この発明は、プラズマCVDや熱CVD等の表面処理装置に関し、特に、処理ガスを被処理体へ吹き付けるノズルヘッドを有する表面処理装置に関する。

【従来の技術】
例えば特許文献1では、ノズルヘッドを備えたプラズマ表面処理装置が記載されている。ノズルヘッドは、間に処理ガスの通路が形成された一対の電極(反応手段)を備えている。これら電極間に処理ガスを通してプラズマ化させるとともに、先端の吹き出し口から被処理体へ吹き付け、被処理体の表面処理を行なう。

【発明が解決しようとする課題】
この種の表面処理装置では、ノズルヘッドの吹き出し口の周りに汚れが付着しやすい。特に、成膜目的に使用した場合、膜の原料となる処理ガスが、プラズマ化後に被処理体の表面だけでなく、ノズルヘッドの吹き出し口の周りにも触れて、膜(汚れ)ができる。このため、ノズルヘッドを頻繁に洗浄して汚れを除去しなければならず、ヘッドを丸ごと洗浄するのは煩雑なだけでなく、洗浄中は表面処理を中断せざるを得ないという問題があった。

【課題を解決するための手段】
上記問題点を解決するために、本発明は、処理ガスを被処理体に吹き付けるノズルヘッドと、処理ガスに上記被処理体の表面処理のための反応を起こさせる反応手段とを備えた表面処理装置であって、上記ノズルヘッドが、処理ガスの通路を有するヘッド本体と、上記処理ガス通路に連なる吹き出し口を有して上記ヘッド本体の被処理体を向くべき先端部に着脱自在に取り付けられたノズル先端構成部材とを備えていることを特徴とする。これによって、吹き出し口の周りに汚れが付着しても、ノズル先端構成部材をヘッド本体から簡単に取り外すことができ、このノズル先端構成部材だけを例えば強酸等の薬液に漬けるなどの洗浄を行なうことができる。したがって、ノズルヘッドの全体を洗浄工程に持って行く必要が無く、メンテナンスを容易化することができる。また、ノズル先端構成部材のスペアを用意して、これをヘッド本体の先端に取り付けることにすれば、メンテナンス中でも表面処理を中断せずに行なうことができる。

上記ヘッド本体の先端部が下方を向いて上記ノズル先端構成部材の上に載せられており、更に、上記ノズル先端構成部材ひいてはノズルヘッドを被処理体の上に離して支持する支持手段を備えることが望ましい。これによって、下向きのノズルヘッドを構成できる。また、ヘッド本体をノズル先端構成部材の上に単に載せるだけでセットすることができ、ひいては、メンテナンスに際して、ヘッド本体を引き上げるだけで、ノズル先端構成部材をヘッド本体から離して取り出すことができる。

上記支持手段が、下方へ開口する吸い込み口を有して上記ノズルヘッドを囲む排気ダクトであることが望ましい。これによって、被処理体に吹き付け後の処理ガスや副生成物等からなる排ガスがノズル先端構成部材と被処理体との間に滞留するのを防止してスムーズに排出できる。ひいてはノズル先端構成部材に汚れが付くのを低減でき、メンテナンスの頻度を減らすことができる。また、支持手段と排気ダクトが、共通の部材で構成されるので、部品点数の削減を図ることができる。

上記支持手段が、上記ノズルヘッドを上方へ取り出し可能に収容する枠形状をなし、下端部の周縁に内側に突出する鍔が形成されており、この鍔に、上記ノズル先端構成部材の周縁部が引っ掛けられるようにして支持されていることが望ましい。これによって、ノズル先端構成部材を鍔に引っ掛け、その上にヘッド本体を載せることにより、ノズルヘッドを確実に支持できる。また、ヘッド本体を引き上げて取り出すことにより、ノズル先端構成部材をヘッド本体から簡単に分離することができる。

上記ヘッド本体と、上記枠形状をなす支持手段との一方に、位置決め凸部が設けられ、他方に、上記位置決め凸部と上下に嵌め合わされる位置決め凹部が設けられていることが望ましい。これによって、ノズルヘッドを支持手段に確実に位置決めすることができる。

