【発明の属する技術分野】
本発明は、プラズマCVD法によって製造され、太陽電池あるいはセンサ等に適用されるシリコン光起電力素子及びその製造方法に関する。

【従来の技術】
近年、地球環境問題の観点から、クリーンな発電システムである太陽電池が注目されている。太陽電池には、シリコン系薄膜を光電変換層として用いた光起電力素子が使用されており、光起電力素子としては、非晶質シリコンからなるものを用いることがある。その非晶質シリコンは、通常、原料ガスとしてシランあるいはジシラン等の水素化珪素ガスを用いるプラズマCVD法によって製造され、その際、プラズマの発生には、通常、周波数13.56MHzの高周波電源が最も一般的に用いられる。このような非晶質シリコンは、200℃以下の低温でガラス、金属あるいはプラスチック等の安価な基板上に製膜することができ、かつ、大面積製膜が可能であることを最大の特徴としており、この特徴が活かされて、非晶質シリコン系太陽電池は、量産時の低コスト化の可能性を有している。そのようなことから、単結晶シリコンあるいは多結晶シリコンからなるバルクシリコン型太陽電池を凌駕するものとして期待され、開発が進められている。

しかし、非晶質シリコン系太陽電池に光を照射すると光電変換層であるi層内に欠陥が発生し、光キャリアがトラップされるため、光電変換効率が初期状態と比較して、1割から3割程度低下する光劣化現象(いわゆるステブラーロンスキー効果)が生じ、実用化上の大きな問題となっている。光劣化現象のメカニズムについては種々の研究が精力的に行われているにもかかわらず、完全には解明されていないため、その抜本的な解決策が確立されていないのが実情である。

これに対し、近年、光電変換層として非晶質シリコンの代わりに微結晶シリコンを用いる試みが報告されている(J. Meier et a1., Mat. Res. Soc. Symp. Proc. Vo.420. P3(1996))。この文献によると、周波数110MHzのVHF帯の電源を用いた高周波プラズマCVD法により形成された微結晶シリコンからなるpin型の光電変換素子は、非晶質シリコンのような光劣化現象を伴わないとされている。
なお、ここで、微結晶シリコンとは、非晶質シリコン以外のシリコンを意味するものであり、多結晶シリコンや非晶質を含んだ結晶質シリコンも含まれる。

図1に、特許文献1に記載された、微結晶シリコンを用いたシリコン光起電力素子の層構造を示す。このシリコン光起電力素子10は、透光性基板1上に、金属酸化物からなる透明電極層2、結晶質p型半導体層3、実質的に真性な結晶質光電変換層4、結晶質n型半導体層5及び裏面電極層6が順に接するものである。そして、この光起電力素子10は、光が透光性基板1の側から入射するようにされている。
上述した光起電力素子10においては、光電変換特性を高めるために、結晶質p型半導体層3あるいは結晶質n型半導体層4の少なくとも一方を微結晶シリコンカーバイトと微結晶シリコンカーバイトとの混晶とすることもできる(特許文献2参照)。

微結晶シリコンを用いるシリコン光起電力素子では、その素子構造から、光透過性を有しないもの(例えば、ステンレス等)を基板として構成され、基板と反対側から光が入射するサブストレート型素子と、ガラスに代表される光透過性を有するものを基板として構成され、基板側から光を入射するスーパーストレート型素子とに大別できるが、図1の光起電力素子は、スーパーストレート型である。スーパーストレート型は、非晶質シリコンと同様の集積型モジュールを構成できる特徴を有する。

なお、本明細書においては、シリコン光起電力素子を光起電力素子、透光性基板を基板、結晶質p型半導体層を結晶質p層、実質的に真性な結晶質光電変換層を結晶質i層、結晶質n型半導体層を結晶質n層ということがある。また、実質的に真性な結晶質光電変換層における「実質的」とは、結晶質光電変換層は極微量に不純物を含んでいるため、僅かにn型もしくはp型の性質を示す場合があることを意味している。

このような光起電力素子を製造するときに行われる高周波プラズマCVD法は、基本的には、非晶質シリコンの製膜に採用されていた方法を採用できる。したがって、微結晶シリコンを用いた光起電力素子は、既存のプラズマCVD装置を流用して製造できる上に、光劣化現象を伴わないという長所を有している。
また、光電変換層として微結晶シリコンを用いた光起電力素子は、非晶質シリコンを用いた光起電力素子と比較して、分光感度スペクトルのピークが長波長側に存在するため、非晶質シリコンをトップセル、微結晶シリコンをボトムセルの光電変換層とする積層型の光起電力素子、いわゆるタンデム化によって光電変換効率を高めることも可能である。

