【発明の属する技術分野】
本発明は、強磁性体を用いた情報再生技術に係わり、特に磁気抵抗効果素子を利用した磁気記憶装置及びその製造方法に関する。

【従来の技術】
磁気ランダムアクセスメモリ(Magnetic Random Access Memory:以下MRAMと略記)とは、情報の記録媒体として強磁性体の磁化方向を利用した、記録情報を随時、書き換え、保持、読み出すことができる固体メモリの総称である。

MRAMのメモリセルは、通常複数の強磁性体を積層した構造を有する。情報の記録は、メモリセルを構成する複数の強磁性体の磁化の相対配置を平行又は反平行にし、この平行又は反平行の状態を2進の情報“1”、“0”にそれぞれ対応させて行う。記録情報の書き込みは、クロスストライプ状に配置された書き込み線に電流を流し、この電流によって生じる電流磁界により、各セルの強磁性体の磁化方向を反転させることによって行われる。記録保持時の消費電力は原理的にゼロであり、また電源を切っても記録保持が行われる不揮発性メモリである。一方、記録情報の読み出しは、セルを構成する強磁性体の磁化方向とセンス電流との相対角又は複数の強磁性層間の磁化の相対角によってメモリセルの電気抵抗が変化する現象、いわゆる磁気抵抗効果を利用して行う。

MRAMの機能と従来の誘電体を用いた半導体メモリの機能とを比較すると、(1)完全な不揮発性であり、また1015回以上の書き換えが可能であること、(2)非破壊読み出しが可能であり、リフレッシュ動作を必要としないため読み出しサイクルを短くすることが可能であること、(3)電荷蓄積型のメモリセルに比べ、放射線に対する耐性が強いこと、等の多くの利点を有している。MRAMの単位面積あたりの集積度、書き込み及び読み出し時間は、おおむねDRAMと同程度となりうることが予想される。従って、不揮発性という大きな特色を生かし、携帯機器用の外部記録装置、LSI混載用途、さらにはパーソナルコンピューターの主記憶メモリへの応用が期待されている。

現在、実用化の検討が進められているMRAMでは、メモリセルに強磁性トンネル効果(Tunnel Magneto−Resistance:以下TMR効果と略記)を示す素子を用いている(例えばISSCC 2000 Digest Paper TA7.2 参照)。このTMR効果を示す素子(以下TMR素子と略記)は、主として強磁性層/絶縁層/強磁性層からなる3層膜で構成され、絶縁層をトンネルして電流が流れる。トンネル抵抗値は、両強磁性金属層の磁化の相対角の余弦に比例して変化し、両磁化が反平行の場合に極大値をとる。例えばNiFe/Co/Al2O3/Co/NiFeからなるトンネル接合では、50OeV以下の低磁界において25%を越える磁気抵抗変化率が見いだされている(例えばIEEE Trans.Mag., 33,3553(1997).参照)。TMR素子の構造としては、磁界感度の改善を目的として、一方の強磁性体に隣接して反強磁性体を配置し、磁化方向を固着させた、いわゆるスピンバルブ構造のもの(例えばJpn. J. Appl. Phys., 36, L200(1997).参照)、また磁気抵抗変化率のバイアス依存性を改善するために、2重のトンネルバリアを設けたもの(例えばJpn. J. Appl. Phys., 36, L1380(1997).参照)が、知られている。

【発明が解決しようとする課題】
次に、TMR素子をMRAMに応用した場合の具体的な磁気記憶装置の製造方法について、図51(a)、(b)乃至図58(a)、(b)を用いて説明する。ここで、各図(a)は磁気記憶装置の断面図を示し、各図(b)は磁気記憶装置の平面図を示す。

まず、図51(a)、(b)に示すように、第1の絶縁膜111内に下部コンタクト112が形成される。次に、第1の絶縁膜111及び下部コンタクト112上に下部金属層113が形成され、この下部金属層113上に磁気抵抗効果膜114が形成される。そして、この磁気抵抗効果膜114上に第1のハードマスク115が積層される。

次に、図52(a)、(b)に示すように、第1のハードマスク115が所望の形状にパターニングされる。そして、このパターニングされた第1のハードマスク115を用いて、磁気抵抗効果膜114及び下部金属層113がエッチングされる。

次に、図53(a)、(b)に示すように、第1のハードマスク115上に第2のハードマスク116が形成され、この第2のハードマスク116が磁気抵抗効果素子119の形状にパターニングされる。

