【発明の属する分野】
本発明は発光ダイオード素子や半導体レーザ素子等の半導体発光素子に関し、より詳しくは、紫外光領域の発光特性と信頼性および省電力性に優れた酸化物半導体発光素子に関する。
【従来の技術】
現在、半導体発光素子の分野では、青色発光素子の開発が最も盛んであるが、さらに高密度なディジタル光記録や、高いエネルギーを利用した光励起による可視発光システム、殺菌等の耐環境システムへ適用すべく、近紫外発光素子の研究が進められている。したがって、将来的には、半導体発光素子の応用は、400〜450nmの波長領域の青色発光から300〜400nmの近紫外発光に推移すると考えられる。

上記の近紫外発光素子としては、GaNやAlGaN等のIII族窒化物半導体を用いた研究があるが、最近、II族酸化物半導体である酸化亜鉛(ZnO)が青色領域ないし紫外領域の発光デバイス用の材料として有望視されている。
ZnOは、約3.4eVのバンドギャップを有する直接遷移型半導体である。また、ZnOとほぼ等しいバンドギャップを有するGaNの励起子結合エネルギーは約20meVであるが、ZnOは約60meVと極めて高い励起子結合エネルギーを有するため、低消費電力で環境性に優れた高効率な発光デバイスを実現できる可能性があり、さらに、原材料が安価、環境や人体に無害で成膜手法が簡便である等の特徴を有している。

以下、本明細書において、「ZnO系」半導体なる語を用いるときは、ZnOおよびこれを母体としたMgZnOまたはCdZnO等で表される混晶を含むものとする。また、本明細書において、組成を特定せずに混晶を示す場合には、例えば、「MgZnO」と単に元素記号のみで記載し、組成を特定する場合には、例えば、「Mg0.1Zn0.9O」と記載する。

ZnOのバンド間遷移エネルギーは、約370nmの紫外領域の発光に相当するが、本発明者らは、ZnOにMgを固溶させることによって、バンドギャップを広げることに成功し(櫻井ら、第44回応用物理学関係連合講演会予稿集、29p−P−5、非特許文献1)、MgZnO薄膜をクラッド層として用いたダブルヘテロ構造を有するZnO系光半導体素子や、ZnOよりさらに短波長の発光を利用して蛍光体を発光させるカラー表示可能な光半導体素子等およびそれらの製造方法を発明し、特開平10−270749号公報(特許文献1)において開示した。

ZnOは強いイオン性に起因する自己補償効果のために従来p型の導電型制御が困難であったが、アクセプタ不純物として窒素(N)を用いることでp型化が実現し(例えば、「ジャパニーズ・ジャーナル・オブ・アプライド・フィジックス(Japanese Journal of Applied Physics)」、第36巻、1997年、p.L1453−1455;非特許文献2を参照せよ)、ZnO系半導体を用いて高効率な発光素子を作製すべく、多くの研究がなされるようになった(例えば、「ジャパニーズ・ジャーナル・オブ・アプライド・フィジックス(Japanese Journal of Applied Physics)」、第40巻、2001年、p.L177−180;非特許文献3を参照せよ)。

しかし、ZnO中のアクセプタ準位は非常に深く、p型化を実現し得るNアクセプタでさえ200〜300meVのイオン化エネルギーを必要とするため、低抵抗層を得ることが難しい。

特開2001−48698号公報(特許文献2)および特開2001−68707号公報(特許文献3)には、高密度記録や大量情報の伝達に必要な紫外光半導体レーザダイオードをZnOで作製するために、p型ドーパントとn型ドーパントとを同時にZnOにドーピングして、低抵抗なp型ZnO単結晶薄膜を作製する、いわゆる「同時ドーピング技術」を開示する。この「同時ドーピング技術」においては、p型ドーパント濃度がn型ドーパント濃度より大きくなるようにドーピングすることを特徴とする。この技術により得られた低抵抗なp型ZnOとGa等の不純物ドーピングにより得られるn型ZnOとを組合わせることによって、同一半導体化合物であるZnOにおいてpn接合が実現できる。

【発明が解決しようとする課題】
しかしながら、ZnO系半導体はIII族窒化物半導体を凌駕するポテンシャルを有しているにもかかわらず、その発光効率は低く、また、動作電圧や発振閾値電流が高いという問題を有していた。
本発明者らは、近紫外発光素子をバンドギャップの広いMgZnO混晶で構成した場合、アクセプタ不純物の準位が深く活性化率が低いためp型クラッド層のキャリア濃度を高くできず、このため、発光層とp型クラッド層界面のヘテロ障壁が低く、n型クラッド層から発光層へ注入された電子がうまく閉じ込められずにp型クラッド層へオーバーフローしてしまうことが前記問題の主要因であることを明らかにした。
かくして、本発明の目的は、上記の課題に鑑み、近紫外発光領域の発光特性に優れ、キャリアオーバーフローを抑止して発光特性および省電力性に優れた酸化物半導体発光素子を提供することにある。

【課題を解決するための手段】
本発明者らは、発光層やダブルヘテロ構造にMgZnO混晶を用いた半導体発光素子について、素子構造を鋭意検討した結果、キャリアオーバーフローを抑止して優れた特性を有するよう発光素子の構造を最適化することに成功し本発明にいたった。

