本発明は、速硬化性および耐湿性に優れ、半導体装置の製造に際するチップマウントや各種電子部品類等の接着に好適に使用できる導電性ペーストに関する。

【従来の技術】
半導体装置の製造に際し、金属薄板(リードフレーム)上の所定部分にICやLSI等の半導体チップを接続する工程は、半導体装置の経時的な信頼性に大きな影響を与える重要な工程である。

従来、上記接続方法として、半田等の低融点合金を用いたろう付けによる接続方法や、銀粉末を配合したエポキシ樹脂からなる導電性ペーストを用いた接続方法等が採られてきた。

【発明が解決しようとする課題】
しかしながら、半田等の低融点合金を用いたろう付けによる接続方法は、半田や半田ボールが飛散して電極等に付着し、腐食断線の原因となる可能性があった。また、導電性ペーストを用いた接続方法は、シリコンチップにAu−Siの共晶合金を生成させる共晶法と比較して信頼性に欠けるという問題があった。すなわち、導電性ペーストを用いた接続は、半田等の低融点合金を用いたろう付け等による接続と比較して耐熱性に優れるが、反面、電極の腐食等を促進し断線不良の原因となる場合があり、信頼性はAu−Siの共晶法に比べて劣っていた。また、導電性ペーストは熱硬化性樹脂であるため、その硬化に時間を要するという問題もあった。

さらに、上記導電性ペーストを短時間で硬化させた場合には、導電性ペーストより形成された接着層に空隙が発生するという問題があった。また、ICやLSI等の半導体素子の大型化に伴って、アッセンブリ工程や実装工程中の熱履歴により、チップクラックやパッケージクラックが発生するという問題もあった。

本発明は上記従来の問題に鑑みてなされたもので、速硬化性を示すとともに耐湿性に優れ、硬化後の空隙の発生と熱収縮が抑制された導電性ペーストを提供することを目的としている。

【課題を解決するための手段】
本発明の導電性ペーストは、(A)エポキシ樹脂、(B)オキセタン樹脂、(C)カチオン重合系硬化剤および(D)導電性粉末を配合してなることを特長とする。前記(B)オキセタン樹脂の配合量が、前記(A)エポキシ樹脂 100重量部に対して、5〜100重量部であればより好ましい。

【発明の実施の形態】
本発明の導電性ペーストは、(A)エポキシ樹脂、(B)オキセタン樹脂、(C)カチオン重合系硬化剤および(D)導電性粉末を配合してなることを特徴とするものである。

本発明における(A)エポキシ樹脂としては、1分子中に2個以上のエポキシ基を有する樹脂であれば、いかなるものでも使用することができる。例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、グリシジルエステル型エポキシ樹脂、多官能型エポキシ樹脂、脂環式エポキシ樹脂が挙げられ、これらの樹脂は単独で、または2種以上混合して使用することができる。なお、反応性希釈剤または可塑剤を併用することもできる。
