【発明の属する技術分野】
本発明は基板の表面状態を計測する計測方法、基板を保持する基板保持方法、基板を保持する基板保持装置及び露光装置に関するものである。

【従来の技術】
液晶表示デバイスや半導体デバイスは、マスク上に形成されたパターンを感光性の基板上に転写する、いわゆるフォトリソグラフィの手法により製造される。このフォトリソグラフィ工程で使用される露光装置は、マスクを支持するマスクステージと基板を支持する基板ステージとを有し、マスクステージ及び基板ステージを逐次移動しながらマスクのパターンを投影光学系を介して基板に転写するものである。このうち、液晶表示デバイスを製造する際には、基板として大型のガラス基板が用いられ、表示領域の大型化の要求からマスクステージと基板ステージとを同期走査しつつマスクのパターンを連続的に基板上に転写する走査型露光装置が主に用いられる。露光装置ではガラス基板の表面(被露光面)位置を投影光学系の焦点深度内に納めつつ露光処理する必要がある。そのため、従来より、上記大型のガラス基板に対して露光処理を行うに際し、斜入射反射型のオートフォーカス検出系を用いて基板ステージの基板ホルダに載置されているガラス基板表面のマトリクス状の複数点におけるZ軸方向の位置を予め検出し、この検出結果に基づいてガラス基板の表面形状データを求め、求めた表面形状データに基づいて、投影光学系の焦点深度内にガラス基板の表面位置が納まるようにガラス基板を支持する基板ステージの姿勢を調整しつつ走査露光処理が行われている。

ところで、ガラス基板の表面形状はこのガラス基板を保持する基板ホルダの保持面形状の影響を受ける。したがって、上記焦点深度内にガラス基板表面位置を効率良く納めるために基板ホルダの保持面形状(平面度)を予め求めておくことが効果的である。下記特許文献1には、基板の裏面で反射した反射光を検出することで基板ホルダの保持面形状を検出する技術が開示されている。また、下記特許文献2には、透明基板の表面位置を検出する際に裏面からの反射光が生じても広いダイナミックレンジで表面位置検出できる技術が開示されている。

【発明が解決しようとする課題】
上記従来技術はガラス基板の形状データを基板ホルダの保持面形状データとして代用する技術であるが、以下に述べる問題が生じる。
すなわち、ガラス基板は大型化に伴ってうねり(反りや波打ち状の凹凸変形)を発生しやすくなるが、ガラス基板にうねりが生じていると、ガラス基板の形状を基板ホルダの保持面形状に代用する方法では正確な保持面形状が得られなくなる。また、基板ホルダは多数の吸着穴を介してガラス基板を吸着保持する構成であるが、吸着むらによってもガラス基板にうねりが生じ、上述同様の問題が発生する。

また、基板ホルダは経時的に変形する場合があり、ガラス基板の大型化に伴って基板ホルダも大型化すると経時的な形状変化量は顕著となる。そのため、基板ホルダの保持面形状計測も定期的に行う必要が生じる。基板ホルダの保持面形状計測は、異なるガラス基板を用いて、あるいは異なる基板保持状態で行われる場合があり、個々のガラス基板でうねりの発生具合が異なっていたり、基板保持状態が異なっていると良好な計測再現性が得られず、保持面形状を精度良く計測することができない。

ガラス基板の形状データを代用せずに基板ホルダの保持面形状をオートフォーカス検出系で直接計測することも考えられるが、上述したように、基板ホルダの保持面は多数の吸着穴をはじめとする穴部を有しているとともに、低反射処理を施されているので、基板ホルダの保持面形状を直接計測することは困難である。

本発明はこのような事情に鑑みてなされたもので、基板や基板を保持する保持面の形状(平面度)に関する情報を容易に精度良く求めることができる計測方法、基板保持方法、基板保持装置及び露光装置を提供することを目的とする。

