本発明は、検査面上の所定領域内に強度が均一となる光を照射する光照射装置及びこれを用いてCCD等の受光素子の検査を行う受光素子検査装置に関する。

【従来の技術】
CCD(Charge Coupled Device:電荷結合素子)に代表される受光素子はディジタルスチルカメラやディジタルビデオカメラ等の撮像用デバイスとして用いられており、近年では画素数が数百万に至るのものも現れてきている。このような受光素子が撮像用のデバイスとして機能するためには、各画素が所要の性能を有していることが必要であり、製品に組み込まれる前にその特性が検査される。

このような受光素子の検査は、検査対象となる受光素子を所定位置に保持したうえで、その受光面に所定波長の光を照射し、この光を受光した素子が規定の電気信号を出力するか否かを検査することにより行われる(例えば、特許文献1、2参照)。このような検査では、検査対象となっている受光素子の受光面全体に一様な光が照射される必要があるため、受光素子の検査を行う受光素子検査装置には、受光素子の受光面を含む一定の領域内に強度が均一な(面内均一性を有する)光を照射しうる光照射装置を備えていることが必須の要件となる。

【発明が解決しようとする課題】
しかしながら、上記光照射装置における光源は消耗品であり、定期的に交換する必要があるため、光源の交換を行った後には、その取り付け位置の変化によって生じる光軸のずれに起因する検査可能領域(光強度が均一となる領域)のずれを修正しなければならず、光軸調整に時間がかかってしまうという問題があった。

本発明はこのような問題に鑑みてなされたものであり、光照射装置において厳密な光軸調整を行わなくても検査領域全体の光強度を均一にすることが可能な構成の光照射装置及びこれを備えた受光素子検査装置を提供することを目的としている。

【課題を解決するための手段】
このような目的を達成するため、請求項1に記載の発明は、検査面上の所定領域内に強度が均一となる検査光を照射する光照射装置であって、主光源部と、主光源部より発せられた第1の光を平行かつ強度が均一な光にする第1光学系と、複数の光源を有してなる補助光源部と、補助光源部より発せられた第2の光を平行な光にする第2光学系と、第1光学系を通った主光源部からの第1の光と第2光学系を通った補助光源部からの第2の光とを合成し、合成して得られる光を検査光として検査面上に導くとともに、検査光の一部を参照光として取り出す第3光学系と、第3光学系において取り出された参照光の光強度の分布を検出する参照光検出部と、参照光検出部からの信号に基づいて、検査面上の所定領域に対応する参照光検出部の領域内において参照光の強度が均一となるように、補助光源部を構成する各光源の発する光の強度を制御する制御部とを有することを特徴とする。

【発明の実施の形態】
以下、図面を参照して本発明の好ましい実施形態について説明する。図2は本発明に係る光照射装置を備えて構成される受光素子検査装置(本発明に係る受光素子検査装置)の一例であるCCD検査装置10の外観を示しており、図2(A)はその平面図、図2(B)は正面図である。ここで、本CCD検査装置10の説明に入る前に、先ずは、この検査装置10により検査される対象の構成について説明する。

図3は上記CCD検査装置10により検査される対象となるCCDが形成された半導体ウエハの一例を示しており、表面(ここでは上面)に複数個のCCD5が形成された半導体ウエハ1の平面図である。この半導体ウエハ1は円盤状のシリコン単結晶基板3上に複数のCCD5を縦横のマトリックス状に複数個整列形成させたものであり、各CCD5は半導体ウエハ1上の位置に対応した識別番号I,II,III,IV,…,nにより識別されるようになっている。

次に、本実施形態に係るCCD検査装置10について説明する。このCCD検査装置10は、図2(A)及び図2(B)に示すように、半導体ウエハ1の表面(ここでは上面)上に検査光を照射する光照射装置20と、半導体ウエハ1をCCD5の受光面が上方へ向く状態でこれを所定位置に保持し、光照射装置20からの検査光が照射された状態の各CCD5から出力される電気信号を検出するプローバ装置40とを有して構成される。