【発明の実施の形態】
以下、本発明の実施形態を、図面を参照して説明する。
図1は、本発明の第1実施形態に係るプラズマ成膜装置M1(表面処理装置)を示したものである。プラズマ成膜装置M1は、架台(図示せず)に支持されたヘッドユニット3と、このヘッドユニット3に接続されたガス源1,2及び電源4を備えている。ヘッドユニット3の下方には、大面積の板状の基材(被処理物)Wが搬送手段(図示せず)によって矢印aに示す方向に沿って(後方から前方へ)送られて来る。勿論、基材Wが固定されてヘッドユニット3が移動されるようになっていてもよい。プラズマ成膜装置M1は、この基材Wの上面に例えばアモルファスシリコン(a−Si)や窒化シリコン(SiN)や酸化シリコン(SiO2)等の膜A(図4)を形成するようになっている。

原料ガス源1(第1処理ガス源)には、上記膜Aとなる原料ガス(第1処理ガス、例えばa−SiやSiN用にはシラン(SiH4)、SiO2用にはTEOSやTMOS)が貯えられている。励起ガス源2(第2処理ガス源)には、プラズマで励起されることにより、上記原料を反応させて膜Aを生成する励起ガス(第2処理ガス、例えばa−Si用には水素、SiN用には窒素、SiO2用には酸素)が貯えられている。励起ガスは、プラズマによって励起されるが、励起によってそれ自体が単独のみで膜化される成分は含まれていない。

パルス電源4(電界印加手段)は、後記電極51にパルス電圧を出力するようになっている。このパルスの立上がり時間及び/又は立下り時間は、10μs以下、電界強度は1〜1000kV/cm、周波数は0.5kHz以上であることが望ましい。

ヘッドユニット3は、外筐10と、この外筐10内に収容されたノズルヘッド20とを備えている。外筐10は、例えば正面視半円形状の前後の壁11と、これら壁11の下端部どうしを繋ぐ左右の低い壁12とを有して、平面視四角形状をなしている。この外筐10は、排気ダクトを兼ねている。すなわち、図4〜図7に示すように、外筐10の前後左右の壁11,12は中空になっている。これら中空部10bの下端部は、壁11,12の下端面に開口することによってノズルヘッド20の下端の外周を囲む吸い込み口10aを形成している。図1に示すように、前後の壁11の上端部には、中空部10bに連なる横長の開口11bが設けられている。これら上端開口11bから排気路13がそれぞれ延びている。排気路13は、互いに合流した後、真空ポンプ14(排気手段)に連なっている。

ノズルヘッド20は、左右に長い略直方体形状をなし、前後左右の壁11,12に囲まれるようにして、外筐10に収容、支持されている。この支持構造の詳細は、後述する。

図1〜図4に示すように、ノズルヘッド20は、ガス均一化部30と電極部21とを上下に重ねることによって構成されている。上側のガス均一化部30には、ガス源1,2からのガスが導入される。ガス均一化部30は、このガスをノズルヘッド20の長手方向に均一化させて、下側の電極部21へ供給するようになっている。

詳述すると、図2及び図3に示すように、ガス均一化部30は、左右に延びる複数の鋼製のプレート31〜38を積層することによって構成されている。これらプレート31〜38すなわちガス均一化部30の全体には、前後に3つのガス流通領域30F,30M,30Rが仮想的に設定されている。