第1の局面において、本発明は、基板上に、少なくともn型MgaZn1−aOクラッド層、p型MgbZn1−bOクラッド層およびMgcZn1−cO発光層が形成され、該発光層は該n型クラッド層および該p型クラッド層に挾持され、ここに、該p型クラッド層のキャリア濃度が1×1017cm−3〜5×1019cm−3の範囲にある酸化物半導体発光素子を提供する。
p型クラッド層のキャリア濃度が1×1017cm−3以上であれば、発光層との界面におけるヘテロ障壁を高くし、電子のオーバーフローを効果的に抑止することができる。また、5×1019cm−3以下であれば、不純物による光吸収や結晶性劣化を生じない。

第2の局面において、本発明は、基板上に、少なくともn型MgaZn1−aOクラッド層、p型MgbZn1−bOクラッド層およびMgcZn1−cO発光層が形成され、該発光層は該n型クラッド層および該p型クラッド層に挾持され、ここに、前記Mg組成a、bおよびcが、以下の関係:

なお、本明細書において、半導体発光素子中発光を司る層を「発光層」というが、半導体レーザ素子の場合には同様の意味で「活性層」なる語を用いることがある。しかしながら、両者の機能は実質的に同じであるため特に区別はしない。

ダブルヘテロ構造を前記所定の組成の範囲で構成することにより、発光層との界面におけるヘテロ障壁を高くし、キャリアオーバーフローを効果的に抑止することができる。また、単一組成で構成され結晶性に優れたMgZnOエピタキシャル層を得ることができ、かくして、信頼性に優れ発光効率の高い紫外発光素子を実現できる。

第3の局面において、本発明の酸化物半導体発光素子において、単一組成のMgZnO発光層に代えて、1または複数のMgZnO井戸層と1または複数のMgZnO障壁層とを交互に積層することによって形成された量子井戸発光層とすることができる。
発光層を量子井戸構造とすることにより光学利得が向上し、半導体レーザ素子における発振閾値電流が低減する。また発光ダイオード素子においても発光効率が向上する。また、酸化亜鉛の特長である励起子結合エネルギーがさらに大きくなり、低閾値電流で高出力な紫外発光素子が実現できる。

第4の局面において、本発明は、該発光層以外の層中に、MgZnOよりなる電流ブロック層が形成されている酸化物半導体発光素子を提供する。
また、本発明は、半導体レーザ素子に適用するため、該p型MgbZn1−bOクラッド層の一部がリッジストライプ形状に加工され、リッジストライプ形状加工されたp型クラッド層の側面がMgfZn1−fO電流ブロック層により埋め込まれている酸化物半導体発光素子も提供する。
電流ブロック層を設けることにより、発光ダイオード素子においては、電極直下での発光を避けて光取り出し効率の高い周辺部の発光強度を向上させることができる。また、半導体レーザ素子において導波領域へキャリアを効率よく注入することができ、発振閾値電流が低減する。

リッジ型半導体レーザ素子は横モードの制御性に優れ、製造プロセスが簡便で信頼性が高い。また、リッジストライプ幅を所定の範囲とすることにより、高いキャリア注入効率を実現して動作電流を低減し、キンクレベルを向上させることができる。

電流ブロック層の組成を前記所定の範囲とすることにより、電流ブロック層での光吸収を生じず、半導体レーザ等においては実屈折率型の導波機構が実現される。これにより、光強度の大きい発光ダイオード素子や、低閾値電流で横モードの安定性に優れた半導体レーザ素子を実現できる。

本発明の酸化物半導体発光素子において、発光層には、単一組成構造または多重量子井戸構造にかかわらず、ドナー不純物として、例えば、B、Al、GaおよびInよりなる群から選択される1または複数のIII族元素がドーピングされている。
発光層にドナー不純物をドーピングすることによって、不純物準位を介した遷移を利用して発光効率を向上させることができる。

発光層が多重量子井戸構造である場合は、上記ドナー不純物は量子井戸構造全体にドーピングすることができる。また、井戸層のみまたは障壁層のみにドーピングすることもできる。井戸層のみにドーピングすることによって、ドーピング総量を減らして結晶性が向上する。また、障壁層のみにドーピングすることによって、キャリア損失が減少し閾値が低減する。

また、本発明の酸化物半導体発光素子の発光層には、前記ドナー不純物と共に、アクセプタ不純物として、例えば、Li、Na、Cu、Ag、N、PおよびAsよりなる群から選択される1または複数のIまたはV族元素を共ドーピングすることができる。本発明の酸化物半導体発光素子においては、発光層にドナー不純物およびアクセプター不純物を共ドーピングして、当該発光層の導電型をn型とする。発光層にドナー不純物およびアクセプタ不純物を共ドーピングされていることにより、ドナー/アクセプター対(以下、「D/A対」という。)遷移を利用して発光効率を向上させることができる。

第5の局面において、本発明は、該MgcZn1−cOc発光層に接して、n型MggZn1−gO光ガイド層および/またはp型Mgg ’Zn1−g ’O光ガイド層が形成され、ここに、n型MggZn1−gO光ガイド層は該発光層と該n型MgaZn1−aOクラッド層との間に形成され、p型Mgg ’Zn1−g ’O光ガイド層は該発光層と該p型MgbZn1−bOクラッド層との間に形成されている酸化物半導体発光素子を提供する。
光ガイド層を有することにより、量子井戸構造等において活性層を薄くしても光閉込め効果が高く、半導体レーザ素子の発振閾値電流が低減する。

本発明の酸化物半導体発光素子において、該n型光ガイド層のMg組成gは該n型クラッド層のMg組成aと該発光層のMg組成cとの間の値であって、該n型光ガイド層中にはMg組成gが変化する領域が存在し、該p型光ガイド層のMg組成g’は該p型クラッド層のMg組成bと該発光層のMg組成cとの間の値であって、該p型光ガイド層中にはMg組成g’が変化する領域が存在する。
該発光層との界面および該n型またはp型クラッド層との界面の間で、該n型またはp型光ガイド層のMg組成を変化させれば、光閉じ込め効率を向上させつつ、結晶成長条件における急峻な成長変化を生じず、素子が熱劣化しない。

