【発明の属する技術分野】
本発明は、窒化物半導体発光素子に関する。
【0002】
【従来の技術】
窒化物半導体は、GaN、AlGaN、InGaN、等の窒素を含むIII−V族化合物半導体であり、バンドギャップが約3eVと大きく、直接遷移型であり、短波長発光素子用材料として利用が急速に拡大している。この窒化物半導体、例えばGaN、は格子整合する良質な基板がないため、便宜上、サファイア基板上に成長されている。このサファイア基板と、GaNと、は格子不整合が15%程度と大きいために、他の材料系と同様の結晶成長方法では、単結晶のGaN層を得ることは極めて困難である。このため、GaNの結晶成長では、格子不整合の影響を緩和するために、サファイア基板上に低温バッファー層としてアモルファスまたは多結晶のGaNまたはAlNを極薄く低温(600℃程度)成長させ、この低温バッファー層上に単結晶のGaN層を高温(1000℃程度)成長させる方法が多く用いられている。この低温バッファー層を用いる方法により、単結晶のGaN層が得られている。

もっとも、この低温バッファー層を用いた場合でも、GaNとサファイアとの格子不整合のために、単結晶のGaN層には貫通転移や結晶欠陥が高密度に発生する。このため、このGaN層をLEDやレーザなどの半導体発光素子に用いると、LEDでは発光効率の低下、レーザでは信頼性低下、が問題となっていた。特に、レ−ザでは、結晶欠陥の増加により動作電圧が上昇して信頼性が低下することが、深刻な問題となっていた。

そこで、窒化物半導体発光素子では、上記のような信頼性の低下を避けるために、まずサファイア基板上にバッファー層を形成し、次にこのバッファー層上の一部にストライプ状のマスクを形成し、次にマスクのない部分に単結晶のGaNを選択成長し、次にこのGaNを核にして単結晶のGaNをマスク上に横方向成長させて、マスク上に結晶欠陥が少ない単結晶のGaNを形成する方法が用いられていた。この横方向成長の方法を用いた窒化物半導体レーザは、例えば、日亜化学の中村らが、「Applied Physics Letters」,米国物理学会(American Institute of Physucs),1998年1月12日,第72巻,第2号,p.211−213、に記載している。このように、横方向成長のGaNを用いて窒化物半導体レーザを形成することで、高信頼性の窒化物半導体レーザが得られている。

【発明が解決しようとする課題】
しかしながら、上記のような横方向成長と低温バッファー層とを組み合わせた方法では、横方向成長による低欠陥密度のGaNが得られる領域は極めて狭く、他の領域では逆に欠陥が増大する傾向があった。このため、例えば直径2インチの基板を用いて窒化物半導体レーザを製造しても、極めて狭い領域からしかレーザが得られず、生産性が悪いという問題があった。また、生産性が悪いことから、製造コストも高くなった。

もっとも、上記のように生産性が悪くなったり製造コストが高くなったりすることは、従来は、仕方がないと考えられていた。なぜなら、従来は、信頼性が高い窒化物半導体レーザを得るためには発光層の結晶欠陥を減らすための欠陥低減手法を用いることが不可欠であり、この欠陥低減手法を用いれば上記のように生産性が悪くなったり製造コストが高くなったりすることが避けられないと考えられていたからである。

本発明は、かかる課題の認識に基づいてなされたものであり、その目的は、特別な欠陥低減手法を用いることなく、高発光効率、高信頼性の窒化物半導体発光素子を提供する点である。

【課題を解決するための手段】
本発明の第1の窒化物半導体発光素子は、窒化物半導体からなるn型層と、前記n型層上に形成されInを含む窒化物半導体からなる発光層と、AlxGa1−xN(0≦x)からなる大格子定数層と、AlyGa1− yN(x<y≦1、0.30≦y−x≦0.50)からなり前記大格子定数層よりも小さい格子定数を有する小格子定数層と、を交互に周期的に積層した構造からなる歪多層構造層と、前記歪多層構造層上に形成され、窒化物半導体からなり、p型ドーパントとしてのマグネシウムが添加されたp型層と、を備えることを特徴とする。

