【発明の属する技術分野】
本発明は、パルス電源などに備える電力用コンデンサを設定電圧まで繰り返し充電するためのコンデンサの充電装置に関する。

【従来の技術】
パルスレーザ励起やパルスプラズマ発生、パルス脱硝装置等のパルス電源には、半導体スイッチと磁気スイッチになる可飽和トランスや可飽和リアクトルを組み合わせたものがある。

このパルス電源は、例えば、図5に示す構成にされる。高圧充電装置HDCによってコンデンサC0を初期充電しておき、半導体スイッチSWのオンによってコンデンサC0の電圧を可飽和リアクトルSI0を通してパルストランスPTの一次側に印加し、可飽和リアクトルSI0の飽和動作(磁気スイッチ動作)によりコンデンサC0からパルストランスPTに放電させ、トランスPTの二次側に昇圧したパルス電流を発生させる。このパルス電流でコンデンサC1を充電し、可飽和リアクトルSI1の飽和動作によりパルス圧縮した放電電流で次段のコンデンサC2を充電し、さらに可飽和リアクトルSI2の飽和動作でパルス圧縮する。これらコンデンサと可飽和リアクトルの組として、最終段のコンデンサCn(ピーキングコンデンサ)が高圧充電され、最終段の可飽和リアクトルSInの飽和動作により、負荷となるレーザ発振器LHへ超短パルスを発生させる。

ここで、負荷に供給するエネルギーは、10数kV〜数10kVで数10ns〜200nsのパルスエネルギーが必要となる。そして、スイッチSWの長寿命化や信頼性の向上(ミスファイアーの撲滅)を図るため、サイラトロンに代わってGTOサイリスタやIGBT等の電力用半導体素子を用いる場合、そのパルス通電能力(耐電圧や高いdi/dt)不足を補うため、図5のように磁気回路を併用して昇圧やパルス幅圧縮を行う。

この場合、コンデンサC0の充電電圧としては、半導体スイッチSWの耐電圧の範囲内でできるだけ高くしたほうが初段のパルス幅が短くなり有利である。電力用半導体素子の耐電圧は、各種あるが、通常パルス電源に適用する場合は1200V以上、なかでも3300Vや4500V耐圧などの高耐圧品を使用するケースが多い。それにともなって、コンデンサC0の定格充電電圧としても、2000V〜3000V以上に設定する例が多い。

しかるに、充電器の入力電源になる商用の交流電源電圧は、3相200Vrmsが一般的なため、充電器の小型・軽量化のため、充電器の入力段トランスを省き、交流電源からダイレクトに3相全波整流する構成とする場合、昇圧動作が不可欠である。この他、コンデンサの充電器として求められる要件として、以下の項目が挙げられる。

(1)所定の時間内にコンデンサC0の充電動作が完了すること。例えば、kHZオーダーの高い繰り返しパルス電源用では、許容される充電時間も極端に短いものが要求される。

(2)同一の充電電圧指令値に対して充電電圧の再現性は、例えば±0.1〜±0.5%以内が好ましく、高い分解能が要求される。

(3)コンデンサC0の充電電圧は、広い範囲(例えば60〜100%)に対して優れた直線性をもつこと。

(4)交流電源の電圧変動などの外乱に対して、出力電圧等の特性が影響されないこと。

(5)電力変換効率が高いこと。

(6)装置が小型、軽量であること。

以上までの事情を考慮した充電装置としては、図6に示す主回路構成のものがある。交流電源を電源とする整流器と直流リアクトルとコンデンサ等により直流電源1が構成され、これを電圧形インバータ2、3の直流電源にする。

インバータ2、3は、パワートランジスタやIGBT、GTOなどの半導体素子とダイオードの組みをスイッチS1〜S4、S5〜S8としてブリッジ接続した主回路構成にされ、パルス幅制御(又はパルス幅変調)した交流電力を共振用コンデンサ5、6と共振用リアクトル7、8の直列接続になるLC共振回路で決まる共振周波数を持って出力する共振形にされる。

