この発明は、フッ素系ガスを分解処理するガス処理装置に関する。

【従来の技術】
半導体デバイスの製造工程においては、たとえば、半導体基板の表面に形成されたSiO2膜やW(タングステン)膜をエッチング処理により微細パターン化する工程が行われる。
SiO2膜やW膜のエッチング処理に用いられるプロセスガスには、PFC(PerFluoro−Compounds)ガスと総称されるフッ素系のガス(たとえば、CF4、C2F6、C3F8、C4F8、CHF3、SF6およびNF3など)が用いられており、そのエッチング処理のための装置からの排ガスには、未反応のまま残ったPFCガスが含まれている。従来、エッチング処理のための装置からの排ガスは、そのまま大気中に放出されていたが、PFCガスは地球温暖化係数が比較的高い温室効果ガスであることから、近年では、エッチング処理のための装置からの排ガスの地球温暖化への影響が懸念されており、排ガス中に含まれるPFCガスの十分な分解処理が望まれている。

フッ素系ガスを含有する排ガスを処理する方法として、たとえば、下記特許文献1に記載された方法などが提案されているが、従来から提案されている方法は、いずれもフッ素系ガスを十分に分解処理することができるものではなかった。

【発明が解決しようとする課題】
そこで、この発明の目的は、フッ素系ガス(PFCガス)を高分解率で分解処理でき、これによりフッ素系ガスの排出による地球温暖化を防止できるガス処理装置を提供することである。

【課題を解決するための手段および発明の効果】
上記の目的を達成するための請求項1記載の発明は、プラズマ生成空間を有し、このプラズマ生成空間内でフッ素系ガス(PFCガス)、不活性ガスおよび酸素ガスを含む処理対象ガスのプラズマを生成することにより、当該処理対象ガス中のフッ素系ガスを90%以上の分解率で分解することを特徴とするガス処理装置(2;4)である。

この発明によれば、フッ素系ガスを90%以上の高分解率で分解処理でき、これによりフッ素系ガスの排出による地球温暖化を防止することができる。
なお、上記ガス処理装置は、処理対象ガス中のフッ素系ガスを95%以上の分解率で分解するものであることが好ましい。

請求項4記載の発明は、処理対象ガスが流通するとともにプラズマ生成空間を提供するガス流通管(221;41)と、このガス流通管の外周に設けられて、当該ガス流通管内に電場または磁場を形成するためのコイル(222;42)と、このコイルに周波数が50kHz〜20MHzの範囲に含まれる高周波電力を印加する高周波電源(223;43)とを含むことを特徴とする請求項1ないし3のいずれかに記載のガス処理装置である。

この発明によれば、高周波電源からコイルに高周波電力を供給することにより、ガス流通管内に高周波誘導磁場による誘導電磁場が生じ、この誘導電磁場によって、ガス流通管内に流入した処理対象ガスのプラズマを生成することができ、フッ素系ガスを90%以上の高い分解率で分解することができる。
なお、ガス処理装置のイニシャルコストを低く抑える目的から、請求項5記載のように、高周波電力の周波数は50kHz〜500kHzの範囲に含まれることが好ましく、さらに請求項6に記載のように、高周波電力は2000Watt以下であることがより好ましい。

請求項7記載の発明は、上記プラズマ生成空間の圧力(上記ガス流通管内の圧力)が、10Torr以下であることを特徴とする請求項1ないし6のいずれかに記載のガス処理装置である。
この発明のように、プラズマを生成する空間の圧力が10Torr以下であれば、処理対象ガスのプラズマを良好に生成することができ、フッ素系ガスの高い分解率を確保することができる。

