表3は、同様に、第1の実施形態のTFT基板のサンプルについて、チャネル部n+型a−Si層ドライエッチング後に基板が大気開放されてから、洗浄処理(ウェット剥離)されるまでの経過時間と、信号線Al腐食の発生状況との関係を調べた結果を示している。各サンプルは、信号線Al側面の保護処理を行わない状態で、CHF3/He/O2とSF6/HCl/Heとによる2ステップエッチングを行ったものであり、エッチング後の真空引き、O2プラズマ処理は行っていない。信号線Al腐食は、フォトレジストマスクのウエット剥離後に、光学顕微鏡で観察した。