【課題を解決するための手段】
上記の課題を解決するため本発明は、実施の形態に示す図1〜図12に対応付けした以下の構成を採用している。
本発明の計測方法は、基板(P)を保持する保持面(1)に基板(P)を載置し、該基板(P)の表面状態を計測する計測方法において、基板(P)の表面(PS)に向けて相対的に移動可能な計測光(B)を照射し、基板(P)の表面(PS)と対向する裏面(PB)で反射した反射光(BB)の光量に基づいて、基板(P)と保持面(1)との接触状況を検出することを特徴とする。
また、本発明の基板保持方法は、基板(P)を保持する保持面(1)に基板(P)を載置し、該基板(P)を保持する基板保持方法において、基板(P)の表面(PS)に向けて相対的に移動可能な計測光(B)を照射し、基板(P)の表面(PS)と対向する裏面(PB)で反射した反射光(BB)の光量に基づいて、基板(P)と保持面(1)との接触状況を検出することを特徴とする。
本発明の基板保持装置(PH)は、基板(P)を保持する保持面(1)に基板(P)を載置し、該基板(P)を保持する基板保持装置において、基板(P)の表面(PS)に対して相対的に移動可能な計測光(B)を照射する照射部(67)と、基板(P)の表面(PS)と対向する裏面(PB)で反射した反射光(BB)を検出する受光部(68)と、受光部(68)で受光した反射光(BB)の光量に基づいて、基板(P)と保持面(1)との接触情報を検出する検出部(CONT)とを備えたことを特徴とする。
本発明の露光装置(EX)は、基板(P)に対してパターンを露光する露光装置において、基板(P)を保持する上記記載の基板保持装置(PH)を備えたことを特徴とする。

本発明によれば、例えば基板や保持面にうねり等の変形が生じている場合、基板に対して保持面が接している部分(接触部)と接していない部分(非接触部)とが発生するが、接触部における基板の裏面からの反射光の光量と、非接触部における基板の裏面からの反射光の光量とは異なる値となる。そこで、基板に対して相対的に移動させつつ計測光を基板の表面に照射し、基板を透過して裏面で反射した反射光の光量を計測することで、基板と保持面との接触状況を検出することができる。そして、計測光の基板に対する照射位置情報と検出した接触状況とに基づいて接触部及び非接触部それぞれの発生位置情報を求めることができ、この求めた発生位置情報に基づいて保持面に対する基板の浮き状態や保持面の形状に関する情報を精度良く求めることができる。具体的には、前記検出した接触状況と、基板裏面と保持面との接触部に相当する基板表面での反射光の位置の計測値とに基づいて、保持面に対する基板の浮き状態や保持面の形状を精度良く測定できる。

【発明の実施の形態】
以下、本発明の基板保持装置及び露光装置について図面を参照しながら説明する。図1は本発明の基板保持装置を備えた露光装置の一実施形態を示す概略斜視図であり、図2は概略構成図である。
図1及び図2において、露光装置EXは、パターンが形成されたマスクMを支持するマスクステージMSTと、感光基板Pを基板ホルダ(基板保持装置)PHを介して支持する基板ステージPSTと、マスクステージMSTに支持されたマスクMを露光光ELで照明する照明光学系ILと、露光光ELで照明されたマスクMのパターンの像を基板ステージPSTに支持されている感光基板Pに投影する投影光学系PLと、露光処理に関する動作制御を行う制御装置CONTと、制御装置CONTに接続された記憶装置MRYとを備えている。本実施形態において、投影光学系PLは複数(7つ)の投影光学系PLa〜PLgを有しており、照明光学系ILも投影光学系の数及び配置に対応して複数(7つ)の照明系モジュールを有している。感光基板Pはガラス基板に感光剤(フォトレジスト)を塗布したものである。

ここで、本実施形態に係る露光装置EXは、露光光ELに対してマスクMと感光基板Pとを同期移動して走査露光する走査型露光装置であって、所謂マルチレンズスキャン型露光装置を構成している。以下の説明において、投影光学系PLの光軸方向をZ軸方向、Z軸方向に垂直な方向でマスクM及び感光基板Pの同期移動方向をX軸方向(第1の方向、走査方向)、Z軸方向及びX軸方向と直交する方向をY軸方向(第2の方向、非走査方向)とする。また、X軸、Y軸、及びZ軸まわりのそれぞれの方向をθX、θY、及びθZ方向とする。