本発明の酸化物半導体発光素子において、基板がZnOとの面内格子定数差が3%以内の格子整合基板、特にZnO単結晶基板であれば、その上にエピタキシャル成長されるZnO系半導体層と完全に格子整合し、異種基板を用いるより親和性に優れる。これによって結晶性が良好で非発光中心の極めて少ない発光素子を作製することができる。

また、該基板の裏面を任意形状の凹凸を有する粗面に形成すれば、発光層からの光を乱反射して光取り出し効率が向上するため、発光ダイオード素子における発光強度を増大させることができる。

本発明の酸化物半導体発光素子において、p型オーミック電極を該ZnOコンタクト層の主表面全面に形成する。このp型オーミック電極が該発光層に対して透光性を有していれば、電流広がりが均一化し外部光取り出し効率が向上する。よって、発光効率に優れた紫外発光素子を実現できる。
該p型オーミック電極をNi、PdおよびPtよりなる群から選択される1の金属材料またはそれらの2以上の金属材料の合金を用いて形成すれば、p型ZnO系半導体層に対して低抵抗なオーミック接触を形成すると共にZnO系半導体との密着性に優れる。よって、信頼性に優れ動作電圧の低い発光素子を実現できる。

本発明の酸化物半導体発光素子において、該基板の裏面にn型オーミック電極を形成する。このn型オーミック電極がTi、AlおよびCrよりなる群から選択される1の金属材料またはそれらの2以上の金属材料の合金を用いて形成されていれば、n型ZnO系半導体層に対して低抵抗なオーミック接触を形成すると共にZnO系半導体との密着性に優れる。よって、信頼性に優れ動作電圧の低い発光素子を実現できる。

また、該n型オーミック電極をパターニングして、該基板の裏面の一部を露出させれば、電極での吸収や反射によって光取り出し効率が低下するのを防ぐことができる。よって、発光効率に優れた紫外発光素子を実現できる。
さらに、この場合、該n型オーミック電極とは異なる金属材料を用いて、補助電極を形成すれば、リードフレームとの接触面積を増大させるため、該n型オーミック電極をパターニングしても動作電圧の低い紫外発光素子を実現できる。

本発明の酸化物半導体発光素子は、Agを含む導電性樹脂を用いて該基板の裏面を支持フレームに接着する。
Agは紫外光に対する反射率が高いので、基板裏面に入射した発光を高効率で反射するので、光取り出し効率に優れた紫外発光素子を実現できる。

【発明の実施の形態】
以下、本発明の酸化物半導体発光素子を発光ダイオード素子および半導体レーザ素子に適用した実施形態を図面に基づいて、具体的に説明する。

第1の実施形態
本発明による第1の実施形態の酸化物半導体発光素子は、基板上に、少なくともn型MgZnOクラッド層、MgZnO発光層およびp型MgZnOクラッド層を有する発光ダイオード素子である。この発光ダイオード素子は、p型MgZnOクラッド層のキャリア濃度およびダブルヘテロ構造のMg組成が所定の範囲にあることを特徴とする。
本発明によれば、p型MgZnOクラッド層のキャリア濃度およびダブルヘテロ構造のMg組成を所定の範囲とすることによって、結晶性に優れたMgZnOエピタキシャル層を得ることができ、また、発光層との界面におけるヘテロ障壁を高くして、かくして、クラッド層へのキャリアオーバーフローを抑止して、信頼性と発光効率に優れた紫外発光素子を得ることができる。

図1は、発光ダイオード素子1の斜視図(A)および断面図(B)を示す。発光ダイオード素子1は、亜鉛面を主面とするZnO基板101上に、n型MgZnOクラッド層102、MgZnO発光層103、p型MgZnOクラッド層104、およびp型ZnOコンタクト層105を積層することによって構成されている。

p型ZnOコンタクト層105の主表面全面には、発光層から発光された光に対して透光性であるオーミック電極106が積層されている。さらに、この透光性オーミック電極106上には、透光性オーミック電極106よりも小さい面積でボンディング用パッド電極107が形成されている。
ZnO基板101の裏面には、n型オーミック電極108が積層されている。

本発明の酸化物半導体発光素子において、基板101の材料としては、ZnO単結晶以外にも、サファイア、スピネル、LiGaO2等の絶縁性基板、またはSiC、GaN等の導電性基板を用いることができる。
図2(A)および(B)は、絶縁体であるサファイアを基板101に用いた発光ダイオード素子1’の斜視図を示す。
絶縁性基板を用いる場合は、図2(A)のように、成長層の一部をエッチングしてn型MgZnO層102を露出させ、その上にn型オーミック電極108を形成すればよい。また、図2(B)のように、結晶性の良好な成長層を得るために、基板上に先ずn型ZnOバッファ層109を形成し、さらにn型オーミック電極108の接触抵抗を低減させるためにn型ZnOコンタクト層110を形成してもよい。

しかしながら、本発明の効果である高い発光効率を最大限に得るためには、(1)ZnOとの面内格子定数差が3%以内の格子整合基板であって、成長層の結晶性に優れ、非発光中心となる欠陥を低減でき、(2)発光波長に対応する吸収係数が低く、また、(3)導電性であって、裏面に電極を形成できる基板を用いることが好ましい。ZnO単結晶よりなる基板は、前記の条件を全て満足させるので最も好ましい。ZnO基板はその上にエピタキシャル成長されるZnO系半導体発光素子と完全に格子整合し、異種基板を用いるより親和性に優れる。これによって結晶性が良好で非発光中心の極めて少ない発光素子を作製することができる。