光照射装置20は、検査面である半導体ウエハ1の上面(CCD5の受光面を含む面)上の所定領域内において強度が均一となる(面内均一性を有する)光を照射する。ここで、強度が均一となる(後述するように、結果として強度が均一となる)検査光が照射される検査面上の上記所定領域(以下、光強度均一エリアと称する)は、半導体ウエハ1上に形成された複数のCCD5全ての受光面を含む大きさであってもよく、一部のCCD5の受光面のみを含む大きさであってもよいが、少なくとも検査を行っている時点においてその検査対象となっているCCD5の受光面全域を含んでいる大きさを有している必要がある。なお、このように検査面上の光強度均一エリアが半導体ウエハ1上に形成された複数のCCD5全ての受光面を含む大きさとなるか、一部のCCD5の受光面のみを含む大きさとなるかは、半導体ウエハ1上に形成されたCCD5の大きさや装置(光照射装置20及びこれを含んで構成される受光素子検査装置10)の規模等によって異なる。なお、本実施形態では検査面上の光強度均一エリアは1つのCCD5のみを含む大きさとなっており(光強度均一エリア内に隣接する他のCCD5がかかっても、そのCCD5は検査対象としない)、半導体ウエハ1上に形成されたCCD5に対して順番に検査光を照射して検査を行う方法を採用している(詳細は後述)。

プローバ装置40は、半導体ウエハ1を搬送して所定位置に保持し、検査用ピンを半導体ウエハ1の電極に接触させる。検査用ピンから出力される信号はテスタ装置50に送られ、検査される。

図1はCCD検査装置10に備えられた光照射装置(本発明に係る光照射装置の一実施形態)20の構成を模式的に示したものである。この光照射装置20は図1に示すように、主光源部21と、第1光学系24と、補助光源部25と、第2光学系30と、第3光学系31と、参照光検出部34と、制御部36とを有して構成されている。

主光源部21はCCD5の検査に使用する所定波長の光を発する部分であり、光源22と、この光源22からの光を通過させて上記所定波長の光を取り出す波長フィルタ23とから構成される。ここで、光源22には、少なくとも可視光域から近赤外域までの波長の光を発することが可能なものが採用される。これには白色光源(例えばキセノンランプ)が好ましいが、必ずしも白色光源でなくてもよく、単一波長の光を発する単色光源を交換することにより所要の波長の光が得られるようにしてもよい。なお、光源22がキセノンランプのような白色光源である場合には波長フィルタ23が必要となるが、光源22が単色光源である場合には、波長フィルタ23は不要となる。

補助光源部25は補助光源26と、この補助光源26からの光を通過させて主光源部21と同一波長の光を取り出す波長フィルタ28とから構成される。補助光源26は複数(多数)の光源27が一平面上に敷き詰められた構成となっており、各光源27の発する光の強度の制御は、後述する制御部36より所望に行うことができるようになっている。図4に補助光源26の正面図を示すがこれは一例であり、光源27はこの図のように縦横に整列していてもよいし、同心円状に配置されるなどしていてもよい。ここで、補助光源26を構成する光源27の集合体が単独で検査面(上述のようにCCD5の受光面を含む平面であり、半導体ウエハ1の上面に相当する。図1において二点鎖線で示す面F参照)上に形成しうる光の照射領域R2(図5における円C2により囲まれる領域)は、主光源部21から発せられる光が単独で検査面上に形成する光の照射領域R0(図5における円C0により囲まれる領域)のうち、光強度が均一となる照射領域R1(図5における円C1により囲まれる領域)よりも少なくともひと回り大きくなっている必要があり、これに応じて、補助光源26を構成する光源27の数や配置等が決定される。

補助光源26を構成する光源27は光を発することができればその種類は問わないが、これを発光ダイオードとすれば、補助光源部25を(補助光源26を)安価に構成することができる。なお、この補助光源部25においても、その光源(補助光源26)には少なくとも可視光域から近赤外域までの波長の光を発することが可能なものが採用される。ここで、補助光源26を構成する各光源27が白色光源である場合には上記波長フィルタ28が必要となるが、光源27が単色光源である場合には、波長フィルタ28が不要となるのは主光源部21の場合と同様である。

第1光学系24は複数のレンズ等が光軸方向に並べられて構成されており、上記主光源部21より発せられた広がりのある光を平行にするとともに、強度が均一な光に変換する機能を有する。また、第2光学系30は複数のレンズ等が光軸方向に並べられて構成されており、上記補助光源部25より発せられた広がりのある光を平行な光にする機能を有する。

第3光学系31は、第1ハーフミラー32及び第2ハーフミラー33から構成される。第1ハーフミラー32は、第1光学系24を通って図1の右方に進んだ主光源部21からの光を図1の下方に反射するとともに、第2光学系30を通って図1の下方に進んだ補助光源25からの光を図1の下方に透過させ、これら両光が合成されてなる合成光を検査光として、そのまま図1の下方に進ませる。第2ハーフミラー33はこのように図1の下方に進んできた検査光の殆どをそのまま図1の下方へ透過させ、検査面上に至らせる。また、この第2ハーフミラー33は、検査光の一部(数パーセント)を参照光として図1の右方に反射させる。このように第3光学系31は、主光源部21からの光と補助光源25から光とを合成して得られる検査光を検査面上に導くとともに、この検査面上に至る前の検査光の一部を参照光として取り出す機能を有する。