また、請求項9に記載のように、上記プラズマ生成空間の圧力(上記ガス流通管内の圧力)を計測するための圧力計測手段(26;45)を含むことが好ましく、この場合、請求項10に記載のように、上記圧力計測手段が所定値以上の圧力を計測したことに応答して、予め定める異常発生処理を実行する手段をさらに含むことがより好ましい。予め定める異常発生処理は、処理対象ガスの発生を強制的に停止させるといった処理であってもよいし、アラームまたはエラー表示による警報を発生させるといった処理であってもよい。予め定める異常発生処理が処理対象ガスの発生を強制的に停止させるといった処理である場合、この異常発生処理を実行する手段を備えることにより、プラズマを生成する空間の圧力異常のために分解処理されずに残ったフッ素系ガスが大気に放出されるのを防止することができる。

【発明の実施の形態】
以下では、この発明の実施の形態を、添付図面を参照して詳細に説明する。
図1は、この発明の一実施形態に係るガス処理装置が備えられた基板処理装置の構成を概念的に示す図である。この基板処理装置は、たとえば、半導体基板Sの表面に形成されたSiO2膜やW(タングステン)膜などの薄膜を微細パターンに加工するためのエッチングプロセスを行う装置であり、半導体基板Sを支持するための基板ステージ11を収容した処理チャンバ12を備えている。

処理チャンバ12には、PFC(PerFluoro−Compounds)ガス(たとえば、CF4、C2F6、C3F8、C4F8、CHF3、SF6またはNF3など)を含むプロセスガスを導入するためのプロセスガス導入管13が接続されている。プロセスガスには、PFCガスの他に、酸素ガスおよび/または窒素ガス、Ar、Kr、Ne、XeおよびHeの中から選択された1または2以上の不活性ガスが含まれている。

また、処理チャンバ12には、処理チャンバ12内を排気して減圧するための真空排気系14が接続されている。この真空排気系14は、処理チャンバ12に真空排気管141を介して接続された真空ポンプ142を備えている。真空ポンプ142としては、たとえば、ターボ分子ポンプまたはメカニカルブースタポンプを用いることができる。
エッチングプロセスでは、半導体基板Sが、図示しない搬送ロボットにより処理チャンバ12に搬入されて、その表面(薄膜が形成されている面)を上に向けた状態で基板ステージ11上に載置される。次いで、真空ポンプ142が駆動されて、処理チャンバ12内がほぼ真空状態まで減圧された後、その処理チャンバ12内にプロセスガス導入管13からプロセスガスが導入される。そして、たとえば、基板ステージ11とこの基板ステージ11の上方に対向配置されたプレート(図示せず)との間に高周波電力が印加されることにより、プロセスガス中のPFCガスのプラズマが生成され、このPFCガスのプラズマによって半導体基板Sの表面の薄膜がエッチング除去されていく。

エッチングプロセス中に真空排気系14の働きによって処理チャンバ12から排出されるガス(排ガス)は、真空排気系14の下流側に設けられたガス処理装置2に導かれるようになっている。すなわち、処理チャンバ12からの排ガスには、処理チャンバ12で電離しなかったPFCガスが含まれており、この地球温暖化係数の高いPFCガスが大気中に放出されるのを防止するために、処理チャンバ12からの排ガスは、PFCガスを分解処理するためのガス処理装置2に導入されるようになっている。

ガス処理装置2は、真空ポンプ142の吐出口にステンレス製の上流側接続管21を介して接続されたガス分解部22と、このガス分解部22にステンレス製の下流側接続管23を介して接続されたバックポンプ24と、上流側接続管21の途中部に接続された酸素・不活性ガス導入管25と、下流側接続管23内の圧力を計測するための圧力計26とを備えている。
ガス分解部22は、上流側接続管21と下流側接続管23との間に介装されて、上流側接続管21および下流側接続管23に連通するとともに内部にプラズマ生成空間を提供するガス流通管221と、このガス流通管221の外周に設けられて、ガス流通管221内に誘導電磁場を形成するためのコイル222と、このコイル222に高周波電力を印加する高周波電源223とを含む構成であり、バックポンプ24は、ガス流通管221内を減圧するために設けられている。ガス流通管221は、たとえば、セラミックスなどの絶縁材料を用いて形成されている。

