マイクロ電極アレイの製造方法
発明の分野
本発明は、全体として、マイクロ電極及び該マイクロ電極の製造方法に関する
。より具体的には、本発明は、電気的に絶縁した基板の上にてマイクロ電極アレ
イを製造する方法に関する。
発明の背景
マイクロ電極とは、その臨界的寸法がマイクロメートルの範囲内にある電極で
あると定義することができる。最近の研究の結果、電気分析にて使用される電極
の臨界的寸法を小さくすることにより、適合させたセンサにて検出し且つ定量化
することのできる所定の溶液内における要素の範囲を著しく拡げることができる
ことが分かっている。例えば、水中の種々の重金属の濃度を微量レベルにて検出
することがかかるマイクロ電極が設けられたセンサにより可能となる。これらセ
ンサは、環境の質を向上させるのに極めて有効であることが都合が良い、こうし
たセンサの製造に伴う1つの主要な課題は、簡単で且つ経済的に価値ある方法に
より正確な所定の設計にてマイクロ電極の組みを得ることである。電極又はマイ
クロ電極を使用する任意の物理化学的方法に伴う別の問題点は、電極の表面の性
質及び完全性を保持することである。この問題点の1つの解決策は、イリジウム
、ロジウム等のような極めて安定的な材料で出来た電極を得ることである。しか
しながら、こうした不活性材料は、非常に硬く、融点が高く且つ極端な化学的不
活性さのため、一般に極めて有効ではない。これらの材料は、変態又は蒸着が難
しい。このため、こうした不活性材料の加工に使用される方法は、一般に、極め
て複雑で且つコスト高でもある。上述の理由のため、現在、簡単で且つ低コスト
であり、しかも、イリジウムのような不活性材料の任意の金属に対して容易に加
工することを可能にする正確な設計にて配置されたマイクロ電極を製造する方法
が必要とされている。
発明の概要
本発明の1つの目的は、こうした必要性を満たす、基板上にてマイクロ電極ア
レイを製造する方法を提供することである。より具体的には、本発明の1つの目
的は、基板の電気的に絶縁した上面にて電極アレイを製造する方法を提供するこ
とである。この方法は、次の順序のステップを備えている。
a)上面に且つ該上面に設けられたマスクの開口部を通じて導電性材料の薄い
層をレーザ溶撥(laser ablation)により蒸着すること。この導電性材料は金属
及び金属合金から成る群から選択される。
b)マスクを上面から除去することによりマイクロ電極アレイを露出させるこ
と。
この方法は、ステップa)の前に、フォトリソグラフィ法に従って、電気的に
絶縁した上面にマスクを付与するためのステップを更に備えることが好ましい。
導電性材料の薄層は、金、銀、白金、イリジウム、ロジウム、ルテニウム、レ
ニウム及びパラジウムから成る群、より具体的には、イリジウム、ロジウム、ル
テニウム及びパラジウムから成る群から選択された金属で出来たもの、及びイリ
ジウム、ロジウム、ルテニウム及びパラジウムから成る群から選択された少なく
とも1つの金属を主たる構成成分として含む金属合金で出来たものであることが
好ましい。
上述したように、本発明に従ってマイクロ電極アレイの製造方法は、不活性金
属及び金属合金のような任意の金属で出来たマイクロ電極であって、正確な設計
にて配置されたマイクロ電極を製造することを可能にする点にて有利である。マ
スクで覆った基板上にレーザ溶撥により蒸着を行うことを基本的に利用するこの
方法は、簡単で且つ低コストである。更に、本発明によるレーザ溶撥を使用する
ことは金属合金で出来たマイクロ電極を製造することを可能にする。
本発明の1つの実施の形態によれば、基板をX線マイクロフォトリソグラフィ
でマスキングすることによりマイクロ電極の正確なアレイ又は設計を得ることが
可能となることは都合良く、そのマイクロ電極の各々は、1μm以下、好ましく
は、0.5μm以下の臨界的寸法を有することが都合良い。
次に、添付図面を参照しつつ、1つの好適な実施の形態について非限定的に説
明する。

好適な実施の形態の説明
図1乃至図4を参照すると、本発明の教示に従って製造したマイクロ電極(1
4)のアレイ(12)の好適な実施の形態に設けられた2つのセンサ(10)が
概略図で示してある。図1のアレイ(12)は、バンド状の形状をしており、そ
の各々がバンドの形態をした複数のマイクロ電極(14)を備え、以下により詳
細に説明するように、各バンド(14)の幅(w)は、基板のマスクに紫外線マ
イクロフォトリソグラフィ法が使用される場合、1μm乃至20μmの範囲とし、
また、X線マイクロフォトリソグラフィ法が使用される場合、0.1μm乃至1μ
mの範囲にて相違することが好ましい。各バンド(14)間の距離(d)は、0.
