本発明は、高導電性配線基板の製造方法および製造装置に関し、特に、両面あるいは多層基板等に設けられた微小なブラインドビアホール、スルーホールへのペースト充填後のカバーフィルムの剥離に使用される方法およびそれに用いる装置に関する。

【従来の技術】
近年、電子機器の小型化、高性能化に伴い、産業用にとどまらず広く民生用機器の分野においても、LSI等の半導体チップを高密度に実装できる多層配線回路基板を、安価に供給することが強く要望されている。このような多層配線回路基板では、微細な配線ピッチで形成された複数層の配線パターン間を、高い信頼性で電気的に接続することが重要である。

このような市場の要望に対して、従来多層配線基板の層間接続の主流となっていたスルーホール内壁の金属めっき導体に代えて、多層プリント配線基板の任意の電極を任意の配線パターン位置において層間接続できるインナービアホール接続法を用いた全層IVH構造樹脂多層基板と呼ばれるものがある(例えば特開平06−268345号公報参照)。

このような基板によると、多層プリント配線基板のビアホール内に導電性ペーストを充填して必要な各層間のみを電気的に接続し、また、部品ランド直下にインナービアホールを設けることができるために、基板サイズの小型化や高密度実装を実現することができる。また、インナービアホールにおける電気的接続に導電性ペーストを用いているので、ビアホールに印加される応力を緩和することができ、熱衝撃等による寸法変化に対しても安定な電気的接続を実現することができる。

この全層IVH構造樹脂多層基板において、インナービアホールのサイズを小さくすることにより高密度な層間接続を高い生産性で実現することを目的として、図9に示すようなペースト充填方法を用いた配線基板が従来から提案されている。以下に従来のペースト充填を用いた配線基板の製造方法を説明する。

まず、図9(a)に示すように、電気絶縁性基材80の一方の主面にカバーフィルム82を形成し、これと対向するもう一方の主面に配線材料84を形成する。次に、図9(b)に示すように、電気絶縁性基材80およびカバーフィルム82を貫通するようにビアホール86を形成する。ビアホール86の内部において配線材料84は露出しており、配線材料84はビアホール86の穴底となる。以下、上記のように穴底が閉塞したビアホールを「ブラインドビアホール」と称する。

次に、図9(c)に示すように、スキージ88を用いて、印刷によってブラインドビアホール86に導電性ペースト90を充填する。図9(d)は、印刷工程後の状態を示しており、導電性ペースト90の表面とカバーフィルム82の表面とは、ほぼ同じ高さになっている。

次に図9(e)に示すように、絶縁基材80の表面のカバーフィルム82を剥離する。このとき、ブラインドビアホール86の導電性ペースト90は、カバーフィルム82の厚み分だけ絶縁基材80の表面80aから突出している。

続いて、カバーフィルム82を剥離した絶縁基材80の表面に、図9(f)に示すように、配線材料92を積層し、加熱加圧することによって、図9(g)に示すように絶縁基材80に配線材料92を接着させる。

最後に、絶縁基材80の両面の配線材料84および92をエッチングによってパターニングし、図9(h)に示すような両面配線基板を完成させる。

上記の製造工程で使用される導電性ペースト90には、導電性粒子(銅粉、銀粉など)、樹脂成分および溶剤が含まれている。カバーフィルムを剥離した後の導電性ペーストの量が多い程、配線材料を加熱加圧した後の導電性粒子同士および導電性粒子と配線材料(たとえば銅箔)の接触面積が大きくなるので、抵抗値が低くなり、高い電気的接続信頼性を得ることができる。

【発明が解決しようとする課題】
上記のような従来の配線基板は、カバーフィルム表面までビアホールに充填された導電性ペーストが、前記カバーフィルム剥離時に同時に一部が除去され導電性粒子の含有率が低くなり、その結果、層間接続における抵抗値が高くなり、さらに、接続信頼性に問題が生じるなどの課題があった。

本発明は上記課題を解決するものであり、プリント配線基板などの限られた面積内に高密度配線を形成する場合であっても、極めて高い電気的な接続信頼性を得ることができる配線基板の製造方法および製造装置を提供することを目的とする。

