VA(T)=(1+Vα×ΔT)×VA(25) …(4)
【0036】
VA(T)=(1+Vα×ΔT)×
VA(25)−Vα×ΔT×VA(25) …(5)
【0037】
VA(T)=VA(25) …(6)
【0038】
VBE1=VBE0+ΔV …(7)
VBE2=VBE0−ΔV …(8)
【0048】
IC0=IS×exp(VBE0/VT) …(9)
IC1=IS×exp(VBE1/VT)
=IS×exp(VBE0/VT)×exp(ΔV/VT)
=IC0×exp(ΔV/VT) …(10)
IC2=IS×exp(VBE2/VT)
=IS×exp(VBE0/VT)×exp(−ΔV/VT)
=IC0×exp(−ΔV/VT) …(11)
【0049】
VO=VCC−R4×IC2
=VCC−R4×IC0×exp(−ΔV/VT) …(12)
【0050】

The control means 7 receives a signal based on the detected temperature from the
[0031]
The control means 7 controls the
P (T) = (β + α × ΔT) × IF (1)
[0032]
From equation (1), since α and β are constants, when the supply current IF is constant and the temperature change value ΔT changes, the laser light source light emission amount P (T) changes with the change in temperature change value ΔT. Change. Therefore, the value of the supply current IF is changed to keep the laser light source light emission amount P (T) constant. By detecting the temperature change value ΔT of the
P (T) = (β + α × ΔT) × IF−α × ΔT × IF (2)
[0033]
When the equation (2) is calculated, the following equation is derived.
P (T) = β × IF (3)
From the equation (3), the laser light source light emission amount P (T) is not affected by the temperature change value ΔT, and the laser light source light emission amount P (T) changes with the change of the supply current IF. If it is constant, the laser light source emission amount P (T) is also constant.
[0034]
Further, the control means 7 controls the electric signal given to the reproduction processing means 6 by the amplifier circuit 9 based on the detected temperature so as not to be affected by the temperature. Since the optical
[0035]
The control means 7 controls the reproduction processing means 6 based on the following equation. When the temperature of the
VA (T) = (1 + Vα × ΔT) × VA (25) (4)
[0036]
From equation (4), since the temperature coefficients Vα and VA (25) are constants, the voltage value VA (T) changes with the change in the value of the temperature change value ΔT. In order to make it constant, the value of Vα × ΔT × VA (25) is obtained. The value can be obtained by detecting the temperature change value ΔT of the
VA (T) = (1 + Vα × ΔT) ×
VA (25) −Vα × ΔT × VA (25) (5)
[0037]
Calculating equation (5) gives the following equation.
VA (T) = VA (25) (6)
[0038]
From Expression (6), the voltage value VA (T) is not affected by the temperature change value ΔT, and the voltage value VA (T) is a constant voltage value VA (25).

