Abstract
Description
【0001】

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a method for applying cream solder to a thin substrate such as an FPC (Flexible Printed Circuit) substrate, and more particularly to a method for applying cream solder by a screen printing technique.
[0002]
[Prior art]
In mounting electronic components on a substrate, generally, first, cream solder is applied to the surface of the substrate, chip components are mounted thereon, and then soldering is performed by a heating reflow soldering method.
As a method for applying the cream solder, a screen printing method has been widely used.
[0003]
In the case of screen printing, a metal mask provided with a pattern hole corresponding to a portion (pattern) to which cream solder is to be applied (printed) on a substrate is used as a screen, and this mask is set on the substrate, and is placed on the mask. If the supplied cream solder is scraped by a squeegee, the cream solder moves from the pattern hole of the mask to the substrate, and screen printing is performed on the substrate by the cream solder (the cream solder is applied to a desired portion on the substrate. The Rukoto.
[0004]
By the way, thin substrates, such as flexible substrates, which have been widely used in recent years, are difficult to handle as they are because of characteristics such as strength, flatness, and heat shrinkage. It is handled while mounted on a pallet made of materials.
Also in the case of the above-described screen printing, in the case of a thin substrate, it is supplied to a screen printing device while being mounted on a pallet, and a cream mask is printed by setting a metal mask on the upper surface of the thin substrate on the pallet.
At this time, it is necessary to bring the upper surface of the thin substrate into close contact with the lower surface of the metal mask.
[0005]
[Problems to be solved by the invention]
However, as described above, the thin substrate has problems in strength and flatness, so even if an attempt is made to make close contact with the lower surface of the metal mask, fine irregularities are generated between the substrate and the mask, and sufficient adhesion is obtained. I can't get it. As a result, the solder wraps around the rear surface side of the metal mask, and the cream solder is applied to the region beyond the design value.
[0006]
Therefore, in the present invention, a function capable of absorbing irregularities on the surface of the thin substrate is added to the pallet made of stainless steel or the like, and the cream solder is moved to a design position (a desired position) using this pallet. The purpose of the present invention is to propose a method that can be applied only by printing.
[0007]
[Means for Solving the Problems]
As a result of repeated studies to achieve the above object, the present inventors have first found that an elastomer can absorb fine irregularities on the surface of a thin substrate.
However, in the case of an elastomer, there is generally a problem as to whether or not it is suitable for imparting a function to the above-mentioned pallet in terms of heat resistance, strength, flatness, and the like.
As a result, among the elastomers, a silicone elastomer having specific characteristics not only has good heat resistance and strength, but also has good flatness on a non-shrinkable plate material such as a stainless steel material. It has been found that the present invention can be easily performed, and the present invention has been completed.
[0008]
That is, the present invention provides a method in which a thin substrate is mounted on a pallet obtained by laminating a silicone elastomer having the following characteristics on a non-stretchable support such as a stainless steel material, and a screen such as a metal mask is provided on the upper surface of the thin substrate. And performing printing using cream solder from above the screen.
The shear modulus measured at a frequency of 10 Hz and a temperature of 20 ° C. by a dynamic viscoelasticity measurement method is in a range of 5.0 × 10 5 to 5.0 × 10 6 Pa.
[0009]
By using the above pallet, even if fine unevenness is present on the thin substrate surface, the fine unevenness is absorbed by the silicon elastomer laminated on the support, so that the upper surface of the thin substrate and the screen The adhesion to the lower surface of the substrate is improved.
For this reason, even if it is a thin substrate, cream solder application can be performed with high dimensional accuracy.
Further, since the silicone elastomer in the present invention has a slight adhesive property, unlike a conventional method, there is no need to use a tape or the like to temporarily fix the pallet and the thin substrate, and only the silicone elastomer has a slight adhesive property. Thus, the thin substrate can be fixed to the pallet in the present invention.
