本発明は、例えば微小量の液体や気体などの微小流体を駆動するための微小流体駆動装置及びその製造方法、並びにこの微小流体駆動装置を用いた静電ヘッド装置及びその製造方法に関する。

【従来の技術】
写真画質の印刷物を高速に印字するというニーズに対応するプリンタとして、微細な容積のインクを吐出するインクジェット・プリンタヘッドが広範囲に利用されている。今後、さらに高い画質を高速に印字するニーズに対応するため、消費電力を増加させず、吐出性能を落とさずに、さらに高密度にノズルを配置することが求められている。

従来、インクジェット・プリンタヘッドに用いる微小薬液の駆動方法には、インク保持空間(いわゆるキャビティ)内に保持された微小流体(微小容積のインク)に対して、抵抗加熱方式とダイアフラム方式がある。抵抗加熱方式は、抵抗加熱により発生した気体(バブル)によりキャビティ内の流体をノズルから噴出する方法である。ダイアフラム方式は、ピエゾ素子などを用いた圧力印加手段(いわゆるダイアフラム)により流体をノズルから噴出する方法である。

【発明が解決しようとする課題】
ところで、抵抗加熱方式は、半導体プロセスにより作製可能なためコストが安く、抵抗発熱体を微小に作製することができるため、高密度にノズルを形成するには好都合であるが、電流によるジュール加熱を用いるため、ノズル数と共に消費電力が増加し、抵抗発熱体の冷却が必要なため吐出周波数を高くすることが難しい。
また、ピエゾ効果を用いたダイアフラム方式は積層ピエゾタイプと単板ピエゾタイプに別けられ、積層ピエゾタイプはピエゾアクチュエータをダイアフラムに貼り合せ、その後切削により素子分離を行うため、半導体プロセスは利用できず、高コストであり、高密度化に難がある。
単板ピエゾタイプはほぼ半導体プロセスが利用できる上、コストも積層タイプにくらべ安く、消費電力も低下できているが、ピエゾ素子の焼結により反りが発生し、多ノイズ化した大型のヘッドの作製に難がある。
一方、静電駆動を用いたダイアフラム方式は抵抗加熱、ピエゾ方式に比べても消費電力が非常に少ない。
ただし、これらダイアフラム方式は、抵抗加熱に比べて消費電力が小さいが、駆動距離が小さいためミリ(mm)レベルの長さにまで駆動面積を拡大して駆動容積を確保する必要があるので、高密度化が困難である。
また、従来の静電駆動方式のインクジェットヘッドはエッチングにより薄く削ったSi基板により振動板を形成し、下部電極を形成したガラスなどの基板と貼り合せて作製している。この方法では振動板の膜厚およびその均一性を管理するのが難しい。また振動板をSi基板からエッチングして薄くすることにより、Si基板のほとんどの厚さを取り除くことになるため、生産性が悪く、振動板を数μm以下に薄く、均一に出来ないため低電圧駆動するには振動板の短辺を長く確保する必要があり、高密度化が難しい。また、基板どうしを貼り合せるために接合面を高精度に平滑化し、貼り合せるための接合面積を確保する必要があり、また貼り合せの時の重ね合わせ精度が±数μm必要で高密度化出来ない。さらに、約0.1〜0.2mm厚基板のハンドリングは容易でないなどの問題があった。

このような問題は、微小流体として例えば微小気体を取り扱う駆動装置においても同様に起こり得る。

本発明は、上述の点に鑑み、半導体製造プロセスでの作製を可能とすることで、振動板の膜厚管理を容易にし、基板の貼り合せを不要とし、駆動部の高密度化を可能にし、高い流体駆動力を得ると共に、生産性の向上を図った静電方式による微小流体駆動装置及びその製造方法を提供するものである。
本発明は、上記微小流体駆動装置を適用した静電ヘッド装置及びその製造方法を提供するものである。

【課題を解決するための手段】
本発明に係る微小流体駆動装置は、流体に圧力変化を与える振動板と、振動板を駆動するための独立した振動板側電極及び基板側電極と、振動板側電極と基板側電極との間の空間を形成するための支柱とを有して成る。