出力トランス9、10は、それぞれインバータ2、3からの交流出力電圧不足を補うよう一定の昇圧比で昇圧する。整流回路11、12は、ダイオードブリッジ接続で構成され、トランス9、10の出力をそれぞれ交流入力とし、その全波整流を行い、整流出力を並列接続してコンデンサC0の充電出力を得る。

ここで、インバータ2はコンデンサC0の初期充電用であり、インバータ3は充電電圧微調整用である。これらインバータ2、3は、図7に示すように、コンデンサC0の初期充電にはインバータ2と3が同時に運転されてコンデンサC0を設定電圧近くまで充電し、この後はインバータ2を止めて微調整用インバータ3の運転により設定電圧まで徐々に精度良く充電して行く。

なお、微調整用インバータ3は、初期充電用インバータ2に比べ、スイッチング周波数を高くし、1サイクル当たりの充電電圧が小さくなるように設計される。

図8は、図6の変形例を示し、2つのトランス9、10に代えて、3巻線構成の1つのトランス13を設け、その出力巻線には初期充電用インバータ2の出力に微調整用インバータ3の出力を重畳させ、1つの整流回路14の出力によりコンデンサC0の充電を行う。

以上に示した図6または図8の構成において、インバータ2、3を高周波化するのは、前記の(2)と(3)および(6)項への対策である。また、インバータ2、3を共振型としたのは、前記の(5)項への対策である。また、前記の(4)項についてはインバータ3の制御に際して、コンデンサC0の充電電圧を検出値とするフィードバック制御を行う。

また、前記の(1)、(2)項に対しては充電初期には低い分解能で高出力かつ高速充電を行い、充電末期には高い分解能にするために低出力の低速充電に切換るなど充電速度を可変にする制御方式とする。この制御は、図6では共振周波数が低く1サイクル当たりの出力エネルギーが大きいインバータ2と、共振周波数が高く1サイクル当たりの出力エネルギーが小さいインバータ3とからなる2台のインバータを切換え、図7に示すように充電初期には2台で運転し、充電末期には微調整用インバータ3のみを運転する。また、図8に示す構成の場合、両インバータ2、3は同じ共振周波数と出力エネルギーを有する2台のインバータ2、3を組み合わせ、充電初期には共振周波数の同期をとって同位相で運転し、充電が進むに伴って双方の位相をずらして充電末期にはほとんど逆位相による運転をすることで充電速度を可変にする。この位相制御方式のベクトル図を図9に示す。

【発明が解決しようとする課題】
マイクロプロセッサやメモリなどの超LSI素子の製造に用いられるリソグラフィ機器においては、生産性のスループットを上げるため、その光源であるエキシマレーザの高い繰り返し運転が要求されてきている。この繰り返し周波数とコンデンサC0の充電可能時間の関係は、単純に反比例しない。それは図10に示す模式図のようになり、コンデンサC0の繰り返し周波数を2kHZから4kHZに倍増させると、充電禁止期間(次ぎサイクルの充電電圧設定値の演算等に必要な時間)の存在により充電可能期間は1/3程度まで短縮されてしまい、充電装置の責務は厳しくなってくる。このため、従来の充電装置構成では、高い繰り返し動作を可能とするには、装置が大型化する。

この対策として、本願出願人は、高周波インバータと昇圧チョッパで構成した充電装置を既に提案している(特願2000−8177)。この提案では、図11に例を示すように、1台のインバータ2の出力をトランス9で昇圧し、この出力を整流回路11で全波整流し、この整流出力でコンデンサC0を充電するのに、チョッパ回路15の制御でコンデンサ充電電圧を連続的に制御する。

しかし、この提案方式においても、電力変換のステージがインバータとチョッパ回路の2段縦列接続構成となるため、小型化には限界があった。

そこで、これらの問題を解決するために、本願出願人は、特願2001−14014において、図12に示す充電器の装置を提案している。同図では、非絶縁形の昇圧チョッパ回路16と全波整流器17との間に半導体スイッチQ1を設け、負荷であるコンデンサC0への充電動作終了後に、スイッチQ1をオフ制御し、コンデンサC0を直流入力側から遮断させてパルス発生動作に影響を与えないようにしている。なお、リアクトルLからコンデンサC0への充電のための充電電流路はダイオードD1の導通で形成する。