図2及び図3に示すように、各領域30F,30M,30Rのガス均一化路30aとして、2段目のプレート32には、左端部に上記ガスプラグ32Pの接続されるインレットポート32bが形成されるとともに、このポート32bからプレート32の左右中央部まで延びる深い逆さ凹溝32aが下面に開口するように形成されている。3段目のプレート33の左右中央部には、逆さ凹溝32aに連なる前後一対の連通孔33a,33bが形成されている。4段目のプレート34には、上記連通孔33aに連なるとともに右方へ延びる条溝34a及びこの条溝34aの終端(右端)から下面へ達する連通孔34c、並びに上記連通孔33bに連なるとともに左方へ延びる条溝34b及びこの条溝34bの終端(左端)から下面へ達する連通孔34dが形成されている。5段目のプレート35には、上記連通孔34cに連なるとともに左右長手方向の略全長にわたって延びる条溝35a、及び上記連通孔34dに連なるとともに左右長手方向の略全長にわたって延びる条溝35b、並びに各条溝35a,35bから下面へ延びるとともに左右に等ピッチで並べられた多数の細孔(圧損形成路)35c,35dが形成されている。6段目のプレート36には、上記細孔35c,35dに連なるとともに左右長手方向の略全長にわたって延びる幅広の条溝(膨張室)36a、及びこの条溝36aから下面へ延びるとともに左右に等ピッチで千鳥状に二列に並べられた多数の細孔(圧損形成路)36bが形成されている。7段目のプレート37には、上記細孔36bに連なるとともに左右長手方向の略全長にわたって延びる幅広の条溝(膨張室)37a、及びこの条溝37aから下面へ延びるとともに左右に等ピッチで千鳥状に二列に並べられた多数の細孔(圧損形成路)37bが形成されている。最下段のプレート38には、上記細孔37bに連なるとともに左右長手方向の略全長にわたって延びる幅広の貫通孔(膨張室)38aが形成されている。この貫通孔38aが、ガス均一化路30aの下流端を構成している。後述するように、貫通孔38aは、後記絶縁プレート27の誘導路27f,27m,27rに連通されている。

なお、最上段のプレート31には、各領域30F,30M,30Rのガス均一化路30aを加温するための薄肉細長状のプレートヒータ31Hが左右に延びるようにして収容されている。2段目から最下段までのプレート32〜38には、領域30F,30M,30Rの境に沿ってスリット30sが形成されている。これによって、領域30F,30M,30Rごとに熱的に縁切りされている。
図1及び図2において、符号39Sは、最上段と2段目のプレート31,32を連結するボルトであり、符号39Lは、2段目から最下段までのプレート32〜38を連結するボルトである。

次に、ノズルヘッド20の電極部21について説明する。図4〜図6に示すように、電極部21は、前後の壁部材22,23と、これら壁部材22,23で囲まれた電極ユニット50と、この電極ユニット50の上に被せられた絶縁プレート27と、壁部材22,23の下面(先端面)を塞ぐノズル先端構成部材21Aとを備えている。
電極部21のノズル先端構成部材21A以外の構成部材22,23,27,50と、上記ガス均一化部40によって、特許請求の範囲の「ヘッド本体」が構成されている。

図4及び図6に示すように、電極部21の前後の壁部材22は、ステンレス等の金属からなり、左右に長く延びている。これら壁部材22が、ボルト26Aによってガス均一化部30の最下段のプレート38に連結されている。

図1〜図3に示すように、絶縁プレート27は、セラミック(絶縁体)からなり、上記ガス均一化部30の最下段のプレート38と電極ユニット50とによって上下から挟持されている。図3及び図4に示すように、絶縁プレート27には、左右長手方向の略全長にわたって延びる3つのガス誘導路27f,27m,27rが互いに前後に離れて形成されている。中央の原料ガス誘導路27mは、プレート38の中央領域30Mの貫通孔38aに連なるとともに、絶縁プレート27を垂直に貫通している。前側の励起ガス誘導路27fは、前側領域30Fの貫通孔38aに連なるとともに、絶縁プレート27の上面から下に向かうにしたがって後方へ傾き、プレート27の下面へ達している。後側の励起ガス誘導路27rは、後側領域30Rの貫通孔38aに連なるとともに、絶縁プレート27の上面から下に向かうにしたがって前方へ傾き、プレート27の下面へ達している。

図4〜図7に示すように、電極ユニット50は、縦長の四角形断面をなして左右に長く延びるとともに互いに前後に平行に並べられた4本の電極51,52と、これら電極51,52を前後から挟む押えプレート53と、左右から挟む保持プレート54とを備えている。4本の電極51,52のうち、中側の2本は、電界印加電極51であり、前後両端の2本は、接地電極52である。

