Abstract
1,015,002. Photo-sensitive cathodes; semiconductor devices. WESTINGHOUSE ELECTRIC CORPORATION. Aug. 22, 1963 [Aug. 23, 1962], No. 3315/63. Headings H1D and H1K. A photo-sensitive tunnel-emission cathode comprises a photo-conductive layer PC and an insulating layer N sandwiched between a transparent conducting layer M and a layer L having a low work function surface, with an electric field applied thereacross. The magnitude of the applied voltage V is such that in the absence of illumination of layer PC, the voltage across layer N is just below that at which electrons tunnel through layer N with sufficient energy to penetrate through layer L and into the vacuum v. Layer M may be of indium, layer PC of cadmium sulphide, layer N of aluminium oxide or mangesium oxide, and layer L of potassium, barium oxidized on its surface, gold alloyed with barium, or antimony with a surface layer of caesium. The thickness of layers M, PC, N, L may be 200 Š, 1 to 100 microns, 50 to 100 Š, and 150 Š, respectively. Layer L may be of mesh form. As shown, the cathode is used in a photo-tube comprising a grid G and an anode A and which may be used as an infra-red detection device.