続いて、図54(a)、(b)に示すように、パターニングされた第2のハードマスク116を用いて、第1のハードマスク115がエッチングされる。この際、表面が露出した第1の絶縁膜111の一部もエッチングされ、凹部120が形成される。ここで、凹部120における第1の絶縁膜111の表面からの深さをX’1、第1のハードマスク115の膜厚をY’1とした場合、X’1≦Y’1の関係を満たしている。また、この際、第2のハードマスク116の一部もエッチングされ、さらに残存した第2のハードマスク116はその後剥離される。

次に、図55(a)、(b)に示すように、第1のハードマスク115を用いて、磁気抵抗効果膜114がエッチングされ、磁気抵抗効果膜114からなる磁気抵抗効果素子119が形成される。この際、表面が露出した第1の絶縁膜111の一部も、磁気抵抗効果膜114の膜厚分程度、さらにエッチングされる。ここで、凹部120における第1の絶縁膜111の表面からの深さをX’2、第1のハードマスク115と磁気抵抗効果素子119との合計膜厚をY’2とした場合、X’2≦Y’2の関係を満たしている。

次に、図56(a)、(b)に示すように、全面に第2の絶縁膜121が形成される。

次に、図57(a)、(b)に示すように、第2の絶縁膜121を選択的に除去し、第1のハードマスク115の一部を露出するビア130が形成される。

尚、第2の絶縁膜121を全面に形成した後は、図58(a)、(b)に示すように、化学機械研磨法(Chemical Mechanical Polish;以下CMPと略記)や反応性イオンエッチング(Reactive Ion Etching;以下RIEと略記)を用いて、第1のハードマスク115に達するまで、第2の絶縁膜121がエッチバックされる。これにより、第1のハードマスク115からなるコンタクト122の表面が露出され、自己整合的にコンタクト開口がなされる場合もある。

ところが、このような従来の磁気記憶装置の製造方法では、次のような問題があった。

現在、半導体分野では、化学的ドライエッチング(Chemical Dry Etching;以下CDEと略記)、RIEなど、化学反応を利用したドライエッチング法が盛んに利用されている。化学反応を利用してSiN膜、SiO2膜等をエッチングする場合、被加工物は高い蒸気圧を有するハロゲン化物として気相のまま除去される。その際、エッチング条件を適当に選択することにより、被エッチング物の下部層をエッチングしない、いわゆるセルフストップが可能である。例えばSAC(Self Align Contact)と呼ばれる方式では、SiN膜とSiO2膜のエッチング選択比を利用し、自己整合的なコンタクト開口が行われている。

しかしながら、磁気抵抗効果素子に用いられるFe、Ni、Co、Cu等の3d遷移金属のハロゲン化物は、蒸気圧が低く、半導体加工に用いられるプロセスをそのまま適用するのは困難である。また、一酸化炭素、アンモニアの混合ガスを用い、有機金属化合物を形成して化学的なエッチングを行う方法も考案されているが(例えば日本応用磁気学会誌、22巻p.1383参照)、化学反応速度が不十分であり、反応ガスによる物理的なスパッタリングが混在したプロセスにならざるを得ない等の問題を有しており、実用化には至っていない。

現時点では、磁気抵抗効果素子の加工は、Arイオンを用いたスパッタリングを基本に行われており、磁気抵抗効果素子の下部層であるSiO2膜等の絶縁膜との選択比はほとんど得られていない。

すなわち、現状のエッチング方法を用いて図51(a)、(b)乃至図58(a)、(b)に示すようなプロセスを行うと、第1のハードマスク115のパターニング時には、すでに下部金属層113のパターニングが行われているため、第1の絶縁膜111の表面の一部が露出している。従って、図54(a)に示すように、第1のハードマスク115のパターニングとともに第1の絶縁膜111がエッチングされ、凹部120が形成されてしまう。加えて、図55(a)に示すように、磁気抵抗効果膜114のパターニングとともに第1の絶縁膜111がさらにエッチングされて凹部120がさらに深くなる。

このように、従来のプロセスでは、第1のハードマスク115を磁気抵抗効果素子119の形状にパターニングする際に、すでに下部金属層113がパターニングされており、この下部金属層113下の第1の絶縁膜111の表面の一部が露出している。このため、第1のハードマスク115や磁気抵抗効果膜114のパターニング時に、第1の絶縁膜111がオーバーエッチングされてしまう。その結果、凹部120における第1の絶縁膜111の表面からの深さX’2は、第1のハードマスク115と磁気抵抗効果素子119との合計膜厚Y’2程度となり、非常に大きな段差が生じてしまうという問題があった。

