本発明は、混成集積回路基板のヒートシンクとして好適なアルミニウム−セラミックス複合体とその製造方法に関する。

【従来の技術】
高絶縁性・高熱伝導性を有するセラミックス基板、例えば窒化アルミニウム基板、窒化珪素基板等のセラミックス基板、の表面に銅製又はアルミニウム製の金属回路を、また裏面に銅製又はアルミニウム製の金属放熱板が設けられている回路基板が例えばパワーモジュール用の基板として使用されているが、この用途においては、今日、半導体素子の高集積化、大型化に伴い、前記半導体素子や回路からの発熱量が増加の一途をたどっており、いかに効率よく放熱するかが課題となっている。

回路基板からの放熱構造の典型は、回路基板の裏面(金属放熱板)にベース金属板(例えば銅板)を介してヒートシンクが半田付けされたものであり、ヒートシンク材としては銅、アルミニウムが一般的である。しかしながら、この構造においては、半導体素子に熱負荷がかかったときに、ヒートシンクと回路基板との熱膨張係数の差に起因して、セラミックス基板や半田層中にクラックが発生し、このために回路基板の放熱が不十分となって、半導体素子を誤作動させたり、破損させたりする問題が起こりやすかった。

そこで、熱膨張係数を回路基板のそれに近づけたヒートシンクとして、アルミニウム−炭化珪素質複合体が提案され注目されている(特許文献1参照)。このヒートシンクは、高圧鍛造法にてアルミニウム又はアルミニウムを主成分とする金属(以下、単にアルミニウム合金という)を炭化珪素質多孔体中に含浸するもので、無機質粒子又は繊維によるプリフォームを作製し、アルミニウム合金を複合化させたものであるが、従来、プリフォーム作成の際にバインダーとして熱伝導率阻害因子となるシリカゾルを用いているため、高い熱伝導率が得られないという問題が、また、プリフォームの相対密度を調整しづらく、溶融したアルミニウムとプリフォームとの濡れ性が悪いという問題があった。

また、アルミニウム−セラミックス複合体の製法については、高圧鍛造法以外にも加圧を行わずに含浸を行う非加圧含浸法(特許文献2参照)、セラミックス粉末とアルミニウム粉末を混合して温度と圧力を加えて製造を行う粉末冶金法(特許文献3参照)等の製法があるが、高圧鍛造法に比べ、非加圧含浸法を用いて作成されたアルミニウム−セラミックス複合体は、熱伝導率、強度が低く、粉末冶金法を用いて作成されたアルミニウム−セラミックス複合体は、熱伝導率が低く、用いるアルミニウムの合金組成によっては製造が不可能であるという問題がある。

【発明が解決しようとする課題】
本発明は、上記従来技術に鑑みてなされたものであり、本発明の目的は、セラミックス粉とのプリフォームを作成する際に、熱伝導率阻害因子であるシリカバインダーに変えて、アルミニウム合金をバインダーとすることにより、プリフォームが溶融したアルミニウムと良く濡れ、高い熱伝導性の複合体が得ることにある、また、前記プリフォーム中のセラミックス成分とアルミニウム合金との割合を容易に変えることができ、その結果、得られる複合体の熱膨張率を調整出来るようになり、アルミニウム−セラミックス複合体の使用用途を拡大し得るようにすることにある。

【課題を解決するための手段】
即ち、本発明は、多孔質セラミックス成形体の空隙中にアルミニウム又はアルミニウムを主成分とする金属を含浸するアルミニウム−セラミックス複合体の製造方法であって、前記多孔質セラミックス成形体がセラミックス粉末とアルミニウム又はアルミニウムを主成分とする金属の粉末との混合粉末を成形して得られたものであることを特徴とするアルミニウム−セラミックス複合体の製造方法である。

【発明の実施の形態】
金属−セラミックス複合体の製法については、大別すると含浸法と粉末冶金法の2種がある。このうち粉末冶金法は熱伝導率等の特性面で十分なものが得られておらず、検討段階といえる。実際に商品化されているのは、含浸法によるものである。含浸法にも種々の製法が有り、常圧で行う方法と、高圧下で行う方法(高圧鍛造法)がある。更に、高圧下で行う製法としては、溶湯鍛造法とダイキャスト法がある。

本発明に適用出来る方法は、高圧下で含浸を行う製法であり、具体的には、溶湯鍛造法とダイキャスト法でアルミニウム又はアルミニウムを主成分とする金属(以下、単にアルミニウム合金という)からなるアルミニウム−セラミックス複合体を得る製法に関するものである。溶湯鍛造法やダイキャスト法は、型、或いは、枠と板で構成された型内に、ある程度の強度を有するセラミックス多孔体(以下、プリフォームという)を装填し、アルミニウム合金の溶湯を高圧で含浸させて複合体を得る方法である。

