラスにCeイオン、Agイオン、Sbイオンがドープされた感光性ガラスであるフォーチュランガラス(Forturan Glass)(商標)を用いることができ、以下に説明する本願発明者による実験においては、感光性ガラスとしてフォーチュランガラス(Forturan Glass)(商標)を用いた。

このフォーチュランガラス(Forturan Glass)(商標)に紫外レーザー光などのレーザー光を照射した場合の加工工程は、次の3段階に分けられる。

まず、始めに、第1段階は、レーザー光を露光することにより、露光部分のCe3+が電子を放出してCe4+になる。そして、放出された自由電子との還元反応により、Ag+はAg0に変化する。

次に、第2段階は、熱処理することにより、銀原子が拡散してクラスターを形成し、このクラスターが80Å(オングストローム)を越えると、アモルファス相の中に結晶核が生成され結晶相が形成される。この結晶は、主にメタ珪酸リチウムからなる。

最後に、第3段階は、フッ酸水溶液により露光部分のエッチングを行う。メタ珪酸リチウムはフッ酸水溶液に非常に溶けやすいので、露光部分の高選択比エッチング加工が可能となる。

図1に示す装置は、10−13秒オーダーのパルス幅を有するフェムト秒レーザー光として、例えば、パルス幅が100〜150フェムト秒ほどのフェムト秒レーザー光を照射するフェムト秒レーザー10と、フェムト秒レーザー10から出射されたフェムト秒レーザー光をマイクロチップ100の内部に集光するレンズとしての対物レンズ12とを有して構成されている。

また、この装置は、対物レンズ12によりマイクロチップ100の内部に集光されるフェムト秒レーザー光の集光位置を、マイクロチップ100に対して相対的に移動する移動手段としての移動テーブル200を備えており、この移動テーブル200上にマイクロチップ100が載置されている。なお、移動テーブル200は、図1において直交座標系のX軸方向、Y軸方向ならびにZ軸方向に任意に移動可能なようになされており、この移動はモータなどの駆動手段(図示せず)により制御されるものとする。

即ち、この装置においては、フェムト秒レーザー光の照射方向は位置決めされて固定されているが、マイクロチップ100を移動テーブル200上に載置してX軸方向、Y軸方向ならびにZ軸方向に任意に移動することにより、マイクロチップ100の内部に集光されるフェムト秒レーザー光の集光位置をマイクロチップ100に対して相対的にX軸方向、Y軸方向ならびにZ軸方向に任意に移動し、マイクロチップ100の内部でフェムト秒レーザー光をX軸方向、Y軸方向ならびにZ軸方向に任意にスキャンすることができるように構成されている。

また、この装置においては、対物レンズ12として、例えば、開口数(NA)が0.46(倍率20倍)のものを用いることができる。

以上の構成において、フェムト秒レーザー10から出射されたフェムト秒レーザー光は対物レンズ12に入射され、対物レンズ12に入射されたフェムト秒レーザー光は対物レンズ12により集光されて、マイクロチップ100の内部に位置する集光位置たる集光点に集光される。

ここで、マイクロチップ100内に形成しようとする空洞の形状に沿ってフェムト秒レーザー光の集光点が移動するように、移動テーブル200をX軸方向、Y軸方向ならびにZ軸方向に適宜に移動することにより、フェムト秒レーザー光を走査(スキャン)する。マイクロチップ100内に形成しようとする空洞の形状は、当該空洞とマイクロチップ100を構成する透明材料との界面で光を制御する際の制御態様、例えば、光の反射や光の屈折などに応じて適宜に設定すればよい。即ち、空洞の形状は、長方体形状、多面体形状あるいは球面形状としてもよいし、あるいは薄板状などとしてもよい。

なお、マイクロチップ100を構成する透明材料とマイクロチップ100内に形成された空洞との界面での光を制御については、本願発明者の実験により作成されたマイクロ光学素子を参照しながら後述する。

また、空洞の寸法の一例は、例えば、空洞の形状が長方体形状の場合には、縦(L1)が4.242mm、横(L2)が0.1mm、高さ(L3)が2mmである(図11(a)(b)参照)。

上記のようにしてフェムト秒レーザー光を照射したマイクロチップ100の空洞を形成すべき領域は、その後に熱処理を行うことによって改質される。それから、熱処理をしたマイクロチップ100を希釈したフッ酸溶液によりエッチングすることにより、フェムト秒レーザー光を照射した空洞を形成すべき領域は、フェムト秒レーザー光の未照射領域に比べて数十倍のエッチング速度でエッチングされる。

従って、エッチング時間を制御することにより、マイクロチップ100からフェムト秒レーザー光を照射した空洞を形成すべき領域のみを選択的にエッチングして除去することができ、このエッチングの選択性を利用してマイクロチップ100内に任意の形状の空洞を形成することができる。