電極51,52とパルス電源4とは、特許請求の範囲の「反応手段」を構成している。

なお、図4、図5〜図7に示すように、金属導体からなる各電極51,52における隙間50f,50rに面する側面及び上下の面には、セラミック等の誘電体が溶射されることにより、固体誘電体層59が被膜されている。固体誘電体層として、この溶射膜59に代えて、電極51,52を取出し可能に収容する誘電体製のケースを用いてもよく、電極51,52に貼り付けられるテトラフルオロエチレン等の樹脂製シートを用いてもよい。

次に、電極部21の下面(先端面)に配されたノズル先端構成部材21Aについて説明する。図4に示すように、ノズル先端構成部材21Aは、ステンレス等の金属からなる長方形の枠状のロアフレーム24と、アルミナ等のセラミック(誘電体、絶縁体)からなる長方形のノズルプレート25とによって構成されている。

上記のように構成されたプラズマ成膜装置M1の動作について説明する。
原料ガス源1からの原料ガスが、ガス管1aを経て、ノズルヘッド20の中央のガスプラグ32Pから領域30Mのガス均一化路30aに導入されて左右長手方向に均一化される。その後、中央の誘導路27mを経て、2本の電界印加電極51間の隙間50mに通される。なお、後述するように、各電界印加電極51にはパルス電界が印加されているが、隙間50mでは放電が起きないので、原料ガスは、隙間50mにおいてプラズマ化されることなくそのまま通過する。したがって、電界印加電極51どうしの対向面(隙間50m形成面)に膜等の汚れが付くのを防止することができる。その後、原料ガスは、吹出し口25mから吹き出され、ノズルプレート25と基材Wとの間を前後2方向に分かれて流れる(図3の白抜き矢印参照)。

上記原料ガスの流通と同時併行して、励起ガス源2からの励起ガスが、ガス管2aを経て、ノズルヘッド20の前後2つのプラグ32Pから領域30F,30Rのガス均一化路30aに導入され、これら路30aによって左右長手方向に均一化された後、誘導路27f,27rを経て前後の隙間50f,50rへ誘導される。

一方、パルス電源4からのパルス電圧が、電界印加電極51と接地電極52との間に印加される。これによって、電極51,52間の隙間50f,50r内にグロー放電が発生し、励起ガスがプラズマ化(励起、活性化)される。この励起ガス自体には、励起によってセラミック等の表面に付着、堆積するような成分は含まれていない。したがって、電極51,52どうしの対向面(隙間50f,50r形成面)に膜等の汚れが付くのを防止することができる。

その後、上記プラズマ化された励起ガスは、前後の吹出し口25f,25rからされぞれ吹出される。このプラズマ化された励起ガスに、上記基材W上を流れて来た原料ガスが触れる。これによって、原料ガスの反応が起きて反応生成物p(図4)が生成され、この反応生成物pが基材Wの表面(上面)に当たることによって、所望の膜Aを均一に形成することができる。その後、励起ガスと原料ガスは、上下に重なる層流をなして吸い込み口10aへ向けて流れる。このとき、励起ガスが、ノズルプレート25及びロアフレーム24、すなわちノズル先端構成部材21Aの下面(先端面)に添い、原料ガス中の反応生成物pが触れるのを阻止するので、ノズル先端構成部材21Aに膜等の汚れが付くのを防止、抑制することができる。これによって、メンテナンスの頻度を大幅に減らすことができる。

更に、励起ガス及び原料ガスは、真空ポンプ14の駆動によって外筐10の吸い込み口10aから吸い込まれ、排出される。この真空ポンプ14の吸い込み圧等を調節することにより、上記の層流状態を一層確実に維持することができ、ノズル先端構成部材21Aへの被膜を確実に防止することができる。

たとえ、ノズル先端構成部材21Aに膜等の汚れが付着したとしても、図8に示すように、ノズルヘッド20を引き上げて外筐10から出すと、ノズル先端構成部材21Aだけが、外筐10の内フランジ11d,12dに引っ掛けられた状態で取り残される。これにより、ノズル先端構成部材21Aを極めて簡単に取り外すことができる。そして、このノズル先端構成部材21A、すなわち、ロアフレーム24とノズルプレート25だけを例えば強酸等の薬液に漬ける等して、汚れを容易に除去することができる。ノズルヘッド20の全体を洗浄工程に持って行く必要が無く、メンテナンスを容易化することができる。一方、ノズルヘッド20には、スペアのノズル先端構成部材21Aを取り付けることにすれば、上記のメンテナンス中も成膜処理を中断することなく続行することができる。