照明光学系ILは、不図示ではあるが、複数の光源と、複数の光源から射出された光束を一旦集合した後に均等分配して射出するライトガイドと、ライトガイドからの光束を均一な照度分布を有する光束(露光光)に変換するオプティカルインテグレータと、オプティカルインテグレータからの露光光をスリット状に整形するための開口を有するブラインドと、ブラインドを通過した露光光をマスクM上に結像するコンデンサレンズとを備えている。コンデンサレンズからの露光光は、マスクMを複数のスリット状の照明領域で照明する。本実施形態における光源には水銀ランプが用いられ、露光光としては、不図示の波長選択フィルタにより、露光に必要な波長であるg線(436nm)、h線(405nm)、i線(365nm)などが用いられる。

マスクMを支持するマスクステージMSTは移動可能に設けられており、一次元の走査露光を行うべくX軸方向への長いストロークと、走査方向と直交するY軸方向への所定距離のストロークとを有している。図2に示すように、マスクステージMSTにはマスクステージ駆動部MSTDが接続されており、マスクステージMSTは、マスクステージ駆動部MSTDの駆動により、X軸方向及びY軸方向に移動可能である。マスクステージ駆動部MSTDは制御装置CONTにより制御される。

図1に示すように、露光装置EXは、マスクMを支持するマスクステージMSTのX軸方向における位置を検出するXレーザ干渉計10xと、マスクステージMSTのY軸方向における位置を検出するYレーザ干渉計10yとを備えている。マスクステージMSTの−X側の端縁にはY軸方向に延在するX移動鏡11xが設けられ、−Y側の端縁にはX移動鏡11xに直交するようにX軸方向に延在するY移動鏡11yが設けられている。X移動鏡11xにはXレーザ干渉計10xが対向して配置されており、Y移動鏡11yにはYレーザ干渉計10yが対向して配置されている。Xレーザ干渉計10xはX移動鏡11xにレーザ光を照射しX移動鏡11xとの距離を検出する。Yレーザ干渉計10yはY移動鏡11yにレーザ光を照射しY移動鏡11yとの距離を検出する。レーザ干渉計10x、10yの検出結果は制御装置CONTに出力され、制御装置CONTはレーザ干渉計10x、10yの検出結果に基づいて、マスクステージMST(ひいてはマスクM)のX軸及びY軸方向における位置を求める。また、Xレーザ干渉計(もしくはYレーザ干渉計)を複数設けておくことにより、マスクステージMSTのθZ方向の回転量を求めることができる。制御装置CONTは、レーザ干渉計10x、10yの出力からマスクステージMSTの位置(姿勢)をモニタし、マスクステージ駆動部MSTDを制御することでマスクステージMSTを所望の位置(姿勢)に設定する。

マスクMを透過した露光光ELは、投影光学系PLa〜PLgのそれぞれに入射する。投影光学系PLa〜PLgは、マスクMの照明領域に存在するパターン像を感光基板Pに投影露光するものであり、各照明系モジュールに対応して設けられている。図1に示すように、複数の投影光学系PLa〜PLgのうち、投影光学系PLa、PLc、PLe、PLgと投影光学系PLb、PLd、PLfとが2列に千鳥状に配列されている。これら各投影光学系PLa〜PLgは照明系モジュールから射出しマスクMを透過した複数の露光光ELを透過させ、基板ステージPSTに載置されている感光基板Pの表面(被露光面)PSにマスクMのパターン像を投影する。

感光基板Pを支持する基板ステージPSTは基板ホルダPHを有しており、基板ホルダPHを介して感光基板Pを保持する。基板ステージPSTは、マスクステージMSTと同様に、一次元の走査露光を行うべくX軸方向に長いストロークと、走査方向と直交するY軸方向にステップ移動するための長いストロークとを有しており、図2に示すように、この基板ステージPSTをX軸方向及びY軸方向に移動する基板ステージ駆動部PSTDを備えている。基板ステージ駆動部PSTDは制御装置CONTにより制御される。更に、基板ステージPSTはZ軸方向、及びθX、θY、θZ方向にも移動可能となっている。

