【発明の属する技術分野】
本発明は、スルーホールを有し、絶縁基材と導体パターンからなる配線層とを交互に積層したプリント配線板及びその製造方法に関するものである。

【従来の技術】
従来、プリント配線板の製造方法として、導体パターンを形成した樹脂フィルムを積層し、それらを加熱しつつ加圧することによって一括して複数枚の樹脂フィルム同士を接着して多層構造のプリント配線板を製造する方法が知られている。

例えば、特許文献1に開示されたプリント配線板の製造方法によれば、まず、熱可塑性樹脂からなる樹脂フィルムの両面に導体パターンを備え、かつこれら両面の導体パターンを樹脂フィルムのビアホールに設けた導電ペーストによって層間接続した両面パターン樹脂フィルムを複数枚製造する。次に、この複数枚の両面パターン樹脂フィルムを、層間接続可能な処理をした熱可塑性樹脂フィルムを介して積層する。そして、積層した両面パターン樹脂フィルム及び樹脂フィルムを、所定の温度に加熱しつつ、所定圧力で加圧することにより、それぞれの樹脂フィルムを軟化させて接着させる。

ここで、上述した多層構造のプリント配線板に、リードを有する電子部品を実装するために、貫通孔であるスルーホールを形成するとともに、そのスルーホール内壁にめっき被膜を形成する場合がある。スルーホールの内壁へのめっき被膜の形成は、まず、無電界めっきにより無電界めっき被膜を形成した後、この無電界めっき被膜を電極として電解めっきを施すことにより、比較的厚さの厚いめっき被膜を形成する。そして、このスルーホール内にリードを挿入した状態で、リードとめっき被膜間をはんだによって接続することにより、電子部品をプリント基板に実装する。

【発明が解決しようとする課題】
しかしながら、スルーホールの内壁が、樹脂フィルムからなる場合、樹脂フィルムは一般的に耐薬品性に優れており、めっき液に対する耐性も高い。このため、スルーホール内壁においてめっきの密着性が不十分となりやすい。

また、熱可塑性樹脂等からなる樹脂フィルムは、金属に比較して、熱膨張、熱収縮の程度が大きい。このため、温度変化に晒される環境においては、スルーホールめっきにクラックや剥離等が発生しやすく、耐久信頼性に乏しいとの問題も生ずる。

本発明は、上記の点に鑑みてなされたものであり、スルーホール内壁へのめっきの密着性及び耐久信頼性を向上したプリント配線板及びその製造方法を提供することを目的とするものである。

【課題を解決するための手段】
上記目的を達成するために、請求項1に記載のプリント配線板は、絶縁基材と導体パターンからなる配線層とを交互に積層したプリント配線板において、
スルーホール形成領域の外周上において、絶縁基材に形成した孔内に導電部材を設けることにより、当該導電部材をスルーホールの内壁の一部とし、それによって、スルーホール内にめっきされたスルーホールめっきと導電部材とを接続させたことを特徴とする。

このように、導電部材をスルーホールの内壁の一部とすることにより、この導電部材部分において、スルーホールめっきとの密着力が高められる。さらに、導電部材がスルーホールめっきと接続することによって、スルーホールめっきが補強されるので、スルーホールめっきの耐久信頼性を向上することができる。

請求項6に記載したように、絶縁基材には、隣接する導体パターンを電気的に接続するために、ビアホールが形成されるとともに、そのビアホール内に導電部材が設けられ、孔とビアホールとは略等しい形状に形成されることが好ましい。このように、孔とビアホールとが略等しい形状に形成される場合、孔及びビアホールの形成を同一設備を用いて同一工程において行なうことができるので、製造コストの低減を図ることができる。

請求項7に記載したように、絶縁基材は熱可塑性樹脂から構成できる。熱可塑性樹脂の場合、加熱及び加圧を行なうことにより、接着材等を用いることなく、絶縁基材同士を接着することができる。ここで、熱可塑性樹脂は、従来、プリント配線板の絶縁材料として使用されているガラス繊維強化熱硬化樹脂に比較して、熱膨張や熱収縮の程度が大きい。しかし、上述した本発明の構成により、スルーホールめっきが補強できるので、絶縁基材材料として熱可塑性樹脂を使用しても、スルーホールめっきにクラックや剥離等が発生することを効果的に防止できる。