2μm乃至50μmの範囲にあることが好ましい。バンドの形状のマイクロ電極(
14)の各々の両端は、電気接点(16)に接続される。該アレイ(12)は、
カウンタ電極として使用される2つの電極(18)の間に配置される。該アレイ
(12)及びカウンタ電極(18)は、約等しい幅を有し、その幅の値は50μm
乃至1000μmの範囲にあることが好ましい。センサ(10)の長さは、1乃至10
mmの範囲内にて相違するようにすることができる。
図3及び図4に図示し且つ本発明の第二の好適な実施の形態に従って、マイク
ロ電極(14)のアレイ(12)は、複数のディスク形状のマイクロ電極(14
)を備えることができ、該ディスクの各々の直径が0.5μm乃至20μmの範囲に
て異なるようにしてある。ディスク(d)の各々の間の距離は、1μm乃至50μ
mの範囲であることが好ましい。ディスク(14)は、該ディスク(14)の各
々を隣接するディスク(14)に接続するサブミクロン線(20)により、2つ
の電気接点(16)に接続される。
図5a)乃至図5e)を参照すると、本発明に従って基板(22)の上にマイ
クロ電極アレイ(12)を製造する方法の1つの好適な実施の形態の順序が概略
図で示してある。
A)基板の絶縁
先ず、図5a)に図示するように、基板(22)の上面(24)を絶縁する。
使用される基板(22)は、単結晶Si(100)から成ることが好ましい。当
然に、石英のようなその他の適当な任意の基板(22)を使用することができる
。基板(22)の上面(24)は、当該技術分野にて公知の適当な方法、特に、
SiCの薄膜(26)(例えば、約2μmの厚さ)を蒸着することにより、電気
的に絶縁することができる。この薄膜(26)被覆の目的は、基板(22)の上
面(24)の化学的不活性さを改良することを更に可能にすることである。
SiCを蒸着する前に、マイクロエレクトロニクスにて公知の標準的な洗浄方
法を使用して、基板(22)を適正に清浄にすると都合良い。例えば、この洗浄
方法は、トリクロロエタン、アセトン、プロパノール及び脱イオン水から成る温
浴内に連続的に浸漬させることから成るようにすることができる。表面脱酸化法
は、基板(22)をフッ化水素酸(HF)の18%希釈溶液中に約1分間浸漬させ
ることから成るようにすることができる。
このSiCの薄膜(26)は、プラズマ促進化学的蒸着(PECVD)又はレ
ーザ溶撥蒸着により蒸着することが好ましい。このPECVD装置は、約0.3W
/cm2の電力密度の100kHz、200mトールの全気体圧力、300℃の基板温度及
びそれぞれ640sccm(標準立方センチメートル)、77sccm、33sccm
のアルゴン、メタン及びシランの気体流量にて作動させることが好ましい。
全体として、これら技術の1つにより、基板(22)に蒸着した任意のSiC
膜(26)は極めて圧縮性である。このため、適正な低応力値に達し得るように
この蒸着した膜(26)を熱焼鈍しすることが好ましい。
B)マイクロフォトリソグラフィ
図5c)に図示するように、絶縁基板(22)の上面(24)はマスクで覆わ
れている。この上面は、マイクロフォトリソグラフィ法に従ってマスキングする
ことが好ましい。フォトリソグラフィ法は、集積回路の製造のようなその他の分
野にて既に公知である。一般に、光は、パターンの非透明部分、すなわちフォト
マスクを通じて、シリコン又はその他の半導体材料のような特別に被覆した基板
片に照射される。光に露出された被覆部分を除去する(例えば、現像液中に浸漬
させることにより)。使用する光線は、可視光、紫外線及びX線から成るものと
することができる。X線光は、パターンにてより小さい寸法の特徴部分とするこ
とを可能にすることが好ましい。
本発明に従って有利に使用可能であるマイクロフォトリソグラフィ法は、次の
