本発明は可変キャパシタに関し、特に、MEMS(MicroelectroMechanical System)技術を用いた可変キャパシタ及びその製造方法に関する。

可変キャパシタは、可変周波数発振器(VFO)、同調増幅器、位相シフタ、インピーダンス整合回路などを含む電気回路において重要な部品で、近年、携帯機器への搭載が増えてきている。

また、現在使用されている可変キャパシタの1種であるバラクタダイオードに比べて、MEMS技術により作成された可変キャパシタは、損失を小さく、Q値を高くできるため、開発が急がれている。以下、図を用いて従来の技術について説明する。

【従来の技術】
まず、図1に、非特許文献1に報告されている可変キャパシタの構造断面図を示す。

この可変キャパシタは、ユニモルフ型の圧電アクチュエータ12と可動電極13とからなる可動電極用基板11と、固定電極16を設置した固定電極用基板15とを、可動電極13及び固定電極16が対向するようにソルダーバンプ14で接合した構造である。圧電アクチュエータ12を駆動することで、可動電極13と固定電極16との距離を変化させ、容量をコントロールする。

【発明が解決しようとする課題】
しかしながら、図1に示す従来技術は次の問題点を有する。可動電極13と固定電極16との間隔をソルダーバンプ14で制御するため、間隔を小さくすることができず、圧電アクチュエータ12の初期状態の容量は小さくなる。

図2に示すように、静電容量Cとキャパシタを形成する電極間の距離dとの間には、C=εεrS/d(ε、εrは誘電率および比誘電率、Sはキャパシタを形成する電極の面積。図2では、縦および横軸を、初期状態のdおよびCにより規格化してある。)の関係が有り、圧電アクチュエータの変化量が一定の場合、電極間が離れた状態より、近づいた状態の方が変化の割合が大きくなる。すなわち、初期状態の容量が小さいということは、容量変化の割合も小さくなる。

従って、本発明は上記従来技術の問題点を解決し、小型で容量、容量変化の割合が大きく、容量の微調整が可能な可変キャパシタ及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、請求項1に記載のように、基板と、該基板に支持されたキャパシタの2つの可動電極と、前記基板に支持され且つ前記可動電極を駆動する圧電アクチュエータとを備えることを特徴とする可変キャパシタである。キャパシタと圧電アクチュエータを同一基板で支持されるように形成したため小型で、また、キャパシタを構成する2つの電極は、両方とも可動電極可動であるため、容量と、容量変化の割合をともに大きく、容量の微調整が可能である。

以下、本発明の実施の形態を、添付図面を参照して詳細に説明する。

(第1実施形態)
図3は、本発明の第1実施形態による可変キャパシタの分解斜視図である。基板21上に絶縁層23が設けられている。基板21はシリコンや化合物半導体なで形成され、中央部に開口40を有する。キャパシタは下部可動電極35と上部可動電極37とで構成され、下部可動電極35および上部可動電極37は、それぞれ4つの下部可動電極用アクチュエータ271〜274及び上部可動電極用アクチュエータ291〜294で駆動される。下部可動電極35と上部可動電極37はそれぞれ略同一大きさ、同一形状(矩形)のシート状であり、空気層を介して対向している。下部可動電極35の4つのコーナ部分に、下部可動電極用アクチュエータ271〜274が連続するように設けられている。同様に、上部可動電極37の4つのコーナ部分に、上部可動電極用アクチュエータ291〜294が連続するように設けられている。下部可動電極35、下部可動電極用アクチュエータ271〜274及び上部可動電極用アクチュエータ291〜294は、基板21に形成された開口40に面している。つまり、基板21の裏面から開口40を介して、これらが望める。

次に、図4を用いて、上記可変キャパシタの製造方法を説明する。また、図4は図3のIV−IV線断面図である。

まず、図4(a)に示すよう、シリコンを材料とする基板21上に、LPCVD(Low Pressure Chemical Vapor Deposition)法により、低応力の窒化シリコンからなる下部絶縁層23を形成し、その後、図4(b)に示すように、フォトリソグラフィー技術により所定形状に形成する。

次に、図4(c)に示すように、下部絶縁層23上にフォトリソグラフィー技術により、Pt/Ti(白金/チタン)の下部可動電極35及びアクチュエータ用下部電極31A、31Bを所定形状に同時形成する。Pt/Tiの厚みは例えば4500Å/500Åである。パターニングはCl2/Ar(塩素/アルゴン)系ガスを使用したRIEやイオンミリングなどで行う。

そして、図4(d)に示すように、スパッタリング法、ゾルゲル法、MOCVD(Metalorganic CVD)法又はレーザーアブレーション法などにより、アクチュエータ用電極31A,31B上に、ニオブ酸リチウム、チタン酸バリウム、チタン酸鉛、チタン酸ジルコン酸鉛、チタン酸ビスマスなどを材料とする所定の形状の圧電層34を形成する。パターニングはCCl4/CF4/Ar系ガスを使用したRIEや、イオンミリングなどで行う。

