本発明は、電子線描画装置に関し、特に、回転ステージと、該回転ステージを直線移動させる直線移動手段とを備えた電子線描画装置に関するものである。

【従来の技術】
従来より、磁性体の微細凹凸パターンにより転写情報を担持したマスター担体と、転写を受ける磁気記録部を有するスレーブ媒体とを密着させた状態で、転写用磁界を印加してマスター担体に担持した情報(例えばサーボ信号)に対応する磁化パターンをスレーブ媒体に転写記録する磁気転写方法が知られている(例えば、特許文献1〜3参照)。

磁気転写に使用されるマスター担体の作製方法としては、転写すべき情報に応じたレジストによる凹凸パターンが形成された原盤を基にして作製する、光ディスクスタンパー作製方法を応用した方法が考えられている(例えば、特許文献4参照)。

光ディスクスタンパーの作製の際には、フォトレジストが塗布されたガラス基板を回転させながら、データをピットの長短に変換し、これに応じて変調したレーザビームを照射したデータをフォトレジストに書き込むことがなされている。

マスター担体基板の凹凸パターンに応じたパターンのレジストへの描画は、光ディススタンパーの作製と同様に、レジストが塗布された円形基盤を回転させながら、転写する情報に応じて変調したレーザービームを照射して形成することが、一般に考えられる。

しかしながら、磁気ディスク媒体においては、小型化および高容量化が図られており、記録密度の増大などに対応してトラック幅が狭くなると(例えば、トラック幅が0.3μm以下になると)、レーザービームでは描画径の限界に近づき、描画された部分の端部形状が円弧状となって矩形状のパターンの形成が困難となる。マスター担体基板の凹凸パターンの各エレメントの特にその上面形状は、この描画された部分に応じた形状となるものであり、該描画された部分の端部形状が円弧状となるとマスター担体基板の凹凸パターンの凸部上面形状が円弧状等の矩形から大きくはずれた形状となり、スレーブ媒体への所望の磁化パターンの形成が困難となる。

一方、半導体分野においては、既にレーザービームより小径のスポットによる露光が可能な電子ビームを利用したパターニングが行われており、この電子ビームを利用することにより、微細パターンの高精度なパターニングが可能となってきている。

また、小型軽量の高密度磁気記録媒体として実現化が期待されているパターンドメディアの作製においては、電子ビームによりパターン露光を行うことが提案されている(例えば、特許文献5参照)。しかしながら、特許文献5には、電子線露光装置についての具体的な記載がないため、実際にはどのような構成の装置を用いたのか明らかでない。

【発明が解決しようとする課題】
上述の磁気転写用マスター担体の作製およびパターンドメディア作製の際には、同心円状にパターニングする必要があるため、半導体の分野で利用されている、XYステージを備えた電子線露光装置をそのまま適用しただけでは、良好なパターン形成は困難であるため、良好な同心円のパターン描画が可能な電子線露光装置が望まれている。

また、光ディスクの高容量化を図る際にも、上述のマスター担体基板の場合と同様の問題が生じるため、螺旋状のパターンを描画可能な電子線露光装置が必要となる可能性が高い。

一方、電子ビームを用いたパターニングを請け負う工場等においては、設備費および設置スペース等の削減のために、同心円状のパターニングも螺旋状のパターニングも可能な装置が望まれる。

本発明は上記事情に鑑みて、同心円状および螺旋状のパターン描画を可能とした電子線露光装置を提供することを目的とするものである。

【課題を解決するための手段】
本発明の電子線描画装置は、基盤上に塗布されたレジストに電子線を照射して所望のパターンを描画する電子線描画装置であって、
前記基盤を回転自在に支持する回転ステージと、
該回転ステージを直線移動させる直線移動手段と、
前記回転ステージの回転速度と、前記直線移動手段による直線移動とを制御する制御手段とを備え 、
該制御手段の制御により、前記パターンとして、螺旋状のパターンおよび同心円状のパターンを選択的に描画可能とされていることを特徴とするものである。