ステップを備えることが好ましい。
レジスト層(30)を基板(22)の絶縁した上面(24)上に蒸着する。こ
のレジスト(30)は、少なくとも紫外線放射線の範囲の波長を有する電磁放射
線(32)が感知可能である。レジスト(30)の層上方にフォトマスク(28
)が設けられる(図5b参照)。このフォトマスク(28)は、製造すべきマイ
クロ電極アレイ(12)のパターンに対応する所定のパターンを画成する開口部
(29)を有している。次に、少なくとも紫外線放射線の範囲の波長を有する電
磁放射線(32)をフォトマスク(28)の開口部(29)を通じて放出し、レ
ジスト(30)を露出させる。最後に、その露出したレジスト(30)を溶融し
て(例えば、化学的現像溶液中で)、絶縁した上面(24)におけるマスク(3
4)を露出させる(図5c参照)。
このアレイ(12)の各マイクロ電極(14)の臨界的寸法が1μm以下であ
るならば、使用される電磁放射線はX線であることが好ましい。この臨界的寸法
が1μm以上であるならば、紫外線放射線を使用することが好ましい。
C)レーザ溶撥蒸着
第三に、図5d)に概略図で示すように、レーザ溶撥蒸着によってマスク(3
4)、及び基板(22)の絶縁した上面(24)の双方に金属薄層(36)を蒸
着する。金、銀、白金及び好ましくは、イリジウム、ロジウム、ルテニウム、レ
ニウム及びパラジウムのような純金属をこの技術で蒸着させることができる。こ
の蒸着した金属層(36)は、金属合金、好ましくは、イリジウム、ロジウム、
ルテニウム、レニウム又はパラジウム合金も含むことができる。この層(36)
の厚さは、0.4μm程度であることが好ましい。
純金属を蒸着したならば、レーザ溶撥蒸着は、次のステップを備えることが好
ましい。
−その上面(24)がマスクで覆われた基板(22)を真空チャンバ内に配置
し、蒸着すべき金属で出来た標的(37)をそのマスクで覆った上面(24)の
上方にて、標的ホルダ(38)に取り付けることと、
−標的(37)に対してレーザビーム(40)を照射して、これにより、チャ
ンバ内にて、マスクで覆った基板(22)の上面(24)に向けて金属のプラズ
マ放出物(42)を発生させることとである。このプラズマ放出物(42)は、
マスク(34)の上面及び基板(22)の上面(24)に金属粒子(中性子及び
イオン)を蒸着することを可能にする。この選択した金属薄層(36)の成長は
上面(24)上にて行われる。
この標的(37)は、基板(22)から約4乃至12cmの距離に取り付けるこ
とが好ましい。図5a)乃至図5d)は、本発明による方法を概略図的にのみ示
すものであることを理解すべきである。このため、図面の距離は、必ずしも実際
通りではないことを理解すべきである。例えば、図5d)に図示した標的(37
)と基板(22)の上面との間の距離は、実際よりも遥かにより近接しているよ
うに見える。
殆どの場合、レーザ溶撥蒸着技術は、標的(37)の化学量論を維持し且つ実
施が容易であるという有利な点を有する。更に、マスクで覆った上面(24)に
金属層(36)を蒸着するためにこの技術を使用するとき、この技術は、マスク
(34)の上方部分(44)に、又は絶縁した上面(24)の何れかに、マスク
(34)の開口部(46)を通じて金属を蒸着することを可能にする。換言すれ
ば、マスク(34)の側面(48)に蒸着された材料は実質的に全くなく、この
ため、好ましくは、マスク(34)を簡単に溶融させる(例えば、基板からレジ
ストを除去することのできる化学的溶液である適当なストリッパ内にてマスクを
溶融させることが可能である)ことにより、蒸着したマイクロ電極アレイ(12
)を容易に露出させることができる。
一般に、厚さ0.4μmの材料の層(36)を蒸着するためには、約100,000回の