【課題を解決するための手段】
本発明の配線基板の第1の製造方法は、底面に基材保持材が設けられた絶縁基材表面に離型性カバーフィルム仮接着し、前記基材保持材を穴の底とするブラインドビアホールを設ける工程と、導電性粒子およびバインダ成分を含有するペーストを、スキージを用いて前記ブラインドビアホールに充填する工程と、前記カバーフィルム表面を前記絶縁基材方向に押圧しながら前記カバーフィルムを剥離する工程とを有することを特徴とするものである。

このような製造方法によると、カバーフィルム剥離時に上面よりスキージで押圧する効果により、ペーストを前記カバーフィルムから押し出す作用が働き、剥離によるペースト取られが大幅に減少する。この時のスキージ材料は、ゴム、プラスチック、金属などからなる材料を用いて、形状はブラインドビアの穴径、ペースト材料によって適宜最適化する。例えば、50μm径であれば、30度程度の鋭角な硬度60度のウレタンゴムを用いる。これにより、カバーフィルム表面までビアホールに充填された導電性ペーストが、カバーフィルム剥離時に同時に除去される量が大幅に減少し、導電性粒子の含有率が高くなり、その結果、層間接続における抵抗値が低くなり、さらに、安定した接続信頼性を有する配線基板を製造することができる。

また、本発明の第2の配線基板の製造方法は、絶縁基材の両面に離型性カバーフィルム仮接着し、前記絶縁基材とカバーフィルムを貫通するスルーホールを設ける工程と、導電性粒子およびバインダ成分を含有するペーストを、スキージを用いて前記スルーホールに充填する工程と、少なくとも一方のカバーフィルム表面を前記絶縁基材方向に押圧しながら前記少なくとも一方のカバーフィルムを剥離する工程とを有することを特徴とするものである。

また、前記第1もしくは第2の配線基板の製造方法において、前記カバーフィルム表面にエアー圧を加えながら剥離する方法を用いると、ペーストを前記カバーフィルムから押し出す作用が働き、剥離によるペースト取られが大幅に減少する。さらに、カバーフィルム表面に押圧(例えばスキージ)とエアー圧を同時に加えながらカバーフィルムを剥離すると、その効果を安定して得ることができる。

絶縁基材の両面に離型性カバーフィルム仮接着し、前記絶縁基材とカバーフィルムを貫通するスルーホールを設けた基材においては、絶縁材料の両側に配されたカバーフィルムの、少なくとも一方のカバーフィルムの剥離工程で、剥離するカバーフィルムの反対面から吸引しながら前記カバーフィルムを剥離する方法を用いる。このような製造方法によれば、スルーホールに充填されたペーストが、剥離するカバーフィルムの反対面より吸引される。その結果、カバーフィルムの剥離時にペースト取られが減少し、導電性粒子の含有率が高くなり前記同様の効果が得られる。

また、少なくとも一方のカバーフィルムの剥離工程において、剥離するカバーフィルムの反対面から吸引し、さらにブラインドビアホールで用いた剥離するカバーフィルム上部より、押圧やエアー圧を印可することによりさらに安定したペースト取られの少ないカバーフィルムの剥離を実現する事ができる。

上記のブラインドホールまたはスルーホールの形状が、カバーフィルムの穴径が剥離面に比べて外面が大きいと、本発明を用いた時の効果はさらに大きくなる。それは、カバーフィルムに形成された、穴断面が穴の開いたすり鉢状になっており、ペーストが取られ易くなるからである。この形状は、微細穴を効率良く加工するために用いられるレーザー加工で多く見られる。

次に本発明の配線基板の第1の製造装置は、基材を保持するテーブルと、前記基材上に形成されているカバーフィルムを押圧しながら前記カバーフィルム上を平行に移動させる押圧手段と、前記カバーフィルムを剥離する剥離手段とを有する。

テーブルに保持された基材は、底面に基材保持材が設けられた絶縁基材表面に離型性カバーフィルムを仮接着し、ペーストが充填された前記基材保持材を底とするブラインドビアホールを有している。前記カバーフィルム表面にスキージを配置して、所定の圧力を印可しながら平行移動させ、同時に前記カバーフィルム端部をスキージの移動する始点方向から持ち上げ剥離する。

このカバーフィルム剥離装置を用いることによって、カバーフィルムに取られるペースト量が減少し、接続に有効な導電性粒子の多くなり、その結果、層間接続における抵抗値が低く、さらに、安定した接続信頼性を有する配線基板を製造することができる。