また、主面として亜鉛面を用いることにより、p型層のキャリア活性化率が向上し、抵抗の低いp型層が得られやすくなるので好ましい。
また、基板を研磨やエッチング等の公知の手法で基板裏面に凹凸を形成して入射した発光光を乱反射させれば、光取り出し効率が向上するので好ましい。

n型MgZnOクラッド層102、n型ZnOバッファ層109およびn型ZnOコンタクト層110にドーピングするドナー不純物としては、ZnO系半導体中での活性化率が高いので、III族元素のB、Al、Ga、In等を用いることが好ましい。

発光層103は、ドナー不純物、例えば、B、Al、Ga、In等のIII族元素を任意量ドーピングしてn型にすることができる。あるいは、上記のドナー不純物とアクセプタ不純物、例えば、Li、Na、Cu、Ag、N、P、As等のIまたはV族元素とを共ドーピングして、発光層103をn型にすることもできる。NおよびAgは活性化しやすいので好ましい。Nは、N2をプラズマ化し結晶成長中に照射する手法によって結晶性を良好に保ちつつ、高濃度ドーピングが行えるので特に好ましい。これにより、ピーク波長および発光強度を制御することができる。

p型MgZnO層104およびp型ZnOコンタクト層105にドーピングするアクセプタ不純物としては、IまたはV族元素であるLi、Na、Cu、Ag、N、P、As等を用いることができる。NおよびAgは活性化しやすいので好ましい。Nは、N2をプラズマ化し結晶成長中に照射する手法によって結晶性を良好に保ちつつ、高濃度ドーピングが行えるので特に好ましい。

p型オーミック電極106には、Ni、Pt、Pd、Au等の金属材料を用いることができる。前記の金属材料は、p型ZnO系半導体層に対して低抵抗なオーミック接触を形成すると共にZnO系半導体との密着性に優れる。よって、信頼性に優れ動作電圧の低い発光素子を実現できる。なかでも低抵抗で密着性の良いNiが好ましい。前記金属材料の複数を合金化して、電極を形成してもよい。
p型オーミック電極106はp型MgZnOクラッド層104上に直接形成することができるが、MgZnO混晶はZnOに比べて不純物の活性化率が低いことから、p型ZnOコンタクト層105を形成して、その上に形成することが好ましい。
また、本発明の高い発光効率と低い動作電圧を最大限の効果で得るためには、p型オーミック電極106が発光層から発光された光に対して透光性を有するように形成して光取り出し効率を向上させることが好ましい。
透明導電膜が主表面全面に形成されていることにより、電流広がりが均一化し外部光取り出し効率が向上する。よって、発光効率に優れた紫外発光素子を実現できる。
良好なオーミック特性と高い透光性を両立する厚みとしては50〜200nmの範囲が好ましく、300〜100nmの範囲がさらに好ましい。
p型オーミック電極106の形成後にアニール処理を行うと、密着性が向上すると共に接触抵抗が低減するので好ましい。ZnO結晶に欠陥を生じさせずにアニール効果を得るには、温度は300〜400℃が好ましい。また、アニール処理における雰囲気はO2または大気雰囲気中が好ましく、N2では逆に抵抗が増大する。

パッド電極107は、透光性p型オーミック電極106上の一部に、p型オーミック電極106より小さな面積で形成すれば、透光性電極の効果を損なわずにリードフレームへの実装プロセスが容易になるので好ましい。パッド電極108の材料としてはボンディングが容易でZnO系半導体中へ拡散してもドナー不純物とならない金属材料が好ましく、特に、Auが好ましい。
p型オーミック電極106とパッド電極107との間に密着性や光反射性を向上させる目的で他の金属層を形成してもよい。

n型オーミック電極108には、Ti、Cr、Al等の金属材料を用いることができる。なかでも低抵抗でコストの低いAlまたは密着性の良いTiが好ましい。前記金属材料の複数を合金化して、電極を形成してもよい。
Alは青〜紫外光の反射率が高いため、Alを用いてn型オーミック電極108を裏面全面に形成しても光取り出し効率は高いので好ましい。
また、n型オーミック電極108を任意の形状にパターニングし、露出した基板裏面をAgペースト等の導電性樹脂でリードフレームに接着することができる。AlよりもAgの方が青〜紫外光の反射率が高いため、n型オーミック電極108をパターニングすることも好ましい。
また、n型オーミック電極108をパターニングする場合は、素子抵抗の増大を防ぐため、n型オーミック電極108とは異なる金属材料を用いて補助電極を形成してもよく、AgやPt等青〜紫外光の反射率が高い金属を補助電極に用いればさらに好ましい。
補助電極がリードフレームとの接触面積を増大させるため、n型電極をパターニングしても動作電圧が上昇しない。よって、動作電圧の低い紫外発光素子を実現できる。