レーザショットを必要とする。このため、レーザ溶撥蒸着技術によれば、各々が
異なる材料で出来た1つ以上の標的(37)を使用することにより、金属合金を
製造することが可能である。このため、金属合金を蒸発させるならば、レーザ溶
撥蒸着は、次のステップを含むことが好ましい。
−その上面(24)がマスクで覆われた基板(22)を真空チャンバ内に配置
し、複数の標的をそのマスクで覆った上面(24)の上方にて、標的ホルダ(3
8)に取り付けることである。標的(37)の各々は、蒸着すべき1つの金属及
び異なる金属で出来た少なくとも2つの標的によりそれぞれ製造される。
−各標的に対して交互にレーザビームを照射して、これにより、チャンバ内に
て、マスクで覆った基板の上面(24)に向けてそれぞれ金属のプラズマ放出物
を発生させる。この交互に溶撥する技術は、所望の合金薄層を上面に蒸着するこ
とを可能にする。
例えば、イリジウムで出来た標的と、ロジウムで出来たもう一方の標的という
2つの標的を基板(22)の上方にて取り付けることができる。同一の原理によ
り、蒸着した材料の表面にドーピングを行うことも可能である。イリジウムマイ
クロ電極の表面は、ロジウム、ルテニウム又は白金のような金属でドーピングす
ることが好ましい。
レーザ溶撥は、約25℃の室温にて行われるため、レジスト(30)(例えば、
OCGが製造するレジストHPR504(登録商標名)又はシェプリ(Shipley
)が製造するレジストSAL605(登録商標名))から製造することもできる
マスク(34)の特性が安定状態に保たれることが有利である。このことは、マ
スク(34)が150℃程度の温度に達するとき、当て嵌まらない。
D)マイクロ電極アレイの露出
次に、図5e)を参照すると、薄い金属層(36)(又は金属合金)を蒸着し
たならば、マイクロ電極(12)のアレイを露出させることができる。このアレ
イは、マスク(34)を溶融させ、これにより、マイクロ電極(12)の金属パ
ターン又はアレイのみが絶縁した基板(22)に残るようにするリフトオフ法に
より露出させることが好ましい。例えば、金属の蒸着後、基板は、レジストを溶
融させることを許容する化学的溶液である、OCGが製造するマイクロストリッ
プ(Microstrip)2001(登録商標名)のようなストリッパ内に浸漬させるこ
とができる。この溶液は、約70℃の温度であり、基板をこの溶液中に約10分間保
つことが好ましい。
E)実装法
マイクロ電極アレイ(12)を電気化学的実験にて使用するためには、該アレ
イ(12)は電気接点(16)を介して外部接続具に接続する。この方法は、白
金ワイヤーを外部接続具に及びマイクロ電極アレイ(12)の電気接点(16)
の双方に接続することから成る。この実装法は、(i)センサ(10)を標準的
なチップキャリアに取り付けることと、(ii)白金ワイヤーを接続することと、
(iii)センサを封入することとを含む。これは、マイクロエレクトロニクスに
て使用される標準的で且つ周知の方法である。このため、このステップを詳細に
規定する必要はない。
実施例
次の実施例A、B、C及びDの各々について、使用した基板(22)は、50.8
×101.6mm(2×4インチ)直径のSi(100)基板である。該基板は、トリ
クロロエタン、アセトン、プロパノール及び脱イオン水の連続的な温浴内で適正
に洗浄した。この浴の温度は約40℃とし、浴の各浸漬時間は約10分とした。次に
、該基板を18%の希釈したフッ化水素酸溶液に1分間、浸漬することにより、表
面の脱酸法を行った。
アプライド・マテリアルズ(Applied Materials)が製造するプラズマ(Plasm
a)II(登録商標名)というような商業的PECVD装置を使用することによ
り、SiCの薄膜(26)をSi基板に蒸着した。1μm/時程度の蒸着速度に