【発明の実施の形態】
(第1実施形態)
以下、本発明の第1実施形態によるプリント配線板及びその製造方法について、図に基づいて説明する。

図1(a)〜(f)及び図2(a)〜(d)は、本実施形態におけるプリント配線板の概略の製造工程を示す工程別断面図である。図1(a)は、樹脂フィルム23の片面に導体箔10(本例では、厚さ18μmの銅箔)を貼着した片面導体箔フィルム20を示している。導体箔10は、樹脂フィルム23に重ねた状態で、熱及び圧力を加えることにより、樹脂フィルム23に貼着される。本例では、樹脂フィルム23としてポリエーテルエーテルケトン樹脂65〜35重量%とポリエーテルイミド樹脂35〜65重量%とからなる厚さ25〜125μmの熱可塑性樹脂フィルムを用いている。また、導体箔としては、銅箔以外にアルミニウム箔等、他の金属箔を用いることもできる。

次に、図1(b)に示すように、樹脂フィルム23の片面に貼着された導体箔10をエッチングによりパターニングすることにより、導体パターン22を形成する。これにより、片面導体箔フィルム20は、片面のみに導体パターン22を持つ片面導体パターンフィルム21となる。

導体パターン22の形成が完了すると、次に、図1(c)に示すように、樹脂フィルム23側からCO2レーザーとYAGレーザーを順次照射して、樹脂フィルム23に導体パターン22を底面とする有底ビアホールであるビアホール24を形成するとともに、後述するスルーホール形成工程において、スルーホールが形成される領域の外周上に、導体パターン22を底面とする孔25を形成する。なお、ビアホール24及び孔25の形成は、CO2レーザーとYAGレーザーの出力と照射時間等を調整することで、導体パターン22に穴を開けないようにしている。ビアホール24及び穴25の直径は約130μmであり、同様の形状に形成した。

なお、CO2レーザーとともにYAGレーザーを使用するのは、CO2レーザーの照射によって生じたスミア(樹脂フィルムの燃えカス)を蒸散させるためである。また、ビアホール24及び孔25の形成には、レーザー以外のドリル加工等の方法も適用可能であるが、レーザビームで穴あけ加工すると、微細な径で穴あけでき、導体パターン22にダメージを与えることが少ないため好ましい。

図1(c)に示すように、ビアホール24及び孔25の形成が完了すると、次に、図1(d)に示すように、ビアホール24内及び孔25内に層間接続材料である導電ペースト50を充填する。導電ペースト50は、銀合金の金属粒子とバインダ樹脂であるアクリル樹脂とを99:1で混合した混合物500gに有機溶剤であるテルピネオール100gを加え、これを混練してペースト化したものである。

金属粒子としては、銀合金以外に、銅、銀、スズ等の金属粒子やこれらの混合物を用いることができる。バインダ樹脂として、本例ではアクリル樹脂を用いたが、アクリル樹脂以外の熱可塑性樹脂を用いることもできるし、熱硬化性樹脂を用いることもできる。

導電ペースト50は、メタルマスクを用いたスクリーン印刷機により、片面導体パターンフィルム21の導体パターン22側を下側とし、ビアホール24内及び孔25内に印刷充填される。これは、ビアホール24内及び孔25内に充填された導体ペースト50が落下しないようにするためである。導体ペースト50が落下しない程度の粘性を有していれば、片面導体パターンフィルム21を導体パターン22側が下側以外の向きにしても良い。また、ビアホール24内及び孔25内への導電ペースト50の充填は、本例ではスクリーン印刷機を用いたが、確実に充填ができるのであれば、ディスペンサ等を用いる他の方法も可能である。