図1に示すように、露光装置EXは、感光基板Pを支持する基板ステージPSTのX軸方向における位置を検出するXレーザ干渉計20xと、基板ステージPSTのY軸方向における位置を検出するYレーザ干渉計20yとを備えている。基板ステージPSTの−X側の端縁にはY軸方向に延在するX移動鏡21xが設けられ、−Y側の端縁にはX移動鏡21xに直交するようにX軸方向に延在するY移動鏡21yが設けられている。X移動鏡21xにはXレーザ干渉計20xが対向して配置されており、Y移動鏡21yにはYレーザ干渉計20yが対向して配置されている。Xレーザ干渉計20xはX移動鏡21xにレーザ光を照射しX移動鏡21xとの距離を検出する。Yレーザ干渉計20yはY移動鏡21yにレーザ光を照射しY移動鏡21yとの距離を検出する。レーザ干渉計20x、20yの検出結果は制御装置CONTに出力され、制御装置CONTはレーザ干渉計20x、20yの検出結果に基づいて、基板ステージPST(ひいては感光基板P)のX軸及びY軸方向における位置を求める。また、Xレーザ干渉計(もしくはYレーザ干渉計)を複数設けておくことにより、基板ステージPSTのθZ方向の回転量を求めることができる。制御装置CONTは、レーザ干渉計20x、20yの出力から基板ステージPSTの位置(姿勢)をモニタし、基板ステージ駆動部PSTDを制御することで基板ステージPSTを所望の位置(姿勢)に設定する。

図3は基板ホルダPHの平面図である。図3に示すように、基板ホルダPHは感光基板Pを保持する保持面1を有している。感光基板Pは保持面1に載置されるようになっている。また、保持面1にはチャック機構としての複数の吸着穴2が設けられている。吸着穴2は保持面1に一様に複数設けられており、これら吸着穴2のそれぞれは流路を介してバキューム装置(真空ポンプ)3に接続されている。バキューム装置3が駆動することにより、保持面1に載置された感光基板Pが吸着穴2により吸着保持される。

複数の吸着穴2は複数のエリアに分割されている。本実施形態において、複数の吸着穴2はエリアAR1〜AR4の4つのエリアに分割されている。そして、これらエリアAR1〜AR4のそれぞれに設けられている吸着穴2に対応して複数(4つ)のバキューム装置3が設けられている。なお、分割するエリアの数は4つに限らず任意の数でよい。複数のバキューム装置3それぞれの吸引動作は制御装置CONTに個別に制御されるようになっている。基板ホルダPHはこれら複数のエリアAR1〜AR4に分割された吸着穴2(バキューム装置3)により、感光基板Pの裏面PBを複数の部分に分割してチャックする。制御装置CONTは、バキューム装置3(エリア毎の吸着穴2)のそれぞれによる吸着力、吸着速度(単位時間あたりに吸引するガス量)、及び吸着動作を開始するタイミングを個別に制御可能である。したがって、保持面1に感光基板Pが載置された際、感光基板Pの裏面PBは複数のエリアAR1〜AR4のそれぞれで異なる吸着状態で吸着保持されるようになっている。

また、基板ホルダPHは、感光基板Pを保持面1に対して昇降するリフトピン(昇降部)4を備えている。リフトピン4は保持面1に対して出没可能に設けられており、感光基板Pの裏面(下面)PBを支持して上昇及び下降可能に設けられている。リフトピン4は保持面1に設けられた穴部4Aに配置可能となっている。本実施形態において、リフトピン4及びこれに対応する穴部4Aは4箇所に設けられている。

図4はリフトピン4の昇降動作を示す模式図である。図4(a)に示すように、リフトピン4が感光基板Pの下面を支持しつつ保持面1より上昇することにより、感光基板Pは保持面1より上昇する。一方、図4(b)に示すように、リフトピン4が保持面1より下降して穴部4Aに配置されることにより、リフトピン4に支持されていた感光基板Pは保持面1に載置される。