IE4 = IC40 + IB4 (14)
[0054]
The value of the base current of the
ICB = IB3 + IB4 (15)
[0055]
Therefore, the following equation is obtained by substituting equation (14) and equation (15) into equation (13).
IC4 = IB3 + IE4 (16)
[0056]
If the value of the emitter current of the
IE3 = IC3 + IB3 (17)
[0057]
The voltage value between the base 19b and the
VBE3 = VBE4 (18)
[0058]
From the equation (18), since the third emitter current value IE3 and the fourth emitter current value IE4 are equal to each other, the following equation is established.
IE3 = IE4 (19)
[0059]
Therefore, from Expressions (17) and (19), the following expression is obtained.
IE4 = IC3 + IB3 (20)
[0060]
Therefore, from Expressions (16) and (20), the following expression is obtained.
IC4 = IC3 + 2 × IB3 (21)
[0061]
Since the collector current value is 100 to 500 times the base current value depending on the characteristics of the transistor, the fourth collector current value IC4 is substantially equal to the third collector current value IC3. Therefore, the following equation is obtained.
IC4 = IC3 (22)
[0062]
The fourth collector current value IC4 can be expressed by the following equation from Ohm's law.
IC4 = VR5 / R5 (23)
[0063]
The following expression is obtained from Expression (22) and Expression (23).
IC3 = VR5 / R5 (24)
[0064]
The average collector current value IC0 can be obtained from Expression (24).
IC0 = IC3 / 2
= (VR5 / R5) / 2
= 2 × VR5 / R5 (25)
[0065]
By multiplying both sides of the equation (25) by the fourth resistor R4, the following equation is obtained.
R4 × IC0 = 2 × VR5 × R4 / R5 (26)
[0066]
Temperature coefficients which are values representing the temperature characteristics of the first to
(R4 × IC0) (T) = 2 × VR5 × ((1 + RT4 × ΔT) × R4 (25)) / ((1 + RT5 × ΔT) × R5 (25)) (27)
[0067]
Since the temperature characteristics of the
(R4 × IC0) (T) = 2 × VR5 × R4 (25) / R5 (25) (28)
[0068]
From equation (28), the value of (R4 × IC0) (T) does not depend on the laser light source temperature T. The value of 2 × ΔV (T) can be expressed by the following equation.
2 × ΔV (T) = VCC × ((1 + RT2 × ΔT) × R2 (25)) / ((1 + RT1 × ΔT) × R1 (25) + (1 + RT2 × ΔT) × R2 (25) + (1 + RT3 × ΔT) × R3 (25))… (29)
[0069]
Since the temperature characteristics of the first to
2 × ΔV (T) = VCC × R2 (25) / (R1 (25) + R2 (25) + R3 (25)) (30)
From equation (30), the value of 2 × ΔV (T) does not depend on the laser light source temperature T.
[0070]
The value of the output voltage value VO at the laser light source temperature T is VO (T). A temperature coefficient which is a value representing a temperature characteristic of the heat voltage value VT is defined as a heat voltage temperature coefficient VTT. There is the following relationship:
VO (T) = VCC-R4 × IC2
= VCC-R4 × IC0 × exp (−ΔV / ((1 + VTT × ΔT) × VT)) (31)
[0071]
From equation (31), the value of VO (T) depends on the temperature characteristics of the thermal voltage value VT. The Boltzmann constant is k, the absolute temperature TA and the amount of electron charge are q. There is the following relationship:
VT = k × TA / q (32)
[0072]
By substituting the equations (28), (30) and (32) into the equation (31), the temperature change value ΔT and the absolute temperature TA are obtained from VO (T), and the laser light source temperature T is detected.

Further, according to the present invention, by providing a potential difference in the integrated circuit, the number of components of the laser device outside the integrated circuit can be reduced. In the case of manufacturing a laser device, the manufacturing process can be shortened when the number of components is smaller than when the number of components is large, so that the manufacturing time can be shortened and the manufacturing cost can be reduced. Further, since the temperature detecting means has the light receiving element, when the light receiving element receives the laser beam, the electric resistance value of the light receiving element changes, and the temperature detecting means detects the temperature. Therefore, the temperature detecting means detects the temperature only when the laser light source generates the laser light, and the temperature detecting means does not detect the temperature when the laser light source does not generate the laser light. In other words, switching can be performed automatically, so that the amount of electricity used for the temperature detecting means can be reduced, so that the operating cost of the temperature detecting means can be reduced.
[0122]
Further, according to the present invention, the temperature detecting means can detect the temperature by obtaining a voltage value between a portion between the fourth resistance element and the second transistor and a ground portion. Since the temperature characteristics of the first to fifth resistance elements are the same, the voltage value is not affected by a change in the temperature of the first to fifth resistance elements. The collector current value of the second transistor changes with the temperature due to the characteristics of the transistor. Therefore, the voltage value is not affected by the elements constituting the temperature detecting means, so that the temperature detecting means can detect the temperature more accurately.
[0123]
Further, according to the present invention, the number of parts constituting the laser device can be reduced by integrating the light receiving element and the temperature detecting means in the integrated circuit body. Therefore, it is possible to make the laser device more compact. Further, in the case of manufacturing a laser device, the number of manufacturing steps can be reduced when the number of components is small as compared to when the number of components is large, so that the manufacturing cost can be reduced.