また、スキージなどによる押圧にかえて、気孔を有する薄板もしくは、多孔質フィルムを介して剥離するカバーフィルムにエアー圧を印加して剥離する。さらに、剥離するカバーフィルムの表面に、押圧を行いながら、同時にエアー圧を印可して剥離する。これらの機構を有するカバーフィルム剥離装置を用いることによって、上記と同様ペースト取られの少ない剥離を行う事が可能となる。また、絶縁基材の両面に離型性カバーフィルム仮接着し、前記絶縁基材とカバーフィルムを貫通するスルーホールを設けた基材においても同様である。

本発明の第2の配線基板の製造装置は、基材を保持するテーブルと、前記基材上に形成されているカバーフィルムにエアー圧を印加するエアー印加手段と、前記カバーフィルムを剥離する剥離手段とを備えたことを特徴とする。また、前記エアー印加手段は、気孔を有する薄板もしくは、多孔質フィルムをさらに備えることが好ましい。また、前記エアー印加手段は、前記カバーフィルムとともに絶縁基材から剥離するカバーフィルムの剥離機構をさらに有することが好ましい。

これらにより、導電性粒子同士の接触面積が大きくなるので、抵抗値が低くなり、高い電気的接続信頼性を得ることができる。

【発明の実施の形態】
以下、本発明の実施の形態について図面を用いて説明する。なお、本発明は下記の実施の形態に限定されるものではない。

(実施の形態1)
本発明の実施の形態1の配線基板の製造方法について、図1(a)〜(f)を参照して説明する。

未硬化または半硬化状態の電気絶縁性基材1(以下、絶縁基材と称する)を用意し、底面2bに例えば電解銅箔からなる配線材料3を接着し、この底面2bに対向する表面2aにPET(ポリエチレンテレフタラート)フィルムまたはPEN(ポリエチレンナフタレート)フィルム等からなるカバーフィルム4を接着する。さらにこの絶縁基材1に、図1(a)に示すように配線材料3を穴底とするブラインドビアホール5を形成する。

上記カバーフィルム5および配線材料3は一般的に、ラミネート法によって絶縁基材1に接着される。また、配線材料3によって閉塞されたブラインドビアホール4は、例えば、加工エネルギーを調整することによりレーザー加工で容易に作製することができる。本実施の形態において、絶縁基材1の底面2bに設けられた配線材料3は、後の工程で、絶縁基材1を貫通するビアホールに導電性ペースト6を充填するために、絶縁基材1のビアホールの穴底を塞ぐ保持材(基材保持材)として機能する。本発明において、基材保持材は配線材料3に限定されず、例えば、多層基板を作成する時、図1(f)に示すような、配線基板10を基材保持材として用いても良い。

なお、上記電気絶縁性基材1としては、ガラス織布または不織布にエポキシ樹脂を含浸して形成されるガラスエポキシ基板や、アラミド織布または不織布にエポキシ樹脂を含浸して形成されるアラミド基材や、ポリイミドなどからなる耐熱性フィルムの両面にイミド系またはエポキシ系などの接着剤を塗布して形成されるフィルムなどが好適に使用される。また、カバーフィルム5や配線材料3に関しても上記に示した材料に限定されるものではない。

次に、図1(b)に示すように、カバーフィルム4上を密接しながら移動するスキージ7によって、導電性粒子(銅粉、銀粉など)、樹脂成分、および溶剤が含まれている導電性ペースト6をブラインドビアホール5に押し入れて充填させる。ブラインドビアホール5に充填される導電性ペースト6の上面6aの高さが、カバーフィルム4の上面4aと同様の高さになるようにスキージ7による充填条件を最適化して、上述した印刷を繰り返し行う。

図1(c)に示すように、カバーフィルム4の上面に剣先スキージ8を当てて、一定の圧力を印可しながら前記剣先スキージ8を矢印方向に移動させる。この時、同時にカバーフィルム4を矢印方向に引っ張り剥離すると、図1(d)に示すようなブラインドビアホールの端部付近(ホール5の円周付近)における導電性ペースト6の表面6bは、絶縁基材1の表面2aからほぼカバーフィルム4の厚み分だけ突出する。

このような製造方法によると、カバーフィルム剥離時に上面よりスキージで絶縁基材方向に押圧する効果により、ペーストを前記カバーフィルムから押し出す作用が働き、剥離によるペースト取られが大幅に減少する。