本発明の微小流体駆動装置では、振動板側電極と基板側電極間に電圧を印加すると静電吸着力が発生して振動板側電極に一体の振動板が撓み、逆に振動板側電極と基板側電極間への電圧印加を開放すると振動板は静電力から開放され、自身の復元力で減衰振動する。この振動板の駆動を利用して微小流体の駆動を可能にする。この微小流体駆動装置は、半導体プロセスで作製することを可能としたことにより、振動板の薄膜化、膜厚の均一化が容易となり、高密度化を可能とした。また、基板の貼り合せが不要となるため貼り合せ面も不要となり、また貼り合せの精度に対して、露光装置(ステッパー)の重ね合わせ精度は1桁以上高いため振動板を有する駆動部の高密度化を更に可能とした上で、必要十分な流動駆動力が得られ、消費電力も他方式に比べて圧倒的に少ない。

本発明に係る微小流体駆動装置の製造方法は、基板側電極を形成した基板上にパターニングした犠牲層を形成する工程と、犠牲層上に振動板側電極を形成する工程と、同一材料により、振動板側電極上に振動板を形成すると共にこの振動板に連続した所要位置にこの振動板を支える支柱を形成する工程と、振動板の領域外に開口を形成し、この開口を通して犠牲層を選択的に除去し、基板側電極と振動板側電極との間に空間を形成する工程とを有する。

本発明の静電ヘッド装置の製造方法では、気相成膜法により振動板を形成するため厚さ1μm以下の非常に薄い振動板が提供できる。これにより、振動板の短辺長を60μm以下まで短くすることが可能となり、300dbi以上の高密度化が可能である。
また、約200mmの犠牲層の膜厚管理も容易となり、30V以下の低電圧駆動が容易に実現できる。また、振動板、犠牲層の膜厚管理が容易になるため、流体の吐出量を精度良く制御できる上記静電ヘッド装置の製造を可能にする。

【発明の実施の形態】
以下、図面を参照して本発明の実施の形態を説明する。

図1〜図4は、本発明に係る微小流体駆動装置、及びこの微小流体駆動装置を適用した静電ヘッドの一実施の形態を示す。
本実施の形態に係る静電ヘッド1は、静電気力により駆動(振動)する複数の振動板12を高密度に並列配置してなる微小流体駆動装置2と、その各振動板上に対応する位置に夫々流体21が溜められる圧力室(いわゆるキャビティ)22及び流体21を外部に吐出する吐出部、本例ではノズル(流体として液体を用いるので)23が形成された隔壁構体24を備えた、いわゆる流体供給部25とから成る。

微小流体駆動装置2は、図2〜図4に示すように、所要の基板4上に導電性物質薄膜からなる共通の基板側電極7が形成され、基板側電極7の表面に絶縁膜8が形成され、この基板側電極7に対向するように空間9を挟んで各独立に駆動される振動板側電極11を一体に有した複数の振動板12が並列配置され、各振動板12を両持ち梁で支持するように支柱13が基板4上に形成されて構成される。

振動板12は、図示の例では短冊状に形成され、振動板12の両側に長手方向に沿って夫々所定間隔(支柱間ピッチ)を置いて複数の支柱13が形成される。なお、この所定間隔(支柱間ピッチ)は2μm以上、10μm以下が好ましく、5μmが最適である。隣り合う振動板12は支柱13を介して連続して形成され、且つ支柱13も振動板12と同じ材料で一体に形成される。従って、振動板12と基板側電極7間の空間9は、並列する複数の振動板12の間で連通している。各振動板12間を連通する全体の空間9は、密閉空間になるように形成される。

各振動板12の支柱13の近傍、本例では1つの振動板12の長手方向に沿う各支柱13間には、後述する製造工程で犠牲層をエッチング除去するための気体または液体を導入するための開口14が形成される。犠牲層を除去した後は、開口14は所要の部材15により閉塞される。なお、この開口は□2μm以下で十分であり、小さいほど閉塞しやすい。ドライエッチングの場合、□0.5μmでも十分犠牲層エッチングが可能であることを確認した。
さらに本例では、薄い振動板12を用いた場合、振動板自体の反発力を高めるために、振動板12の中央部直下に補助支柱(いわゆるポスト)19を支柱(いわゆるアンカー)13と同時に形成される。

基板4は、例えばシリコン(Si)やガリウム砒素(GaAs)などの半導体基板上に絶縁膜を形成した基板や、石英基板を含むガラス基板のような絶縁性基板等の所要の基板を用いることができる。本例ではシリコン基板5上にシリコン酸化膜等による絶縁膜6を形成した基板4を用いている。基板側電極7は、不純物をドーピングした多結晶シリコン膜、金属(例えばPt,Ti,Al,Au,Cr,Ni等の蒸着膜)、ITO(Indium Tin Oxide)膜等で形成され、本例では不純物ドープの多結晶シリコン膜で形成される。各個別の振動板側電極11は、不純物をドーピングした多結晶シリコン膜、金属(例えばPt,Ti,Al,Au,Cr,Ni等の蒸着膜)、ITO(Indium Tin Oxide)膜等で形成され、本例では不純物ドープの多結晶シリコン膜で形成される。