本発明は上記課題を解決するためになされたものであり、その目的とするところは、オーバーエッチングを低減することが可能な磁気記憶装置及びその製造方法を提供することにある。

【課題を解決するための手段】
本発明は、前記目的を達成するために以下に示す手段を用いている。

本発明の第1の視点による磁気記憶装置は、第1の絶縁膜と、前記第1の絶縁膜上に配置された金属層と、前記金属層上の所定領域に配置された磁気抵抗効果素子と、前記磁気抵抗効果素子上に配置されたコンタクト層と、前記金属層の周囲に形成され、前記金属層をセル毎に分離する機能を有し、かつ前記第1の絶縁膜の表面からの深さが前記金属層の厚さ以下である凹部とを具備する。

【発明の実施の形態】
本発明の実施の形態を以下に図面を参照して説明する。この説明に際し、全図にわたり、共通する部分には共通する参照符号を付す。

[第1の実施形態]
第1の実施形態は、ハードマスクを磁気抵抗効果素子の形状にパターニングした後に、下部金属層をセル毎に分離した形状にパターニングするものである。

図1(a)、(b)は、本発明の第1の実施形態に係る磁気記憶装置の断面図及び平面図を示す。

図1(a)、(b)に示すように、第1の実施形態に係る磁気記憶装置は、第1の絶縁膜11内に第1のコンタクト12が形成され、第1のコンタクト12及び第1の絶縁膜11上に下部金属層13が形成されている。この下部金属層13上の所定領域には磁気抵抗効果膜14からなる磁気抵抗効果素子19が形成され、この磁気抵抗効果素子19上に第1のハードマスク15が形成されている。そして、下部金属層13の周囲には凹部20が形成され、下部金属層13がセル毎に分離されている。ここで、凹部20における第1の絶縁膜11の表面からの深さをX1、下部金属層13の膜厚をY1とした場合、X1≦Y1の関係を満たしている。このような関係は、絶縁膜11と下部金属層13とのエッチングレートに差を持たせることにより実現できる。例えばイオンミリングの場合、このような関係を満たす材料の組み合わせとしては、例えば、下部金属層13には、Ta、Mo、Wなどの高融点遷移金属、又はPt,Ruなどの貴金属が適しており、第1の絶縁膜11には、一般に用いられるプラズマCVD(Chemical Vapor Deposition)によるSiO2膜、SiOH膜、又は塗布法による有機ガラス材が適している。また、他の活性イオンをアシスト材に用いる、いわゆるRIBE又はRIEの場合には、材料の選択以外にガス種を適宜選択することで、所定の構造を作ることが可能である。

また、第1のハードマスク15は、導電膜からなり、コンタクト22として機能する。この第1のハードマスク15からなるコンタクト22と磁気抵抗効果素子19とは同一マスク(第2のハードマスク16)を用いてパターニングされるため、コンタクト22と磁気抵抗効果素子19はほぼ同じ形状になっている。

図2(a)、(b)乃至図9(a)、(b)は、本発明の第1の実施形態に係る磁気記憶装置の製造工程の断面図を示す。以下に、第1の実施形態に係る磁気記憶装置の製造方法について説明する。尚、ここでは、第1の絶縁膜11内に第1のコンタクト12が形成された後の工程から説明する。

まず、図2(a)、(b)に示すように、第1の絶縁膜11及び第1のコンタクト12上に下部金属層13が形成され、この下部金属層13上に磁気抵抗効果膜14が形成される。そして、この磁気抵抗効果膜14上に2層の第1及び第2のハードマスク15、16が積層される。ここで、第1のハードマスク15は例えば導電膜からなり、第2のハードマスク16は本実施形態においては導電性膜であっても非導電性膜であっても良い。

その後、図1(a)、(b)に示すように、化学機械研磨法(Chemical Mechanical Polish;以下CMPと略記)や反応性イオンエッチング(Reactive Ion Etching;以下RIEと略記)を用いて、第1のハードマスク15に達するまで、第2の絶縁膜21が平坦化される。これにより、第1のハードマスク15からなる第2のコンタクト22の表面が露出され、自己整合的にコンタクト開口がなされる。