図1(e)は、導体箔10をエッチングによりパターニングすることなく、上述した図1(c)、(d)の工程を実施して、樹脂フィルム23にビアホール24及び孔25を形成するとともに、それらのビアホール24内及び孔25内に導電ペースト50を充填した片面導体箔フィルム20を示す。本例では、後述するように、積層した片面導体パターンフィルム21の両表面に、さらに片面導体箔フィルム20を積層する。このため、図1(e)に示すように、片面導体箔フィルム20を準備する。

次に、図1(f)に示すように、片面導体パターンフィルム21を複数枚(本実施形態では4枚)積層し、さらにその両表面に片面導体箔フィルム20をそれぞれ積層する。このとき、下方側の3枚の片面導体箔フィルム20及び片面導体パターンフィルム21は、導体箔10または導体パターン22が設けられた側を下側として、上方側の3枚の片面導体箔フィルム20及び片面導体パターンフィルム21は導体箔10または導体パターン22が設けられた側を上側として積層する。これにより、多層基板の両面に電極等の導体パターンを形成することができる。

その後、片面導体箔フィルム20及び片面導体パターンフィルム21の積層体が、上下両面から図示しない真空加熱プレス機により加熱しながら加圧される。具体的な加熱、加圧条件を例示すると、圧力は0.1〜10MPaの範囲の値であり、加熱温度は200〜350℃の範囲の値である。さらに、加熱・加圧時間は、10〜40分程度に設定される。

上述した加熱・加圧工程を実施することにより、図2(a)に示すように、各片面導体箔フィルム20及び片面導体パターンフィルム21が相互に接着される。すなわち、各片面導体箔フィルム20及び片面導体パターンフィルム21の樹脂フィルム23が熱溶着される。さらに、加熱及び加圧により、ビアホール24内の導電ペースト50が焼結して一体化した導電部材51となり、隣接する導体パターン22間を層間接続した多層構造のプリント配線板が得られる。

なお、導電部材51は、導電ペースト50を加熱及び加圧して得られるものであり、有機溶剤であるテルピネオールは蒸散しており、銀合金からなる金属成分を約99重量%、アクリル樹脂からなる樹脂成分を約1重量%含有している。

その後、図2(b)に示すように、スルーホール形成領域をドリル加工により穴あけし、貫通孔であるスルーホール41を形成する。本例ではスルーホール41の直径は、1.0mmとした。なお、スルーホールの形成には、ドリル加工以外に、パンチング加工やレーザー加工等の他の加工法を用いても良い。

ここで、スルーホール形成領域について図3に基づいて説明する。図3の点線44で囲まれる部分がスルーホール形成領域である。図3に示されるように、スルーホール形成領域44の周囲からスルーホール形成領域44に跨るように、スルーホール形成領域44の外周上に4個の孔25が形成され、それぞれの孔25内には導電部材51が設けられている。従って、スルーホール形成領域44を穴空け加工することにより形成されるスルーホール41の内壁の4箇所に導電部材51が現れることになる。

また、スルーホール形成領域44の外周上に位置する穴25は、積層されるすべての片面導体箔フィルム20及び片面導体パターンフィルム21に形成されている。従って、図2(b)に示すように、スルーホール41の全長に渡って、樹脂フィルム23に形成されたスルーホール41の内壁に導電部材51が露出され、内壁の一部が導電部材51によって形成されることになる。

また、図2(a)に示すように、各片面導体パターンフィルム21には、スルーホール形成領域44よりも大きな面積を有する導体パターン22aが、スルーホール形成領域44に対応する位置に設けられている。従って、図2(b)に示すようにスルーホール41が形成されると、そのスルーホール41は、各片面導体パターンフィルム21の導体パターン22a、及び片面導体箔フィルム20の導体箔10によって取り囲まれる。すなわち、導体パターン22a及び導体箔10の側面も、スルーホール41の内壁の一部を構成することになる。

さらに、スルーホール41の内壁に露出する導電部材51とスルーホール41を取り囲む導体パターン22a及び導体箔10とは、加熱・加圧工程が実行されたときに接続される。つまり、導電ペースト50の金属成分が、熱及び圧力を印加されることにより、隣接する導体パターン22aもしくは導体箔10に拡散して行く。この結果、導電部材51と導体パターン22a及び導体箔10とは、金属拡散層を介して強固に接続されるのである。