【発明の実施の形態】
以下、本発明の実施の形態について詳細な説明を行う前に、本発明の前提となる、本発明者の独自の実験の結果について説明する。

従来、窒化物半導体発光素子の信頼性や発光効率が低下する主な原因は、発光層の結晶欠陥が多いためであると考えられていた。このため、前述のように、信頼性が高い窒化物半導体発光素子を得るためには発光層の結晶欠陥を減らすための欠陥低減手法を用いることが不可欠であると考えられていた。しかしながら、本発明者は、実験結果に基づき、信頼性や発光効率の低下の主な原因は、発光層の結晶欠陥が多いことではなく、発光層上のp型クラッド層中のマグネシウムが結晶欠陥に沿って発光層に拡散することにあると考えるに至った。これにより、本発明者は、発光層の結晶欠陥が従来と同程度でも、発光層へのマグネシウムの拡散を低減すれば、信頼性が高い窒化物半導体発光素子が得られることを独自に知得した。そして、発光層の結晶欠陥を減らすための特別な欠陥低減手法を用いることなく、高信頼性、高生産性、低コストの窒化物半導体発光素子が得られることが分かった。

図7は、本発明者が上記の実験に用いた窒化物半導体発光素子のサンプルの基本構造を示す断面図である。サファイア基板100上には、GaNからなる低温バッファ層112、GaNからなる緩和層120、GaNからなるn型コンタクト層121、AlGaNからなるn型クラッド層122、InGaNからなる発光層130、AlGaNからなるp型クラッド層142、GaNからなるp型コンタクト層143、が順次形成されている。発光層130は、n側電極161と、p側電極162と、からの電流注入により光を放射する。ここで、p型層142、143には、p型ドーパントとして、マグネシウムが添加されている。このマグネシウムは、他の材料系の素子に比べ、高濃度に添加されている。これは、窒化物半導体では、正孔の移動度が低く、マグネシウムの濃度を高くしないと、動作電圧が上昇してしまうためである。特に、窒化物半導体発光素子として半導体レーザを用いる場合は、動作電圧低減のために、高濃度にマグネシウムを添加する必要がある。ただし、マグネシウム濃度を増やしすぎると窒化物半導体の結晶性が劣化してしまうため、マグネシウム濃度は、通常、3×1020cm−3程度以下とされる。

この図7のサンプルを用いて、本発明者は、まず、結晶欠陥が窒化物半導体発光素子の特性に及ぼす影響を調べるために、様々な条件下で、素子の特性と、発光層130およびp型層142、143の結晶欠陥と、の関係を調べた。その結果、素子の特性と、発光層130およびp型層142、143の結晶欠陥と、には明らかな負の相関が認められた。なお、窒化物半導体では、欠陥が各層を貫く貫通転移が多いので、発光層130、p型層142、143、及び他の層112、120〜122、の結晶欠陥密度はほぼ比例する。

次に、本発明者は、素子の特性と、p型層142、143のMgド−ピング濃度と、の関係を調べたところ、抵抗低減を狙ってp型層142、143に1×1020cm−3から3×1020cm−3の高濃度にMgを添加した試料で、発光効率の低下が顕著であった。本発明者は、このように発光効率が低下したサンプルを解析したところ、このサンプルではp型層142、143から発光層130へのMgの拡散が生じていることが分かった。そして、発光層130中のMg濃度が3×106cm−3以上になると、結晶欠陥密度に変化がなくても、顕著な発光効率の低下が生じることが判明した。また、この発光効率の低下は、p型層142、143中のMg濃度が1×1019cm−3から3×1020cm−3であり、p型クラッド層142の結晶欠陥密度が2×108cm−2以上のときに顕著になることが判明した。これにより、発光効率の低下は、主に、p型層142、143中のMgが発光層130へ拡散することにより引き起こされるものであり、p型クラッド層142中の結晶欠陥密度の増大はMgの拡散を助長すると考えられる。