この時のスキージ材料は、ゴム、プラスチック、金属などからなる材料を用いて、形状はブラインドビアの穴径、ペースト材料によって適宜最適化する。そのための一例を示すと、例えば、ビアの穴径が50μm径であれば、30度程度の鋭角な硬度60度のウレタンゴムを用いる。これにより、カバーフィルム5表面までビアホール4に充填された導電性ペースト12が、カバーフィルム5剥離時に同時に除去される量が大幅に減少し、導電性粒子の含有率が高くなり、その結果、層間接続における抵抗値が低くなり、さらに、安定した接続信頼性を有する配線基板を製造することができる。

このとき、図1(d)に示すように、上述の図1(a)〜(d)に示す工程において、絶縁基材1は未硬化状態または半硬化状態である。

次に、図1(e)に示すように、上記のような絶縁基材1の上面2aに配線材料3を配置して、熱プレスを行う。この加熱加圧工程によって、絶縁基材1および導電性ペースト6は圧縮され、導電性ペースト6内の導電性粒子同士が強固に結合する。また、配線材料3と、導電性ペースト6との界面における結合も強固になる。このような強固な結合により、配線材料3と導電性ペースト6との電気的接続の信頼性が向上する。また、この加熱加圧工程によって、導電性ペースト6および絶縁基材1が硬化される。

続いて、フォトリソグラフィー法を用いて、配線材料3をパターン形成し、図1(f)に示す両面配線基板10を得る。

以上のような製造方法によって作製された本実施の形態の配線基板では、従来の製造方法によって作製された配線基板とにおいて、層間抵抗値が約20%程度低くなるとともに、抵抗値のばらつきが低減し高い信頼性を示す配線基板を得ることが可能となった。なお、上記測定に使用した本実施の形態および従来の配線基板は、絶縁基材がいずれも厚み約20μmで、ビアホールの直径が50μmであり、カバーフィルム9μmを使用して作成されている。

なお、本実施の形態の製造方法において、カバーフィルム5は、導電性ペースト12をブラインドビアホール5に充填する際のマスクとしての役割と、絶縁基材1の表面2aに付着し得る導電性ペースト6を除去して絶縁基材1の表面2aが汚染されるのを防止する役割とを果たしている。このようなカバーフィルム4の厚みは、最終的に得られるブラインドビアホール4に充填された導電性ペースト6の接続抵抗(導電性粒子同士の接続)に影響を与える。

すなわち、カバーフィルム4の厚みが小さすぎる場合には、導電性ペースト6が十分に圧縮されず、導電性ペースト6の抵抗値が上昇してしまう。一方、カバーフィルム4の厚みを大きくすると、カバーフィルム4を絶縁基材1から剥離する時に、カバーフィルム4の表面に付着した導電性ペースト6がカバーフィルム4の剥離に従って除去されやすくなり、電気的接続に必要とされる導電性粒子までもが除去されてしまう恐れがある。

以上のことを考慮して、例えばビアホールの直径50μmに対して、カバーフィルムの厚みは通常6〜9μm(カバーフィルム5を絶縁基材1から剥離する際に、導電性ペースト6がカバーフィルム4と共に除去されてしまう量が少ないように設定された最大の厚み)であるが、本実施の形態では、9〜15μmとすることが可能となり、膜厚が大きいカバーフィルム5を使用しても、カバーフィルム4を絶縁基材1から剥離する際に、導電性ペースト6が多量にカバーフィルム4と共に除去されてしまうことがない。

従って、通常よりも膜厚の大きいカバーフィルム4を使用すれば、ブラインドビアホール内に一度により多くの導電性ペーストを供給することができ、最終的に得られる配線基板10において、より多くの導電粒子をブラインドビアホール5内に充填させることができる。ただし、上記カバーフィルム4の厚みは、導電性ペースト6の材料特性(特に粘度)やビアホール側面の形状(表面粗度、テーパなど)に支配される部分が多く、適宜最適化される。

このような製造方法によれば、配線パターンを認識しながらビアホールを加工することが可能となり、さらに高密度な配線を実現することが可能となる。

(実施の形態2)
本発明の実施の形態2の配線基板の製造方法は、ブラインドビアホール5に導電性ペースト6が充填した基材のカバーフィルム4を剥離する際スキージ7などで圧力を加えるのではなく、エアー圧を用いている点が実施の形態1と異なる。以下、本発明の実施形態2について、図2(a)〜(d)を参照して説明する。