この方式では、装置の小型化のためにインバータ及びトランスを省略していて交流電源との絶縁がとれないことから、出力段のP側、N側とも非接地としている。それは充電器の入力は前記のように交流3相の200Vをトランスレスで整流して直流入力部を作っているが、通常、3相のうち1相は接地されているため、P側,N側いずれかを接地すると二重接地になり、整流器17が正常に動作しなくなるためである。

図12の充電器構成において、負荷であるコンデンサC0の両極が非接地であることは、図5に示すパルス電源の構成例では、パルストランスPTの箇所で絶縁されているのでパルス電源の負荷の一極が接地されていることが必要であっても、直接的には不都合はない。しかしながら、パルス電源の用途によっては、エキシマレーザほど高電圧を要求されないものもあり、数kVクラスの場合は、パルストランスPTを使用しない方が小型化でき、かつコストも安くて済む。その場合は、図12の充電器のP側、N側いずれかを接地することが必要になる。この場合には、特願2001−14014の方式は採用できない。

次に、さらなる高繰り返し化にともなう特願2001−14014の問題点を記す。この方式のベースとなっている昇圧チョッパ回路16の動作は、入力側の直流電圧源からいったんリアクトルLに電磁エネルギーの形でエネルギーを蓄積させ、その電磁エネルギーを今度は負荷であるC0に移行させることで成り立っている。そのため、充電時間の短縮化には直流電圧を高くするか、リアクトルLのインダクタンス値を下げるか、のいずれかである。どちらの方法が良いか回路シミュレータを用いて試作設計した結果を下表に示す。

この試作設計では与えた充電条件(負荷静電容量、充電電圧、充電時間)に対して、直流入力電圧を250Vと700Vの2種類について、必要なインダクタンス値、Lへのエネルギー蓄積が終了してIGBT(Q1)をターンオフさせるときの遮断電流、運転効率から比較するものである。この結果から、明らかに直流入力電圧を高くした方が有利なことが分かる。なお、実際には運転効率は下表ほど差がでないよラに、250V入力ならば等価損失抵抗がもっと小さくなるようにLの巻線の線径を太くしたり、Q1の並列個数を増やしたりするが、そうした対策は逆にコスト高になるから、直流入力電圧を上げた方がよいことに変わりはない。しかしながら、特願2001−14014の回路では、交流側の入力電圧は3相200Vの場合、それを整流しても高々250V程度しか得られないという問題があった。

本発明の目的は、パルス発生回路のコンデンサの1極を接地した構成で、充電器さらにはパルス発生回路の小型化・軽量化・コスト低減を図って高速充電できるコンデンサの充電装置を提供することにある。

【課題を解決するための手段】
本発明は、前記の課題を解決するため、1相が接地された3相3線式の交流電源から、V結線のダイオード整流器またはPWMコンバータにより、交流電源の接地相および電力用コンデンサの接地電極に対して正負の直流電圧出力を得、この直流電力から非絶縁形の昇圧チョッパ回路で昇圧して電力用コンデンサに充電電流を供給する構成、または、3相4線式で中性点が接地された交流電源から、ダイオード整流器またはPWMコンバータにより、交流電源の中性点および電力用コンデンサの接地電極に対して正負の直流電圧出力を得、この直流電力から非絶縁形の昇圧チョッパ回路で昇圧して電力用コンデンサに充電電流を供給する構成としたもので、以下の構成を特徴とする。

(1)一方の電極を接地した電力用コンデンサを設定電圧まで繰り返し充電するためのコンデンサの充電装置であって、
3相3線式で1相が接地された交流電源を入力とし、V結線のダイオード整流器またはPWMコンバータ回路構成で整流・平滑し、前記交流電源の接地相および電力用コンデンサの接地電極に対して正負の直流電圧出力を得るコンバータ部と、
前記コンバータ部の正負の直流出力でリアクトルに短絡電流を流す第1の半導体スイッチを有し、この半導体スイッチのオフ制御で該リアクトルから電力用コンデンサへの充電電流路形成用ダイオードを通して電力用コンデンサに昇圧した充電電流を供給する非絶縁形の昇圧チョッパ回路とを備えたことを特徴とする。