参照光検出部34は二次元CCDからなっており、上記第3光学系31において取り出された参照光を参照面において受光する部分である。ここで、本参照光検出部34は主光源部21及び補助光源部25の構成に併せて、少なくとも可視光域から近赤外域の波長の光を受光対象とできる構成のものが採用される。なお、本実施形態でいう参照面は二次元CCDの受光面に相当する。

制御部36は、検査面上の光強度均一エリアに対応する参照面上のモニター領域内において参照光の強度が均一となるように、各光源27の発する光の強度の制御を行う。これは、参照光は、検査面上に照射される検査光を参照面上にモニターしたものであることから、参照光の強度を参照面上のモニター領域内において均一に保てば、検査面上の光強度均一エリア内に照射される検査光の強度も均一に保たれる(面内均一性を有したものとなる)という原理に基づき、参照面においてモニターした参照光の強度が小さい領域に対応する光源27(このような対応は予め受光素子検査装置10に記憶されている)の発する光の強度の制御を行って、モニター領域内での参照光の強度均一性、ひいては光強度均一エリア内での検査光の強度均一性を保つようにしたものである。なお、上述のように、参照面上のモニター領域は、検査面上の光強度均一エリアに対応して設定されるのものであるので、検査面上の光強度均一エリアが矩形であるときには当然ながらモニター領域も矩形になり、光強度均一エリアが円形であるときには、モニター領域も円形となる。

ここで、上記光源27の発する光の制御は、光源27が発光ダイオードからなる場合には、その発光ダイオードが光を出力するかしないかのオンオフ制御により行われる。また、各光源27が発光ダイオードではなく、光の強度を連続的に変化させることができるタイプのものであれば、光源27の光を出力するかしないかのオンオフする制御だけでなく、光の強度を連続的に変化させる制御も併せて行うことにより、上記制御(参照面内のモニター領域内において参照光の強度が均一になるようにする制御)をより精度良く行うことが可能となる。

次に、本CCD検査装置10を用いて半導体ウエハ1上に形成されたCCD5の特性検査(良品・不良品判定検査)を行う手順について説明する。これは先ず、図示しない作業者が図2に示すテスタ装置50に備えられた検査開始スイッチ52を操作することから行われる。作業者により検査開始スイッチ52が操作されると、これによりプローバ装置40内に備えられたウエハ搬送保持装置(図示せず)が作動を始め、プローバ装置40内のウエハ収容部(図示せず)から半導体ウエハ1が取り出されて所定の検査領域内に移動される(図6に示すステップS1)。半導体ウエハ1の検査領域内への移動が終了したら、ウエハ搬送保持装置は、図3に示す識別番号IのCCD5が被検対象(以下、被検CCD5とする)となるように、更に半導体ウエハ1移動させて、その被検CCD5に図示しないプローブ(図示せず)を接触させる。これにより、電源(図示せず)からの電力がプローブを介してCCD5に供給されるようになる(図6に示すステップS2)。このようにしてCCD5に電力が供給されると、CCD5の受光面には電荷が供給されて、CCD5の内部には電圧が発生する。

上記のように被検CCD5に電力供給が開始されたら、続いて光照射装置20に作動開始信号が出力され、光照射装置20より検査面上の光強度均一エリア内に強度が均一な検査光が照射される(図6に示すステップS3)。なお、この光強度均一エリアは本受光素子検査装置10のどの領域に形成されるかは光照射装置20の位置等によって予め決まっているので、半導体ウエハ1は、被検CCD5の受光面がこの光強度均一エリア内に入る位置に保持されることになる。

ここで、光照射装置20が検査面上の光強度均一エリア内に強度が均一な検査光を照射する過程を説明する。光照射装置20は、プローバ装置40より出力された上記作動開始信号を受け取ると、先ず主光源部21の光源22を点灯させる。これにより主光源22より発せられた白色光は図1の右方に進んで波長フィルタ23を通過し、所定波長が取り出された状態で第1光学系24に至る。そして、この第1光学系24において平行かつ強度が均一な光に調整された後、更に図1の右方に進んで第1ハーフミラー32に至る。