【発明が解決しようとする課題】
図1に示すような微結晶シリコン光起電力素子において、結晶質p層3は、通常、シランSiH4 あるいはジシランSi2H6等の水素化珪素ガス、水素H2 及びジボランB2H6を原料ガスとするプラズマCVD法によって形成されるが、それと同じ条件でガラス基板上に形成した結晶質p層から求めた光学的禁制帯幅は、1.7〜1.8eVにとどまっていた。そのため、pin型の光起電力素子を形成した場合、結晶質i層4内に生じる拡散電位の大きさが十分ではなかった。したがって、光電変換素子としての開放電圧が小さく、また短絡電流も小さいため、光電変換効率が小さいという問題点があった。
また、特許文献2に記載された光起電力素子でも光電変換効率が十分に高くならないことがあった。つまり、結晶質p層あるいは結晶質n層にシリコンカーバイドを含んでも、光学的禁制帯幅が1.8eV未満の場合には光電変換特性が十分に高くならなかった。

本発明は、上記課題を解決するためになされたものであって、その目的は、結晶質p層の光学的禁制帯幅を拡大するとともに、開放電圧を向上させて光電変換特性に優れたシリコン光起電力素子及びその製造方法を提供することにある。

【課題を解決するための手段】
本発明のシリコン光起電力素子は、結晶質p型半導体層、実質的に真性な結晶質光電変換層、結晶質n型半導体層が順に接する結晶シリコン層を有し、開放電圧が0.50V以上であるシリコン光起電力素子であって、
前記結晶質p型半導体層は、珪素、ホウ素、炭素を含み、光学的禁制帯幅が1.8eV以上であることを特徴としている。
また、本発明のシリコン光起電力素子の製造方法は、プラズマCVD法で結晶質p型半導体層、実質的に真性な結晶質光電変換層、結晶質n型半導体層を順に積層する結晶シリコン層積層工程を有するシリコン光起電力素子の製造方法において、
前記結晶シリコン層積層工程では、前記結晶質p型半導体層を、水素化珪素ガス、水素ガス、ホウ素含有ガス及び炭化水素ガスを原料ガスとするプラズマCVD法で形成して、その光学的禁制帯幅を1.8eV以上にし、シリコン光起電力素子の開放電圧を0.50V以上にすることを特徴としている。
ここで、光学的禁制帯幅とは、ガラス基板上に形成した結晶質p型半導体層の屈折率をn、吸収係数をαとしたときの(nαhν)1/3とhνとのプロット(但し、hはプランク定数、νは波数を示す)から求められる値である。

このように、本発明では、結晶質p型半導体層を形成する際に原料ガスとして水素化珪素ガス、水素、ホウ素含有ガスの他に炭化水素ガスを添加して、結晶質p型半導体層に珪素、炭素、ホウ素を含有させるので、結晶質p型半導体層の光学的禁制帯幅が拡大し、シリコン光起電力素子の開放電圧が向上する。そして、結晶質p型半導体層の光学的禁制帯幅を1.8eV以上とするため、拡散電位が十分に大きくなり、シリコン光起電力素子の開放電圧が0.5V以上となり、光電変換特性に優れている。

【発明の実施の形態】
以下、添付の図面を参照して本発明の好ましい実施の形態について説明する。(第1の実施形態例)
以下、添付の図面を参照して本発明に係る第1の実施形態例について説明する。本実施形態例のシリコン光起電力素子は、従来の技術の欄で記載した図1の光起電力素子と同様の層構造を有している。すなわち、本実施形態例の光起電力素子10は、基板1上に、透明電極層2、結晶質p層3、結晶質i層4、結晶質n層5及び裏面電極層6が順に接して構成されたスーパーストレート型素子であり、結晶質p層3、結晶質i層4、結晶質n層5が微結晶シリコンからなるものである。
この光起電力素子において、開放電圧は0.5V以上である。また、結晶質p層3の光学的禁制帯幅は1.8eV以上である。光起電力素子10の開放電圧が0.5V以上であり、結晶質p層3の光学的禁制帯幅は1.8eV以上であることで、光電変換効率を高くすることができる。