振動板側電極11は、図5(拡大図)で示すように、絶縁膜17を介して振動板12に接合され、且つ振動板12の折曲された下面凹部12a内に挿入されるように形成される。振動板12は、絶縁膜で形成され、特に引っ張りの応力が発生し振動板としての反発力が高いシリコン窒化膜(SiN膜)で形成するのが好ましい。振動板となるSiN膜12の上面はシリコン酸化膜18が形成される。16は振動板側電極11の下面及び振動板のSiN膜12の下面に形成されたシリコン酸化膜である。振動板は、本例では実質的にSiN膜12、絶縁膜17、18で構成される。

この微小流体駆動装置2に対し、振動板12の支柱13に対応する位置に流体供給部25の隔壁24aが形成されるように、圧力室22及びノズル23を有した隔壁構体24、したがって流体供給部25が配置される。圧力室22は図示ぜざるも流体の供給路に連通している。

次に、かかる静電ヘッド装置1の動作を説明する。
微小流体駆動装置2において、基板側電極7と振動板側電極11間に所要の電圧を印加すると、静電引力が発生して振動板側電極11を有する振動板12が基板側電極7の側にたわむ(図6A参照)。逆に、基板側電極7及び振動板側電極11間への電圧印加を開放すると、振動板12は静電力から開放され、自身の復元力により減衰振動する(図6B参照)。この振動板12の上下駆動による圧力室22の容積変動で、圧力室22内の流体21がノズル23から外部に吐出され、また圧力室22内へ流体21が供給される。
振動板12が基板側電極7の側にたわむと、空間9が閉空間の場合にその振動板12と基板側電極7との間の空気は圧縮されるために振動板12のたわみを阻害しようとするが、支柱13、補助支柱19での支持構造であるので、隣接する振動板12下の空間9に圧縮された空気を逃がすことができ、十分に振動板12をたわませることができる。

本実施の形態に係る微小流体駆動装置2によれば、振動板12を静電気力によりたわませ、その復元力を駆動力とすることにより、微小流体を精度良く制御して供給することが可能になる。 振動板12の中間部の直下に補助支柱19を設けるときは、振動板12を薄くしても、または振動板12の短辺幅を長くしても、振動板の支柱間の長さが見かけ上短くなり、振動板12の反発力を大きくできるので必要な駆動力が得られる。
振動板12を之と一体の複数の支柱13により支持し、支柱13の近傍に犠牲層31をエッチングする際のエッチャント導入用の開口14を設けた構成とすることにより、長辺約1〜3mm、短辺30〜100μmの振動板12と基板側電極7間の空間9の形成において、振動板下の犠牲層空間9を短辺側にエッチングすることができるため短時間でのエッチングが可能となると共に、各隣り合う振動板12下の空間9を同時に、且つ精度良く形成することを可能にする。
従って、流体に対する駆動力を確保して高密度化を可能にした微小流体駆動装置を提供することができる。

下部の基板側電極7を共通電極とし、上部の振動板側電極11を複数の独立電極として形成することにより、振動板12の下面すなわち16を平らに形成することができる。下部の基板側電極7を個別にした場合は、電極の厚さに起因する段差が振動板12の段差となって現れるため、振動板12の引張り応力がその段差で緩和されてしまい、引張り応力が有効に働かない。
一方、SiN膜による振動板12とSi振動板側電極11は、振動板12の段差部によって形成された下面凹部内に絶縁膜を介して振動板側電極11が密着して配置されているので、振動板12に段差部があっても振動板12の張力が段差部で吸収されることがない。
なお、SiN膜による振動板12とSi振動板側電極11の上下関係を入れ替えた場合、すなわちSiN膜による振動板12を先に形成し、その上にSi振動板側電極11を形成した場合、振動板が平坦にできるが、電極間に印加された電圧は比誘電率の高いSiN膜にも分配されるため、振動板下面と基板側電極上面の空間に働く実効電圧が低下し、それについて静電引力が低下し、振動板の変位量も低下するため、低消費電力駆動を目指す場合に不利となる。

振動板側電極11が支柱13の中へは形成されないように、従って支柱13の形成部分より僅かに内側に形成されるので、振動板側電極11に印加する電圧による絶縁破壊を防ぐことができる。