図1〜図4は、本発明の実施形態1〜4を示す主回路結線図であり、コンデンサC0の両端電極のいずれか1極を接地し、3相200V系列の交流入力にも高速充電するのに必要な高圧充電電圧を得るものである。

上記のいずれの制御方式にしても、回路損失を正確に予測することは難しいため、コンデンサC0の充電電圧目標値に完全に合致させた高精度の充電電圧制御が困難となる。そこで、図1〜図4中に示すように、リアクトルLの電磁エネルギーの全てをコンデンサC0の充電電流に充てるのに代えて、コンデンサC0の充電電圧が目標電圧に達したときに、リアクトルLに残留する電磁エネルギーを半導体スイッチQ2を通して回路損失として吸収することで高精度の充電電圧制御が可能となる。

この充電制御には、図1〜図4に示すように、リアクトルLに残留する電磁エネルギーを半導体スイッチQ2からダイオードD1を介してリアクトルLに循環させるためのダイオードD3を設けておく。また、リアクトルLに蓄える電磁エネルギーは回路損失見込み分よりも若干多めになるように半導体スイッチQ1,Q2の導通時間もしくはリアクトルLの電流値Iを設定する。そして、リアクトルLからコンデンサC0へのエネルギー移行中に、コンデンサC0電圧が目標値に達した(電圧センサで検出)とき、半導体スイッチQ1はオフのまま、半導体スイッチQ2のみを導通させ、リアクトルLの残留エネルギーをL→Q2→D3→D1のループで電流を循環させることにより、コンデンサC0の充電をストップさせる。

なお、リアクトルLに残留する電磁エネルギーは、リアクトルLや半導体スイッチQ2に内在する損失分で吸収させて、もしくはダイオードD3に直列に介挿する抵抗器によって吸収させて、次の充電サイクルまでに消滅させる。

なお、図2と図4では、コンバータ部19、21をPWMコンバータとしている。これらPWMコンバータ方式の場合、図1または図3のダイオード整流器に較べて、直流電圧を高く設定でき、高速充電に適する。また、交流入力電圧の変動に拘わらず、直流電圧を一定電圧に制御できるため、半導体スイッチQ1,Q2の導通時間もしくはリアクトルLの電流値Iを計算する際の入力パラメータである直流電圧Einが定数となるため演算が簡単になり、より高速な充電に適する。また、交流入力電流の高調波も抑制できるという利点もある。ただし、交流入力ラインにリアクトルLu,Lv,Lwが必要なこと、自己消弧素子が4〜6アーム分必要なため、ゲート駆動回路も必要で、コスト的に不利である。したがって、交流入力電圧が400V系で、高速充電がそれほど厳しく求められない用途では、図1または図3の回路が適する。

なお、各実施形態では、コンデンサC0のN極側を接地する場合を示すが、P極側を接地する構成にして同等の作用効果を得ることができる。

【発明の効果】
以上のとおり、本発明によれば、図1〜図4の回路構成とすることで、交流入力が1相接地の3相3線式の200V/400V系、もしくは中性点接地の3相4線式の200V/400V系においても.充電装置に変圧器を使用せずに負荷コンデンサの1極を接地でき、これによりコンデンサに蓄えられた電荷をエネルギー源とするパルス発生器が昇圧を必要としない場合においては、パルストランスで絶縁をとる必要がなくなり、パルス発生器を小型・軽量化、さらにコストを下げることができる。

また、充電装置の入力部のAC/DC変換部にPWMコンバータを採用した回路においては、直流電圧部が昇圧されるため、昇圧チョッパ回路の責務が軽減され、これにより昇圧チョッパ回路部分の小型・軽量化、コスト低減に効果がある。さらに、直流電圧部は昇圧されると同時に定電圧に制御されるため、充電量の演算に際して、直流入力電圧を定数として扱えるため演算が容易になる。このため、充電量を制御するための演算時間のオーバーヘッド部分が縮減されるため、充電動作に割り当てる時間が増大して昇圧チョッパの責務が軽減され、さらにこの回路部分の小型・軽量化、コスト低減に効果をもたらす。また、充電電圧の精度も向上する。
