本発明は、半導体製造装置、液晶ディスプレイパネル製造装置等に用いられる真空ポンプに係り、特に、ポンプ回転体の温度を高精度でモニタリングするための構造に関する。

【従来の技術】
例えば、半導体製造工程におけるドライエッチングやCVD等のプロセスのように、高真空のプロセスチャンバ内で処理を行なう工程では、プロセスチャンバ内のガスを排気して一定の高真空度を形成するための手段として、ターボ分子ポンプ等の真空ポンプが用いられている。

一般に、ターボ分子ポンプは、円筒型のロータの外周面に複数のブレード状のロータ翼列が複数段にわたって設けられており、ポンプケース内部にはこれらロータ翼段の間に交互に位置決めされた複数のステータ翼が設けられている。そして、ロータに一体に取り付けられた回転軸を駆動モータ等により高速回転させることで、ロータ翼とステータ翼との相互作用により、ガス吸気口から吸入されるガスを下段のガス排気口へ排気して、ガス吸気口に接続されたプロセスチャンバ内を高真空にする(例えば、特許文献1参照。)。

ところで、ターボ分子ポンプにおいて、ロータとロータ翼からなる回転体は、ポンプ排気時におけるガスの圧縮熱や摩擦熱により温度上昇して高温となる。また、この回転体の回転数は一般に20000〜50000rpmと高速であり、回転体は遠心力による大きな引張応力を受ける。このため、上記のような高温かつ引張応力を受けた状態で長時間にわたって運転を続けると、回転体の塑性歪みが徐々に増加するクリープ変形が起こり、狭い間隔で対向する固定側と最終的に接触する恐れがある(以下、これを「回転体のクリープ寿命」という)。この接触により、最悪の場合には回転体に傷がついてクラックが発生し、そこを起点とする応力集中によって回転体の破壊に繋がるという可能性がある。

この回転体のクリープ寿命の要因となる回転体の歪み速度は、温度に対して対数的に変化することが知られており、回転体の温度が上昇すると回転体のクリープ寿命も対数的に短くなる。よって、ターボ分子ポンプでは、回転体のクリープ寿命が所定の基準を満たすように、排気するガスの許容流量、圧力、使用環境温度などが規定されている。

そこで、従来では回転体のクリープ寿命が極度に短くなることを防止するために、例えば、▲1▼ガス流量・プロセスチャンバ内部圧力のモニタリング、▲2▼回転体の温度のモニタリング、▲3▼回転体以外の部材の温度測定による回転体の温度推定、▲4▼回転体の寸法変化測定、等の方法によりポンプを監視することが行なわれている。▲2▼については、測定対象物から輻射される赤外線によって、対象物の温度を非接触で測定できる温度センサとして、焦電型センサやサーモパイル型センサなどの赤外線温度センサを利用した例が知られている(例えば、特許文献2参照。)。

しかしながら、従来採用されていたポンプの監視方法においては、以下のような問題が指摘されている。

まず、▲1▼のガス流量・プロセスチャンバ内部圧力のモニタリングによる方法では、ガスによって排気効率が異なり、かつ圧縮熱の発生量も異なる。また、プロセスチャンバ内での化学反応により、吸気したガス分子内部にエネルギーが蓄積されていると、そのエネルギーが回転体に伝わってしまう。よって、ガス流量・圧力のみでは回転体の温度を推定することが難しい。

次に、▲3▼の回転体以外の部材の温度測定による方法では、ポンプケース内に流入するガスの流量が少ない場合や、Arガスなどのように熱伝導率の低いガスを排気する場合には、ガスによる熱伝導がほとんど起こらず、測定対象物である回転体の温度を正確に測定することができない。

また、▲4▼の回転体の寸法変化測定による方法では、センサと回転体との間の隙間寸法は、回転体の振れ回り等の要因によってその値が大きく左右されるため、測定温度の信頼性を確保することが困難である。