ところで、マイクロチップ100の透明材料として、例えば、感光性ガラスなどのガラスを用いた場合には、形成された空洞を取り囲む透明材料の表面が、数ミクロン程度の粗さをもっている。

即ち、マイクロチップ100の内部においてフェムト秒レーザー光の集光点を移動させながら照射した後に熱処理を行い、さらにエッチングしてマイクロチップ100の内部に作成した空洞を取り囲む透明材料の表面を、走査型電子顕微鏡(SEM)や原子間力顕微鏡(AFM)で観察した結果、図2のSEM写真や図3のAFM写真に示すように大きい粗さが観察された。また、図4には、形成した空洞界面でHe−Neレーザー光を反射させたときのビームの広がり評価のグラフが示されており、広がり角は16.3°であった。

しかしながら、空洞を取り囲む透明材料の表面の平坦性は、空洞とマイクロチップ100を構成する透明材料との界面で光を制御する際の光学特性に大きく影響する。このため、空洞を取り囲む透明材料の表面は、平坦であることが望ましい。

一般に、感光性ガラスのフッ酸処理後の表面平坦化には機械的な研磨が用いられるが、ガラス内部に形成された空洞を取り囲む表面のような部位を研磨することは不可能である。

こうした従来の技術では不可能なガラス内部に形成された空洞を取り囲む表面の平坦化を行うために、本願発明者は、ガラス内部に形成された空洞を取り囲む表面を熱処理することにより、当該表面を平坦化するようにしたものである。

即ち、こうした粗さは、ガラス内部に形成された空洞を取り囲む表面に熱処理を施すことによって解消でき、当該表面を平坦化することができた。

このように、マイクロチップ100の内部においてフェムト秒レーザー光の集光点を移動させながら照射した後に熱処理を行い、さらにエッチングしてマイクロチップ100の内部に空洞を作成し、空洞を作成した後にさらに熱処理を行った場合には、空洞を取り囲む表面の平坦性は大幅に改善された。

こうした表面の平坦化のための熱処理としてはアニールを行うことが好ましく、アニールする際の条件は、例えば、まず5℃/minで室温から570℃まで昇温し、5時間保持する。その後に、1℃/minで570℃から370℃まで冷却し、さらに室温に自然冷却する。

こうしたアニールを行うと、図5のSEM写真や図6のAFM写真に示されているように、内部に形成された空洞を取り囲む表面の平坦性は大幅に改善される。また、図7には、形成した空洞界面でHe−Neレーザー光を反射させたときのビームの広がり評価のグラフが示されており、広がり角は4.7°に改善された。

さらに、平坦性を示す指標であるRMS値は、上記したアニールによって、アニールを行う前の100nmから2nmに改善された。

ここで、アニールする際に昇温する温度は、感光性ガラスなどのガラスの場合には、軟化点の温度よりも低く、かつ、結晶化温度よりも高い温度であることが好ましい。

以上のように、上記した熱処理による平坦化の処理を行うと、空洞を取り囲む表面の平坦性が著しく改善されて、光学特性が大幅に改善されることになるので、こうした平坦化の処理を行うことが望ましいが、光学特性の要求の程度が低い場合には、上記した熱処理による平坦化の処理を行わなくてもよいことは勿論である。

次に、本発明による手法を用いて行われた、本願発明者による実験結果について説明する。

なお、この実験においては、フェムト秒レーザー10としては、赤外フェムト秒レーザー(Clark−MXR CPA2000: 波長775nm、パルス幅150fs、繰り返し周波数1kHz)を用いた。

図8には実験装置の概略構成が示されており、実験装置は、フェムト秒レーザー10と、波長板602と、偏光板604と、減光フィルター606と、対物レンズ12と、移動ステージ200と、移動ステージ200を駆動する駆動源608と、駆動源608を制御するコンピュータ610と、マイクロチップ100を撮像するCCDカメラ612と、CCDカメラ612により撮像された画像を表示するモニター614とを有して構成されている。

従って、この実験装置においては、CCDカメラ612を用いて、フェムト秒レーザー光が照射されているマイクロチップ100をその場で観察することができる。

また、マイクロチップ100は、コンピュータ610で制御された移動ステージ200によりX軸方向、Y軸方向ならびにZ軸方向に適宜に移動される。

以上の実験装置において、フェムト秒レーザー10から出射されたフェムト秒レーザー光のビームを直径3mmのアパチャーによって切り出し、対物レンズ12へ入射する。フェムト秒レーザー光のパルスエネルギーは、減光フィルター606を用いて調節した。