以下に、本実施形態例の光起電力素子の製造方法について説明する。
まず、ガラスからなる基板1上に透明電極層2をCVD法またはスパッタ法等のPVD法により形成する。次いで、結晶シリコン層積層工程において、透明電極層2上に、結晶質p層3、結晶質i層4、結晶質n層5を順に製膜する。次いで、結晶質n層5上に、Al、Ag、Ti、Ni、Cr、Cuあるいはそれらの合金からなる裏面電極層6を、真空蒸着法またはスパッタ法等の物理蒸着法によって形成して光起電力素子を得る。
以下、上述した製造方法をより詳細に説明する。

上述した光起電力素子の製造方法において、透明電極層2としては、ITO、フッ素(F)をドープした酸化スズ(SnO2 )あるいはアルミニウム(Al)またはガリウム(Ga)をドープした酸化亜鉛(ZnO)等の金属酸化物が使用される。

結晶シリコン層積層工程において、結晶質p層3を製膜する際には、プラズマCVD法を採用する。図2に、プラズマCVD法で微結晶シリコン膜を製膜するプラズマCVD装置の概略模式図を示す。図2に示すプラズマCVD装置は、ステンレス製の真空容器101と、ガス混合箱102と、基板ヒーター103と、放電用電極104と、真空ポンプ105等とを具備して概略構成される。ここで、基板ヒーター103は、製膜面が下側となるように基板1を密着保持する基板ホルダー107を備えている。また、基板ヒーター103には、図示しない温度センサが取付けられており、基板1の温度を間接又は直接的に検出するようになっている。温度センサは図示しない制御器の入力部に接続されており、温度検出信号が制御器に入力されると、これに基づいて制御器が基板ヒーター103への給電量を制御するようになっている。
また、放電用電極104は、基板ヒーター103と対向するように配置されているとともに、同軸ケーブル108を介してインピーダンス整合器109及び高周波電源110に接続されている。

上記プラズマCVD装置を用いた結晶質p層3の製膜方法では、まず、脱脂洗浄及び乾燥した基板1を真空容器101に導入し、基板ホルダー107を介して基板ヒーター103に密着させる。次いで、真空ポンプ105により、排気管111を介して真空容器101内を1.33×10−4Pa(1×10−6Torr)以下に排気する。次いで、原料ガス導入管112を介して、原料ガスを所定流量、ガス混合箱102に導入する。その際、原料ガスの流量は、図示しないマスフローコントローラによって制御される。
次いで、図示しない圧力調整弁により真空容器101内を所定の圧力に調整するとともに、基板ヒーター103に通電加熱して、基板1を所定温度に加熱する。
そして、基板温度及び圧力が安定した後に、高周波電源110から所定周波数の高周波電力を放電用電極104に供給し、プラズマを発生させて、基板1の表面に結晶質p層3を製膜する。その際、反射電力が最小となるようにインピーダンス整合器109を調整する。所定時間製膜した後、原料ガスを排気するとともに、基板1を冷却する。

上述した製膜方法において、基板温度は、基板1にガラス等の安価な材質が使用可能になることから500℃以下であることが望ましい。また、基板温度の下限値を100℃とすることが好ましい。基板温度を100℃未満に設定すると基板表面に吸着した製膜に関与するシリコン系ラジカルの表面拡散が不十分となるため、結晶性が良好な微結晶シリコンが十分に成長しないことがある。

原料ガスとしては、少なくともシリコンを含むガス、具体的にはシラン、ジシラン等の水素化珪素ガス、水素ガス、エタンCH4、エチレンC2H4、アセチレンC2H2などの炭化水素ガス、さらには、ドーピング元素としてB2H6、BF3 等のホウ素含有ガスを用いる。
原料ガスの組成比は、形成される結晶質p層3の光学的禁制帯幅が1.8eVになるようにされている。光学的禁制帯幅は、水素化珪素ガス/炭化水素ガスの流量比や水素化珪素ガス/水素ガスの流量比などによって変化するが、水素化珪素ガス/炭化水素ガスの流量比の方が変化が大きい。

上記原料ガスにおいて、水素化珪素ガスの流量に対する水素の流量比は、5倍以上100倍以下が望ましい。水素の流量比が5倍未満の場合、水素ラジカルの発生量が少ないため、成長中の膜表面のダングリングボンドの終端が不十分になることがある。その結果、製膜に関与するシリコン系ラジカルの表面拡散が不十分となり、良好な結晶性を有する微結晶シリコンが十分に成長しないことがある。一方、水素の流量比が100倍を超える場合、微結晶シリコンは成長するものの、製膜に関与するシリコン系ラジカルが少ないため、その製膜速度が極めて小さくなる。したがって、非晶質シリコンよりも厚い光電変換層を必要とする微結晶シリコン系光起電力素子では、産業利用上、生産性が著しく低下する。

