MEMS素子におけるシリコンや金属の構造体からなるアクチュエータの駆動は、これに対向して配置した電極の発生する静電力によって行われている。例えば、図3に示すように、絶縁膜302が形成されたシリコンからなる基板301の上に、支持部303により支持されたシリコンからなるアクチュエータ304は、例えば、アクチュエータ304の先端部下の基板301上に設けられた電極305の発生する静電気により駆動させるようにしている。

【発明が解決しようとする課題】
しかしながら、上述したようなMEMS素子の製造過程では、アクチュエータ304などの3次元構造の作製を、公知のエッチング法により行うようにしている。エッチング法では、ウエットエッチング法,ドライエッチング法のどちらであっても、エッチング液による処理や水洗処理などにより、アクチュエータ304が液体中に浸漬される状態となる。

このため、液体を除去する乾燥などの工程において、図4(a)に示すように、アクチュエータ304とこの周囲の構造体である電極305との間に残渣する液体401の表面張力により、アクチュエータ304の先端部が電極305の側に引き寄せられて接触する。この後、残渣していた液体401が完全に乾燥除去された後、図4(b)アクチュエータ304の先端部と電極305とが接触したままの状態となる場合がある。

このような問題を解消するため、例えば二酸化炭素を用い超臨界乾燥方法が提案されている。超臨界乾燥方法では、上述したように残渣する液体を液化二酸化炭素に置換し、しかる後に、液化二酸化炭素を超臨界状態とし、超臨界状態とした二酸化炭素を気化させることで、乾燥を行うようにしている。アクチュエータ304と基板301との間に超臨界状態の二酸化炭素が残渣しても、これには表面張力が発生しないため、アクチュエータ304が電極305に引き寄せられて接触することがない。

しかしながら、超臨界状態とするためには、例えば8MPaという高い圧力状態が必要となるため、乾燥装置が非常に高価なものとなる。また、現状では、上述したような高い圧力を保持できる大型の処理容器の実現が困難なため、例えば、直径が6インチ以上と大きなウエハ(基板)を、一度に複数枚バッチ処理できる超臨界乾燥装置が実現されていない。

本発明は、以上のような問題点を解消するためになされたものであり、水などの液体を用いた製造過程における液体の表面張力によるMEMS素子の可動部とこれに近設する構造体との固着を、高価な処理装置を必要とせずに抑制できるようにすることを目的とする。

【課題を解決するための手段】
本発明に係るMEMS素子は、基板の上に一部が固定されて配置された例えばアクチュエータなどの可動部と、基板の上に可動部に近設された例えば制御電極などの構造体と、少なくとも可動部と構造体との表面に形成されたフルオロカーボンからなる被膜とを備えたものである。
このMEMS素子では、可動部と構造体との間にフルオロカーボンの被膜にはじかれる水などの液体が進入しても、液体の表面張力によって可動部と構造体とが引き寄せられることが抑制される。

また、本発明に係るMEMS素子の製造方法は、基板の上に一部が固定されて配置された可動部と、基板の上に可動部に近設された構造体とを備えたMEMS素子を用意する工程と、少なくとも可動部及び構造体の表面にフルオロカーボンが溶解した液状フルオロカーボンを塗布し、可動部及び構造体の表面にフルオロカーボンからなる被膜を形成する工程とを備えたものである。
この製造方法によれば、可動部と構造体の対向面に撥水性を有する被膜が形成され、可動部と構造体との間に水などの液体が進入しても、液体の表面張力によって可動部と構造体とが引き寄せられることが抑制される。

【発明の実施の形態】
以下、本発明の実施の形態について図を参照して説明する。
図1は、本発明の実施の形態におけるMEMS素子の製造方法の一例を示す工程図である。まず、図1(a)に示すように、シリコンからなる基板101上に、例えば熱酸化法やCVD法などにより絶縁膜102を形成した後、金及びクロムの膜を順次蒸着法などにより形成し、これらの金属膜を公知のリソグラフィー法とウエットエッチングによって加工し、所望の形状からなる電極104と制御電極105を形成する。

次いで、電極104、制御電極105を含む絶縁膜102上に、酸化シリコンをCVD法により堆積して膜を形成し、この膜をパターニングすることで、図1(b)に示すように、電極104の一部が露出する開口部106aを備えた犠牲膜106を形成する。
つぎに、犠牲膜106上にポリシリコンをCVD法によって堆積して開口部106a内を充填した状態でポリシリコン膜を形成した後、このポリシリコン膜を公知のリソグラフィー法とエッチング法とにより加工し、図1(c)に示すように、駆動電極を構成する支持部107及びアクチュエータ108を形成する。

次いで、フッ酸溶液によるウエットエッチングで、酸化シリコンからなる犠牲膜106を選択的に除去し、図1(d)に示すように、電極104上に支持部107により支持され、制御電極105の上に延在する延在部分を備えたアクチュエータ108(駆動電極)が形成された状態とする。このようなアクチュエータ108は、制御電極105に電気信号を印加することで、アクチュエータ108の延在部分が電界の作用により所定の方向に作動する。

前述したように、フッ酸溶液によるウエットエッチングを施した後、アクチュエータ108などを含めた基板101を水洗し、水洗した後、直ちに基板101をエチルアルコールに浸漬する。このアルコールによる処理により、アクチュエータ108,制御電極105などを含めた基板101の上に形成された構造体の表面に、水ではなくアルコールが付着している状態とする。このアルコール処理の後、エチルアルコールで濡れている状態で、基板101を液状テフロン(R)に浸漬する。