本発明の酸化物半導体発光素子は、固体あるいは気体原料を用いた分子線エピタキシー(MBE)法、レーザ分子線エピタキシー(レーザMBE)法、有機金属気相成長(MOCVD)法等の結晶成長手法で作製することができるが、本発明を発光ダイオード素子に適用する場合、図6に示す分子線エピタキシー(以下MBEと称する)装置6を用いて、発光ダイオード素子を作製することができる。
MBE装置6において、超高真空に排気可能な成長室601の上部に基板ホルダー602が配置され、基板ホルダー602に基板603が固定されている。基板ホルダー602上部に配置されたヒーター604により基板ホルダー602の裏面が加熱され、その熱伝導により基板603が加熱される。
基板ホルダー602直下には適当な距離を置いて半導体原料やドーピング不純物元素を充填した複数の蒸発源セル605が配置されている。各々の蒸発源セル605は側面に設けられた加熱ヒータ606によって加熱され、蒸発した分子状の原料が基板603に堆積することにより薄膜が成長する。
各々の蒸発源セル605はシャッター607を有し、これら複数のシャッター607の開閉を組み合せて制御することによって、異なる組成の薄膜を積層することが可能となる。また、成長室にはプラズマ状のガス原料を導入できるように、複数のラジカルセル608が設けられている。

第2の実施形態
本発明による第2の実施形態の酸化物半導体発光素子は、第1の実施形態の酸化物半導体発光素子と同様に構成されるが、発光層が単一構造ではなく、1または複数のMgZnO障壁層と1または複数のMgZnO井戸層とを交互に積層して形成された多重量子井戸構造であることを特徴とする発光ダイオード素子である(図示せず)。
本発明によれば、発光層を多重量子井戸構造とすることによって、光学利得が向上し、キャリア閉込め効率および発光効率が増大し、発光強度を高めることができる。
また、上記多重量子井戸構造全体には、ドナー不純物、例えば、B、Al、Ga、In等のIII族元素をドーピングすることができる。これにより、ピーク波長および発光強度を制御することができる。上記したドナー不純物は、障壁層のみまたは井戸層のみにドーピングすることもできる。

第3の実施形態
本発明による第3の実施形態の酸化物半導体発光素子は、第2の実施形態の半導体発光素子と同様に構成されるが、パッド電極の下方に、パッド電極とほぼ同じ面積のn型MgZnO層が電流ブロック層として形成されていることを特徴とする発光ダイオード素子である。
図3は、発光ダイオード素子3の断面図を示す。この図では、発光ダイオード素子1と同様の構成要素については図1と同じ符号を用いている。
発光ダイオード素子3において、電流ブロック層は、n型MgZnOクラッド層102、p型MgZnOクラッド層104、またはp型ZnOコンタクト層105の層中に形成することができる。ドーピング濃度、厚み、面積および形成位置は任意に決定することができるが、図3に示すように、電流ブロック層301をパッド電極107の直下に形成すれば、電流ブロック層301によってパッド電極107直下には電流が流れず、光取り出し効率の高い素子周辺部で発光強度が強くなるので好ましい。
発光層と電流ブロック層が離れていると、電流がブロックされても拡散によって電流ブロック層直下の発光層に回り込んでしまうため、電流ブロック層の機能を効果的に発揮するには、より発光層に近い領域が好ましい。

第4の実施形態
本発明による第4の実施形態の酸化物半導体発光素子は、基板上に、少なくともn型MgZnOクラッド層、MgZnO量子井戸活性層、第1のp型MgZnOクラッド層、ならびにリッジストライプ状に加工された第2のp型MgZnOクラッド層およびp型ZnOコンタクト層を有する半導体レーザ素子である。
この半導体レーザ素子は、p型MgZnOクラッド層のキャリア濃度およびダブルヘテロ構造のMg組成が所定の範囲にあることを特徴とする。本発明によれば、p型クラッド層のキャリア濃度およびダブルヘテロ構造のMg組成を所定の範囲とすることによって、結晶性に優れたMgZnOエピタキシャル層を得ることができ、また、発光層との界面におけるヘテロ障壁を高くでき、かくして、クラッド層へのキャリアオーバーフローを抑止して、信頼性と発光効率に優れた紫外発光素子を得ることができる。

p型オーミック電極409の形成後にアニール処理を行うと、密着性が向上すると共に接触抵抗が低減するので好ましい。ZnO結晶に欠陥を生じさせずにアニール効果を得るには、温度は300〜400℃が好ましい。また、アニール処理における雰囲気はO2または大気雰囲気中が好ましく、N2では逆に抵抗が増大する。

レーザMBE法は、原料ターゲットと薄膜の組成ずれが小さく、また、例えば、ZnOにGaをドーピングさせる場合に、ZnGa2O4等の意図しない副生成物の生成を抑えることができるので好ましい。
本発明を半導体レーザ素子に適用する場合、図7に示すレーザ分子線エピタキシー(以下レーザMBEと称する)装置7を用いて、半導体レーザ素子を作製することができる。
レーザMBE装置7において、超高真空に排気可能な成長室701の上部に基板ホルダー702が配置され、基板ホルダー702に基板703が固定されている。基板ホルダー702上部に配置されたヒーター704により基板ホルダー702の裏面が加熱され、その熱伝導により基板703が加熱される。
基板ホルダー702直下には適当な距離を置いてターゲットテーブル705が配置され、ターゲットテーブル705上には、複数の原料ターゲット706を配置することができる。
ターゲット706の表面は成長室701の側面に設けられたビューポート707を通じ照射されるパルスレーザ光708によりアブレーションされ、瞬時に蒸発したターゲット706の原料が基板上に堆積することにより薄膜が成長する。
ターゲットテーブル705は回転機構を有し、パルスレーザ光708の照射シーケンスに同期して回転を制御することにより、異なるターゲット原料を薄膜上に積層することが可能となる。また、成長室には複数のガスを導入できるように複数のガス導入管710が設けられており、ラジカルセル709によって活性化された原子状ビームを基板703に照射することも可能である。