なお、基板ホルダPHに対する感光基板Pのロード及びアンロードはリフトピン4を介して行われる。基板ホルダPHに感光基板Pをロードする際には、まず、基板ホルダPHよりリフトピン4が上昇するとともに、感光基板Pを保持して搬送可能な不図示の搬送装置が基板ホルダPHの保持面1より高く上昇したリフトピン4の先端に感光基板Pを載置する。次いで、搬送装置が基板ホルダPHより退避する。そしてリフトピン4が下降することにより、感光基板Pは基板ホルダPHの保持面1に保持される。ここで、リフトピン4の先端には吸着部(真空吸着孔)が設けられており、リフトピン4は感光基板Pの下面を吸着保持する。そして、保持面1に載置された感光基板Pは吸着穴2に吸着保持される。一方、基板ホルダPHから感光基板Pをアンロードする際には、吸着穴2による感光基板Pに対する吸着が解除されるとともに、リフトピン4が上昇し感光基板Pと基板ホルダPHの保持面1とを離間する。そして、基板ホルダPHと離間した感光基板Pに対して搬送装置がアクセスし、感光基板Pの下面を支持して水平方向に移動することにより、感光基板Pは基板ホルダPHからアンロードされる。

基板ホルダPHの保持面1は低反射表面処理されている。具体的には、保持面1には、例えばブラックアルマイトなど低反射性を有する材料層(皮膜)が設けられている。なお、低反射表面処理として、ブラックアルマイトに限らず、低反射性を有する黒色材料あるいは黒色以外の有色材料からなる皮膜を設けるようにしてもよい。また、低反射表面処理としては、低反射性を有する材料からなる皮膜を設ける以外に、例えば、保持面1を粗面にする処理であってもよい。表面を粗く形成することにより照射された光は散乱し、これにより粗面からなる低反射処理面はこの低反射処理面以外の部分に比べて低反射性を有する。また、本実施形態ではリフトピン4及び穴部4Aの数は4つであるが、感光基板Pを昇降可能であれば任意に設定可能である。

図1及び図2に戻って、2列に配置されている投影光学系PLa、PLc、PLe、PLgと、投影光学系PLb、PLd、PLfとの間には、感光基板Pに対向し、この感光基板PのZ軸方向における位置を検出する基板側オートフォーカス検出系(AF検出系)60と、マスクMに対向し、このマスクMのZ軸方向における位置を検出するマスク側オートフォーカス検出系70とが設けられている。基板側AF検出系60及びマスク側AF検出系70のそれぞれは、Y軸方向に複数並んで配置されている。ここで、複数の基板側AF検出系60及びマスク側AF検出系70は、図1に示すようにハウジングHに支持されてユニット化されている。以下の説明において、ハウジングHに支持されたAF検出系60、70、及びアライメント系ALを、適宜「オートフォーカスユニット(AFユニット)」と称する。

図5はAFユニットUの斜視図である。図5に示すように、基板側AF検出系60(60a〜60g)は、非走査方向であるY軸方向に複数、本実施形態では7つ並んで設けられている。複数の基板側AF検出系60a〜60dのそれぞれはY軸方向に等間隔で並んで配置されている。7つの基板側AF検出系60a〜60gは、2列に配置されている投影光学系PLa、PLc、PLe、PLgと、投影光学系PLb、PLd、PLfとの間において、この投影光学系PLa〜PLgの投影領域の並び方向に沿うように配置されている。基板側AF検出系60a〜60gは、基板ステージPSTに支持された感光基板Pに対向する位置に設けられており、感光基板Pの露光面に直交する方向、すなわちZ軸方向における位置をそれぞれ検出する。

基板側AF検出系60a〜60gのそれぞれの検出結果は制御装置CONTに出力され、制御装置CONTは基板側AF検出系60a〜60gの検出結果に基づいて、感光基板PのZ軸方向における位置を求める。更に、基板側AF検出系60a〜60gはY軸方向において2次元的に配置されているので、制御装置CONTは複数の基板側AF検出系60a〜60gの検出結果に基づいて、感光基板PのθX方向における姿勢を求めることができる。なお、複数の基板側AF検出系60a〜60gをX軸方向にずらして配置することにより、制御装置CONTは感光基板PのθY方向における姿勢を求めることもできる。制御装置CONTは、求めたZ軸方向における位置、及びθX(θY)方向における姿勢に基づいて、基板ステージ駆動部PSTDを駆動し、感光基板PのZ軸方向における位置の調整、及びθX(θY)方向における姿勢の調整、すなわちレベリング調整を行う。