次に、本発明の他の実施形態を説明する。以下の実施形態において既述の実施形態と同様の構成に関しては図面に同一符号を付して説明を簡略化する。
図9は、本発明の第2実施形態を示したものである。この実施形態では、ノズル先端構成部材21Aとヘッド本体の電極51とが協働することにより、「処理ガス通路」の一部が構成されている。
詳述すると、第2実施形態に係るプラズマ成膜装置M2のノズルプレート25には、吹き出し口25mが中央に1つだけ設けられている。ノズルプレート25の上面には、電極ユニット50のための凹部25aの中央部分に、更に凹部25bが設けられている。これにより、中央の2つの電極51の下面とノズルプレート25との間に、上記「処理ガス通路の一部」としての隙間20f,20rが形成されている。隙間20fは、前側の電極52,51間の隙間50fに連なるとともに、中央の2つの電極51間の隙間50mに連なっている。隙間20rは、後側の電極51,52間の隙間50rに連なるとともに、中央の2つの電極51間の隙間50mに連なっている。

隙間50f,50rでプラズマ化された励起ガスは、それぞれ隙間20f,20rを通って、中央の隙間50mからの原料ガスと合流して反応を起しながら、吹き出し口25fから吹き出される。この時、励起ガスが、原料ガスと吹出し口25mの縁との間に介在されるので、吹出し口25mの縁に膜が形成されるのを防止、抑制することができる。

本発明は、上記実施形態に限定されず、種々の改変が可能である。
例えば、ロアフレーム24は、壁部材22,23にボルトやフック等の簡易着脱機構を介して連結されていてもよい。
位置決め凹部をヘッド本体に設け、位置決め凸部を支持手段に設けてもよい。
処理ガスの反応は、吹き出し口からの吹き出し前に起きてもよく、吹き出し後に起きてもよい。
本発明は、エッチング、表面改質等の成膜(CVD)以外の表面処理を目的とする表面処理装置にも広く適用できる。常圧環境、減圧環境の区別なく適用できる。表面処理のための化学反応を起す処理ガスをノズルヘッドから被処理体へ吹き付けるものであれば、プラズマ表面処理装置に限らず、熱CVD装置等にも適用できる。
ヘッド本体の先端部を上方に向け、このヘッド本体の電源ユニット50に電極ユニット受け部25aを嵌め込むようにして、ヘッド本体の上にノズル先端構成部材21Aを被せることにしてもよい。その場合、勿論、外筐10の吸い込み口10aについても上方に向ける。この外筐10にノズルヘッド20をボルトやフック等の簡易着脱機構で固定するとよい。

【発明の効果】
以上説明したように、本発明によれば、吹き出し口の周りに汚れが付着しても、ノズル先端構成部材をヘッド本体から簡単に取り外し、このノズル先端構成部材だけを例えば強酸等の薬液に漬けるなどの洗浄を行なうことができ、ノズルヘッドの全体を洗浄工程に持って行く必要が無く、メンテナンスを容易化することができる。また、ノズル先端構成部材のスペアを用意して、これをヘッド本体の先端に取り付けることにすれば、メンテナンス中でも表面処理を中断せずに行なうことができる。

TECHNICAL FIELD OF THE INVENTION

In this type of surface treatment apparatus, dirt tends to adhere around the outlet of the nozzle head. In particular, when the film is used for film formation, the processing gas serving as the film material touches not only the surface of the object to be processed but also around the outlet of the nozzle head after the formation of plasma, thereby forming a film (dirt). Therefore, it is necessary to frequently clean the nozzle head to remove dirt, and it is not only troublesome to clean the entire head, but also that the surface treatment must be interrupted during the cleaning. .

In order to solve the above problems, the present invention provides a surface treatment comprising a nozzle head for spraying a processing gas onto a processing target, and a reaction means for causing the processing gas to react for the surface processing of the processing target.