第5の実施形態
本発明による第5の実施形態の酸化物半導体発光素子は、第4の実施形態の酸化物半導体発光素子と同様に構成されるが、量子井戸活性層403の両側に光ガイド層を形成したことを特徴とする半導体レーザ素子である。
図5は、半導体レーザ素子5の断面図を示す。この図では、半導体発光素子4と同様の構成要素については図4と同じ符号を用いている。
半導体レーザ素子5において、n型MgZnOクラッド層402の上にn型MgZnO光ガイド層501を形成し、光ガイド層501の上に量子井戸活性層403を形成した後に、p型MgZnO光ガイド層502を形成する。
量子井戸活性層を光ガイド層で挾持したことによって、光閉込め効率を高くすることができるので、発光効率に優れた紫外発光素子を得ることができる。
n型MgZnO光ガイド層501とp型MgZnO光ガイド層502は異なる組成比のMgZnOで構成されてもよく、また、n型MgZnO光ガイド層501とp型MgZnO光ガイド層502のいずれか一方のみが形成されていてもよい。

【実施例】
実施例1
この実施例は、本発明を発光ダイオード素子に適用した第1の実施形態の酸化物半導体発光素子を説明する。
図1は、発光ダイオード素子1の斜視図(A)および断面図(B)を示す。この実施例において、亜鉛面を主面とするZnO基板101上に、Gaを3×1018cm−3の濃度でドーピングした厚さ1μmのn型Mg0.3Zn0.7Oクラッド層102、ノンドープで厚さ0.5μmのMg0.05Zn0.95O発光層103、Nを2×1019cm−3の濃度でドーピングした厚さ1.0μmのp型Mg0.3Zn0.7Oクラッド層104、およびNを1×1020cm−3の濃度でドーピングした厚さ0.5μmのp型ZnOコンタクト層105を積層して、発光ダイオード素子1aを作製した。
また、p型ZnOコンタクト層105の主表面全面には、透光性オーミック電極106として、厚さ15nmのNiを積層し、その上に、透光性オーミック電極106より小さい面積で厚さ100nmのボンディング用Auパッド電極107を形成した。
さらに、ZnO基板101の裏面には、n型オーミック電極108として厚さ100nmのAlを積層した。

以下に製造方法を順に説明する。
まず、洗浄処理したZnO基板101を図6に示すMBE装置6に導入し、温度600℃で30分間加熱し清浄化した。
次に、基板温度を450℃に降温し、酸素ラジカルセル、Znセル、MgセルおよびGaセルのシャッターを開けて、Gaドープn型Mg0.3Zn0.7Oクラッド層102を成長させた。
次に、酸素ラジカルセル、ZnセルおよびMgセルのシャッターを開けて、ノンドープMg0.05Zn0.95O発光層103を成長させた。
次に、酸素ラジカルセル、窒素ラジカルセル、ZnセルおよびMgセルのシャッターを開けて、Nドープp型Mg0.3Zn0.7Oクラッド層104を成長させた。
次に、基板温度を350℃に降温し、Nドープp型ZnOコンタクト層105を成長させた。
Mg組成およびGaまたはNのドーピング濃度は、基板上での分子線強度によって制御した。

次に、基板101をMBE装置6から取り出し、p型オーミック電極106としてNi薄膜を15nmの厚さに真空蒸着した。このp型オーミック電極106は入射した発光の70%以上を透過する。
最後に、Ni透光性オーミック電極106上にパッド電極107としてAuを真空蒸着し、ZnO基板101の裏面にn型オーミック電極108としてAlを真空蒸着した。

動作電流20mAにおける動作電圧は3.5V、発光強度(光出力)は150mWで、このときの発光効率(外部量子効率)は45%であった。

次に、別の実験により求められた、Mg0.3Zn0.7OおよびZnOへのNドーピング濃度とキャリア濃度との関係を図8に示す。
Nドーピング濃度は2次イオン質量分析(SIMS)で決定し、キャリア濃度は室温におけるホール測定で決定した。
図8は、Nドーピング濃度よりもキャリア濃度が低いことを示し、MgZnO中でのNの活性化率が低いことを意味している。これは、ZnO系半導体はp型の導電型制御が難しく、アクセプタ不純物の準位も深いためである。

実施例2
次に、p型Mg0.3Zn0.7Oクラッド層104のキャリア濃度と発光強度との関係を図9に示す。
p型クラッド層104へのNドーピング濃度を変化させる以外は、発光ダイオード素子1aと同様にして、種々の発光ダイオード素子を作製した。キャリア濃度は、図8を用いて、Nドーピング濃度から見積もった。
キャリア濃度が1×1017cm−3以下および2×1019cm−3以上では発光強度が著しく弱く5×1019cm−3以上での急激な発光強度低下は、高ドーピングによるN不純物の光吸収および結晶性劣化によると考えられる。
以上の結果より、p型MgZnOクラッド層104のキャリア濃度は1×1017cm−3以上5×1019cm−3以下の範囲にあることが好ましい。
十分な発光強度が得られるキャリア濃度の範囲として、1×1017cm−3〜2×1019cm−3がより好ましく、最高の発光強度が得られ、かつ、キャリア濃度の誤差があっても発光強度の変化が少ない範囲として、5×1017cm−3〜5×1018cm−3が最も好ましい。