[0010]
The non-stretchable support in the present invention includes a metal plate such as stainless steel, aluminum, an aluminum alloy, and a magnesium alloy: a plastic (FRP) plate such as an epoxy resin and a polyester resin containing glass fiber and other inorganic fibers, and the like. Although it can be used preferably, other materials, such as plywood and paperboard, may be used as long as they have sufficient mechanical strength and flatness and can form a layer of silicone elastomer well. Can be.
[0011]
The above non-stretchable support is not particularly limited in its thickness, but if it is too thin, not only can it not be practically used as a pallet support in the present invention due to problems such as handleability and mechanical strength. If the pallet does not withstand use in other processes or repeated use, and if the thickness is too large, the weight of the pallet increases and the handleability is rather deteriorated, it is generally about 0.5 to 3 mm, preferably 1 to 3 mm. About 2 mm is suitable.
[0012]
The silicone elastomer laminated on the support can be obtained by crosslinking a polyorganosiloxane having a siloxane skeleton shown in Chemical formula 1.
[0013]
Embedded image
In the above formula, R is an alkyl group, a vinyl group, a phenyl group, or a fluoroalkyl group, and n is an integer of 5,000 to 10,000. The two Rs may be the same or different, and all Rs of the n siloxane skeletons may be the same or different.
[0014]
Specific examples of the silicone elastomer include polydimethylsiloxane in which all of R is a methyl group, and one or two or more of a group in which a part of the methyl group is another alkyl group, a vinyl group, a phenyl group, a fluoroalkyl group, or the like. And various kinds of polyorganosiloxanes replaced by
These silicone elastomers may be of the same type alone or of a blend of two or more types.
[0015]
As the method for crosslinking the siloxane skeleton, known methods can be applied, for example, a method of crosslinking a methyl group or a vinyl group of a polyorganosiloxane by a radical reaction, and a method having a hydrolyzable functional group with a silanol-terminated polyorganosiloxane. A method of crosslinking by a condensation reaction with a silane compound, a method of crosslinking by an addition reaction of a hydroxyl group to a vinyl group, and the like can be given.
[0016]
The above silicone elastomer obtained by the above crosslinking method has a shear modulus of elasticity (hereinafter referred to as G ′) of 5.0 × 10 5 to 10 Hz measured by dynamic viscoelasticity at a frequency of 10 Hz and a temperature of 20 ° C. It is important to be within the range of 5.0 × 10 6 Pa.
If G ′ is less than 5.0 × 10 5 Pa, the silicone elastomer is too soft and the adhesion to the thin substrate mounted thereon becomes large, making it difficult to remove the thin substrate after applying (printing) cream solder. Become. Conversely, if G ′ exceeds 5.0 × 10 6 Pa, the silicone elastomer becomes too hard to absorb fine irregularities on the surface of the thin substrate, and the adhesion to the thin substrate mounted thereon is poor. Sufficient, and it becomes difficult to perform cream solder printing with high dimensional accuracy.
[0017]
In order to obtain a silicon elastomer having such dynamic viscoelasticity, the following method can be used.
By selecting the type and molecular weight of the polyorganosiloxane or adding a reinforcing filler, the composition and the degree of cross-linking of the silicone elastomer are appropriately adjusted, whereby the G 'in the above range can be obtained, or a commercially available silicon compound can be obtained. Can be G ′ in the above range by blending a plurality of.
[0018]
In the present invention, a general additive that is added to the silicone elastomer can be added within a range that does not impair the above characteristics (in other words, so as not to deviate from the value of G ′).
Examples of the additives include silicon oxides such as fumed silica, precipitated silica, and quartz powder; fillers such as diatomaceous earth and calcium carbonate; conductive materials such as carbon black and alumina; magnesium oxide, zinc oxide, and nitride. Thermal conductivity improvers such as boron and iron oxide: and the like.
[0019]
The above-mentioned silicone elastomer can be laminated on the above-mentioned non-stretchable support by a known method generally employed when joining the silicone elastomer with another material.