そこで、本発明者らは、窒化物半導体素子において、結晶欠陥が存在する素子でも、発光層130へのMgの拡散を有効に抑制して、高い信頼性の素子を得るための方策を検討した。その結果、p型クラッド層142と発光層130との間に、またはp型クラッド層142に代えて、例えば図6に示すように、低Al組成のAlxGa1−xNからなる大格子定数層150Aと、高Al組成のAlyGa1− yNからなる小格子定数層150Bと、を交互に複数周期積層した歪多層構造層150を設けることにより、p型層143のMg濃度が1×1019cm−3以上の場合にも、発光層130へのMgの拡散を防止できることを見出した。本発明者は、この歪多層構造層150の拡散防止機構を調べたところ、各小格子定数層150Bと各大格子定数層150Aとの間の歪がMgの拡散を抑制していると解析された。さらに詳しく実験を行うと、Al組成の差(y−x)を大きくして歪を大きくするほど歪による拡散防止効果は高くなり、Al組成の差(y−x)が0.30以上で発光効率が顕著に上昇した。ただし、Al組成の差(y−x)を0.50より大きくすると、結晶欠陥密度が高くなって結晶欠陥に沿った拡散が増えてしまい、発光効率の上昇の効果が得にくくなった。このため、Al組成の差(y−x)は、0.30以上0.50以下が良いことが分かった。また、各小格子定数層150Bおよび各大格子定数層150Aは、結晶として有効に機能するために0.5nm以上の厚さが望ましく、正孔が界面に束縛されないために1.5nm以下の厚さが望ましい。また、結晶特性の悪化を防ぐために、歪多層構造層150の平均Al組成が0.20以下、厚さが30nm以下、になるようにすることが望ましい。また、拡散防止の効果と、発光層130からp型コンタクト層143への電子漏洩の効果と、を兼ねさせるためには、十分な障壁高さを確保して正孔よりも軽い電子のトンネル効果を抑制することが重要であり、歪多層構造層150を、平均Al組成が0.14以上、厚さ10nm以上、になるようにすることが望ましい。さらに、トンネル効果を助長する量子準位形成を抑制するには、各小格子定数層150Bおよび各大格子定数層150Aの厚さを、1nm以下にすることが好ましい。

以上のように、本発明者は、AlxGa1−xN(0≦x)からなる大格子定数層150Aと、AlyGa1− yN(x<y≦1、0.30≦y−x≦0.50)からなり前記大格子定数層よりも小さい格子定数を有する小格子定数層150Bと、を交互に2周期以上積層した構造からなる歪多層構造層150を、発光層130とp型層143との間に設けることで、p型層143から発光層130へのMgの拡散を防止し、発光効率や信頼性が高い窒化物半導体発光素子を得ることができることを独自に知得した。以下の実施の形態では、この知得に基づいてなされた窒化物半導体発光素子の具体的な構造を説明する。

(第1の実施の形態)
図1は、本発明の第1の実施の形態の窒化物半導体発光素子の断面図である。図1の窒化物半導体発光素子は、青色半導体レーザである。この青色発光半導体レーザでは、歪多層構造層150は、発光層130からp型クラッド層142への電子漏れを防ぐ働きも兼ねている。また、バッファー層として、通常用いられている低温バッファー層112(図7参照)ではなく、高温成長の単結晶バッファー層110、111を用いている。この単結晶バッファー層110、111を用いると、結晶欠陥密度を2×1018cm−2以下にすることができ、本発明が特に有効である。

図1のレーザでは、サファイア基板100のc面上に、高炭素濃度AlN(炭素濃度3×1018cm−3から1×1020cm−3、厚さ10nmから50nm)からなる第1の単結晶バッファー層110、単結晶AlvGa1−vN(0.85≦v≦1、膜さ0.3μm以上6μm以下)からなる第2の単結晶バッファー層111、ノンド−プGaN格子緩和層(厚さ3μm)120、GaNからなるn型コンタクト層(Si濃度3×1018cm−3、厚さ4μm)121、AlGaNからなるn型クラッド層(Si濃度2×1018cm−3、厚さ1.0μm)122、n型GaNからなる第1光導波層(Si濃度2×1018cm−3、厚さ0.1μm)123、Ga0.88ln0.12Nからなる井戸層(厚さ3.5nm)130AとGa0.98In0.02Nからなるバリア層(Si濃度5×1018cm−3、厚さ7nm)130Bとを交互に3周期積層した多重量子井戸構造の発光層130、ノンド−プGaNからなる第2光導波層(厚さ0.05μm)140、が順次形成されている。本実施形態の特徴の1つは、この第2光導波層140上に、歪多層構造層150が形成されている点である。この歪多層構造層150は、Al0.35Ga0.65N(Mg濃度1.0×1019cm−3、厚さ1.0nm)からなる小格子定数層150Bと、GaN(Mg濃度1.0×1019cm−3、厚さ1.0nm)からなる大格子定数層150Aと、を交互に10周期積層した構造である。この歪多層構造層150は、容易に分かるように、厚さが20nm、平均Al組成が0.175となる。この歪多層構造層150上には、p型GaNからなる第3光導波層(Mg濃度1.5×1020cm−3、厚さ0.05μm)141、Al0.07Ga0.93N(Mg濃度1.5×1019cm−3、厚さ2.5nm)/GaN(Mg濃度1.5×1019cm−3、厚さ2.5nm)100周期からなるp型クラッド層142、が順次形成されている。このp型クラッド層142の一部はエッチングされ薄くなっており、幅1.5μmから3μmのストライプ状の凸部を有する。このp型クラッド層142の凸部上には、GaNからなるp型コンタクト層(Mg濃度2.0×1020cm−3、厚さ0.05μm)143が形成されている。このp型コンタクト層143およびp型クラッド層142の凸部の両側には、横モード制御のためのAlN電流ブロック層144が形成されている。このAlN電流ブロック層144およびp型コンタクト層143上には、Pd(厚さ0.05μm)/Pt(厚さ0.05μm)/Au(厚さ1.0μm)からなるp側電極162が形成されている。他方側の電極であるn側電極161は、n型GaNコンタクト層121上に、Ti(厚さ0.005μm)/Al(厚さ1μm)からなるものとして形成されている。なお、図1では、理解を容易にするため、各層の縮尺を実際とは変えて示している。