原料ガスを導入しているときの真空容器101内の圧力は、13.3Pa以上665Pa以下が望ましい。圧力が13.3Pa未満の場合、製膜に関与するシリコン系ラジカルが少ないため、製膜速度が極めて小さくなり、産業利用上、生産性が著しく低下する。一方、圧力が665Paを超える場合、製膜中に気相中で粉が生じ易くなる。製膜中に発生した粉が膜中に取り込まれると、微結晶シリコンの膜質を極端に低下させる他、真空容器101の開放保守の頻度を高める等の悪影響を及ぼす。

高周波電源110の周波数は10MHz以上300MHz以下が望ましい。周波数が10MHz未満の場合、プラズマ密度が低く、プラズマ中で励起される水素ラジカルが少ないため、成長中の膜表面のダングリングボンドの終端が不十分になることがある。その結果、製膜に関与するシリコン系ラジカルの表面拡散が不十分になり、微結晶シリコンの結晶化が促進されないことがある。一方、周波数が300MHzを超える場合、放電用電極104内での電圧分布が大きくなり、プラズマが不均一になる結果、均一な放電が困難となり、膜厚の分布が大きくなるおそれがある。

このようにして製膜された結晶質p層3の光学的禁制帯幅は1.8eV以上である。結晶質p層3の光学的禁制帯幅が1.8eV以上であることにより、光起電力素子の結晶質i層4内に生じる拡散電位が十分に大きくなり、光電変換効率が高くなる。
ここで、結晶質p層3の光学的禁制帯幅の評価方法について説明する。光学的禁制帯幅の評価方法では、まず、上述した方法でガラス基板上に形成した結晶質p層3について、分光光度計を用いて透過率及び反射率の波長分散を計測し、そのデータから吸収係数αのエネルギー依存性を求める。そして、別途求めた結晶質p層3の屈折率nを用い、(nαhν)1/3を縦軸、hνを横軸(但し、hはプランク定数、νは波数を示す)を横軸にとってプロットする。そのプロットしたグラフにおいて、プロットの直線部分を外挿した時のX切片の値(この値はエネルギー値)が光学的禁制帯幅である。
このような評価方法によれば、正確な光学的禁制帯幅を求めることが可能である。

結晶質p層3を製膜する際には、結晶質p層3の膜厚を5nm以上100nm以下にすることが望ましい。結晶質p層3の膜厚を5nm未満にすると、部分的に透明電極層2が露出した状態、いわゆる島状成長となるおそれがある。この場合、結晶質p層3が製膜されていない部分は、正常な半導体pn接合が形成されないため、光起電力素子10としての特性が著しく低下する。一方、結晶質p層3の膜厚を100nm超にすると、光入射側の層である結晶質p層3での光吸収が大きくなり、光電変換層である結晶質i層4へ到達する光量が減少するため、光起電力素子としての短絡電流が低下することがある。

結晶シリコン層積層工程における結晶質i層4および結晶質n層5の製膜方法は、上述した結晶質p層3の製膜方法と以下のことを除いて同様である。すなわち、結晶質i層4を製膜する際には、上記原料ガスにドーピング元素であるホウ素含有ガスおよび炭化水素ガスを添加しない。また、結晶質n層5を製膜する際には、上記原料ガスに炭化水素ガスを添加せず、ドーピング元素としてホウ素含有ガスの代わりにPH3 等のリン含有ガスを添加する。
また、結晶質i層4の膜厚は、透明電極層2、結晶質p層3及び結晶質i層4の表面形状に依存する光閉じ込め状態にもよって異なるが、1000nm以上10000nm以下(1μm〜10μm)にすることが望ましい。結晶質i層4の膜厚を1000nm(1μm)未満にすると、入射光を十分に吸収できなくなるため、光起電力素子としての短絡電流が小さくなることがある。一方、結晶質i層4の膜厚を10000nm(10μm)超にすると、結晶質i層4に生じる内部電界が弱くなり、光起電力素子としての開放電圧が低下することがある上に、製膜時間が長くなる。このように品質および生産性が低くなると、実用性が低下する。

