本発明は、半導体、液晶などの電子デバイスの製造に利用されるドライエッチング、スパッタリング、プラズマCVD等のプラズマ処理方法及び装置に関し、特に基板を設置する電極に関するものである。

【従来の技術】
近年、半導体などの電子デバイスは、急速に細密化が進んでおり、高精度の加工処理が求められている。このような微細加工技術では、プラズマ処理方法を利用した加工処理が一般的となっており、例えば、ドライエッチング法、スパッタリング法、プラズマCVD法などが用いられる。

以下、前述したプラズマ処理方法のうち、特にドライエッチング法(以下、「D/E法」と称す)を取り上げ説明する。

このドライエッチング装置は、真空維持が可能な真空容器81、真空容器81の天井壁を構成する誘電体板82、真空容器81内を真空排気する真空ポンプ83、真空容器81内にガスを供給するガス供給手段84、誘電体板82上に配設されたプラズマソース用のコイルまたはアンテナ85、コイルまたはアンテナ85に高周波電力を印加する高周波電源86、コイルまたはアンテナ85に対向して真空容器81内の下部に配置された電極87、電極87に高周波電力を印加する高周波電源88、基板10の周囲に配設された均一化リング89で構成され、電極87上に基板10が載置される。

一般に、基板10を載置する電極87は、金属を母材としたアルマイトなどの無機絶縁物で被覆されている場合が多い。これは、絶縁物の分極によって発生する静電吸着力による基板の固定や、真空容器81内の金属部材と電極87を絶縁することによる異常放電防止、更には、ドライエッチングにおけるエッチングガスによる金属部材の腐食防止などの効果を有するためである。

また、特許文献1で開示された技術のように、電極表面にポリイミド、テフロン(R)などのフィルムで覆うものもある。

以下、同図を参照しながら、D/E法の具体的な動作手順を説明する。

まず、真空容器81内にガス供給手段84から所定流量のガスを導入し、同時にガス排気装置である真空ポンプ83で真空容器81内の排気を行なう。続けて、真空容器81内を所定の圧力に制御しながら、電極87に対向して設置されたコイルまたはアンテナ85や電極87にそれぞれ高周波電源86,88により、高周波電力を供給することによって、真空容器81内にプラズマを発生させる。このように発生させたプラズマの作用によって、電極87上に配置された基板10をエッチングすることができる。

【発明が解決しようとする課題】
しかしながら、アルマイトなどの無機絶縁物は多結晶材料であるため、結晶の境界を有し、無機絶縁物を長期に使用すると、結晶の境界部分でクラックやピンホールが発生し、それによって電極表面と金属母材との絶縁性の低下、エッチングガスがクラック、ピンホール、に浸透することによる金属母材の腐食などが生じる可能性がある。また、有機絶縁物に関しては、材料としての強度が比較的弱いため、破損されやすいという問題を生じることになる。

このような問題の発生によって、電極表面の絶縁物の静電容量は局所的に変化し、その結果、電極上のプラズマ電位は電極全面で不均一となってしまうことになる。

更に、プラズマ電位が電極全面で不均一であると、プラズマ処理自体が不均一になり、製造される電子デバイスの性能劣化を引き起こす原因となる。特に、液晶パネルなどの表示装置は電極の劣化によって起こる処理の不均一が、目に見えるムラとなるため、致命的な不良になり兼ねない。

この場合、絶縁性が低下した電極を交換するなどの対応を講じてきたが、電極の交換には、長いメンテナンス時間による設備稼働率の低下や、電極自体の費用が掛かり、大きなコストロスが生じるなどの問題が生じることになる。

今後の技術動向が、一層の高輝度、高精彩、無欠陥の表示装置が求められる昨今、μm単位の電極劣化が問題となり得ることから、電極の絶縁性を劣化させることなく、長期に渡って継続的な使用が可能なプラズマ処理が今後の電子デバイスの製造に取って重要な要因となる。しかし、前述するような従来技術の構成では、電極の絶縁性を劣化させることなく、長期に渡って継続的に使用することが難しいのが現実である。

本発明は、前記従来の問題点を解決するもので、電極の絶縁性を劣化させることなく、長期に渡って継続的に使用することが可能なプラズマ処理方法及び装置を提供することを目的とする。

【課題を解決するための手段】
本発明のプラズマ処理方法は、真空容器内にガスを供給しつつ真空容器内を排気し、前記真空容器内を所定の圧力に制御しながら、プラズマソースまたは真空容器内の電極の少なくとも一方に高周波電力を供給することにより、真空容器内にプラズマを発生させ、真空容器内の電極上に載置された基板を処理するプラズマ処理方法であって、前記基板は、無機絶縁層で被覆され、前記無機絶縁層を有機絶縁層によって被覆された電極上に載置された状態で処理されるために、有機絶縁層を無機絶縁層の上に被覆することによって、無機絶縁層の結晶境界でクラックやピンホールが発生するのを抑制できると共に、比較的損傷しやすい有機絶縁層を電極を取り外すことなく交換可能としていることで、メンテナンス時間を飛躍的に短縮し、長期にわたって安定した処理を行なうことができる。