第1ハーフミラー32に至った主光源部21からの光は、ここにおいて図1の下方に反射して進み、更に第2ハーフミラー33を図1の下方に透過して進む。そして、検査面である半導体ウエハ1の上面に至る。ここで、第2ハーフミラー33に至った上記光(この光は補助光源部25からの光が合成されていない状態の検査光に相当する)の一部は参照光として図1の右方に反射され、参照光検出部34の参照面(二次元CCDの受光面)において受光される。この参照光検出部34が受光したモニター領域内の参照光の強度分布に関する情報は制御部36に伝送され、制御部36はこの情報に基づいて、検査面上の光強度均一エリアに対応する参照面上のモニター領域内における参照光の強度が均一になるように(面内均一性を有するように)、対応する各光源27より光を発光させる制御を行う。

これにより光源27より発した光は、波長フィルタ28を通って主光源22と同一の波長のみが選択された後、第2光学系30を通って図1の下方に進み、第1ハーフミラー32をそのまま透過する。これにより主光源部21からの光と補助光源部25からの光とは合成された状態となり、その光(検査光)の殆どは第2ハーフミラー33を図1の下方に透過して進むが、その一部は参照光となって図1の右方に反射し、参照光検出部34に入射することとなる。そして、制御部36は、今度は主光源部21からの光と補助光源部25からの光との合成光からなる検査光の一部を取り出した参照光に基づいて、光源27の制御を行う。このように本光照射装置20では、検査光の一部をフィードバックさせ、その情報に基づいて検査光の強度分布を調整する構成となっているので、検査光は検査面上の光強度均一エリア内において、常時強度が均一に保たれた(面内均一性を有した)状態を維持しうるようになっている。

このようにして被検CCD5の受光面には強度が均一な検査光が照射されるが、このような検査光の照射が、電荷が供給された状態のCCD5の受光面になされると、その電荷の一部は電流となって流れ、CCD5内部の電圧は低下する。そして、このようなCCD5内部の電圧降下は電気信号に変換されてテスタ装置50に送られる。テスタ装置50は、このようにしてCCD5より出力された電気信号に基づいて、被検CCD5の良品・不良品の判定を行う(図6に示すステップS4)。具体的には、テスタ装置50は、CCD5より送られてきた電気信号が所定の規定値に達している場合にはその被検CCD5を良品と判定し、電気信号が規定値に達していなければその被検CCD5を不良品と判定する。

テスタ装置50による被検CCD5の特性検査が終了すると、ウエハ搬送保持装置は被検CCD5をプローブから離反させる方向(下方)に移動させ、被検CCD5をプローブから離間させて電源からCCD5への電力の供給を停止させる(図6におけるステップS5)。続いてプローバ装置40は他に検査すべきCCD5が存在するか否かを判断し(図6に示すステップS6)、検査すべきCCD5が存在すると判断したときには、前述したステップS2からステップS5までを繰り返してそのCCD5の特性検査を行う。したがって、上記のように識別番号IのCCD5の検査が終了した後は、続いて識別番号IIのCCD5が検査され、その後識別番号III,IV,…,(n−1)のCCD5の検査が順に行われることになる。一方、プローバ装置40は、他に検査すべきCCD5が存在しないと判断したときには、検査工程の終了を認識する。ここでは、識別番号nのCCD5の検査が終了したところで検査工程の終了が認識される。プローバ装置40は検査工程の終了を認識すると、半導体ウエハ1を検査領域から移動させる(図6に示すステップS7)。これにより全検査工程が終了する。このように本CCD検査装置10では、上記のように図6に示すステップS2からステップS5までを繰り返すことで、複数のCCD5を半導体ウエハ1に形成された状態のまま検査することができ、チップにされる前段階で不良なCCD5を排除して、チップの製造コストを安価にすることができるようになっている。

本CCD検査装置10を用いたCCD5の検査手順は以上であるが、このCCD検査装置10に備えられた光照射装置20では、主光源部21より発せられた光を平行かつ強度が均一な光とするとともに、補助光源部25より発せられた光を平行な光とし、これら両光を合成して得られる検査光を検査面上に導くとともに、この検査光の一部を参照光として取り出して参照面上でモニターしつつ、検査面上の所定領域(光強度均一エリア)に対応する参照面上のモニター領域内において参照光の強度が均一となるように、補助光源部25(補助光源26)を構成する各光源27からの光の強度を調整する構成となっている。このため、主光源部21を構成する光源22を交換した場合に光源22の取り付け位置が変化して主光源部21からの光の光軸がずれ、主光源部21からの光が単独で検査面上に形成しうる光強度均一の領域がずれて検査面上の所定領域内で光強度が不均一となる部分ができたとしても、この不均一な部分は補助光源部25からの光により自動的に補正されることとなり、検査面上の所定領域内での光強度は常に均一なものとなる。したがって、この光強度が常に均一な領域(すなわち上記所定領域)を検査可能領域として扱うことにより、光源22の交換ごとに厳密な光軸調整等を行う必要がなくなり、この光照射装置20を用いて行う検査(例えば上述のようにCCDの特性検査)に要する時間及びコストを大幅に削減することが可能となる。