酸素・不活性ガス導入管25には、酸素ガス供給管251および不活性ガス供給管252が接続されており、これらの酸素ガス供給管251および不活性ガス供給管252から、それぞれ酸素(O2)ガスおよび不活性ガス(Ar)が供給されるようになっている。酸素ガス供給管251および不活性ガス供給管252の途中部には、それぞれ流量制御機構253,254が設けられており、この流量制御機構253,254により、酸素・不活性ガス導入管25に供給される酸素ガスおよび不活性ガスの流量を制御できるようになっている。

エッチングプロセス中は、バックポンプ24がフルパワーで駆動されて、ガス流通管221内の圧力が1Torr以下に減圧される。ガス流通管221内の圧力は、圧力計26で常に計測されており、この圧力計26によって計測される圧力が10Torr以上になると、基板処理装置による処理が強制的に停止されるとともに、アラームまたはエラー表示による警報が発せられるようになっている。また、エッチングプロセス中は、酸素・不活性ガス導入管25から上流側接続管21に、それぞれ所定流量の酸素ガスおよび不活性ガスが導入される。具体的には、ガス流通管221に流入するガス中の不活性ガスの割合が40%以上であり、かつ、酸素ガスの割合が5〜30%の範囲となるように、酸素・不活性ガス導入管25から上流側接続管21に供給される酸素ガスおよび不活性ガスの流量が調整される。さらに、高周波電源223からコイル222に所定の周波数(50kHz〜20MHz、好ましくは50kHz〜500kHzの範囲内の周波数)で2000Watt以下の高周波電力が供給される。高周波電力を2000Watt以下に制限しているのは、ガス処理装置2のランニングコストを抑える目的である。

これにより、ガス流通管221内には、高周波誘導磁場による誘導電磁場が生じ、この誘導電磁場によって、ガス流通管221内に流入した排ガス、酸素ガスおよび不活性ガス(処理対象ガス)の強電離プラズマが生成される。この結果、ガス流通管221からは、PFCガスをほとんど含まないガスが排出される。たとえば、処理チャンバ12からの排ガスにCF4、C2F6、C3F8またはC4F8が含まれる場合、CF4、C2F6、C3F8またはC4F8はガス流通管221内で高分解率で分解(電離)され、ガス流通管221からはF2、CO2およびAr(不活性ガス)を含むガスが流出する。また、たとえば、処理チャンバ12からの排ガスにCHF3が含まれる場合には、ガス流通管221からHF、CO2およびAr(不活性ガス)を含むガスが流出する。

ガス流通管221から流出するガスは、下流側接続管23、バックポンプ24およびこのバックポンプ24の吐出口に接続された接続管27を介して、スクラバ3内に流入するようになっている。スクラバ3内には、H2Oを噴射するノズル31が配設されている。これにより、スクラバ3内に流入したガスに含まれる水溶性のガス(HF、F2)は、ノズル31から噴射されるH2Oに溶け込んで、スクラバ3の底部に溜まり、その底部に接続された排液管を通して排液される。一方、スクラバ3内に流入したガスに含まれる難水溶性のガス(CO2、Ar)はH2Oに溶けずに、スクラバ3の上部に接続された排気管を通して大気中に排気される。

図2は、処理チャンバ12からの排ガスに酸素・不活性ガス導入管25から不活性ガスであるArを混入させた場合におけるガス流通管221内の圧力とPFCガスの分解率(ガス分解率)との関係を示すグラフである。
ガス流通管221に流入する処理対象ガス中のCF4および酸素ガスの流量をそれぞれ200sccm(standard cubic centimeter per minute)および100sccmにして、酸素・不活性ガス導入管25から混入させるArの流量を0、200および500sccmに変化させた時のガス流通管221内の圧力とCF4の分解率との関係を調べ、その結果をグラフに示した。ガス分解率は、分解処理前のPFCガス(CF4)の流量Qに対する分解処理後のPFCガスの流量Q’の百分率であり、
ガス分解率={1−(Q’/Q)}×100
で求めることができる。