また、他のプラズマ処理方法は、真空容器内にガスを供給しつつ真空容器内を排気し、前記真空容器内を所定の圧力に制御しながら、プラズマソースまたは真空容器内の電極の少なくとも一方に高周波電力を供給することにより、真空容器内にプラズマを発生させ、真空容器内の電極上に載置された基板を処理するプラズマ処理方法であって、前記基板は、表面及びエッジ部が無機絶縁層と有機絶縁層で被覆された電極上に載置された状態で処理されるために、有機絶縁層と無機絶縁層を積層被覆しているため、無機絶縁層の結晶境界でクラックやピンホールが発生するのを抑制できるとともに、有機絶縁層が損傷しても、無機絶縁層によって電極の絶縁性が保たれるため、長期にわたって安定した処理を行なうことができる。

また、前記有機絶縁シートを保持し、電極の上方より、電極表面まで昇降させる機構を有しているため、シートを保持する機構により新しいシートを電極上に固定し、昇降させる機構によって、電極上に下降させることができるので、電極を装置につけたまま、シートの張替え作業を可能にしているため、電極表面の張替え時間を短縮し、設備の稼働率を上げることができる。

また、前記無機絶縁層及び、有機絶縁層の厚みを20μm〜100μmとしているため、極端な、静電吸着力や、プラズマ電位の変化を起こすことが少ないので、安定したプロセスを提供することができる。無機絶縁層が最大結晶粒径が5μm〜15μmの金属酸化膜、特にアルマイトにすることによって、比較的安価に絶縁性の高い無機絶縁層が提供できる。

有機絶縁層がフッ素樹脂であり、パウダー状材料の焼成によって被覆されたもの、もしくは、ポリイミドであり、熱可塑性を有し、熱圧着によって被覆されたものであると、無機絶縁層の結晶境界を埋めるように、被覆される、高い絶縁性を保てるので好適である。

【発明の実施の形態】
以下、本発明のプラズマ処理方法及び装置の実施形態について、図1〜図7を参照しながら説明する。

(第1の実施形態)
本発明の第1の実施形態に係るプラズマ処理装置について、図1及び図2を参照して説明する。

図1は、第1の実施形態におけるプラズマ処理装置の構成要件を示している。1は真空維持が可能な真空容器、2は真空容器1の天井壁を構成する誘電体板、3は真空容器1内を真空排気する真空ポンプ、4は真空容器1内にガスを供給するガス供給手段、5は誘電体板2上に配設されたプラズマソース用のコイルまたはアンテナ、6はコイルまたはアンテナに高周波電力を印加する高周波電源、7は真空容器1内の下部に配設された電極、8は電極7に高周波電力を印加する高周波電源、9は後述する基板の周囲に配設された均一化リング、10は電極7上に載置される基板である。

図2は第1の実施形態において、有機絶縁層の交換を実施する構成を示している。16は有機絶縁シートであり、17のシート保持治具により、電極7上方で保持されており、昇降機構13により電極7表面に下降させることができる。

以上の構成において、使用済みの有機絶縁層15を剥離後、保持治具17に新規の有機絶縁シート16に張力を持たせて取り付ける。そして、昇降機構13により下降させ、電極7の表面まで下降させると貼り付けることができる。このとき、大気雰囲気中での実施も可能ではあるが、真空容器1内を真空雰囲気にして実施するほうが、有機絶縁シート16と電極7の間に気泡、ごみなどが入ることなく行なえるので好適である。

図2において、有機絶縁シート16として厚さ約50μm、接着層約30μmの面積900×1000mmのポリイミドシートを用い、17のシート保持治具に装着し、電極7上方に設置した。このまま一旦真空容器1を真空排気し、およそ1×10−2Paになった時に、昇降機構13により保持治具17に装着したシート16を電極7の表面に下降シートを接着した。

その後、真空容器1を大気開放し、シート16を保持治具17よりはずし、シート16の不必要部を取り除き、電極7の再度部エッジ部には、別のシートを貼り付け、電極7の高周波電力供給部以外の表面をシートで覆った。

この状態で、長期間のプラズマ処理を実施したが従来例では約5時間程度の累積放電時間で10点以上の表示ムラが発生していたが、本発明の実施例においてはほとんどムラは発生していなかった。また、電極近辺での異常な放電、基板温度の異常も見られてない。

本発明のプラズマ処理方法及び装置は、電極上に有機絶縁層を無機絶縁層の上に被覆するので、無機絶縁層の結晶境界でクラックやピンホールが発生するのを抑制できると共に、比較的損傷しやすい有機絶縁層を電極を取り外すことなく交換可能としていることで、メンテナンス時間を飛躍的に短縮し、長期にわたって安定した処理を行なうことができる。