また、従来、検査面上に形成される検査光の照射領域のうち、検査光の光軸から離れた周辺領域(例えば、図5における円C1と円C0との間の領域)は光強度が均一とならないために検査可能領域として扱うことができなかったが、本発明によれば、このような従来において光強度が均一とならなかった周辺領域であっても、その周辺領域の中の一定範囲の領域(例えば、図5における円C2と円C1との間の領域)については、補助光源部25からの光により主光源部21からの光を補強して強度均一な領域に含めることができるようになるので、結果として検査可能領域を拡大することができ、複数の受光素子(例えば上記CCD5)を寄せ集めた状態でその特性検査を行う場合において、検査効率を向上させることができる。また、上記周辺領域でなくても、何らかの原因で強度の均一性にムラができた箇所は自動で補正されるので、検査可能領域内の強度均一性(面内均一性)に対する信頼を向上させることができ、検査精度をこれまで以上に高めることが可能である。また、上述のCCD検査装置10(本発明に係る受光素子検査装置の一実施形態)では、上記光照射装置10を備えていることにより、効率よく低コストで受光素子の特性検査を行うことができるようになっている。

これまで本発明の好ましい実施形態について説明してきたが、本発明の範囲は上述の実施形態に記載したものに限定されない。例えば、上述の実施形態では、検査面上の光強度均一エリアは1つのCCDのみを含む大きさであるとしたが、これは一例であり、検査対象となるCCDの大きさや装置(光照射装置及びこれを含む受光素子検査装置)の規模等によっては、複数のCCDの受光面を含む大きさ、或いは半導体ウエハ上に形成された全てのCCDの受光面を含む大きさともなりうる。また、補助光源26には上述の実施形態において示した発光ダイオードのほか、液晶(液晶発光光源)を採用してもよい。補助光源26を液晶から構成すれば、発光ダイオードに比してより細かい検査光の補正が可能となる。

また、上述の実施形態では、本発明に係る受光素子検査装置(CCD検査装置10)はCCDを検査対象とするものであったが、これは一例であり、上述の本発明に係る光照射装置と、受光素子の受光面が検査面上の所定領域内(光強度欽一エリア内)に含まれるように受光素子を保持するとともに、光照射装置から照射された光を受光した受光素子より出力された電気信号を検出する機能を有したプローバ装置とを備えていれば、検査対象は他の受光素子、例えばフォトダイオード等であってもよい。

また、上述の実施形態では、主光源部及び補助光源部は少なくとも可視光域から近赤外域の波長の光を発することが可能であるとともに、参照光検出部は少なくとも可視光域から近赤外域の波長の光を受光対象としている構成であったが、本発明では必ずしもこのような構成に限定されない。しかし、このような構成であれば、本発明に係る光照射装置を一般に使用される受光素子(例えばCCD)の検査用として十分に実用的なものとすることができる点で利用価値が高くなる。

【発明の効果】
以上説明したように、本発明に係る光照射装置では、主光源部より発せられた光を平行かつ強度が均一な光とするとともに、補助光源部より発せられた光を平行な光とし、これら両光を合成して得られる検査光を検査面上に導くとともに、この検査光の一部を参照光として取り出して参照面上でモニターしつつ、検査面上の所定領域に対応する参照面上のモニター領域内において参照光の強度が均一となるように、補助光源部を構成する各光源からの光の強度を調整する構成となっている。このため、主光源部を構成する光源を交換した場合に光源の取り付け位置が変化して主光源部からの光の光軸がずれ、主光源部からの光が単独で検査面上に形成しうる光強度均一の領域がずれて検査面上の所定領域内で光強度が不均一となる部分ができたとしても、この不均一な部分は補助光源部からの光により自動的に補正されることとなり、検査面上の所定領域内での光強度は常に均一なものとなる。したがって、この光強度が常に均一な領域を検査可能領域として扱うことにより、光源の交換ごとに厳密な光軸調整等を行う必要がなくなり、この光照射装置を用いて行う検査に要する時間及びコストを大幅に削減することが可能となる。