本発明に於いては、前記プリフォームとして、セラミックス粉末とアルミニウム又はアルミニウムを主成分とする金属の粉末との混合粉末をプレス成形して得られたものを用いることを特徴としている。アルミニウム又はアルミニウムを主成分とする金属の粉末は、延性に富んでいるので、セラミックス粉末と混合してプレス等の方法で成形を行うとき、圧力により変形しやすく、得られた成形体は含浸時に形が崩れない程度にまで十分な強度を得ることが出来るし、また、プリフォームにアルミニウム合金が含まれているために、含浸時に溶融したアルミニウム合金とプリフォームとの濡れ性を向上させることが出来る特徴も得られる。

本発明では、前記プリフォームを得て、例えば高圧鍛造法の場合には、これを型内にセットし、一つのブロックとし、ブロックを必要に応じて予備加熱した後、高圧容器内に配置し、ブロックの温度低下を防ぐために出来るだけ速やかにアルミニウム合金の溶湯を加圧し、アルミニウム合金を金型内に置いたプリフォームの空隙中に含浸することでアルミニウム−セラミックス複合体を容易に得ることができる。

また、本発明では、上記した通りに、セラミックス粉末とアルミニウム合金の粉末との混合粉末を成形して得られたものを用いることを特徴としているが、これは従来の方法、即ち、セラミックス粉末にシリカゾル或いはアルミナゾル等を結合材として添加して成形体を作製して800℃以上で焼成する方法等に比較して、焼成工程を必要とせず、安価にアルミニウム−セラミックス複合体を提供できる特徴もあるし、更に、従来の方法ではシリカ、或いはアルミナ等の結合材が複合体の熱伝導率を阻害する因子として働き、高い熱伝導率の複合体が得られなかったが、結合材としてアルミニウム合金を用いることにより、高い熱伝導率の複合体が容易に得られるようになるし、アルミニウム合金とセラミックス粉末との混合比を変えることにより、いろいろな熱膨張率の複合体が容易に制御して得られるようになり、複合体の使用用途を拡大し得る効果もある。

尚、本発明に於いて、成形方法については特に制限は無いが、アルミニウム合金が十分に塑性変形する圧力が加えられる成形方法が好ましく、本発明者の実験的検討に拠れば、面圧3MPa以上のプレス成形が好ましい。

プリフォームを得るために用いる原料セラミックス粉については、粒度配合を行うことが好ましい。粗粉のみでは強度発現に乏しく、微粉のみでは得られる複合体が高い熱伝導率を有することが望み難いからである。本発明者の検討によれば、例えば40μm以上の粒径のセラミックス粗粉40〜80質量%と、15μm以下の粒径のセラミックス微粉60〜20質量%とを混合して用いると良い。

プリフォームを得るために用いる原料セラミックス粉とアルミニウム合金の粉末との混合粉末に関しては、例えば複合体の用途が回路基板の放熱構造体用途である場合には、セラミックス粉85〜95質量%と、アルミニウム合金粉末15〜5質量%とを混合して用いると、複合体の熱膨張率を回路基板のそれに近づけることが出来、その結果、熱膨張係数の差に起因する基板た半田部でのクラックが低減できることから、放熱が不十分となって半導体を誤作動させたり、破損させたりする問題を低減することが可能となる。

更に、本発明で使用するセラミックス粉末としては、炭化珪素や窒化ホウ素を用いることが好ましい。セラミックス粉末として炭化珪素を用いた場合、炭化珪素自体の高熱伝導性及び低膨張率の特性を活かし、高熱伝導率と低熱膨張率の特性を有する複合体が得られる。また、セラミックス粉末として窒化ホウ素を用いた場合には、窒化ホウ素自体の加工性に優れた特性を活かし、高熱伝導率と加工性に優れる複合体が得られる。炭化珪素と窒化ホウ素とを混合した粉末を用いるときは、用途に応じて、高熱伝導率で適度の膨張率を有する加工性に富む複合体を提供できる。

アルミニウム−セラミックス複合体の特性の中で特に重要な特性は、熱伝導率と熱膨張率である。複合体中のセラミックス含有率の高い方が熱伝導率は高く、熱膨張率は低く、好ましいが、あまりにも含有率が高い場合には含浸操作が容易でなくなる。回路基板の放熱材料として使用する場合を例に挙げれば、セラミックス成形体の相対密度(プリフォーム中のセラミックス粉が占める体積割合)が50〜75体積%、プリフォームの気孔率が15〜45体積%の範囲にあって、構成するセラミックス粒子が粗いものを多く含むものが好ましい。