圧力室に供給される流体が液体の場合、液体が接する部分が導体であると液体に導体表面より気泡ができたり、導体表面が腐食することがあるが、本実施の形態では振動板側電極11上に振動板12があり、振動板12の表面が絶縁膜18で被覆されているので、その様な問題は発生しない。
また、流体が液体の場合、振動板12の表面に親水性膜の絶縁膜18を形成することにより、圧力室22内への液体の流入を円滑に行わせることができる。また、流体が気体の場合には、振動板12の表面に気体に対して耐性のある絶縁膜18を形成することにより、振動板12が気体で侵されることがない。

本実施の形態に係る静電ヘッド装置1によれば、上述の微小流体駆動装置2を備えることにより、流体の吐出部、本例ではノズル23を高密度に配置できると共に、高い駆動力で微小量の流体を精度良く制御して供給することができる。本実施の形態の静電ヘッド装置1は、例えば民生用ではインクジェット・プリンタヘッド、産業用では有機ELなどの高分子、低分子有機材料塗布装置、プリント基板配線印刷装置、ハンダバンプ印刷装置、3次元モデリング装置、μTAS(Micro Total Analysis Systems)として薬液その他の液体をpl(ピコリットル)以下の微小単位にて精度良くコントロールして供給する供給ヘッド、さらには気体を微小量精度良くコントロールして供給する供給ヘッド等に適用することができる。

静電ヘッド装置1は、圧力室22として、高圧力室、中圧力室及び低圧力室の複数設け、各圧力室22を連結し、各圧力室22間に逆流防止弁を配置して圧力差で流体を流すようにした構成のものも含む。
静電ヘッド装置1は、流体として気体を用いるときは、基本的に圧力室22の外部への吐出口に弁を設けるようにして構成することができる。
微小流体駆動装置2は、例えばコンピュータのCPUの冷却用の駆動原にも適用することができる。

次に、図10〜図17を用いて上述の微小流体駆動装置2及び静電ヘッド装置1の製造方法の一実施の形態を説明する。なお、図11〜図17の工程図は、図10のCーC線上の断面構造を示す。

先ず、図11Aに示すように、所要の基板、本例ではシリコン基板5上に絶縁膜の例えばシリコン酸化膜6を形成した基板4を設け、この基板4のシリコン酸化膜6上に共通の基板側電極7を形成する。基板側電極7は、本例ではCVD(化学気相成長)法によるアモルファスシリコン膜を成膜し、不純物例えば燐(P)をドーピングした後に熱処理して活性化し導電性を有する電極として形成する。これにより多結晶シリコンの基板側電極7が形成される。

次に、図11Bに示すように、基板側電極7の表面上に絶縁膜8を形成する。絶縁膜8は、例えば1000℃程度の高温の減圧CVDまたは熱酸化により形成することができる。この絶縁膜8は、基板側電極7の保護膜、後述する犠牲層のエッチング液またはエッチングガスに対して耐性のある膜、さらに振動板と基板側電極が接近した際の放電防止、振動板が基板側電極7に当接した場合のショート防止、等に供される。絶縁膜8としては、例えばSF6 、XeF2 によるエッチングガスを用いるときはSiO2 膜とし、例えばフッ酸によるエッチング液を用いるときはSiN膜とすることができる。

次に、図11Cに示すように、絶縁膜8の全面上に犠牲層31を形成する。犠牲層31として、本例では多結晶シリコン膜をCVD法より堆積する。
次に、図12Dに示すように、後に形成する振動板を支える支柱(いわゆるアンカー)を形成すべき部分、及び補助支柱(いわゆるポスト)に対応する部分の犠牲層31を選択的にエッチング除去し開口部32を形成する。犠牲層31のエッチングはドライエッチングが好ましい。

次に、図12Eに示すように、犠牲層31の表面に絶縁膜16を形成する。この絶縁膜16は、絶縁膜8と同様に犠牲層31のエッチング液又はエッチングガスに対して耐性を有する膜で形成する。本例では多結晶シリコン膜による犠牲層31をSF6 ガスまたはXeF2 ガスを用いてエッチング除去するので、絶縁膜16としてシリコン酸化膜(SiO2 膜)を熱酸化またはCVDにより形成する。この絶縁膜16は、振動板側電極の保護、振動板と基板側電極7が接近した際の放電防止、振動板が基板側電極7に当接した場合のショート防止、等にに供される。