さらに、▲2▼の赤外線温度センサで回転体の温度測定を行なう場合、回転体以外の温度の低い固定部材からの輻射光が入射したり、センサ表面に堆積物が付着すると、センサに入射する赤外線量が変化してしまうため、測定精度が低下する。よって、この測定精度の低下を防ぐためには、赤外線温度センサの受光部を測定対象物である回転体に極力近づける必要が生じる。このため、回転体近傍に赤外線温度センサを設置しなければならず、回転体周辺の設計自由度が大幅に制限されてしまう。

また、センサ受光部が回転体近傍にあることから、センサ自身が回転体からの輻射の影響を受けて温度ドリフトを起こしたり、センサ自身の寿命が短くなるという不具合がある。特に、このターボ分子ポンプを塩素や硫化フッ素系の腐食性の強いガスを排気する環境で使用する場合、センサ自身が腐食して故障する恐れもある。このため、定期的にセンサを交換しなければならず、その都度何度もポンプを分解する作業が必要となる上に、故障部品の交換に伴う大幅なコストアップを招くという問題がある。

【発明が解決しようとする課題】
本発明は、このような問題点に鑑みてなされたものであり、その目的とするところは、ポンプ回転体の温度を高精度でモニタリングでき、回転体のクリープ寿命を適性に確保できる信頼性の高い真空ポンプを提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明に係る真空ポンプは、回転体の回転運動により、外部からポンプケース内部に吸気されたガス分子を圧縮し、圧縮されたガス分子をポンプケース外部へと排気するポンプ機構部と、回転体と対向する固定体壁面に始端が開口され、回転体と離間してガス分子の主流路でない固定体壁面に終端が開口された挿通路と、挿通路に挿入され、先端部受光面が挿通路の始端開口側に露出した光ファイバと、光ファイバに接続され、挿通路の終端開口側に配設された赤外線温度センサと、を具備することを特徴とする。

本発明によれば、赤外線温度センサが、ガスの圧縮熱や回転体からの輻射の影響を受けず、腐食性ガスにさらされることもないため、回転体からの輻射や高温ガスの影響を受けて温度ドリフトを起こしたり、腐食性ガスの影響により故障する恐れがなくなる。また、赤外線温度センサに接続された光ファイバの先端部受光面が回転体近傍の対向面に臨んでいることから、回転体から輻射される赤外線量を確実に検出でき、回転体温度を高精度で測定することが可能となる。

ここで、回転体と離間してガス分子の主流路でない箇所の一例として、例えばポンプケース外部が考えられるが、この場合、挿通路の終端開口部がポンプケースに開口された接続ポートと連通し、この接続ポートに埋設された光コネクタを介して光ファイバのケーブルがポンプケース外部に導かれ、赤外線温度センサと信号変換器とがポンプケース外部に配設される。

このように、赤外線温度センサと信号変換器とをポンプケース外部に配設する場合、光ファイバの導線が、回転体を回転駆動させる駆動源の電流導線または回転体の位置を検出するセンサの制御導線等の配線と結束されていると、複数の導線同士が絡まることがなく、誤結線による短絡を防止できる。

また、上記のような構成に加えて、回転体と対向する壁面の開口部において、この開口部に露出した光ファイバの先端部受光面に生成物が堆積することを防止する構造を備えていると、光ファイバから赤外線温度センサに入射する赤外線量が減少することがなく、より正確な回転体の温度測定を行なうことができる。

このような構造例として、開口部周縁に支持部材を設け、この支持部材により赤外線透過性を有する透光部材を支持して光ファイバの先端部受光面を覆い、この透光部材を加温あるいは振動させて生成物の堆積を防止する構造が考えられる。

さらに、本発明において、開口部が回転体と対向する壁面の複数箇所に開口され、これら複数の開口部に露出された光ファイバの赤外線温度センサ側端部において、この赤外線温度センサに対して各々の光ファイバの導光を切り換える導光切換手段を具備していても良い。このように光ファイバの受光面により検出する赤外線の検出箇所を増設すると、検出された複数のセンサ出力を用いてより信頼性の高い温度測定が可能となる。

また、本発明において、赤外線温度センサのセンサ出力を電気的信号に変換する信号変換器と、信号変換器から出力された電気的信号に基づいて、回転体の温度が所定温度を超過した場合に警報信号を出力する警報出力回路と、を具備していても良い。