図1の半導体レーザでは、n側電極161と、p側電極162と、から活性層130に電流が注入され、この電流の注入により活性層130から青色の光が放射される。この光は、増幅されて、紙面と垂直な方向に、レーザ光として放射される。

図1の窒化物半導体素子は、特別な欠陥低減手法を用いていないので、特殊な製造方法を用いることなく、製造することができる。以下、この製造方法について、簡単に説明する。成長装置は減圧MOCVD装置を用いている。

(1)まず、直径2インチのサファイア基板100を、ヒーターを兼ねたサセプタ上に載置する。
【0025】
(2)次に、ガス導入管から高純度水素を毎分20リットル導入し、反応管内の大気を置換する。置換後、ガス排気口をロータリーポンプに接続し、反応管内を減圧し、内部の圧力を7400Pa以上23000Pa以下の範囲に設定する。そして、1050℃以上1200℃以下の基板温度で高純度水素の一部をV族原料であるNH3ガスに切り替える。その後、III族原料であるAl(CH3)3或いはAl(C2H5)3等の有機金属Al化合物を反応管内に導入して結晶方位のそろったAlNを厚さ5nm以上50nm以下となるように成長して、高炭素濃度AlNからなる第1の単結晶バッファー層110を成長する。ここで、AlN層110の結晶方位をそろえるためには、V族原料とIII族原料の供給比の制御が重要である。穴のない高品質な膜に成長するためにはV族原料/III族原料が0.7以上50以下の条件が必要である。また、十分な品質を再現性よく得るにはV族原料/III族原料が1.2以上3.0以下の条件が望ましい。

(3)次に、基板温度を1250℃以上1350℃以下になるように昇温して、III族原料としてGa(CH3)3或いはGa(C2H5)3等の有機金属Ga化合物を追加導入して、AlN又はAlGaNからなる第2の単結晶バッファー層111を厚さ0.3μmから6μm成長し表面を平坦化する。

(4)次に、基板温度を1100℃以上1250℃以下に設定し、GaN格子緩和層120を成長する。

(5)次に、GaN格子緩和層120上に、素子構造部となるAl、In、Ga等を有する窒化物半導体層121〜123、130、140、150、141〜143、を成長する。III族原料としては、前述した有機金属Al化合物のほかに、Ga(CH3)3或いはGa(C2H5)3等の有機金属Ga化合物、In(CH3)3或いはIn(C2H5)3等の有機金属In化合物を用いればよい。ドーピング用原料としてはn型用としてSiH4等のSi水素化物やSi(CH3)4等の有機金属Si化合物を用いればよい。p型用としてはCp2Mg或いはm−Cp2Mg等の有機金属Mg化合物を用いればよい。ここで、Cpはシクロペンタジエニルの略である。

(6)次に、サファイア基板100を各素子に分離し、図1の半導体レーザが得られる。ここで、図1の半導体レーザの大きさは500μm×500μm程度なので、2インチ(約5cm)の基板から、図1の半導体レーザを、数千個得ることができる。