実施例3
次に、n型およびp型MgxZn1−xOクラッド層12および104のMg組成(ここで、0≦x≦1)と発光強度との関係を図10に示す。図10は、代表例として、p型クラッド層104のキャリア濃度を1×1016cm−3、1×1017cm−3および5×1017cm−3とした場合を示す。
図10からわかるように、p型クラッド層104のキャリア濃度が1×1016cm−3では、Mg組成を増加させても(すなわち、xの値を大きくしても)発光強度は向上しなかった。これは、キャリア閉込めが効率良く行われていないためと考えられる。
一方、p型クラッド層104のキャリア濃度が1×1017cm−3以上では、クラッド層中のMg組成を増加させると発光強度が増大し、Mg組成が0.4を超えると発光強度が低下してしまう。キャリア濃度が1×1017cm−3以上ではキャリア閉込め効率が高くなるために、発光強度はMg組成と共に増大するが、Mg組成がある程度より大きくなると結晶性の劣化が顕著となり発光強度が低下したと考えられる。

発光層103のMg組成も変化させて、さらに詳細な検討を行った結果、結晶性が良好な層を得るためには、n型MgaZn1−aOクラッド層102、MgcZn1−cO発光層103およびp型MgbZn1−bOクラッド層104のMg組成a、bおよびcをいずれも0.5以下とすることが好ましく、クラッド層と発光層との間のバンドギャップ差を大きくして、キャリアのオーバーフローを抑制し活性層への閉じ込め効率を高くするためには、Mg組成aおよびbをMg組成cより高くし、かつ、aおよびbとcとの差は0.05以上とすることが好ましいことがわかった。
すなわち、以下の関係:
0.05<a≦0.5;
0.05<b≦0.5;
0<c≦a−0.05;および
0<c≦b−0.05
を全て満たしていれば、高い発光強度が得られるので好ましいことがわかった。

良好な結晶性を維持するためには、n型MgaZn1−aOクラッド層102、MgcZn1−cO発光層103およびp型MgbZn1−bOクラッド層104のMg組成a、bおよびcをいずれも0.35以下とすることが、より好ましい。

0.05<b≦0.35;

次に、p型Mg0.3Zn0.7Oクラッド層104の層厚と発光強度との関係を図11に示す。
発光層103の層厚およびp型MgZnOクラッド層104の層厚を変化させる以外は、発光ダイオード素子1aと同様にして、種々の発光ダイオード素子を作製した、
図11では、代表例として、Mg0.05Zn0.95O発光層103の膜厚が30nm、50nm、500nm、1μm、3μmおよび5μmである場合を示す。
発光層厚およびクラッド層が共に薄いと、発光強度が低かった。これは、発光層厚およびクラッド層が共に薄い場合、光閉込め効率が低く、p型ZnOコンタクト層105で光が吸収されてしまうためと考えられる。
発光層厚が50nmを下回ると、発光強度が急激に減少するので、発光層厚は50nm以上であることが好ましく、3μmより厚くしても発光強度はあまり向上しないので、3μm以下であることが好ましい。
また、p型Mg0.3Zn0.7Oクラッド層104の層厚が50nmを下回ると、p型ZnOコンタクト層105で光が吸収されてしまうので、p型クラッド層104の層厚は50nm以上であることが好ましく、3μmを超えると結晶性が劣化することにより発光強度が急激に低下するので、3μm以下であることが好ましい。
以上より、発光層の層厚およびクラッド層厚は共に50nm以上3μm以下の範囲にあることが好ましい。

実施例5
本発明の高い発光効率を最大限の効果で得るためには、p型ZnOコンタクト層105を高ドーピングして低抵抗化することが好ましいが、過剰にドーピングするとキャリア損失および結晶性劣化が顕著となるので、層厚は5μm以下とし、キャリア濃度はp型MgZnOクラッド層104のキャリア濃度を超えて5×1019cm−3以下の範囲となるようドーピングすることが好ましい。
また、p型ZnOコンタクト層105の層厚は、10nm以上であれば、p型オーミック電極106と十分なオーミック接触を得ることができるので好ましく、500nm以上であれば、均一な電流広がりを得ることができるのでより好ましい。
以上の結果より、p型ZnOコンタクト層105の層厚は、10nm以上5μm以下であることが好ましく、500nm以上5μm以下であればより好ましい。

実施例6
次に、発光層103へのドーピングが発光ダイオード素子1の発光特性に与える影響を調べた。
発光層103にGaを1×1018cm−3ドーピングする以外は、発光ダイオード素子1aと同様にして、発光ダイオード素子1bを作製した。
また、発光層103にGaを2×1018cm−3およびNを1×1020cm−3ドーピングする以外は、発光ダイオード素子1aと同様にして、発光ダイオード素子1cを作製した。
なお、発光ダイオード素子1cにおいて、GaとNとの両方を発光層103に共ドーピングして、発光層103の導電型をn型とする。
発光ダイオード素子1cにGaおよびNを共ドーピングした目的は、D/A対発光を生じさせることにあり、低抵抗なp型ZnO単結晶薄膜を作製する技術として特許文献2および3等に開示されている、いわゆる「同時ドーピング技術」とは全く異なる。

発光ダイオード素子1aをチップ状に分離し、Agペーストでリードフレームに取り付けてモールドし発光させたところ、発光ピーク波長370nmの紫外発光が得られた。

発光ダイオード素子1の発光波長が長波長化すると共に発光強度が向上したのは、発光層103に不純物をドーピングしたことによって、自由励起子発光と不純物発光が重畳され、ピーク波長が長波長側へシフトすると共にスペクトル幅が広がったためと考えられる。
このように、発光層に不純物をドーピングすることにより、発光波長を制御す
ることができ、また発光強度を増大させることができる。