液状テフロン(R)は、スリーエム社製のフロリナートFC75にフルオロカーボンであるデュポン社製AF2400が、例えば2wt%溶解しているものである。
基板101を液状テフロン(R)に浸漬して液状テフロン(R)より基板101を引き出した後、基板101を加熱処理する。加熱処理の条件は、まず、空気中において、170℃の加熱を5分間行い、この後、窒素雰囲気中で、300℃の加熱を1時間行うものである。

これらの結果、図1(e)に示すように、各構造体の表面にテフロン(R)被膜(フルオロカーボンからなる被膜)109が形成される。この後、基板101を水洗,乾燥し、また、IPA(イソプロピルアルコール)を用いたIPA蒸気乾燥を行っても、アクチュエータ(可動部)108と制御電極105などの他の構造体との固着が抑制される。

ところで、図1(e)では、各所において同一の膜厚にテフロン(R)被膜109が形成されている状態に示しているが、これは模式的に示したものであり、テフロン(R)被膜109の膜厚は、形成された箇所によって異なる。例えば、絶縁膜102やアクチュエータ108の表面に形成されたテフロン(R)被膜109の膜厚は、0.5μmであり、金属からなる制御電極105の表面に形成されたテフロン(R)被膜109の膜厚は10nm程度である。

テフロン(R)被膜109は、10nm程度の膜厚であっても、撥水性が発現されるので、液体の表面張力による固着を防ぐことは可能である。また、制御電極105の表面においては、テフロン(R)被膜109が薄く形成されるので、制御電極105に図示しない他の電極を導通接続させるためには、他の電極を制御電極105に接触させて加熱するなどの簡単な工程で充分である。ただし、これらの間の導通を確実なものとするためには、導通をとる領域にレジスト膜などの保護膜を形成し、この状態で液体テフロン(R)に基板101を浸漬してテフロン(R)被膜109を形成し、係る後に上記保護膜を除去すればよい。このことにより、導通をとる領域には、テフロン(R)被膜109が形成されず、導通を容易にとることができるようになる。

ここで、前述した液体テフロン(R)を塗布した場合の、AF2400の濃度とテフロン被膜の膜厚との関係について簡単に説明する。図2は、AF2400をフロリナートFC75に室温23.5℃で溶解して液体テフロン(R)を作製し、これをシリコン基板の上にスピンコーティングした際の、形成されてテフロン(R)被膜の膜厚とAF2400濃度との関係を示す相関図である。

なお、スピンコーティングは、回転数1000rpmで行う。また、液体テフロン(R)を塗布した後に、基板を、空気中において170℃に5分間加熱し、この後、窒素雰囲気中で300℃に1時間加熱し、塗布した液体テフロン(R)より溶媒であるフロリナートFC75を揮発させる。この加熱処理をした後、シリコン基板の上に形成されたテフロン(R)被膜の膜厚を、触針式膜厚計で測定し、図2に示すテフロン(R)被膜の膜厚の測定結果を得る。

図2に示すように、液体テフロン(R)中のAF2400の濃度を変化させることで、形成されるテフロン(R)被膜の膜厚が、容易に変化させることが可能である。図2では、スピンコーティングにおける回転数を1000rpmとしたが、500〜5000rpmの条件範囲で、塗布されるテフロン(R)被膜の膜厚には変化がない。

なお、AF2400の濃度と得られるテフロン(R)被膜の膜厚との関係は、スピンコーティングに限らず、例えばディッピング法などによる塗布膜の形成であっても同様である。また、シリコン酸化膜の上であっても、同様の結果となる。
また、上記テフロン(R)被膜の撥水性は、公知の接触角測定装置によって確認できる。

なお、上記実施の形態では、一体に形成されたアクチュエータ108と制御電極105との間の固着防止を例にしたが、これに限るものではない。例えば、アクチュエータ108が、櫛形構造に形成されている場合、隣り合う櫛同士が固着しやすい状態となっている。このような場合であっても、前述したように表面にテフロン(R)被膜を形成しておくことで、ウエット処理後の乾燥における櫛同士の付着を抑制することが可能となる。このように、本実施の形態によれば、MEMS素子におけるμmオーダで離間して存在している構造体同士が、ウエット処理後の乾燥において固着することを抑制できるようになる。

ところで、上記実施の形態では、AF2400を用いたたが、これに限るものではなく、他のフルオロカーボンからなる被膜を、MEMS素子を構成する構造体の表面に形成するようにしてもよい。例えば、旭硝子社製のサイトップなどを用いた、撥水性を発揮するフルオロカーボンからなる被膜を、MEMS素子を構成する構造体の表面に形成するようにしてもよい。

【発明の効果】
以上説明したように、本発明では、アクチュエータなどの可動部と、この可動部に近設された例えば制御電極などの構造体との表面にフルオロカーボンよりなる撥水性を有する被膜を形成するようにした。従って、本発明によれば、可動部と構造体との間に水などの液体が進入しても、液体の表面張力によって可動部と構造体とが引き寄せられることが抑制されるので、水などの液体を用いた製造過程における液体の表面張力によるMEMS素子の可動部とこれに近設する構造体との固着を、高価な処理装置を必要とせずに抑制できるという優れた効果が得られる。