図2(a)は、実施の形態1で説明した図1(b)と同様に、ブラインドビアホール5に導電性ペースト6を充填した基材である。図2(b)は、カバーフィルム4の上に多孔質フィルム11を、さらにその上から前記多孔質フィルム11全体にエアー圧を印可する為の圧空印可部材12を配して、矢印方向からエアーを流入し圧力を加える。前記の多孔質フィルムとして安価な紙類を用いてもよい。

(実施の形態3)
本発明の実施の形態3の配線基板の製造方法は、ブラインドビアホール5に導電性ペースト6が充填した基材のカバーフィルム4を剥離する際、剣先スキージ8などでの圧力と、エアー圧の両方を用いる点で、上述した実施の形態1、2と異なっている。以下、本発明の実施形態3について、図3(a)〜(c)を参照して説明する。

図3(a)は、実施の形態1で説明した図1(b)と同様に、ブラインドビアホール5に導電性ペースト6を充填した基材を示す図である。図3(b)は、中空スキージ15をカバーフィルム4上部に加圧し、かつ、中空部にエアー圧を印可しながら矢印方向に移動させる。この時、同時にカバーフィルム4を矢印方向に引っ張り剥離する。図3(c)に示すように導電性ペースト6がカバーフィルム4の厚み分突出した基材が得られる。このように実施の形態1及び実施の形態2の製造方法を組み合わせても良い。

(実施の形態4)
本発明の実施の形態4の配線基板の製造方法について、図4(a)〜(h)を参照して説明する。

図4(a)は、絶縁基材1の両面に離型性カバーフィルム4a,4bを仮接着し、前記絶縁基材1とカバーフィルム4a、4bを貫通するスルーホールを設けた基材を示す図である。次に、図4(b)に示すように、カバーフィルム4aを、密接しながら移動するスキージ7によって、導電性粒子(銅粉、銀粉など)、樹脂成分、および溶剤が含まれている導電性ペースト6をスルーホールに押し入れて充填させる。スルーホールに充填される導電性ペースト6の上面の高さが、カバーフィルム4aの上面と同様の高さになるようにスキージ7による充填条件を最適化して、上述した印刷を繰り返し行う。

次に、図4(c)に示すように、吸引装置のつながれた排気部材21の上に多孔質フィルム11、さらにその上に図4(b)で得られた基材を配する。この後図(d)に示すように、剥離するカバーフィルム4aの反対面から吸引しながら矢印方向に引っ張り剥離する。もう一方のカバーフィルム4bも同様に剥離して、図4(e)の基材を得る。

この後、図4(f)に示すように、両面に配線材料3を配した後、熱プレスを行う。この加熱加圧工程によって、図4(g)に示すように絶縁基材1および導電性ペースト6は圧縮され、導電性ペースト6内の導電性粒子同士が強固に結合する。また、配線材料3と、導電性ペースト6との界面における結合も強固になる。このような強固な結合により、配線材料と導電性ペーストとの電気的接続の信頼性が向上する。また、この加熱加圧工程によって、導電性ペースト6および絶縁基材1が硬化される。

続いて、フォトリソグラフィー法を用いて、配線材料3をパターン形成し、図4(h)に示す両面配線基板30を得る。

以上のような製造方法によって作製された本実施の形態の配線基板では、従来の製造方法によって作製された配線基板とにおいて、実施の形態1と同様の効果が得られ、抵抗値、ばらつき信頼性において優位性が確認できた。

(実施の形態5)
本発明の実施の形態5の配線基板の製造装置について、図5を用いて説明する。図5に示す本実施の形態の剥離装置40は、ブラインドビアホール5にペースト6を充填した基材を固定するテーブル41、支持体42で上下に移動するシャフト43とそれに固定された剣先スキージ8、前記テーブル41上に対して前記支持体42を移動させるレール44からなる。前記シャフト43は上下方向に移動し、一定の圧力を印可することができる機構となっている。

以下、この剥離装置40の使用方法を説明する。まず、テーブル41に上記基材を吸引などの方法によって保持する。次に、シャフト43をエアーシリンダ(図示せず)などを用いて下げ、カバーフィルム4に剣先スキージ8を当て一定の圧力を印可する。この後、支持体42をレール44に沿って平行に移動させることにより、一定の圧力を印可しながら剣先スキージ8を矢印の方向に移動させる。この時同時にカバーフィルム4の端部を矢印の方向(スキー時の移動方向とは逆の方向)に引っ張り上げる。