この実施例は、本発明を発光ダイオード素子に適用した第2の実施形態の酸化物半導体発光素子を説明する。
この実施例において、発光層103を、厚さ5nmのMg0.2Zn0.8O障壁層11層と、厚さ4nmのMg0.1Zn0.9O井戸層10層とを交互に積層した多重量子井戸構造とし、多重量子井戸構造全体にGaを1×1018cm−3の濃度でドーピングする以外は、発光ダイオード素子1aと同様にして、発光ダイオード素子2aを作製した(図示せず)。
発光ダイオード素子2aをチップ状に分離し、Agペーストでリードフレームに取り付けてモールドし発光させたところ、発光ピーク波長390nmの紫外発光が得られ、発光ダイオード素子1aに比べて発光層が薄いにもかかわらず発光強度は2倍となった。
発光ダイオード素子2aは、発光層が多重量子井戸構造であるので、キャリア閉込め効率および発光効率が増大したためと考えられる。
このように、発光層を多重量子井戸構造とすることにより、発光効率が飛躍的に向上する。

井戸層の層厚と発光強度との関係を調べた結果を図13に示す。井戸層の層厚を変化させる以外は、発光ダイオード素子2aと同様にして、種々の発光ダイオード素子を作製した。
図13からわかるように、井戸層1層当たりの層厚が増大するに従い発光強度が増大し、井戸層1層当りの層厚が3nm以上になると十分な発光強度となった。さらに層厚が増大し、6nmを超えると発光強度が急激に低下し、10nm以上では十分な発光強度が得られなかった。これは、量子効果の低減によって励起子の結合エネルギーが小さくなったためと考えられる。
以上の結果より、量子井戸発光層を用いる場合、十分な発光強度を得るためには、井戸層1層当りの層厚を3nm以上6nm以下とすることが好ましい。

また、MgZnO量子井戸活性層403が、厚さ5nmのMg0.2Zn0.8O障壁層3層と厚さ4nmのMg0.1Zn0.9O井戸層2層とが交互に積層することによって形成され、MgZnO量子井戸活性層403全体にGaが5×1016cm−3の濃度でドーピングされている。

以下に製造方法を順に説明する。
まず、洗浄処理したZnO基板401を図7に示すレーザMBE装置7に導入し、温度600℃で30分間加熱し清浄化した。
次に基板温度を550℃に降温し、ノンドープZnO単結晶およびGa2O3を添加したMgZnO焼結体を原料ターゲットとし、回転機構によるターゲットテーブルの駆動周期とKrFエキシマレーザのパルス照射周期を外部制御装置(図示せず)によって同期させ、前記原料ターゲットを所望のMg組成とGaドーピング濃度が得られる比率で交互にアブレーションしてn型Mg0.3Zn0.7Oクラッド層402を得た。アブレーションを行うパルスレーザにはKrFエキシマレーザ(波長:248nm、パルス数:10Hz、出力1J/cm2)を用いた。成長中にはガス導入管710aより、O2ガスを導入した。
次に、n型Mg0.3Zn0.7Oクラッド層402と同様の交互アブレーション手法でMg組成を制御し、Mg0.2Zn0.8O障壁層とMg0.1Zn0.9O井戸層よりなる量子井戸活性層403を形成した。

次に、ラジカルセル709よりプラズマ化したN2ガスを流しながら、ノンドープZnO単結晶およびノンドープMgZnO焼結体を原料ターゲットとして交互アブレーションを行い、第1のp型Mg0.3Zn0.7Oクラッド層404を成長させた。

第1および第2のMgZnOクラッド層404および406のMg組成およびそれらのNドーピング濃度を変化させる以外は、半導体レーザ素子4aと同様にして、種々の半導体レーザ素子を作製した。キャリア濃度は、図8を用いて、Nドーピング濃度から見積もった。
図14は、代表例として、p型クラッド層のキャリア濃度を1×1016cm−3、1×1017cm−3および5×1017cm−3とした場合を示す。
p型MgZnOクラッド層のキャリア濃度が1×1017cm−3以下では、Mg組成を上げても発振閾値電流が低減せず、p型MgZnOクラッド層側へのキャリアオーバーフローが顕著となっていると考えられる。
p型MgZnOクラッド層のキャリア濃度が1×1017cm−3以上の場合、Mg組成が0.1(井戸層と同じ)以下ではキャリアが量子井戸層に閉じ込められず、一方0.5以上では結晶性劣化によって損失が増大していると考えられ、いずれも発振閾値電流が高かった。

量子井戸活性層を用いた半導体レーザ素子においても、図13に示した発光強度の井戸層厚依存性は有効であるので、井戸層1層当りの層厚を3nm以上6nm以下とすることが好ましい。

発振閾値電流が低減し、素子寿命が向上したのは、活性層への光閉込め効率がさらに高くなったこと、および、図15からわかるように、半導体レーザ素子5bにおいては、光ガイド層中のMg組成を緩やかに変化させたため、結晶欠陥が低減されたことが原因と考えられる。
なお、光ガイド層501および502のMg組成は、これらの実施例に限定されるものではない。また、光ガイド層のMg組成変化は、半導体レーザ素子5bのように連続的ではなく、段階的であっても本発明の効果を奏する。

本発明の酸化物半導体発光素子は、基板上に、ZnO系半導体で構成されたn型クラッド層、発光層およびp型クラッド層を有する発光ダイオード素子および半導体レーザに適用することができる。
本発明によれば、酸化物半導体発光素子において、クラッド層および発光層のキャリア濃度および組成を所定の範囲にすることによって、結晶性に優れたZnO系半導体エピタキシャル層を得ることができ、またクラッド層へのキャリアオーバーフローを抑止して、信頼性と発光効率に優れた紫外発光素子を実現できる。