すなわち、本発明の電子線描画装置は、磁気転写用マスター担体、パターンドメディア、光ディスク等の円盤状の媒体の作製過程において必要な同心円状もしくは螺旋状のパターニングに使用可能なものであり、制御手段が、磁気転写用マスター担体、パターンドメディア作製時には、同心円状のパターンを描画し、光ディスク作製時には螺旋状のパターンを描画するように制御するものである。制御手段は、例えば、同心円状のパターン描画の際には、回転ステージが1回転する毎に該回転ステージを所定距離移動させるように制御し、螺旋状のパターン描画の際には、回転ステージをほぼ連続的に移動させるように制御する。

【発明の効果】
本発明の電子線描画装置は、回転ステージと、この回転ステージを直線移動させる直線移動手段と、回転ステージの回転速度と、直線移動手段による直線移動とを制御する制御手段とを備え、制御手段が回転速度および直線移動を制御することにより、螺旋状のパターンおよび同心円状のパターンを選択的に描画可能とされているので、磁気転写用マスター、光ディスクスタンパ、パターンドメディアのいずれの作製時にも利用することができ、それぞれのために個別に装置を設ける必要がなく、設備費および設置スペースの削減が可能となる。

【発明の実施の形態】
以下、本発明の実施の形態を図面を用いて詳細に説明する。

図1は、本実施形態において用いられる電子線露光装置の要部側面図(a)および上面図(b)を示すものである。

本発明の実施形態の電子線露光装置40は、円形基盤11を支持する円形ステージ41および該ステージ41の中心軸42と一致するように設けられたモータ軸を有するスピンドルモータ44を備えた回転ステージユニット45と、該回転ステージユニット45の一部を貫通し、円形ステージ41の一半径方向(図中矢印Y方向)に延びる一本のシャフト46と、該回転ステージユニット45をシャフト46に沿って移動させるための直線移動手段49とを備えている。回転ステージユニット45の一部には、上記シャフト46と平行に配された、精密なネジきりが施されたロッド47が螺合され、このロッド47は、パルスモータ48によって正逆回転されるようになっており、このロッド47とパルスモータ48により回転ステージユニット45の直線移動手段49が構成される。

さらに、電子線露光装置40は、電子ビームを出射する電子銃23、電子ビームEBをY方向(基盤径方向)およびY方向に直交するX方向(円周方向)へ偏光させる偏光手段21、22を備えており、電子銃23から出射された電子ビームEBは偏光手段21、22および図示しないレンズ等を経て、円形基盤11上に照射される。なお、パターン描画時には、偏光手段21、22を制御して電子ビームEBを、基盤の円周方向Xと交差する所定の方向に一定の振幅で微少振動させる。

スピンドルモータ44の駆動すなわち円形ステージの回転速度、パルスモータ48の駆動すなわち直線移動手段49による直線移動、電子ビームの変調、偏光手段21および22の制御等は制御手段であるコントローラ50によって行われる。

ここでは、円盤上の描画範囲内の最大半径同心円の半径をR、回転ステージ41により円盤11が1回転するのに必要な時間(周期)をTで表す。同心円状のパターンを形成するために、コントローラ50は、回転ステージ41の回転に伴って円盤11が1回転され1つの同心円に沿ったパターン描画が終わる毎に、回転ステージ41を半径方向にトラックピッチ分移動させるよう制御する。より詳細には、図2(a)に示すように、円盤11上の半径r0 の位置に電子ビームEBが照射された状態で回転ステージ41により円盤11が周期Tで1回転され、時刻t1において電子ビーム照射位置が半径r1の位置となるように、回転ステージ41をY方向にトラックピッチ分移動させる。これを、最小半径同心円の半径r0の位置から最大半径同心円の半径rn(=R)の位置まで繰り返すことにより、(n+1)トラック分のパターンを描画することができる。なお、図2(b)に示すように、パターン描画を最大半径同心円から開始しても、同様に同心円状に配列するパターンを描画することができる。

このような制御により、磁気転写マスター担体作製用の基盤、もしくはパターンドメディア基板上に配されたレジスト上に同心円状に配列する所望のパターンを描画することができる。

