本発明は、半導体製造装置や分析装置において中真空から超高真空にわたる圧力範囲で真空排気に使用される分子ポンプに関する。

【従来の技術】
ターボ分子ポンプは、タービン翼が形成されたロータを固定翼に対して数万rpmという高速で回転させることにより真空排気を行っている。ロータには遠心力によって大きな引張応力が発生するため、ロータ材には比強度に優れたアルミニウム合金が用いられている。アルミニウム合金は塩素系ガスやフッ素系ガスに対する耐食性能に劣るため、腐食性ガスを使用するプロセスに用いられるターボ分子では、アルミニウム合金部材に無電解ニッケルメッキ等の耐食処理が施される(例えば、特許文献1参照)。

【発明が解決しようとする課題】
近年、塩素系ガスやフッ素系ガスに加えて、ガリウム(Ga)を成分に含むガスを用いて成膜を行う半導体プロセスが増えている。ガリウムは塩素系ガスやフッ素系ガスに比べて腐食性が非常に高いため、無電解ニッケルメッキ等の表面処理を施しても腐食を防止するのが難しく、延命処置としての効果しか期待できなかった。ガリウムはアルミニウム合金を脆化させる性質があるため、ロータに応力腐食割れが生じるというおそれがあった。

本発明は、マグネシウム合金によりロータを形成した分子ポンプを提供するものである。

【課題を解決するための手段】
本発明は、ステータに対してロータを高速回転することにより気体を排気する分子ポンプにおいて、ロータをマグネシウム合金で形成したことを特徴とする。なお、マグネシウム合金に代えてマグネシウム合金複合材料でロータを形成しても良い。
さらに、ロータ表面に無電解ニッケルメッキ処理を施しても良い。
また、無電解ニッケルメッキ処理に代えて、複合メッキ層をロータ表面に形成しても良い。複合メッキ層は、無電解ニッケルメッキ層から成る第一層、無電解ニッケルメッキ中にセラミックス粒子を分散させた第二層、および無電解ニッケルメッキ層から成る第三層を有する三層構成を成す。
遠心力が作用せず応力腐食割れのおそれのないステータには、無電解ニッケルメッキ処理を施したアルミニウム合金を使用するようにしても良い。

【発明の実施の形態】
以下、図を参照して本発明の実施の形態を説明する。図1は本発明による分子ポンプの一実施の形態を示す図であり、磁気軸受式ターボ分子ポンプの概略断面図である。ポンプ本体1のケーシング2の内部には、複数段のロータ翼3aとドラッグポンプロータ部3bが形成されたロータ3が、電磁石6,7,8で構成される磁気軸受によって非接触支持されている。ロータ3は回転軸であるシャフト4に締結されている。

シャフト4にはモータ16のロータ側が装着されており、モータ16により数万rpmで高速回転される。一方、ベース9側には、スペーサ10を介してステータ翼11がロータ翼3aと交互に配置されるように設けられ、ステータ翼11の下部にはドラッグポンプロータ部3bと対向するようにドラッグポンプステータ部12が設けられている。

図1に示した磁気軸受は5軸制御形磁気軸受であって、電磁石6,7がラジアル磁気軸受を、電磁石8がアキシャル磁気軸受をそれぞれ構成している。13,14,15は、ロータ位置を検出するための変位センサであり、変位センサ13,14はラジアル磁気軸受に対応して設けられたセンサであり、変位センサ15はアキシャル磁気軸受に対応して設けられたセンサである。17,18は、磁気軸受による支持がオフとなったときにロータ3を支持するメカニカルベアリングである。

ベース9に設けられたレセプタクル20には、ケーブル21を介してコントローラ22が接続される。コントローラ22は、磁気軸受制御やモータ6の駆動制御を行う。ロータ3を電磁石6〜8で非接触支持してモータ16により回転駆動すると、吸気口側のガスは矢印Gのように背圧側(空間S)に移送される。背圧側に設けられた排気口フランジ19には補助ポンプ(不図示)が接続され、背圧側に移送されたガスは補助ポンプにより排気される。

従来、ロータ材料としてはアルミニウム合金が用いられていたが、本実施の形態ではマグネシウム合金をロータ3の材料として用いる。マグネシウム合金は以下の点でアルミニウム合金に比べ優れている。

