この発明は、反応ガスとしてHF(フッ化水素)を用いるドライエッチング装置とその反応ガス供給方法とに関するものである。

【従来の技術】
半導体製造プロセスで用いるドライエッチングにおいて、HF(フッ化水素)を用いることが検討されている。HFを用いると、たとえばSi(ポリシリコン)とSiN膜(絶縁膜)とのエッチング選択比を大きくすることができる。しかしこのHFは極めて反応性が強いために、その取扱いが面倒であり、使用することが極めて困難であった。

反応ガスの供給路は通常純度の高い金属、例えば酸化物を含まないステンレス鋼などのパイプを用いているが、反応ガスにHFが含まれているとHFがパイプと反応してH2(水素ガス)が発生する。

このようにHFがパイプと反応したH2が反応ガスに含まれると、反応ガスのガス組成が変化することになり、エッチングプロセスの反応が変わってしまう。このためエッチングの結果に大きな影響を及ぼすことになる。

この発明はこのような事情に鑑みなされたものであり、反応ガスとしてHFやHFを含むガスを用いる場合に、H2の発生によりガス組成が変化するのを防ぎ、エッチングプロセスの反応が変化するのを防いで精度の良いエッチング処理を行うことが可能になるドライエッチング装置の反応ガス供給方法を提供することを第1の目的とする。またこの発明は、この方法の実施に直接使用するドライエッチング装置を提供することを第2の目的とする。

【発明の構成】
この発明によれば第1の目的は、反応ガスとしてHFを含むガスを用いるドライエッチング装置の反応ガス供給方法において、反応ガス供給路を通る反応ガスに接するフッ素樹脂を介して反応ガスに含まれる主としてH2を排気することを特徴とするドライエッチング装置の反応ガス供給方法、により達成される。

また第2の目的は、反応ガスとして、HFを含むガスを用いるドライエッチング装置において、反応ガス供給路からフッ素樹脂を介して主としてH2を排気する排気路を前記反応ガス供給路に設けたことを特徴とするドライエッチング装置、により達成される。

フッ素樹脂は、H2は透過するがHFは透過させない寸法の微細孔を有する多孔質の樹脂、例えばテフロン(登録商標)の板あるいはブロックが適する。

ここに排気路は反応ガス供給路から分岐させ、この分岐した排気路内にフッ素樹脂を取付けることができる。この場合フッ素樹脂は排気路の反応ガス供給路に対する開口部を塞ぐように装着するのがよい。

反応ガス供給路の一部を2重管構造とし、その内管をフッ素樹脂の管としてこれら内管と外管の間隙を排気管の一部としてもよい。この場合には内管と外管の間隙の圧力を監視して、この圧力の変化から反応ガスの漏れを検出することができる。すなわち内管がHFあるいはHFを含む反応ガスにより腐蝕したりして一部でも破損すれば、この圧力は急に変化するからである。

この装置はリモートプラズマエッチング装置に適用する場合には、プラズマ生成部の上流側でH2を除去するようにするのがよい。H2を除去する前の反応ガスは、その組成が設計値と異なっているから、これをプラズマ化するとその後のエッチングプロセスに大きな悪影響が及ぶからである。

排気管はドライポンプによって排気するのがよい。ドライポンプとしては、ターボ分子ポンプ、ゲッタポンプ、クライオソープションポンプなど種々のポンプが使用できる。

【実施態様】
図1は本発明に係る装置の一実施態様を示す概念図である。この実施態様は反応ガス供給路で生成したプラズマを真空容器に導くリモートプラズマ方式のエッチング装置である。この図において符号10は真空容器である。この真空容器10内にはヒータ付きの保持台12が昇降可能に設けられ、その上面には被処理物としてのウェハ14が保持されている。

真空容器10の底には、圧力制御器(Air Pressure Controller,APC)16を介してターボ分子ポンプ(TMP)などのドライポンプ18が接続されている。圧力制御器16は、真空容器10の内圧を検出する真空計(図示せず)の出力に基づいて、真空容器16の内圧を所定圧に制御する。

20はプラズマ生成部であり、マイクロ波により反応ガスを励起し、プラズマ化して真空容器10に導く。プラズマ生成部20は、高純度のステンレスなどで作られた放電管22と、この放電管22にその中央付近で交叉する導波管24と、この導波管24の一端からマイクロ波を供給するマイクロ波電源26とを持つ。

放電管22の一端には反応ガス供給部30から反応ガス供給路32を通して反応ガスが供給される。放電管22の他端はガス導入管34によって真空容器10に接続されている。ここにガス導入管34はHFのプラズマガスなどによる腐蝕に耐える材料、例えば高純度のステンレス鋼などのチューブで作られている。マイクロ波電源26が供給する所定周波数のマイクロ波は、導波管24を通り、放電管22を透過して放電管22内を流れる反応ガスを励起する。

反応ガス供給部30は、HFを含む種々のガスを供給する。ガス量は流量制御弁(Mass Flow Controller,MFC)36で制御できる。反応ガスは放電管22の一端に取付けた端板38を通して放電管22内に供給可能である。各ガスの供給量はコントローラ40によって制御される。

このコントローラ40はまた、APC16により真空容器10の内部の真空度を制御したり、マイクロ波電源26やドライポンプ18などを制御する。すなわちこの制御はその全体の動作がコントローラ40により制御されるものである。

反応ガス供給路32には排気路を形成する排気管42が取付けられている。図2はその接続部付近の断面図である。この排気管42の反応ガス供給路32に対する開口部分には、例えばフッ素樹脂としてのテフロン(登録商標)44が取付けられている。

次にこの装置の動作を説明する。通常のドライエッチング処理では、コントローラ38はドライポンプ18を作動させ、APC16を制御することによって真空容器10内を一定の真空度に保つ。一方反応ガス供給部30からは、HFまたはこれと他のガスを含むガスを放電管22に供給する。この時の各ガスの流量は、MFC36によりコントローラ40が制御する。

このようにH2を選択的に除去した状態でコントローラ40がマイクロ波電源26を作動させれば、反応ガスは励起されてプラズマ化される。このプラズマガスはガス導入管34によって真空容器10に導かれ、保持台12に保持されたウェハ14をエッチングする。