図3においても図2と同様に、円盤上の描画範囲内の最大半径同心円の半径をR、回転ステージ41により円盤が1回転するのに必要な時間(周期)をTで表す。螺旋状のパターンを形成するために、コントローラ50は、回転ステージ41により円盤を回転させつつ、回転ステージ41を半径方向へほぼ連続的に移動させるよう制御する。より詳細には、図3(a)に示すように、円盤11上の半径r0の位置に電子ビームが照射された状態で回転ステージ41により円盤11が周期Tで1回転される時刻t1までの間に電子ビーム照射位置が半径r1の位置となるように、回転ステージ41をY方向に連続的に移動させる。この回転ステージ41を回転させつつ、該回転ステージ41を最小半径r0の位置から最大半径rnの位置まで連続的に移動させることにより、螺旋状のパターンを描画することができる。ただし、回転ステージ41の直線移動は、図3(b)に同図(a)の一部拡大図を示すように、ミクロにみるとステップ状のグラフとなる移動制御がなさている。なお、図3(b)に示すように、パターン描画を最大半径の位置から開始しても、同様の螺旋状に配列するパターンを描画することができる。

次に上述の電子線描画装置40を用いた磁気転写用マスター担体の作製方法について説明する。図4は、その磁気転写用マスター担体の原盤を作製する過程を示す模式図である。図5は、原盤表面の描画パターン(露光パターン)の一部を拡大した平面図である。

なお、ここで描画パターンは、マスター担体の基板に形成すべき凹凸パターンに応じたパターンであり、凹凸パターンを構成する凸部もしくは凹部をエレメントと称し、描画パターン中の描画すべきエレメントの上面形状に対応する部分をエレメント部と称する。なお、ここで形成する凹凸パターンは、位相サーボ信号に応じたパターンであり、複数のトラックに跨り、トラック方向に対して斜めに交差して延びるエレメントおよび1つのトラック幅のエレメントを含むものとする。なお、凹凸パターンは同心円状に形成される。換言すれば、この凹凸パターンの形成により、結果として同心円状のトラックが形成される。

本実施の形態における磁気転写用マスター担体の原盤の作製方法について説明する。

図4(a)に示すように、例えばシリコン、ガラスあるいは石英からなる円形基盤11を、1方向に回転させながら、スピンコート法により、ノズル13から、ポジ型電子ビーム描画用レジスト12が有機溶剤に溶解されたレジスト溶液12’を円形基板11上に塗布した後、ベークする。

次に、図4(b)に示すように、電子ビーム描画用レジスト12が塗布された円形基盤11をA方向に回転させながら、サーボ信号等の転写情報に対応して変調した電子ビームEBを走査させることにより1トラック毎に所望のパターン15を描画する。なお、円形基盤11の回転方向Aは、エレメント部単位に微視的にみると、ほぼ径方向Yに垂直な円周方向X(トラック方向X)とみなすことができる。A方向へ1回転する毎にパルスモータを駆動させて回転ステージをY方向に1トラック分移動させる。ここでは、コントローラ50は、図2(b)に示す上述の制御を行っている。

次に、図4(c)に示すように、電子ビーム描画用レジスト12を現像処理して、同心円16に沿ったパターン15が電子ビーム描画用レジスト12に転写された基盤11を得る。これが磁気転写用マスター担体の原盤となる。

図5は、原盤表面に形成された描画パターン(露光パターン)15の一部を拡大した平面図である。この描画パターン15は、複数のトラックtn〜tn +3に跨り、円周方向(トラック方向)Xに斜めに交差して延びるエレメント部12a、および1トラック内に形成されるエレメント部12bを含むものである。図5中斜線で示した部分が電子ビームにより描画(露光)されたエレメント部12aおよび12bであり、エレメント部12aの形状はトラック方向Xに角度θをなし、複数トラックに跨って延びる斜辺を有する略平行四辺形であり、エレメント部12bの形状はトラック方向に垂直な辺を有する矩形である。なお、これらエレメント部12a、12b等の露光部分は、現像により除去されて凹部となる。

図6は、図5に示したトラック方向Xに斜めに交差して延びるエレメント部12aの描画方法の模式図を示す。円形基盤11をA方向に回転させるとともに、Y方向およびX方向偏光手段21、22をそれぞれ正弦波等の周期関数信号で互いに同期させて制御して電子ビームEBを所定の方向に一定の振幅で周期的に振動させることにより、結果として電子ビームEBをエレメント部12aの所望の角度θを有する斜辺に沿った方向に複数回走査させて、略平行四辺形片を描画し、これを複数トラック繰り返すことにより、複数のトラックに跨り、トラック方向に交差して延びる略平行四辺形形状のエレメント部12aの描画を行う。