セラミックス成形体の相対密度が50体積%以下であると、得られる複合体の熱膨張率が大きくなり、複合体の用途が回路基板の放熱材料として用いる場合、ヒートシンクと回路基板の熱膨張率差に起因して半田クラックが発生する問題が解決し得ないことがある。セラミックス成形体の相対密度が75体積%以上であると含浸時に溶融したアルミニウム合金とセラミックス成形体の濡れ性が悪くなり含浸不良の原因となることがある。

また、セラミックス成形体の気孔率が45体積%以上であると、得られる複合体の熱膨張率が大きくなり、複合体の用途が回路基板の放熱材料として用いる場合、ヒートシンクと回路基板の熱膨張率差に起因して半田クラックが発生することがある。気孔率が15体積%以下であると含浸時に溶融したアルミニウムとセラミックス成形体の濡れ性が悪くなり含浸不良の原因となることもある。

また、プリフォームの強度は、曲げ強度で2.5MPa以上あれば、取り扱い時や含浸中の割れの心配もなく、好ましい。

最終的に得られるアルミニウム−セラミックス複合体は、25℃における熱伝導率が160W/mK以上で、しかも、25〜250℃の熱膨張率が12×10−6/K以下であることが好ましい。熱伝導率が160W/mK未満であると、放熱が不十分となって半導体素子を誤作動させたり、破損させたりする問題が起こりやすいし、熱膨張率が12×10−6/K未満であると、半導体素子に熱負荷がかかったときに、ヒートシンクと回路基板との熱膨張係数の差に起因してクラックが基板や半田層に発生し、放熱が不十分となって半導体素子を誤作動させたり、破損させたりする問題が生じることがあるからである。

本発明の複合体は、前記したとおりに高熱伝導率を有しているためセラミックス回路基板と放熱フィン等の間に用いられる放熱材料としてばかりでなく、いろいろな回路基板のヒートシンク、或いは前記回路基板を固定、放熱する部品として用いることができる。また、プリフォーム作成の際にアルミニウム又はアルミニウムを主成分とする合金粉末とセラミックス粉末の配合比を変え、熱膨張率を自在に変更出来る点から、構造材料等としても使用出来る特徴を有している。

本発明に於いて、アルミニウム合金としてはアルミニウムを95質量%以上含むものを示す。アルミニウム成分が95質量%未満になると、セラミックス粉末とアルミニウム残部の成分との金属間化合物が多くなり、熱伝導率が低下してしまう可能性があるからである。

【実施例】
以下、実施例、比較例に基づいて、本発明を更に詳細に説明する。

(実施例1)
炭化珪素粉末A(太平洋ランダム社製:NG−150、平均粒径:90μm)140g、炭化珪素粉末B(屋久島電工社製:GC−1000F、平均粒径:10μm)60g、及び結合材として純度99.5%のアルミニウム(アルコア社、平均粒径60μm)20gを攪拌混合機にて30分間混合した後、10MPaの圧力でプレス成形して、120mm×120mm×5mmの形状にした後、得られた成形体を大気中、温度120℃で10時間乾燥して、炭化珪素の相対密度が65体積%、気孔率が28体積%のアルミニウム−炭化珪素多孔体を得た。

前記のアルミニウム−炭化珪素多孔体を、溶湯が流入出来る湯口のついた122mm×122mm×5.05mmの鉄製枠に入れ、両面をカーボンコートしたSUS板で挟んで一体物とした。次に、前記一体物を電気炉で650℃に予備加熱し、次に、あらかじめ加熱しておいた内径200mmφのプレス型内に収め、シリコンを12質量%含有するアルミニウム合金の溶湯を注ぎ、100MPaの圧力で10分間加圧して前記のアルミニウム−炭化珪素質多孔体にアルミニウム合金を含浸させブロックとした。室温まで冷却した後、得られたブロックを湿式バンドソーにて切断し、挟んだSUS及び鉄枠を剥がし、アルミニウム−炭化珪素質複合体を得た。

前記複合体より、研削加工により熱膨張率測定用試験体(直径3mm、長さ10mm)、熱伝導率測定用試験体(直径10mm、厚さ3mm)の試験片を作成した。それぞれの試験片を用いて、25〜250℃の熱膨張係数を熱膨張計(セイコー電子工業社製;TMA300)で、25℃での熱伝導率をレーザーフラッシュ法(理学電機社製;LF/TCM−8510B)で測定した。また、バイト切削加工性測定用試験体(直径20mm、長さ5mm)の試験片を作成し、ダイヤモンド砥石(♯140)を用いて、切り込み1.0mm、送り0.25mm/revの条件で0.5mmの摩耗帯幅に達する寿命を調べた。これらの結果を表1に示した。

本発明に拠れば、高熱伝導率で低熱膨張率のアルミニウム−セラミックス複合体や高熱伝導率で適度の熱膨張率を有し加工性に富むアルミニウム−セラミックス複合体を安価に提供でき、産業上非常に有用である。