次に、図13Fに示すように、絶縁膜16を有する犠牲層31上に各独立した振動板側電極11を形成する。振動板側電極11は、本例ではCVD(化学気相成長)法によるアモルファスシリコン膜を成膜し、不純物例えば燐(P)をドーピングした後に熱処理して活性化し導電性を有する電極として形成する。これにより多結晶シリコンの振動板側電極11が形成される。振動板側電極11に印加する電圧による絶縁破壊を防ぐため、振動板側電極11は支柱の中へは形成しないように、従って支柱形成部分より僅かに内側に形成するようにする。また、このような振動板側電極11の形成により、後の工程で振動板側電極11は振動板の下面凹部内に挿入されるようになる。

次に、図13Gに示すように、振動板側電極11の表面を熱酸化してシリコン酸化膜8SiO2 膜)17を形成した後、犠牲層31上及び開口部32内の全面にわたって振動板12と、之に連続した支柱(アンカー)13及び補助支柱(ポスト)19を同一の絶縁膜により形成する。更に、振動板12、支柱13、補助支柱19は、本例では減圧CVD法によるシリコン窒化膜(SiN膜)で形成する。SiN膜は引っ張りの応力が発生するので、振動板12の反発力が高まり好都合である。

次に、図14Hに示すように、シリコン窒化膜による振動板12、支柱13、補助支柱19の表面に所要の絶縁膜18を形成する。この絶縁膜18としては、例えば流体として、インク、薬液、その他の液体を用いるときにはその液体接触面に、親水性の絶縁膜18を形成する。流体として気体を用いるときは気体に対して耐性のある絶縁膜18を形成する。犠牲層31のエッチングに際してSF6 ガスあるいはXeF2 ガスを用いるときは、このエッチングガスに対して耐性もある酸化膜(例えばシリコン酸化膜)で絶縁膜18を形成することが好ましい。シリコン窒化膜による振動板12は絶縁膜16と絶縁膜18により挟まれる構成となっているが、この構成は引張り応力を有するシリコン窒化膜と圧縮応力を有するシリコン酸化膜との積層構造を形成する場合には振動板の反りを防ぐ上で有効である。シリコン窒化膜とシリコン酸化膜の積層構造では引張りと圧縮応力の相乗効果により、振動板が大きく凹状になってしまい振動板の変位量が不足する。シリコン窒化膜の両側をシリコン酸化膜で覆うことでこの反りを緩和できる。

次に、図14Iに示すように、支柱13の近傍に絶縁膜17、振動板12、絶縁膜16を貫通して犠牲層31が露出するように開口14を形成する。この開口14は、犠牲層31をエッチング除去する際の抜き孔となるものであり、例えばRIEなどの異方性ドライエッチングで形成することができる。

次に、図15Jに示すように、開口14を通じてエッチング液またはエッチングガスを導入し、本例ではSF6 ガスまたはXeF2 ガスを導入して犠牲層31をエッチング除去し、振動板側電極11を一体に有する振動板12と基板側電極7との間に空間9を形成する。この場合、開口14が振動板12の長辺に沿って複数形成され、開口を通して振動板12の短辺に沿う方向にエッチングが進められるので、短時間でのエッチングが可能になる。犠牲層31として多結晶シリコンのようなシリコンを使用した場合にはSF6 ガスあるいはXeF2 ガスによりエッチング除去することができる。犠牲層31としてシリコン酸化膜(SiO2 膜)を使用した場合には、フッ酸のエッチング液によりエッチング除去するころができる。犠牲層31をエッチング液で除去したときには乾燥処理を行う。

次に、図15Kに示すように、この開口14を封止する。封止にはAlなどのメタルスパッタによる封止も可能であるが、振動室となる空間9が減圧になるため振動板12が凹状になり、振動板12の支柱13あるいは補助支柱19の近傍に応力が常にかかる。また凹状となることにより振動板12の可動範囲は狭くなる。この点を考慮して、例えばボロン・リン・シリケートガラス(BPSG)膜を成膜した後、リフローにより開口14を埋める方法を採ることができる。この際、N2 加圧雰囲気で行うことにより振動室となる空間9の圧力を所望の値にすることが可能になる。また、後述の加圧室の形成部材の粘性を利用して開口14を塞ぐこともできる。このようにして、微小流体駆動装置2を製造する。

次に、図16に示すように、この微小流体駆動装置2上に、例えば光硬化性樹脂材料層、例えば感光性を有するエポキシ樹脂材料層33を形成し、リソグラフィ技術を用いてパターニングし、流体を溜める圧力室(いわゆるチャンバー)22及びこの圧力室22に連通する流体の供給流路(図示せず)を形成する。即ち、振動板12上に圧力室22を形成し、振動板12の支柱13が形成された両側に対応する上に圧力室22を構成するための隔壁24aを形成する。