図6中、1つのエレメント部12aのトラックtn内の平行四辺形片の描画は、電子ビームEBをY1、Y2、Y3・・・・Y8へと順次走査させて行う。上述の通り、電子ビームEBを所望の角度θを有する斜辺に沿った方向に走査させるように、Y方向およびX方向偏光手段21、22を制御して電子ビームEBの振動方向を調整する。ここでは、円形基盤11の回転速度は、電子ビームEBの振動の一周期で電子ビームの照射位置がY1からY3へ移動する程度であり、電子ビームEBの振動方向は、円盤基盤11の回転による照射位置のトラック方向Xへの変移を考慮した方向である。Y8で電子ビームEBの照射をOFF、その後同一トラックtnの隣接エレメント部12aの平行四辺形片を同様にして描画し、さらに矩形エレメント部12bの描画を行う。1トラックtnのパターン描画後、回転ステージユニット40がY方向に移動されて、隣接するトラックtn+1の描画を開始する。

このように、複数のトラックに跨る、トラック方向に斜めに交差するエレメント部12aは、1トラック毎に描画された平行四辺形片が積み重さなって構成される。なお、各エレメント部の描画時において、図6中、クロスハッチで示す部分14は露光されず、各平行四辺形片の鋭角となるべき角部、およびエレメント部12bの矩形の角部が円弧状となる。円弧状部分は結果として、記録損失に繋がるものであり、これを低減するためには、電子ビームEB径を小さくし、走査回数を多くすることが有効であるが、描画効率との関係で適宜設定すればよい。なお、マスター担体表面の凹凸パターン凸部上面もしくは凹部開口部のトラック方向と交わる辺の直線性は、トラック幅方向のヘッド走査領域において非常に重要であるが端部においてはその影響は小さいと考えられる。

このように、電子ビームEBの基盤上における走査方向が、結果としてエレメント部のトラック方向と交差する斜辺となるように描画すれば、描画されたエレメントの斜辺は略直線となり、結果として斜辺が略直線の上面形状のエレメントからなる凹凸パターンを有する基板を形成することができる。このような基板を備えたマスター担体を用いれば、転写パターンの磁化遷移領域の直線性も向上する。

また、上記描画方法のように、複数のトラックに跨るエレメントの上面形状は各トラック毎に描画するため、複数のトラックに跨るエレメントと1トラック内に形成されているエレメントが混在するパターンに応じた描画する場合であっても、描画時に電子ビームを振動させる際の制御の複雑化を防ぐことができる。

なお、各エレメントの形状と電子ビーム描画用レジストの感度とを考慮しながら、電子ビームの出力およびビーム径を調整することが望ましい。

上述の実施形態において、電子ビームEBの回転基盤上における走査方向が、トラック方向に対して所望の傾きθを有する方向、すなわち描画すべきエレメントのトラック方向に交差する斜辺の方向となるように、Y方向およびX方向偏光手段21、22を制御して電子ビームEBの振動方向を調整する際の、具体的な方法を図7を参照して以下に説明する。

ここでは、電子ビームEBをy方向およびx方向それぞれに周期的に変移させる周期関数として、y=Asin(ωt+α)、x=Bsin(ωt+β)の正弦波を用いた描画方法について説明する。fは両周期関数の振動数、A、Bは各振幅、α、βは各位相、ω=2πfであり、それぞの周期関数の位相α、βが|β−α|=nπの関係にあるとき、基盤が静止していれば、電子ビームEBの軌跡は、xy座標においてA/Bの傾きを有する直線(図中鎖線K)となる。このとき、電子ビームEBの照射位置は、A/Bの傾きを有する直線上を単振動する。なお、各エレメントを描画する際、この単振動の最大振幅もしくは最小振幅の位置から照射を開始し、複数回振動させて、開始位置の位相からπずれた最小振幅もしくは最大振幅の位置で照射を終了させるようコントローラ50により制御する。