次に、図2(c)に示すように、スルーホール41の内壁及びプリント配線板の両表面にめっき皮膜42を形成する。このめっき皮膜42の形成は以下のように行なわれる。まず、パネルめっき法により、スルーホール41の内壁及び配線板の両表面に無電解銅めっき皮膜を形成する。例えば、銅濃度2.5g/L、ホルムアルデヒド10g/L、水酸化ナトリウム8g/L、及び安定剤からなる無電解銅めっき液を用いて、スルーホール41の表面及び導体箔10の表面に無電解銅めっきを施す。この無電解銅めっき皮膜は、例えば0.2μmの厚さに形成される。その後、無電解銅めっき皮膜を電極として、例えば硫酸銅70g/L、98%硫酸180g/L、塩素イオン50ppm、及び光沢剤からなる電解銅めっき液を用いて電解銅めっきを施す。この電解銅めっき皮膜は、例えば15μmの厚さに形成される。このような、無電解銅めっき及び電解銅めっきにより、めっき皮膜42が形成される。

ここで、めっき皮膜42は、樹脂フィルム23よりも金属と強固に接続される。そして、スルーホール41の内壁の一部とされる導電部材51は、スルーホール形成領域44の外周上において、各樹脂フィルム23の複数箇所に形成されている(図3参照)。これにより、スルーホール41の内壁に形成されためっき皮膜42が、複数箇所において、導電部材51と接続されるので、めっき皮膜42のスルーホール41内壁への密着力の向上、及びめっき皮膜42の補強効果による耐久信頼性の向上を図ることができる。

さらに、スルーホール41の内壁の一部とされる導電部材51は、積層される全ての樹脂フィルム23に設けられているので、スルーホール41の全長に渡って、めっき皮膜42の密着力等が向上できる。

また、金属材料からなる導体パターン22a及び導体箔10の側面も、スルーホール41の内壁の一部とされており、めっき皮膜42は、これらの導体パターン22a及び導体箔10にも強固に接続される。これらの導体パターン22a及び導体箔10は、導電部材51によって連結されている。このように、スルーホール41内に形成されるめっき皮膜42は、連結された導体パターン22a、導体箔10及び導電部材51によって囲まれるので、めっき皮膜42の補強効果を大幅に向上することができる。このため、本プリント配線板が、温度変化の激しい環境に置かれた場合であっても、めっき皮膜42にクラックや剥離が生じることを防止することができる。

なお、スルーホールの内壁の一部とされる導電部材51、導体パターン22a及び導体箔10は、積層される全ての片面導体箔フィルム20及び片面導体パターンフィルム21に形成されることが好ましいが、積層されるフィルム20,21の一部にのみ設けても良い。この場合であっても、めっき皮膜42の補強効果を得ることができる。

次に、図2(d)に示すように、めっき皮膜42を導体箔10とともに、所定のパターンにパターン加工する。すなわち、めっき皮膜42に感光性ドライフィルムを貼り付けて、露光、現像処理を行なって所定のパターンに形成する。そして、パターン加工されたフィルムをマスクとして、エッチング加工を行なうことにより、めっき皮膜42及び導体箔10を選択的に除去する。その後、フィルムを剥離することで、プリント配線板の両表面に、導体箔とめっき皮膜とからなる導体パターン61が形成されるとともに、スルーホール41にスルーホールめっき43が形成される。なお、スルーホールめっき43は、スルーホール41の開口部の周囲に引き出されるように、プリント配線板両表面の導体箔10とめっき皮膜42とがパターン加工される。

上述の構成及び製造方法により、スルーホールめっき43は、導電部材51及び導体パターン22a等で補強された構造となり、それらと強固に密着されるので、樹脂フィルム23の熱膨張、熱収縮に対しても、スルーホールめっき43の損傷や剥離が防止でき、耐久信頼性を向上できる。さらに、スルーホール41へのリード端子の挿入や引き抜きに対して、十分な機械的強度を備えることができる。