《機械的性質向上の効果》
図2はマグネシウム合金とアルミニウム合金の機械的性質の一例を示したものであり、いずれも押出材に関するものである(根本茂、「初歩から学ぶマグネシウム」、工業調査会、p67)。マグネシウム合金はアルミニウム合金に比べて比重が小さく、比強度(=引張強さ/比重)および比剛性(耐力/比重)のいずれの点でも優れている。そのため、同一形状のロータに対してロータ重量をより軽くすることができるとともに、より強度の高いロータを製作することができる。

ロータ重量が軽くなると、ロータ3を支持している磁気軸受の消費電力やロータ駆動時のモータ消費電力を低減することができるとともに、コントローラ22の小型化も可能となる。また、ロータ重量が軽くなると、軸受を構成する電磁石6,7,8やモータ16を小型にすることが可能となり、ターボ分子ポンプ1自体の大きさを小型にすることができる。

さらに、ロータ重量が軽くなるとメカニカルベアリング17,18への負荷が減少するので、これらの寿命を伸ばすことができる。なお、磁気軸受の変わりにメカニカルベアリングを用いた分子ポンプの場合には、メカニカルベアリング17,18の場合と同様に軸受の長寿命化を図ることができる。

ロータ重量が軽くなると、ロータ回転駆動の加減速時間を短くすることができる。そのため、ロータ回転数が定常回転数となるまでの時間を短縮することができ、また、ガス負荷によってロータ回転数が一時的に低下した場合でも、定常回転数への復帰時間を短縮できるため、半導体プロセスの生産効率を向上させることができる。さらに、ロータ回転数を変えることによってプロセス圧力をコントロールするような使用方法においては、回転数変化の時間を短縮できるので圧力コントロールをより素早く行うことができる。

また、ロータ回転時の遠心力は比重の大きいものほど大きくなるので、マグネシウム合金を用いた方が遠心力を小さくすることができる。一方、マグネシウム合金は比強度がアルミニウム合金より大きいので、遠心力をより小さくできることと相俟って、強度面で安全余裕度をより大きくすることができ安全性の向上が図れる。このことは、アルミニウム合金の場合と同一の安全度を確保した場合には、ロータ回転数をより増加させるられることを示しており、それによってポンプ排気性能の向上を図ることが可能となる。

さらに、マグネシウム合金はアルミニウム合金に比べて振動吸収性能(減衰能)に優れているため、分子ポンプ自身の回転に起因する発生振動が小さくなる。そのため、分子ポンプが発生する振動のレベルを小さくすることができ、振動を嫌う装置においては顕著な効果を発揮する。また、外部から分子ポンプに振動が与えられた場合にも振動が速やかに減衰されるため、ポンプの耐振動性能が向上する。

さらにまた、マグネシウム合金は切削加工時の切削動力がアルミニウム合金の約4/7と小さく、加工性に優れている。そのため、加工時の消費エネルギーが少なくて済むとともに、加工コストを低減することができる。さらに、マグネシウム合金はリサイクルエネルギーが生産エネルギーの4〜5%であって、リサイクル性に優れた材料であるので、マグネシウム合金をロータ材料に用いることにより材料を有効にリサイクルすることができる。

上述した例では、ロータ3の材料としてマグネシウム合金を用いる場合について説明したが、通常のマグネシウム合金に代えてセラミックス強化マグネシウム合金基複合材料(広島県立西部工業技術センター成果普及発表会資料、「マグネシウム合金の高機能部材化技術の開発」、II−1頁、「マグネシウム合金の複合強化及び熱特性向上に関する研究」、府山伸行 他)を用いることにより、ロータ3の機械的性能の向上をさらに図ることができる。なお、以下では、セラミックス強化マグネシウム合金基複合材料のことをマグネシウム合金複合材料と呼ぶことにする。

このマグネシウム合金複合材料は、強化材予備成形体(プリフォーム)に高圧でマグネシウム合金(AZ91D)の溶湯を含浸させる高圧凝固鋳造(スクイズキャスト)法で製作される。強化材料には、例えば、ホウ酸アルミニウムウィスカが用いられる。このようにして形成されたマグネシウム合金複合材料をマグネシウム合金(AZ91D)と比較すると、引張強度、比強度が約2倍に向上している。そのため、マグネシウム合金複合材料をロータ3の材料に用いることにより、より安全性の高い分子ポンプを製作することができる。