For example, a method in which an uncrosslinked silicone elastomer layer is formed after applying an appropriate primer treatment to the support to impart adhesiveness or compatibility with the silicone elastomer, and the layer is crosslinked (so-called vulcanization adhesion method), A method in which a crosslinked silicone elastomer sheet is adhered to a support with a silicone-based adhesive is exemplified.
[0020]
Since the silicon elastomer laminated by such a lamination method is firmly bonded to the support, it does not peel off during the process of applying cream solder (printing), and in order to align the thin substrate, Even if the pallet laminated with silicone elastomer is subjected to a punching process or the like, the processed end surface does not peel off, and even if it is repeatedly used for cream solder application (printing) (the cream solder application to the thin substrate is completed) If you remove this board and mount another uncoated thin board and apply cream solder repeatedly, you can use it in good condition without any damage, or apply cream solder (printing) It can be used afterwards in other processes (for example, a soldering process by a heating reflow soldering method or a mounting process for mounting a thin substrate) without any problem. It is used in such state.
[0021]
The thin substrate to be mounted on the silicon elastomer of the pallet having the above configuration may be flexible or non-flexible, may or may not have fine irregularities on the surface, and the material of the substrate is also particularly limited. Instead, they may be made of various plastics, fiber reinforced plastics, various polymer alloys, inorganic materials, and the like.
The thickness is not particularly limited, and may be from an ultra-thin (for example, about 1 μm) to a material having a certain thickness (for example, about 0.5 mm).
[0022]
In order to mount such a thin substrate on the pallet, the thin substrate is simply mounted on the silicon elastomer by utilizing the adhesiveness of the silicone elastomer used for the pallet, and the thin substrate is fixed well. It is not necessary to use a fixing tape or the like as in a conventional pallet.
[0023]
After being mounted on a pallet, a screen having holes formed in a portion where the cream solder is to be applied is set on a thin substrate.
This screen can use a metal mask or the like generally used as a screen for cream solder printing, but is not limited to this.It has chemical and mechanical strength, and supplies cream solder and scrapes with a squeegee. As long as it can withstand operations, even plastic, cardboard, etc. can be used favorably.
[0024]
The diameter of the hole formed in the screen is not particularly limited, but has a diameter such that the cream solder can migrate onto the thin substrate through the hole, and is located at a predetermined position on the substrate. It is important that the diameter is such that the cream solder is applied, and the optimum diameter is determined by the kinematic viscosity of the cream solder and the like.
[0025]
Then, the cream solder is supplied onto the above-mentioned screen, and the cream solder can be applied to a predetermined position by scraping the cream solder with a squeegee.
At this time, even if there are fine irregularities on the surface of the thin substrate, the fine irregularities are absorbed by the silicone elastomer of the pallet, so that the adhesiveness with the pallet is improved, and when the squeegee scrapes the screen, The cream solder transferred to the upper surface of the thin substrate through the hole formed in the substrate is applied with high dimensional accuracy on the substrate.
That is, in the present invention, since no gap is formed between the thin substrate and the screen, the cream solder that has passed through the hole of the screen does not wrap around to the back surface of the screen as in the related art. Thus, cream solder printing with high dimensional accuracy is realized.

【The invention's effect】
As described above, according to the method of the present invention, the silicon elastomer, which is a component of the pallet on which the thin substrate is mounted, absorbs fine irregularities existing on the surface of the thin substrate, and is set on the thin substrate. The adhesion between the screen and the thin substrate is enhanced, and screen printing with cream solder can be performed with high precision.
[0032]
Further, the silicone elastomer having specific properties used in the present invention is excellent in mechanical strength, heat resistance, durability and the like, and can be repeatedly used as a pallet for mounting a thin substrate.
[0033]
Furthermore, in the various other steps following the application of the cream solder of the present invention, the various steps can be completed in an extremely good state even when the thin substrate is used while being mounted.