特に、本実施形態において、絶縁基材材料として使用した熱可塑性樹脂は、従来、プリント配線板の絶縁材料として使用されているガラス繊維強化熱硬化樹脂に比較して、熱膨張や熱収縮の程度が大きい。しかし、上述の構成により、スルーホールめっき43が補強できるので、絶縁基材材料として熱可塑性樹脂を使用しても、スルーホールめっき43にクラックや剥離等が発生することを効果的に防止できる。

(比較例1)
第1の実施形態と同様の構成によって得られる図2(b)の配線板を用い、図7に示すように、プリント配線板の両表面の導体箔10をパターン加工して、導体パターン62を形成した。すなわち、比較例1では、プリント配線板の両表面及びスルーホール41の内壁にめっき皮膜が形成されていない。

(試験方法)
A.スルーホールめっき引き抜き強さ試験(JIS−C−5012 8.2に準拠する)
スルーホールの径は1.0mmとした。このスルーホール内に導線をはんだ付けした。そして、導線をスルーホールから引き抜いたときの荷重を測定した。引き抜き時の荷重が、98N以上を○とし、98N未満を×とした。
B.熱衝撃試験(JIS−C−5012 9.2に準拠する)
「−65℃(30min)→常温(30sec)→125℃(30min)→常温」との温度変化を1サイクルとして、各プリント配線板に熱衝撃を与えた。各サイクルの終了後、スルーホール断面を観察し、スルーホールにおける内層接続部にクラック等が発生しているか否かを調べた。
C.はんだ耐熱性試験(はんだフロート法 JIS−C−5012 10.4.1に準拠する)
260℃のはんだ槽にスルーホールが形成されたプリント配線板を10sec浮かせた。その後、断面観察により、スルーホールにおける内層接続部のクラック等の有無を調べた。
D.スルーホール電気抵抗測定試験(JIS−C−5012 7.1.2に準拠する)
測定端子をスルーホールの両側に接触させ、4端子法により抵抗値を測定した。

表1に示す上記A〜Dの試験結果から、第1実施形態によるプリント配線板は、比較例1及び比較例2に対して、スルーホールの耐熱信頼性及び機械的強度が優れていることが確認できる。

(第2実施形態)
図4及び図5は、スルーホール形成領域44の外周上において、樹脂フィルム23に形成する孔25a,25bの形状を示すものである。

これら図4及び図5に示すように、スルーホール形成領域44の外周上に形成される孔25a、25bの形状は、必ずしも円形に限らず、各種の形状を採用することができる。すなわち、孔25は、その一部がスルーホール形成領域44に属するように形成されれば良く、それによって、スルーホール41が形成されたときに、スルーホール41の内壁の一部に導電部材51を露出させることができる。

(第3実施形態)

(他の実施形態)
上記各実施形態において、絶縁基材である樹脂フィルムとしてポリエーテルエーテルケトン樹脂65〜35重量%とポリエーテルイミド樹脂35〜65重量%とからなる樹脂フィルムを用いたが、これに限らず、ポリエーテルエーテルケトン樹脂とポリエーテルイミド樹脂に非導電性フィラを充填したフィルムであってもよいし、他の材質の熱可塑性樹脂フィルム(例えば、ポリエチレンナフタレート、ポリエチレンテレフタレート、ポリエーテルサルフォン、熱可塑性ポリイミド、所謂液晶ポリマー等)を用いてもよい。加熱プレスにより接着が可能であり、後工程である半田付け工程等で必要な耐熱性を有する熱可塑性樹脂フィルムであれば好適に用いることができる。

また、上記実施形態では、層間接続材料は導電ペースト50であったが、ビアホール内に充填が可能であれば、ペースト状ではなく、粒状であっても良い。

さらに、上記実施形態では、片面導体パターンフィルム21から多層構造のプリント配線板を形成する例について説明したが、両面導体パターンフィルムを用いてプリント基板を構成しても良い。たとえば、複数の両面導体パターンフィルムを用意し、それらを、層間接続材料がビアホールに充填されたフィルムを介して積層しても良いし、1枚の両面導体パターンフィルムの両面にそれぞれ片面導体パターンフィルムを積層しても良い。

TECHNICAL FIELD OF THE INVENTION
