本発明は、半導体集積回路装置の製造プロセスに用いられるパターン形成方法に関する。

【従来の技術】
半導体集積回路の大集積化及び半導体素子のダウンサイジングに伴って、リソグラフィ技術の開発の加速が望まれている。現在のところ、水銀ランプ、KrFエキシマレーザ又はArFエキシマレーザ等を露光光とする光リソグラフィによりパターン形成が行われているが、今後における一層の微細化のためには、電子線を用いるリソグラフィが期待されている。

電子線リソグラフィは、従来から用いられている露光光に比べて、高解像化が可能であるが、スループットが課題であった。

そこで、スループットを向上させる電子線リソグラフィとして、マスクを用いる一括転写方式を採用すると共に、電子線のクーロン反発による解像性の劣化を防止するべく、例えば10kV以下の低い加速電圧を用いる電子線リソグラフィが提案されている(例えば、N.Shimazu, Digest of Papers 2001 InternationalMicroprocesses and Nanotechnology Conference, p.38 (2001).)。

【発明が解決しようとする課題】
ところで、低加速電圧の電子線を用いるリソグラフィによると、スループットが向上すると共に解像性の劣化を防止することはできるが、一方では、低加速電圧の電子線を用いるために、レジストパターンのラインのエッジラフネスが悪くなるという問題が発生する。本件発明者らの実験によると、エッジラフネスは12nm(3σ)と非常に大きくなった。エッジラフネスが悪くなる理由は、低加速電圧の電子線においては、前方散乱が大きいからであると考えられる。

このようなエッジラフネスが大きいパターンは、半導体製造プロセスにおけるパターン寸法の管理が困難になると共に、後工程であるエッチング工程等において不良パターンを転写することになるので歩留まりが悪化するという問題が発生する。

【課題を解決するための手段】
前記の目的を達成するため、本発明に係る第1のパターン形成方法は、陰イオンとしてノナフルオロブタンスルフォン酸又はパーフルオロオクタンスルフォン酸を含む酸発生剤を有する化学増幅型レジスト材料よりなるレジスト膜を形成する工程と、該レジスト膜に対して、加速電圧が10kV以下の電子線を選択的に照射してパターン露光を行なう工程と、パターン露光されたレジスト膜を現像してレジストパターンを形成する工程とを備えている。