この図2に示すグラフから、Arを混入させることにより、ガス分解率90%以上を達成できるガス流通管221内の圧力の範囲が広がることが理解される。そして、Arの流量を0sccmにした時(Arを混入させない時)には、ガス流通管221内をほぼ真空な状態まで減圧しないと、90%以上の高い分解率でCF4を分解することはできないが、Arの流量を200sccm以上(処理対象ガス中のArの割合を40%以上)にした場合には、ガス流通管221内を0.5Torr程度まで減圧すれば、90%以上の高い分解率でCF4を分解できることが理解される。また、ガス流通管221内をさらに減圧すれば、95%以上の非常に高い分解率でCF4を分解できることが理解される。このことから、処理対象ガス中の不活性ガスの割合は40%以上が好ましいと理解される。

図3は、処理チャンバ12からの排ガスに酸素・不活性ガス導入管25から不活性ガスであるHeを混入させた場合におけるガス流通管221内の圧力とガス分解率との関係を示すグラフである。
ガス流通管221に流入する処理対象ガス中のCF4および酸素ガスの流量をそれぞれ200sccmおよび100sccmにして、酸素・不活性ガス導入管25から混入させるHeの流量を0、200および500sccmに変化させた時のガス流通管221内の圧力とCF4の分解率との関係を調べ、その結果をグラフに示した。

この図3に示すグラフから、Heを混入させることにより、ガス分解率90%以上を達成できるガス流通管221内の圧力の範囲が広がることが理解される。そして、Heの流量を0sccmにした時(Heを混入させない時)には、ガス流通管221内をほぼ真空な状態まで減圧しないと、90%以上の高い分解率でCF4を分解することはできないが、Heの流量を200sccm以上(処理対象ガス中のArの割合を40%以上)にすると、ガス流通管221内を2Torr程度まで減圧すれば、90%以上の高い分解率でCF4を分解できることが理解される。

以上のように、ガス流通管221に流入するガス(処理対象ガス)中の不活性ガスの割合が40%以上であり、かつ、酸素ガスの割合が5〜30%の範囲となるように酸素ガスおよび不活性ガスを処理チャンバ12からの排ガスに混入し、さらに、ガス流通管221内の圧力を1Torr以下に減圧して、コイル222に高周波電力を供給することにより、ガス流通管221内で強電離プラズマを生成することができ、処理チャンバ12からの排ガスに含まれるPFCガスを90%以上の高分解率で分解することができる。よって、この実施形態の構成によれば、基板処理装置からのPFCガスの排出による地球温暖化を防止することができる。

また、この実施形態では、圧力計26による計測圧力(ガス流通管221内の圧力)が10Torr以上になると、基板処理装置による処理が強制的に停止されるから、バックポンプ24の故障などの理由で、ガス流通管221内の圧力がプラズマを生成可能な10Torr以下にならない場合であっても、プラズマ分解されなかったPFCガスが大気に放出されるおそれがない。

半導体基板Sの処理(処理チャンバ12でのプロセスの実行)に際しては、真空ポンプ142が駆動されて、処理チャンバ12内がほぼ真空状態まで減圧されることにより、ガス流通管41内の圧力が1Torr以下に減圧される。そして、PFCガス、酸素ガスおよび不活性ガスの供給が開始されるとともに、高周波電源43からコイル42への高周波電力の供給が開始される。なお、ガス処理装置4に供給されてくるPFCガス、酸素ガスおよび不活性ガスは、全ガス中における不活性ガスの割合が40%以上であり、かつ、酸素ガスの割合が5〜30%となっている。また、高周波電源43からコイル42に供給される高周波電力は、2000Watt以下であり、周波数が50kHz〜20MHzの範囲内(好ましくは、50kHz〜500kHzの範囲内)である。