《耐食性向上》
従来から、アルミニウム合金はガリウムによる腐食によって脆化するが、マグネシウム合金はガリウムによる脆化が無いことが知られている(例えば、金属の割れ・破壊対策研究会、「金属の割れ・破壊、その解析と防止対策」経営開発センター出版部、p.851を参照)。よって、マグネシウム合金をロータ3の材料として用いることにより、ガリウム脆化による応力腐食割れ等を抑制することができる。そのため、ガリウムを使用する半導体製造装置に本実施の形態の分子ポンプを使用することにより、分子ポンプの不具合による生産停止を防止することができる。

また、マグネシウム合金は、アルミニウム合金と同様に無電解ニッケルメッキ処理が可能である。そこで、本実施の形態では、マグネシウム合金で形成したロータ3に対して後述するような無電解ニッケルメッキ処理や複合メッキ処理を施している。それによって、ガリウムに加えて塩素系ガスやフッ素系ガス等の腐食性ガスに対しても耐食性を高めることができる。なお、アルミニウム合金で形成したスペーサ10、ステータ翼11およびドラッグポンプステータ部12等についても、無電解ニッケルメッキ処理や複合メッキ処理を施す。

図3は無電解ニッケルメッキを施したロータ表面の断面図である。無電解ニッケルメッキでは、無電解メッキ法によりマグネシウム合金母材30の上に無電解ニッケルメッキ層31を形成する。無電解メッキ法は通常の電気メッキ法と異なり、母材表面の凹部や穴部にも平坦部とほぼ同一の厚みで膜形成を行うことができる。そのため、耐食性被膜の形成方法として適している。

しかしながら、ニッケルメッキの場合には、無電解メッキ法であってもメッキ層にピンホールができてしまうという欠点があった。ニッケルメッキ処理を施すことによって塩素系ガスやフッ素系ガスに対する耐食性が向上するが、ピンホールが生じるためにこれらの腐食性ガスに対しても徐々に腐食が進行するという欠点があった。そこで、さらに耐食性を高めるために、特にガリウムに対する耐食性を高めるために、図4に示すような三層構造の複合メッキ処理を施す。

図4は、図3の場合と同様にロータ表面の断面を示す図である。図4に示す複合メッキ処理では、マグネシウム合金母材30上に無電解ニッケルメッキ層32を形成し、その上に第2層として分散メッキ層33を形成する。さらに、分散メッキ層33上に第3層として無電解ニッケルメッキ層34を形成する。分散メッキ層33は、無電解ニッケルメッキの場合と同様の浴組成のメッキ浴にアルミナ(Al2O3)等のセラミックス粒子35を混入し、それを撹拌しながら母材30上にニッケルを析出させることにより形成する。各メッキ層の厚さは、例えば、50μm、4μm、2.5μmとされる。

分散メッキ層33は、ニッケルメッキ層中にセラミックス粒子35が分散して存在することになる。そのため、無電解ニッケルメッキ層32,34にピンホール36が生じた場合でも、そのピンホール36はセラミックス粒子35によってブロックされることになる。アルミナ等のセラミックスはガリウムや塩素系ガスおよびフッ素系ガスに対しても耐食性が高く、分散メッキ層33中のセラミックス粒子35によって腐食性物質がマグネシウム合金母材30に達するのを防止することができる。その結果、ガリウムや腐食性ガスに対する耐食性がより向上する。

上述した実施の形態ではロータ3の材料について説明したが、ステータ部分(スペーサ10,ステータ翼11,ドラッグポンプステータ部12)に関しては、ロータ3のように遠心力が作用せず応力腐食割れのおそれがないので、高価なマグネシウム合金ではなく無電解ニッケルメッキ処理を施したアルミニウム合金を使用するようにしても良い。

なお、上述した実施の形態では、ターボ分子ポンプ部とドラッグポンプ部とを備えた複合タイプの分子ポンプを例に説明したが、ターボ分子ポンプ部のみや、ドラッグポンプ部のみから成る分子ポンプにも同様に適用することができる。また、磁気軸受タイプではなくメカニカルな軸受の分子ポンプにも同様に適用できる。また、本発明の特徴を損なわない限り、本発明は上記実施の形態に何ら限定されるものではない。

【発明の効果】
以上説明したように、本発明によれば、分子ポンプのロータをマグネシウム合金やマグネシウム合金複合材料で形成したことによりガリウムに対する耐食性が向上し、ガリウムによるロータの応力腐食割れを防止することができる。また、アルミニウム合金製ロータに比べて重量が軽くなるとともに比強度が向上するため、ポンプの安全性が向上するとともに、ロータ駆動用モータやロータ支持用軸受の小型化や、それらを制御するコントローラの小型化が図れる。