さらに、本発明において、赤外線温度センサのセンサ出力を電気的信号に変換する信号変換器と、信号変換器から出力された電気的信号に基づいて、回転体の温度変化を時間的に積算し、その積算値から回転体の歪み量を推定し、その歪み量推定値が、回転体と固定体との間の最狭隙間寸法に対して設計的余裕を持って設定される寸法を回転体の外径寸法で除算した値を超過した場合に警報信号を出力する警報出力回路と、を具備していても良い。

なお、このような警報出力回路の出力例としては、例えば、赤外線温度センサが回転体の異常温度を検出してセンサ出力が閾値を超過した場合に、回転体の回転速度を減速させるシーケンスや、回転体の回転運動を停止させるシーケンスなどが考えられる。

【発明の実施の形態】
以下、本発明に係る真空ポンプの好適な実施の形態について、ターボ分子ポンプに適用した例を挙げて、添付図面を参照しながら詳細に説明する。

<第1実施例>
図1は本実施例のターボ分子ポンプの全体構成を示す縦断面図であり、まずこのターボ分子ポンプの基本的な構造について説明する。

同図に示すターボ分子ポンプPは、中空円筒型のケーシング1にベース2を接合することにより密閉されるポンプケース3内部に、ターボ分子ポンプ機構部PAとネジ溝ポンプ機構部PBとが収容された複合タイプの真空ポンプである。

ケーシング1の上部壁面にはガス吸気口4が開口され、ベース2の下部側壁面にはガス排気口5が開口されている。ガス吸気口4にはプロセスチャンバ等の真空容器が吸気口フランジ6を介して螺着され、ガス排気口5に排気パイプ7が装着されて、補助ポンプに連結されることにより、このターボ分子ポンプPは、プロセスチャンバ内のガスを排気して一定の高真空度を形成するための手段として使用される。

ポンプケース3内部に立設するステータコラム8の上下端面間には、高周波モータ等の駆動モータ9により高速回転する回転軸10が貫通しており、この回転軸10は、半径方向電磁石11−1と軸方向電磁石11−2からなる磁気軸受11により、回転軸10の半径方向および軸方向にそれぞれ軸支されている。また、回転軸10の両端部には、ドライ潤滑剤が塗布された保護用ボールベアリング12が設けられており、通常運転時には回転軸10に非接触で、磁気軸受11の電源異常時にのみ回転軸10に接触して軸支し、回転軸10と磁気軸受11との接触を防ぐように調整されている。

ステータコラム8から突出した回転軸10の上端部には、ステータコラム8を包囲するように配置された中空円筒型のロータ13が軸線L方向に螺着固定され、このロータ13は駆動モータ9により回転軸10と同期して高速回転する。回転軸10に一体化されたロータ13は半径方向センサ14−1と軸方向センサ14−2からなる位置検出センサ14により位置制御されている。

ロータ13外周の上方略半部分はターボ分子ポンプ機構部PAとして機能し、ロータ13外壁面には回転軸10の軸線L方向にかけて複数のブレード状のロータ翼15,15,…が一体成形されている。また、ケーシング1内壁面にはこのロータ翼15,15間に交互に位置決めされた複数のブレード状のステータ翼16,16,…がスペーサ17,17,…を交互に積層することで取り付け固定されている。一方、ロータ13外周の下方略半部分はネジ溝ポンプ機構部PBとして機能し、ロータ13外壁面は平坦な円筒面となっており、このロータ13外壁面と狭い間隔で対向するケーシング1内壁面には螺旋状のネジ溝18が刻設されている。

このターボ分子ポンプ機構部PAとネジ溝ポンプ機構部PBはガス吸気口4からガス排気口5へと流れるガス分子の主流路Rを形成している。すなわち、ターボ分子ポンプ機構部PAにおいては、駆動モータ9により回転軸10が回転駆動すると、ロータ13とロータ翼15が同期して回転し、高速回転するロータ翼15と固定のステータ翼16との相互作用により、上段側のガス吸気口4から吸気された分子流から遷移流のガス分子を下段側のネジ溝ポンプ機構部PBに送り込む。一方、このネジ溝ポンプ機構部PBにおいては、駆動モータ9により回転軸10が回転駆動すると、ロータ13も同期して回転し、高速回転するロータ13の円筒面と固定のネジ溝18との相互作用により、上段のターボ分子ポンプ機構部PAから移送された遷移流のガス分子を粘性流に圧縮し、圧縮されたガス分子を下段側のガス排気口5へと排気する。