結晶質n層5の膜厚は、5nm以上100nm以下にすることが望ましい。結晶質n層5の膜厚を5nm未満にすると、部分的に結晶質i層4が露出した状態、いわゆる島状成長となる。この場合、結晶質n層5が製膜されていない部分は、正常な半導体pn接合が形成されないため、光起電力素子としての特性が著しく低下するおそれがある。一方、結晶質n層5の膜厚を100nm超にすると、結晶質n層5での光吸収量が大きくなるため、裏面電極層6で反射した光を有効に利用できず、光起電力素子としての短絡電流が低下することがある。
裏面電極層6は、結晶質i層4を透過した光を充分に反射できるようにするために、膜厚を200nm以上にすることが望ましい。

上述した光起電力素子は、pin構造を1つ有するいわゆるシングル型光起電力素子であったが、本発明はこれに限定されず、微結晶pin構造の層の上に非晶質pin構造の層をさらに設けることもできる。以下に、微結晶pin構造の層の上に非晶質pin構造の層をさらに設けた第2の実施形態例について説明する。

(第2の実施形態例)
第2の実施形態例の光起電力素子は、非晶質シリコン系セルをトップセル、微結晶シリコン系セルをボトムセルとするタンデム型光起電力素子である。
図3に、第2の実施形態例の光起電力素子の構造を示す。この光起電力素子は、基板1上に、透明電極層2、非晶質p型半導体層11(以下、非晶質p層11という)、実質的に真性な非晶質光電変換層12(以下、非晶質i層12という)、非晶質n型半導体層13(以下、非晶質n層13という)、結晶質p層3、結晶質i層4、結晶質n層5及び裏面電極層6が順に接して構成される。この光起電力素子は、光は基板1の側から入射するようにされている。
この光起電力素子において、非晶質p層11、非晶質i層12、非晶質n層13は、非晶質シリコンを主成分とするものである。また、この光起電力素子の開放電圧は1.40V以上であり、結晶質p層3の光学的禁制帯幅は1.8eV以上である。
なお、第1の実施形態例の光起電力素子と共通する構成要素である透明電極層2、結晶質p層3、結晶質i層4、結晶質n層5及び裏面電極層6については説明を省略する。

次に、本実施形態例の光起電力素子の製造方法について説明する。
まず、ガラスからなる基板1上に透明電極層2をCVD法またはスパッタ法等のPVD法により形成する。次いで、透明電極層2上に、非晶質p層11、非晶質i層12、非晶質n層13を順に製膜する。そして、非晶質n層13の上に、第1の実施形態例で示したのと同様の製膜方法で、結晶質p層3、結晶質i層4、結晶質n層5を順に製膜する。次いで、結晶質n層5上に、Al、Ag、Ti、Ni、Cr、Cuあるいはそれらの合金からなる裏面電極層6を、真空蒸着法またはスパッタ法等の物理蒸着法によって形成して光起電力素子を得る。

上述した製造方法において、非晶質p層11、非晶質i層12、非晶質n層13を製膜する際には、プラズマCVD法が採用され、結晶質p層3、結晶質i層4、結晶質n層5を製膜する図2に示したプラズマCVD装置を用いることができる。

上述した製造方法で製膜された非晶質p層11は、膜厚が5nm以上50nm以下であることが望ましい。非晶質p層11の膜厚が5nm未満であると、部分的に非晶質p層11が形成されず、透明電極層2が露出した状態、いわゆる島状成長となる。この場合、非晶質p層11が製膜されていない部分は、正常な半導体pn接合が形成されないため、光起電力素子としての特性が著しく低下する。一方、非晶質p層11の膜厚が50nm超であると、光入射層である非晶質p層11での光吸収が大きくなり、光電変換層である非晶質i層12及び結晶質i層4への入射光量が減少して光起電力素子としての短絡電流が低下することがある。

非晶質i層12は、膜厚が100nm以上500nm以下であることが望ましい。非晶質i層12の膜厚が100nm未満であると、入射する光を充分に吸収できないため、光起電力素子としての短絡電流が低下することがある。一方、非晶質i層12の膜厚を500nm超であると、吸収した光によって非晶質i層12の欠陥が増加する、いわゆるステブラーロンスキー効果により、光劣化が大きくなることがある。

(実験例1)
無アルカリガラス上に形成した結晶質p層単層膜の光学的禁制帯幅の評価方法を説明する。

According to the present invention, when forming a crystalline p-type semiconductor layer, a hydrocarbon is added to a source gas to form a crystalline p-type semiconductor layer having an optical bandgap of 1.8 eV or more. Since the open-circuit voltage of the single-junction silicon photovoltaic element can be 0.5 V or higher or the open-circuit voltage of the tandem cell can be 1.40 V or higher, the photoelectric conversion characteristics can be enhanced.