これにより、ガス流通管41内に流入したPFCガス、酸素ガスおよび不活性ガスの強電離プラズマが生成され、ガス流通管41からは、フッ素ラジカルを含むガスがプロセスガスとして排出される。そして、フッ素ラジカルを含むプロセスガスが、接続管44を介して処理チャンバ12に供給されることにより、処理チャンバ12内において、フッ素ラジカルを含むプロセスガスによる処理が半導体基板Sに施される。

なお、プロセスガス中のフッ素ラジカルの消失を防ぐために、接続管44の内表面は、AlF3、Al2O3またはフッ素樹脂などの絶縁材料を用いて形成されていることが好ましい。また、接続管44は、加温されていることが好ましい。

以上、この発明の2つの実施形態について説明したが、この発明はさらに他の形態で実施することもできる。たとえば、第1の実施形態では、ガス流通管221内の圧力を知るために、下流側接続管23内の圧力を圧力計26で計測する構成としたが、上流側接続管21の圧力をガス流通管221内の圧力として圧力計で計測するようにしてもよいし、ガス流通管221内の圧力を圧力計で直接に計測するようにしてもよい。また、第2の実施形態の場合についても、ガス流通管41内の圧力を圧力計で直接に計測するようにしてもよい。

また、第1の実施形態では、処理チャンバ12からの排ガスに上流側接続管21の途中部から酸素ガスを混入させるとしたが、酸素ガスに変えて、H2Oガス(水蒸気)を混入させるようにしてもよい。

したがって、ガス分解部22およびガス処理装置4は、図5に示すように、ガス流通管51の外周面に一対のシート状電極52,53が取り付けられていて、この一対のシート状電極52,53間に高周波電源54から高周波電圧を印加することにより、ガス流通管51の内部に電場を発生させ、この電場により処理対象ガスの強電離プラズマを生成する構成であってもよい。
また、ガス分解部22およびガス処理装置4は、図6に示すように、四角枠状の外形を有していて、内部を処理対象ガスが流通可能な中空構造のガス流通部材61と、磁性体を用いてガス流通部材61の一辺を取り囲む環状に形成されたコア62と、このコア62に巻き付けられたコイル63と、コイル63に高周波電力を供給するための高周波電源64とを含み、高周波電源64からコイル63に高周波電力を供給することにより、ガス流通部材61の内部に電場を発生させ、この電場により処理対象ガスの強電離プラズマを生成する構成であってもよい。

この場合、ガス流通部材61は、セラミック材料を用いて一体的に形成されていてもよいし、一対の金属製のコ字状部材611,612を、セラミック製の接続部材613,614を介して接合することにより、全体として四角枠状の外形を有するように形成されていてもよい。金属製のコ字状部材611,612の間にセラミック製の接続部材613,614を介在させることにより、ガス流通部材61(コ字状部材611,612)の表面のみに集中して電場が形成されることを防止でき、ガス流通部材61内にプラズマ生成のための良好な電場を形成することができる。

TECHNICAL FIELD OF THE INVENTION

Accordingly, an object of the present invention is to provide a gas processing apparatus capable of decomposing fluorine-based gas (PFC gas) at a high decomposition rate, thereby preventing global warming due to emission of fluorine-based gas.

Means for Solving the Problems and Effects of the Invention
According to a first aspect of the present invention, there is provided a plasma generation space having a plasma generation space in which a plasma of a gas to be treated including a fluorine-based gas (PFC gas), an inert gas and an oxygen gas is provided. The gas processing apparatus (2; 4) is characterized by decomposing a fluorine-based gas in the gas to be processed at a decomposition rate of 90% or more by generating the gas.

According to the present invention, it is possible to decompose fluorine-based gas at a high decomposition rate of 90% or more, thereby preventing global warming due to emission of fluorine-based gas.
It is preferable that the gas processing apparatus decomposes a fluorine-based gas in a gas to be processed at a decomposition rate of 95% or more.

In order to reduce the initial cost of the gas processing apparatus, the frequency of the high-frequency power is preferably included in a range of 50 kHz to 500 kHz as described in claim 5, and furthermore, as described in claim 6, More preferably, the power is 2000 Watt or less.