以上がこのターボ分子ポンプの基本的な構造であるが、次にこのターボ分子ポンプの特徴的な構造について説明する。

図1に示すように、本実施例のターボ分子ポンプPは、高速回転するロータ13およびロータ翼15からなる回転体20の温度を測定する回転体温度測定手段30を備えている。この回転体温度測定手段30とは、光ファイバ31と、この光ファイバ31に接続される赤外線温度センサ32と、この赤外線温度センサ32により検出されたセンサ出力を電気的信号に変換するための信号変換器33とを具備して構成されている。

赤外線温度センサ32は、測定対象物から輻射される赤外線によって、その対象物の温度を非接触で測定できる温度センサであり、焦電型センサ、サーモパイル型センサ、半導体センサ等を使用することができる。

光ファイバ31は、その先端部31−1が回転体20の近傍に位置し、その基端部31−2は赤外線温度センサ32に接続されている。本実施例では、測定対象物である回転体20の近傍の一例として、ロータ13内壁面と狭い間隔で対向するステータコラム8の外壁面に始端が開口され、ステータコラム8内部を貫通してステータコラム8の内壁面に終端が開口された光ファイバ挿通路34が形成されている。この光ファイバ挿通路34の始端開口部34aからは光ファイバ31の先端部受光面31−1aが露出し、光ファイバ挿通路34の終端開口部34bからは光ファイバ31の基端部31−2が突出している。そして、この基端部31−2に接続された赤外線温度センサ32と信号変換器33はプレート35上に載置され、このプレート35がベース2底面に装着されることにより、赤外線温度センサ32と信号変換器33とがステータコラム8内部の空隙部8−1内に配置されている。

このように、本実施例では、光ファイバ31に接続された赤外線温度センサ32と信号変換器33とが、ロータ13およびロータ翼15からなる回転体20から離れた箇所で、かつガス分子の主流路Rでない箇所に配置されている。よって、赤外線温度センサ32と信号変換器33は、ガスの圧縮熱や回転体20からの輻射にさらされることがなく、かつ塩素や硫化フッ素系の腐食性ガスにさらされることもない。このため、赤外線温度センサ32が、ロータ13からの輻射や高温ガスの影響を受けて温度ドリフトを起こしたり、腐食性ガスの影響により機能しなくなるという恐れがない。また、赤外線温度センサ32に接続された光ファイバ31の先端部受光面31−1aが回転体20の近傍に位置する対向面に臨んでいることから、測定対象物である回転体20から輻射される赤外線を高精度で検出することができ、信頼性の高い温度測定が可能となる。

<第2実施例>
次に、本発明に係る第2の実施例について図2および図3に基づき説明する。なお、以下の実施例におけるターボ分子ポンプの基本的な構造については、上述した第1実施例と同様であるので、同一部材には同一符号を附してその詳細な説明は割愛する。

図2に示すように、本実施例のターボ分子ポンプPは、赤外線温度センサ32と信号変換器33がポンプケース3の外部に配置されていることが特徴である。本実施例においてもポンプケース3内部に光ファイバ31が挿入される挿通路が形成されているが、この光ファイバ挿通路34−1は、ロータ13内壁面と狭い間隔で対向するステータコラム8の外壁面に始端が開口され、ステータコラム8内部を貫通し、ベース2の外壁面に開口された接続ポート36にその終端が連通している。

ここで、接続ポート36はポンプケース3外部の大気に連通している関係上、真空封止のための機構を有する必要がある。本実施例では、接続ポート36に埋設されるアダプタ37−1との間に合成ゴム製のOリング39を介挿し、両者を密着させることで真空封止されている。なお、光ファイバ31とアダプタ37−1とは接着封止されており、アダプタ37−1に結合されるプラグ37−2はコネクタカバー38により包囲されている。