以上の製造方法によって製造される図1の半導体レーザでは、歪多層構造層150を設けたので、p型層141〜143のマグネシウムが発光層130に拡散することを防止することができる。これにより、発光層130の発光効率や信頼性の低下を防止することができる。このように拡散を防止することができる理由について、本発明者は、歪多層構造層150の内部での歪が大きいからであると考えている。すなわち、図1の半導体レーザでは、Al0.35Ga0.65Nからなる小格子定数層150Bと、GaNからなる大格子定数層150Aと、のAl組成の差が0.35と非常に大きくなっている。このため、小格子定数層150Bと、大格子定数層150Aと、の格子定数の差が大きくなる。この結果、歪多層構造層150の内部で大きな歪が発生する。そして、このように大きな歪が発生することで、p型層141〜143のマグネシウムが発光層130に拡散することを有効に防止できると考えられる。

もっとも、Al組成の差が0.35もある層を組み合わせた歪多層構造層150を設けることは、通常の技術者にとっては、思いもよらないことである。なぜなら、これだけAl組成差の大きい層を組み合わせると、歪多層構造層150の内部の歪が大きくなって、歪多層構造層150およびその周辺の発光層130の結晶欠陥密度が増加しやすくなってしまうからである。そして、前述のように、従来は、発光層130の結晶欠陥密度が少しでも増加すると、発光効率や信頼性が大きく低下してしまうと考えられていたからである。しかしながら、本発明者の実験によれば、前述のように、発光層130の結晶欠陥密度が増加しても、それだけでは発光効率や信頼性は大きくは低下しない。また、歪多層構造層150には、歪によりマグネシウムを拡散しにくくするという効果がある。そして、図1の素子では、歪多層構造層150およびその周辺の発光層130の結晶欠陥密度が増加しやすいというデメリットよりも、p型層141〜143のマグネシウムが発光層130に拡散することを防止できるメリットの方が大きくなって、発光効率や信頼性が上昇すると考えられる。

また、上記の発光効率の低下の防止の効果は、特別な欠陥低減手法を用いることなく、得ることができる。このため、図1の半導体レーザは、1枚の基板から多数得ることができる。これにより、生産性を高くし、コストを低くすることができる。

また、図1の半導体レーザでは、歪多層構造層150における、小格子定数層150Bと、大格子定数層150Aと、の両方に1.0×1019cm−3の濃度のマグネシウムを添加したので、歪多層構造層150を設けたことにより動作電圧が上昇することはない。

また、図1の半導体レーザでは、単結晶バッファー層110、111を用いたので、低温バッファー層112(図7参照)を用いた場合に比べ、発光層130および歪多層構造層150の結晶欠陥密度をさらに低減することができる。このように歪多層構造層150の結晶欠陥密度を低減することで、p型層141〜143のマグネシウムがさらに発光層130に拡散しにくくなり、発光効率をさらに高くすることができる。

以上説明した図1の半導体レーザでは、AlxGa1−xNからなる大格子定数層150Aと、AlyGa1− yNからなる小格子定数層150Bと、のAl組成の差(y−x)を0.35としたが、これを0.30以上0.50以下とすることもできる。これは、この範囲であれば、結晶欠陥密度の増加によりp型層141〜143のマグネシウムが発光層130に拡散しやすくなるというデメリットよりも、歪によりp型層141〜143のマグネシウムが発光層130に拡散しにくくなるというメリットが大きくなるからであると解析される。逆に、差を0.50よりも大きくすると、歪多層構造層150の結晶欠陥が増えすぎて、上記のメリットよりもデメリットの方が大きくなり、発光効率が低下する。また、差を0.30未満にすると、歪多層構造層150の歪が少なくなりすぎて、上記のメリットが小さくなり、発光効率が上昇する効果が得にくくなる。

また、図1の半導体レーザでは、歪多層構造層150における、小格子定数層150Bと、大格子定数層150Aと、の両方にマグネシウムを添加したが、片方の層だけに添加しても、動作電圧は大きく上昇しない。このように片方の層だけに添加する方法は、変調ドープと呼ばれる方法である。また、歪多層構造層150を10nm以上30nm以下と薄くすれば、両方の層にマグネシウムを添加しなくても、動作電圧は大きく上昇しない。

(第2の実施の形態)