て厚さ約2μmの膜を得るために、約0.3W/cm2の電力密度の100kHz、200
mトールの全気体圧力、300℃の基板(22)の温度、及び約640sccm、77s
ccm、33sccmのそれぞれの流量のアルゴン、メタン及びシランにより、こ
の装置を作動させた。このPECVD装置は、22個の基板のバッチの上にて2μ
mのSiC膜を2時間で蒸着することを可能にする。
かかる蒸着したSiC膜の応力は極めて圧縮性であるため、該膜は適正な小さ
い応力値に達し得るように熱焼鈍することが好ましい。この熱焼鈍は、遅い熱焼
鈍法又は迅速熱焼鈍法の何れかにて行った。
遅い焼鈍法は、窒素の流動状態下にて約60℃の古典的な加熱炉内で1時間内に
行われる。
迅速焼鈍法は、窒素雰囲気下にて、約500℃の迅速な熱焼鈍し(RTA)加熱
炉内で行われる。
焼鈍工程後のSiC膜の応力は、20MPa以下である。
実施例A
この実施例は、マイクロ電極(14)の各々が1μmに等しく又は1μm以上
の臨界的寸法を有するマイクロ電極アレイ(12)の製造に関するものである。
厚さ約1.4μmの正レジスト(30)をSiC膜(26)の上面にスピン被覆
した。使用したレジスト(30)は、OCGが製造するHPR504(登録商標
名)のような紫外線に対して感応可能である。次に、このレジスト(30)は、
約100℃にて20分間、プレベークし、次に、紫外線フォトマスク(28)を通じ
て紫外線電磁放射線(32)に露出させた。約365nmの紫外線放射線を放出す
る整合装置を使用した。レジスト(30)は、HPR・D419(登録商標名)
のような化学的現像溶液中にて1分で現像し、脱イオン水で水洗いした。パター
ンが現れたならば、該レジスト(30)は、ハードベークと称される第二の熱焼
鈍を行い、レジスト(30)内のパターンの固定及び強度が増すようにすること
が好ましい。このハードベークは約120℃にて約30分間、行った。
レーザ溶撥蒸着は、10-6トール乃至10-7トールの範囲に保たれることが好まし
い真空チャンバ内で行った。標的37は、イリジウムで出来たものとした。勿論
、この標的(37)は、その他の任意の金属で出来たものでもよい。レーザ光線
は、ルモニクス(Lumonics)が製造するハイパー(Hyper)EX−400SM(登録
商標名)のようなパルスエキシマレーザを248nmにて作動させることにより発
生させた。このレーザにより、パルス幅が12ns、反復速度が30Hzの100mJ
のパルスエネルギに達することができる。
レーザビーム(40)は、蒸着チャンバの外側に配置された、焦点距離1mの
平凸レンズにより焦点決めした。標的(37)に達したレーザの強度は、約1.5
×109W/cm2であった。このレーザ強度のとき、基板(22)を標的(37)
から6cmの位置に取り付けたならば、イリジウムの蒸着速度は約0.5μm/時
であった。レーザにより発生されるプラズマ放出物(42)の方向が直線である
ため、レジスト(30)の上面に又はSiCの上面の何れか一方にイリジウム又
はその他の任意の金属薄層が蒸着された。換言すれば、レジスト(30)の側面
(48)には、何ら蒸着物が無かった。
この実施例にて使用した標的(37)は、直径5cm、厚さ1mmであり、標
的ホルダ(38)に固定したディスクとした。この蒸着中、標的ホルダ(38)
を回転させ、均一な溶撥が可能であるように側方向に並進させることが好ましい
。該基板(22)は、ホルダに取り付けて、該ホルダを回転させ且つ横方向に並
進させ、均一な金属層(36)が蒸着されるようにすることが好ましい。
この蒸着後、レジスト(30)をリフトオフ法により溶融させた。基板(22
)は、OCGが製造するマイクロストリップ(Microstrip)2001(登録商標