その後、図4(e)、図4(f)、図4(g)に示すように、レジスト材料からなる犠牲層41を形成した後、リソグラフィー技術により所定形状のPtの上部可動電極37とアクチュエータ用上部電極33A、33Bとを同時形成し、シリコン窒化膜やシリコン酸化膜などの上部絶縁層39を形成する。なお、上部可動電極37となる層には複数の開口47が設けられている。この開口47は、後のステップで犠牲層を効率的及び効果的に取り除くために形成されている。

ここで、下部絶縁層23とアクチュエータ用下部電極31Aと圧電層34とアクチュエータ用上部電極33Aの積層からなる下部可動電極用アクチュエータ27と、アクチュエータ用下部電極31Bと圧電層34とアクチュエータ用上部電極33Bと上部絶縁層39の積層からなる上部可動電極用アクチュエータ29が形成される。

最後に、図4(i)に示すように、レジスト材料からなる犠牲層41を除去し、下部可動電極35と上部可動電極37との間に間隙42を確保することで、下部可動電極35及びその下部の絶縁層23が、下部可動電極用アクチュエータ27を、また、上部可動電極37が上部可動電極用アクチュエータ29を介して基板21に支持された構造の可変キャパシタを得る。

まず、図6(a)に示すようなシリコンを材料とする基板21上に、リソグラフィー技術により、レジスト系材料やMgOなどを用いて、図6(b)に示すような所定形状の第1犠牲層22を形成する。

本実施の形態は、誘電体層46を下部可動電極35と上部可動電極37との間に設置したことを特徴とする。この点以外は、上記本発明の第1の実施形態と同様である。前記誘電体層46は、下部可動電極35側にあるいは、上部可動電極37側に設置する。この絶縁層46の設置により可動部分の質量が増すことで、共振周波数の低下あるいは可動スピードの低下などが若干おこるが、静電容量および容量の変化率を大幅に向上できる。

図14は、誘電体層46の効果を説明するための図である。上部可動電極37側に誘電体層46を設置した場合を例に挙げて説明する。図14(A)に示すように、誘電体層46の厚みをddielectricとし、誘電体層46と下部可動電極35との間に形成された空気層の厚みをdairとする。この場合、上部可動電極37側と下部可動電極35との間の距離dはd=ddielectric+dairとなる。図14(B)は、下部可動電極35または上部可動電極37、あるいは下部可動電極35及び上部可動電極37の両方を駆動して空気層の厚みdairを変化させたときの容量C〔F〕の変化を示す図である。下部可動電極35及び上部可動電極37は正方形であって、その面積を230μm×230μmとした。また、距離dをd=0.75μmとし、空気層の厚みdairをdair=0.3μmとし、dair/d=0.4とした。誘電体層37は誘電損失の小さな材料であるアルミナAl2O3(ε=10)を用いた。

また、比較例として誘電体層46を取り除いた場合の容量Cの変化も測定した。図14(B)に示すように、誘電体層46を設けた可変キャパシタは初期状態で約1.36pF、可動電極39が誘電体層37に接した状態で約10.4pFの容量を持ち、その比は約7.6倍である。このように、誘電体層46の設置にともない容量および容量の可変範囲は極めて大きくできる。

下部可動電極35側に誘電体層46を形成する場合は、前記した第1実施形態の製造方法の図4(d)の工程までは共通で、その後、図8(e)および図8(f)に示すように、フォトリソグラフィー技術により、下部可動電極35上にアルミナAl2O3を材料として、誘電体層46を形成し、その後、誘電体層46上にレジストやMgOなどの犠牲層41を形成する。

以上、本発明の実施の形態及びその変形例を説明した。本発明は上記実施の形態や変形例に限定されるものではなく、他の様々な実施の形態や変形例を含むものである。例えば、上記実施の形態や変形例では、可動電極と誘電体層との間の間隙が狭くなるように圧電アクチュエータを駆動する構成であった。この構成とは逆に、可動電極と誘電体層との間の間隙が広くなるように(静電容量が小さくなる方向に)圧電アクチュエータを駆動する構成であってもよい。この場合には、例えば図7に示すユニモルフ型の圧電アクチュエータの変形する方向が図7の変形方向と逆になるようにすればよい。つまり、分極方向を逆にし、印加する電圧Vを逆極性とすればよい。

また、上記第1から第4の実施形態の可変キャパシタをセラミックスなどのパッケージに収容してもよい。パッケージに設けられた外部接続端子と基板21に設けられたパッドとを、ワイヤやバンプなどの接続手段で接続する。

以上説明したように、本発明によれば、小型で容量、容量変化の割合が大きく、容量の微調整が可能な耐衝撃性に優れた可変キャパシタ及びその製造方法を提供することができる。

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a variable capacitor, and more particularly, to a variable capacitor using MEMS (Micro Electro Mechanical System) technology and a method of manufacturing the same.

A variable capacitor is an important component in an electric circuit including a variable frequency oscillator (VFO), a tuning amplifier, a phase shifter, an impedance matching circuit, and the like, and has recently been increasingly mounted on portable devices.

The present invention includes a substrate, two movable electrodes of a capacitor supported on the substrate, and a piezoelectric actuator supported on the substrate and driving the movable electrode.