一方、円形ステージの回転により、基盤上における電子ビームEBの照射位置は基盤が静止していた場合と比較して円周方向に変移する。電子ビーム照射位置におけるステージの回転に伴う線速度をvとすると、上述の周期関数の半周期1/2f時間に照射位置が、ステージの回転により円周方向(トラック方向)xに移動する距離Δxは、Δx=v/2fで表される。したがって、この距離Δxを考慮してX方向の振幅Bを設定するため、図7中の各平行四辺形のトラック方向xに交差して延びる斜辺の、トラック方向に対する傾きθについて、tanθ=2A/(2B+Δx)を満たすようにする。すなわち、所望の傾きθの平行四辺形を描画しようとする際、tanθ=2A/(2B+Δx)を満たすように各周期振動の振幅A,Bを定めればよい。例えばθ=45°の平行四辺形を描く場合、tanθ=2A/(2B+Δx)=1、すなわち2A=2B+Δxを満たすA、Bを定める。

電子ビームEBは、原点から延びている所定傾きの一点鎖線Kに沿って振動させており、上述の通りこの鎖線Kは円盤が静止していた場合の電子ビームEBの軌跡を示すものである。電子ビームEBはこの鎖線Kに沿った振動を行うが、同時に円盤が図中−x方向に回転するために、結果として電子ビームEBは図に示すような軌跡Lを描く。なお、図7においては、α=β=−π/2とした場合の電子ビームEBの基板上における軌跡Lを示している。

次に、上記の原盤を用いた磁気転写用マスター担体の作製方法について説明する。図8はそのマスター担体の作製過程の一部を示す断面模式図である。

図8(a)に示すように、上記のようなパターン描画方法により、基盤11上の電子ビーム描画用レジスト12上に同心円状の所望のパターンを描画する。現像処理により、露光部分12aを除去し、電子ビーム描画用レジスト12からなる凹凸パターンを有する原盤を得る。

次に、前記原盤の表面の凹凸パターン表面に図示しない薄い導電層を成膜し、その上に、図8(b)に示すように、電鋳を施し、金属の型をとったポジ状凹凸パターンを有する基板31を得る。

一方、前記円形基盤11に電子ビーム描画用レジストによる凹凸パターンを形成した後、電子ビーム描画用レジストをマスクにエッチングして円形基盤11に凹凸パターンを形成し、電子ビーム描画用レジストを除去した原盤を得てもよい。以降の工程は前記と同様にして基板31を形成することができる。

基板31の材料としては、NiもしくはNi合金を使用することができ、この基板を作成するための前記メッキとしては、無電解メッキ、電鋳、スパッタリング、イオンプレーティングを含む各種の金属成膜法が適用できる。基板31の凹凸パターンの深さ(突起の高さ)は、80nm〜800nmの範囲が好ましく、より好ましくは150nm〜600nmである。

前記磁性層32は、磁性材料を真空蒸着法、スパッタリング法、イオンプレーティング法等の真空成膜手段、メッキ法などにより成膜する。その磁性材料としては、Co、Co合金(CoNi、CoNiZr、CoNbTaZr等)、Fe、Fe合金(FeCo、FeCoNi、FeNiMo、FeAlSi、FeAl、FeTaN)、Ni、Ni合金(NiFe)を用いることができる。特に好ましくはFeCo、FeCoNiである。磁性層32の厚みは、50nm〜500nmの範囲が好ましく、さらに好ましくは100nm〜400nmである。

前記原盤を用いて樹脂基板を作成し、その表面に磁性層を設けてマスター担体としてもよい。樹脂基板の樹脂材料としては、ポリカーボネート・ポリメチルメタクリレートなどのアクリル樹脂、ポリ塩化ビニル・塩化ビニル共重合体などの塩化ビニル樹脂、エポキシ樹脂、アモルファスポリオレフィンおよびポリエステルなどが使用可能である。耐湿性、寸法安定性および価格などの点からポリカーボネートが好ましい。成形品にバリがある場合は、バーニシュまたはポリッシュにより除去する。また、紫外線硬化樹脂、電子線硬化樹脂などを使用して、原盤にスピンコート、バーコート塗布で形成してもよい。樹脂基板のパターン突起の高さは、50〜1000nmの範囲が好ましく、さらに好ましくは100〜500nmの範囲である。この樹脂基板の表面の微細パターンの上に磁性層を被覆しマスター担体を得る。