名)のストリッパのような溶液中に70℃にて10分間、2回、浸漬させた。この浸
漬中、超音波による撹拌状態を継続した。次に、基板(22)を脱イオン水で水
洗いした。このリフトオフ法は、レジスト(30)と、該レジスト(30)の上
面(44)に蒸着させた金属層(36)とを除去することを可能にする。
得られたマイクロ電極アレイ(12)を外部接続具に接続し、該アレイが電子
化学法にて使用し得るようにした。この接続のために、実装と称される方法を使
用した。この実装法は周知であり、マイクロエレクトロニクスにて既に使用され
ている。この方法は、直径10乃至50μmの白金ワイヤーを音響結合によりアレイ
(12)の電気接点(16)に結合することから成っている。次に、これら白金
ワイヤーの各々を標準的なマイクロエレクトロニクス機器のハウジングの接続具
に接続する。次に、エポキシ及び/又はレジストを使用する従来の技術によりこ
の組立体を封入し、センサ(10)の電子化学的な相互作用領域の境を設定する
。この封入は、二酸化ケイ素の薄膜を蒸着させることで行うこともできる。
実施例B
この実施例は、マイクロ電極の各々が1μm以下、好ましくは0.1μm乃至1
μmの範囲の臨界的寸法を有する、マイクロ電極アレイ(12)を製造すること
に関するものである。上述したように、基板(22)は、同一のPEVCD法を
使用してSiCの薄膜(26)で覆った。
シェプリ(Shipley)が製造するSAL605(登録商標名)のような、X線
に感応可能なレジスト(30)を使用した。このレジスト(30)は、SiCの
上面にスピン被覆した。次に、このレジスト(30)は、95℃で30分間、プレベ
ークした。X線フォトマスク(28)を使用し、X線源から約8cmの位置に配
置されたSiウェハと略接触する位置に取り付けた。レジスト(30)は、10
mJ/cm2のX線照射量にて照射し、次に、約115℃にて8分間、ポストベーク
した。次に、マスク(34)は、シェプリが製造するMF312(登録商標名)
ストリッパで露出させた。レーザ溶撥蒸着、リフトオフ及び実装法に関する後続
のステップは、上述した実施例Aと同一であり、更に説明する必要はない。
実施例C
この実施例は、マイクロ電極(14)の各々が金属合金で出来ているマイクロ
電極アレイ(12)の製造に関するものである。実施例A又は実施例Bの何れか
にて準備した、マスクで覆い且つ電気的に絶縁したSi基板を使用し、真空チャ
ンバ内に配置する。イリジウムで出来た1つの標的と、ロジウムで出来たもう一
方の標的という2つの標的をマスクで覆ったウェハの上方の位置に取り付ける。
これら2つの標的に交互にレーザビーム(40)を照射する。マスクで覆った基
板に蒸着した材料は、イリジウムの元素及びロジウムの元素から成っている。合
金の組成は、IrxRh(1-x)に相当し、xは、nIr/nIr+nRhの比の直接的関
数であり、この場合、nIrは、イリジウム標的に対するレーザのショット回数、
nRhは、ロジウム標的に対するレーザのショット回数である。得られた合金の組
成は、また、所定のレーザ状態(エネルギ、強度....)の組み合わせにおける各
材料の蒸着速度にも依存する。例えば、Ir、Rhの蒸着速度が等しく、イリジ
ウムの標的に対し約75000回のレーザショット及びロジウムの標的に対し25000回
のショットを行うと想定するならば、蒸着合金の組成はIr(0.75)Rh(0.25)と
なる。
実施例D
この実施例は、ドーピングしたマイクロ電極(14)のアレイの製造に関する
ものである。実施例Cにおけるように、マスクで覆い且つ絶縁したSiウェハを
真空チャンバ内に配置し、イリジウムで出来た1つの標的と、ロジウムで出来た
もう一方の標的という2つの標的をSi基板の上方に取り付ける。最初に、イリ