また、AFユニットUには、複数のマスク側AF検出系70(70a〜70d)が設けられている。本実施形態において、マスク側AF検出系は70a〜70dの4つ設けられている。マスク側AF検出系70a〜70dは、マスクステージMSTに支持されたマスクMに対向する位置に設けられており、マスクMのパターン形成面に直交する方向、すなわちZ軸方向における位置をそれぞれ検出する。複数のマスク側AF検出系70a〜70dのそれぞれはY軸方向に等間隔で並んで配置されている。

図6は基板側AF検出系60aを示す概略構成図である。なお、他の基板側AF検出系60b〜60g、及びマスク側AF検出系70a〜70dも、AF検出系60aと同等の構成である。
図6に示すように、AF検出系60aは、AF用計測光Bを射出するLEDからなるAF用光源61と、光源61から射出した計測光Bが入射される送光レンズ系62と、送光レンズ系62を通過した光を、計測対象である感光基板P(あるいはマスクM)に斜め方向から導くミラー63と、ミラー63を介して照射された計測光Bに基づき感光基板Pで発生した反射光を受光レンズ系65に導くミラー64と、受光レンズ系65を通過した光を受光する撮像素子(CCD)66とを備えている。送光レンズ系62は、計測光Bを例えばスリット状に整形してから感光基板Pに照射する。そして、計測対象である感光基板PのZ軸方向における位置がΔZ変位すると、斜め方向から照射されたスリット状の計測光は、撮像素子66におけるX軸方向における結像位置をΔX変位させる。撮像素子66の撮像信号は制御装置CONTに出力され、制御装置CONTは撮像素子66による撮像位置の基準位置に対する変位量ΔXに基づいて感光基板PのZ軸方向における変位量ΔZを求める。ここで、受光レンズ系65の入射面から射出面側への倍率がN倍に設定されていると、撮像素子66は感光基板Pの変位ΔZに対してN倍の感度で検出可能となる。

上記AF検出系60aでは、光源61、送光レンズ系62、及びミラー63がAF検出系の送光系(照射部)67を構成しており、ミラー64、受光レンズ系65、及び撮像素子66がAF検出系の受光系(受光部)68を構成している。受光系68(撮像素子66)は計測光(反射光)の結像位置に関する情報を検出可能であるとともに、計測光(反射光)の光量に関する情報を検出可能である。そして、基板ステージPSTの移動により送光系67は感光基板Pの表面PSに対して相対移動しつつ計測光Bを入射角αの斜め方向から照射する。感光基板Pに照射された計測光Bは感光基板Pの表面PS及び表面PSに対向する裏面PBで反射する。受光系68は感光基板Pの表面PSでの反射光BS及び裏面PBでの反射光BBを受光可能である。受光系68(撮像素子66)の受光結果は制御装置CONTに出力される。検出部としての制御装置CONTは受光系68の受光結果のうち、反射光BBの光量に基づいて、感光基板Pと保持面1との接触情報を検出するようになっている。

ここで、表面反射光BSと裏面反射光BBとは同時に発生するが、予め受光系68に入射する位置を求めておくことによりこれら反射光BS、BBを判別することができる。また、両反射光BS、BBは強度(光量)が異なるため容易に判別できる。

感光基板Pの表面PSに対してY軸方向に相対移動しつつ照射された計測光Bは、感光基板Pの表面PSで反射するとともに感光基板Pを透過して裏面PBで反射する。表面PSで反射した表面反射光BS及び裏面PBで反射した裏面反射光BBは受光系68に受光される(ステップS3)。

すなわち、制御装置CONTは、感光基板Pに対して相対移動しつつ計測光Bを照射し、裏面反射光BBの光量変化に基づいて、感光基板Pの裏面PBと基板ホルダPHの保持面1との接触部C1及び非接触部C2を検出する。
