半導体デバイスや液晶表示装置の製造工程においては、半導体ウエハやガラス基板といった被処理基板にエッチング処理や成膜処理等のプラズマ処理を施すために、プラズマエッチング装置やプラズマCVD成膜装置等のプラズマ処理装置が用いられる。

図4は、このようなプラズマ処理装置の一例である、ガラス基板のドライエッチング処理を行うプラズマエッチング装置を示す概略断面図である。このプラズマエッチング装置100は、チャンバ101内に互いに対向するように設けられた上部電極として機能するシャワーヘッド102と下部電極として機能するサセプタ103とを有している。シャワーヘッド102は接地(GRD、アース)されており、シャワーヘッド102はチャンバ101と電気的に接続されるようにしてチャンバ101に保持されている。また、サセプタ103は絶縁板106によってチャンバ101と絶縁されており、サセプタ103の上部の中央部にはガラス基板Gが保持される保持面103bを有する突出部103aが上方に突出するように形成され、サセプタ103の上面周辺部および側面は絶縁部材105によって覆われている。

図3は、銅板8の設置枚数と安定放電電力値との関係を示す説明図(グラフ)である。この関係を求めるに際して、最高出力が15kWの高周波電源26を用いている。銅板8が6枚以上の場合には、安定放電電力値は10kW〜12kWの範囲に収まっている。この値は従来のプラズマエッチング装置100の安定放電電力値と同等であり、例えば、出力12kWでのエッチング処理においては、異常プラズマの発生によって、チャンバ2の内部の損傷が進むことを示している。このような結果は、銅板8の配置数を多くした場合には、銅板8全体のインピーダンスが小さくなってインダクタンスも小さくなり、結果的に従来と同様にシャワーヘッド12を直接に接地した場合と同じ構成となることによると考えられる。

これに対して、銅板8が1枚〜5枚の範囲(インダクタンスが60〜10nHの範囲)では、15kWの安定放電電力値が得られており、例えば、出力12kWでも、異常プラズマを発生させることなく、処理空間2aに安定して高出力のプラズマを発生させることができることが確認された。

As described above, according to the present invention, the capacitive coupling between the upper electrode and the lower electrode is strengthened with respect to the chamber and various grounded components provided in the chamber. The generation of plasma outside the processing space between the electrodes is suppressed. This suppresses internal damage and wear of the chamber, and further prevents contamination of the substrate to be processed by components of damaged or worn components.