フェムト秒レーザー光を20倍の対物レンズ12(開口数 NA:0.46)によってマイクロチップ100に集光し、レーザー照射後のマイクロチップ100をアニールによる熱処理をした。アニールでは、温度は5℃/minの速さで500℃まで上昇させ、500℃で1時間一定に保つ。この温度においては、フェムト秒レーザー光により露光された部分に銀クラスターが形成される。再び3℃/minの速さで605℃まで温度を上昇させ、605℃で一定に1時間保つ。高い温度においては、結晶相が形成される。その後に、室温に自然冷却する。

マイクロチップ100が室温に冷却された後に、10%のフッ酸水溶液で溶液処理を施して、フェムト秒レーザー光を照射した領域をエッチングして除去し、マイクロチップ100に空洞を形成する。

さらに、マイクロチップ100の空洞を取り囲む表面の平坦化のために、アニールを行う。アニールする際の条件は、まずマイクロチップ100を5℃/minで室温から570℃まで昇温し、5時間保持する。その後に、1℃/minで570℃から370℃まで冷却し、さらに室温に自然冷却する。

図9には、フェムト秒レーザー光の照射後にアニールを行ったマイクロチップ100のフェムト秒レーザー光の照射領域と未照射領域とのフッ酸によるエッチング深さの時間依存性が示されている。照射レーザーフルエンスは、0.12J/cm2、0.18J/cm2である。

図9から理解されるように、エッチング深さはフルエンスにはほとんど依存せず、フェムト秒レーザー光の照射領域は、フェムト秒レーザー光の未照射領域より35倍のエッチング速度で優先的にエッチングされる。この選択比を利用して、マイクロチップ100の内部に空洞の形成をおこなった。

ところで、感光性ガラスには、結晶を析出するのに必要なレーザー光の臨界ドーズ(Dc)が存在する。即ち、臨界ドーズを上回ればガラスに結晶が析出されるが、臨界ドーズを下回った場合にはガラスに結晶は析出されない。臨界ドーズを越えた場合、形成される核密度は、ドーズに比例して増加することが予測される。核形成密度は、フルエンスの累乗に比例することが分かっており、式(1)で示される。

即ち、パルス幅150fs、波長775nmのフェムト秒レーザーを用いた場合には、6光子過程によって反応が生じていると考えられる。この値は、ナノ秒紫外レーザー光(波長266nm、波長355nm)を用いた場合に比べてはるかに大きい。紫外レーザーの場合は、吸収は1光子で生じる。しかしながら、最終的な反応が起こるためには、連続する2つの過程が必要であると考えられている。即ち、Helvajian等は、まず1光子吸収によって寿命の長い中間準位状態が形成され、さらにその準位でもう一つの光子が吸収されて反応が生じる2光子過程ではないかと考察している(2光子吸収ではない。)。

Helvajian等の考察が正しいとするならば、フェムト秒レーザーの場合には、第一の過程および第二の過程がそれぞれ多光子吸収によって生じ、その結果その和として6光子過程になったものと考えられる。反応が6光子で生じることは、高空間解像度を得られるという点で有利である。また、このときの臨界ドーズDcは、

と見積もられる。

次に、上記した実験条件において本願発明者が作成したマイクロ光学素子などについて、図11乃至図18を参照しながら説明する。

まず、図11(a)(b)には本願発明者が作成したマイクロ光学素子の構成説明図が示されており、感光性ガラスからなるマイクロチップ100に長方体形状の空洞700を形成することにより構成したマイクロ光学素子を示している。このマイクロ光学素子は、感光性ガラスにより構成されたマイクロチップ100の内部に形成した空洞700と感光性ガラスとの界面で、光を90°の角度で反射することができる。

図11(a)(b)に示すマイクロ光学素子における空洞700は、あたかも入射される光の進行方向に対して45°の角度で反射ミラーが配置されるように、入射される光の進行方向に対して45°の角度で延長するように配置されている。

なお、この図11(a)(b)に示すマイクロ光学素子を作成するにあたっては、フェムト秒レーザー光の集光点を距離L1(L1=4.242mm)だけX−Y平面で水平にスキャンした後に、フェムト秒レーザー光の集光点を15μmずつZ軸方向に沿って上方に移動し、上記と同様なX−Y平面での水平なスキャンを繰り返した。

即ち、He−Neレーザー光を空洞700に対して45°の角度で入射すると、空洞700と感光性ガラスとの界面で入射された光が制御され、図11(a)に示すように90°の角度で反射された。即ち、図11(a)(b)に示すマイクロチップ100に空洞700を形成して構成したマイクロ光学素子は、反射ミラーとして機能するものである。

なお、図11(a)(b)に示す構造のマイクロ光学素子に関して、アニールによる平坦化処理により空洞700を取り囲む表面を平坦にした場合の1.55μmにおける光学損失は0.60dBであるが、アニールによる平坦化処理を行わない場合の1.55μmにおける光学損失は1.59dBであった。