上記第1の実施形態によれば、下部金属層13をパターニングする(図8参照)前に、第1のハードマスク15を磁気抵抗効果素子形状にパターニングしている(図4参照)。このため、第1のハードマスク15のパターニング時に、第1の絶縁膜11の表面は露出しないため、第1の絶縁膜11がオーバーエッチングされることがない。また、第1の絶縁膜11は、下部金属層13のパターニング時にわずかにオーバーエッチングされるだけであり、非常に浅い凹部20しか形成されない。つまり、この凹部20における第1の絶縁膜11の表面からの深さX1は、下部金属層13の膜厚Y1以下になっている。従って、凹部120における第1の絶縁膜111の表面からの深さX’2が第1のハードマスク115と磁気抵抗効果素子119との合計膜厚Y’2以下である従来技術に比べて、第1の実施形態は、十分オーバーエッチング量を制御することができる。尚、下部金属層13の膜厚Y1は、第1のハードマスク115と磁気抵抗効果素子119との合計膜厚Y’2よりも当然ながら薄い。

また、オーバーエッチング量を抑制できることにより、次のような効果も得られる。例えば、従来技術の固体磁気メモリでは、図59(a)、(b)に示すように、セル部及びコア部において、絶縁膜111内には下部配線180が形成されている。そして、図60(a)に示すように、セル部において、磁気抵抗効果膜114のエッチング時に絶縁膜111の過剰なエッチングが生じると、図60(b)に示すように、コア部では、下部配線180が露出してしまう可能性がある。そして、下部配線180がArイオン等で直接エッチングされると、下部配線180を通じて容易にトランジスタに電荷が流入し、トランジスタの性能、例えばゲート耐圧、またゲートリーク電圧が劣化する可能性がある。また、図63(b)に示すように、コア部においても、絶縁膜111のオーバーエッチングにより、下部配線180が露出してしまう可能性がある。これは、周辺回路トランジスタに対してはアンテナとしてエッチングダメージを増強するように働くため好ましくない。これに対し、第1の実施形態によれば、オーバーエッチング量を抑制できるため、上述したセル部及びコア部の下部配線180が露出することを抑制できる。

また、第1のハードマスク15を導電膜で形成することでコンタクト22として機能させているため、次のような効果も得られる。例えば、従来技術では、金属膜に対して物理的なエッチングを行うと、マスク材側面にフェンスが形成される場合が多い。そして、このようなフェンスは、ブラシスクラブ、ミスト噴射、超音波洗浄などの方式で除去しなければならない。これに対し、第1の実施形態では、マスク材(第1のハードマスク15)に導電膜を用い、このマスク材を剥離せずにそのまま残存させる。つまり、このマスク材にコンタクトプラグの機能を持たせることで、フェンスを除去する工程が不要となる。

尚、第1の実施形態のプロセスは上記方法に限定されない。例えば、以下に示すように、下部金属層13のパターニング時のマスクとして、フォトレジスト70の代わりに絶縁膜を利用し、この絶縁膜を除去せずに残してもよい。

つまり、図6(a)、(b)に示すように、磁気抵抗効果素子19が形成された後、図10(a)、(b)に示すように、下部金属層13の所望の形状の第2の絶縁膜21aが形成される。

次に、図11(a)、(b)に示すように、第2の絶縁膜21aをマスクとして、下部金属層13がエッチングされる。この際、第1の絶縁膜11もわずかにエッチングされ、下部金属層13の周囲に凹部20が形成される。ここで、凹部20における第1の絶縁膜11の表面からの深さX1は、下部金属層13の膜厚Y1以下である。そして、第2の絶縁膜21aは除去せずに残存させる。

[第2の実施形態]
第2の実施形態は、ハードマスクを磁気抵抗効果素子の形状にパターニングすると同時に、下部金属層をセル毎に分離する形状にパターニングするものである。

図14(a)、(b)は、本発明の第2の実施形態に係る磁気記憶装置の断面図及び平面図を示す。図14(a)、(b)に示すように、第2の実施形態に係る磁気記憶装置において、第1の実施形態と異なる点は、凹部20における下部金属層13の表面からの深さをX2、第1のハードマスク15の膜厚をY2とした場合、X2≦Y2の関係を満たしているところである。このような関係を満たす材料の組み合わせとしては、例えば、第1のハードマスク15には、Mo、W、Taなどの高融点遷移金属が適しており、下部金属層13には、Mo、W、Taなどに比べてエッチングレートが早いPt、Ir、Ruなどの貴金属、又はTiN、TaNなどの導電性金属窒化物が適している。

図15(a)、(b)乃至図19(a)、(b)は、本発明の第2の実施形態に係る磁気記憶装置の製造工程の断面図及び平面図を示す。以下に、第2の実施形態に係る磁気記憶装置の製造方法について説明する。ここでは、上記第1の実施形態に係る磁気記憶装置の製造方法と同様の工程は説明を省略し、異なる工程のみ説明する。
