DIODE ELECTROLUMINESCENTE ORGANIQUE ET ECRAN A FAIBLE REFLECTIVITE L'invention porte sur une diode électroluminescente organique présentant une faible réflectivité, et sur un écran électroluminescent basé sur de telles diodes. Les diodes électroluminescentes organiques (aussi connues sous l'acronyme anglais « OLED ») sont des composants optoélectroniques en développement rapide, émettant principalement dans le visible et utilisés essentiellement pour la réalisation d'écran plats. Alors qu'une diode électroluminescente « classique » est constituée de matériaux semi-conducteurs inorganiques, une OLED est constituée de couches de matériaux organiques. Il en résulte une technologie de fabrication beaucoup plus simple et moins couteuse à mettre en oeuvre. En particulier, les matériaux organiques constituant des OLED peuvent être facilement déposés sur des grandes surfaces pour réaliser des écrans plats à un faible coût. Une OLED comprend au minimum deux électrodes - une anode et une cathode - dont au moins une est transparente ou semitransparente, définissant un espace inter-électrodes dans lequel se trouve une couche en matériau organique électroluminescent. L'application d'une tension entre les électrodes permet d'injecter des trous depuis l'anode et des électrons depuis la cathode. Ces porteurs forment des paires électron-trou susceptibles de générer un exciton, qui peut à son tour se désexciter radiativement par émission d'un photon. Ce principe est connu. En pratique, les OLED sont sensiblement plus complexes et comportent, en plus de la ou des couches électroluminescentes, une pluralité d'autres couches organiques et éventuellement aussi inorganiques destinées en particulier à faciliter l'injection et le transport d'électrons et trous. Une couche diélectrique d'indice de réfraction élevé, dite « capping layer », est généralement déposée sur la ou les électrodes transparentes pour favoriser l'extraction des photons. En l'absence d'une telle couche, une fraction importante de la lumière générée reste piégée à l'intérieur de la diode. Un effort de recherche considérable a été déployé au cours des dernières années pour optimiser l'efficacité de génération des OLEDs en agissant sur plusieurs facteurs : l'efficacité de transport et injection des porteurs ; l'efficacité de formation des exciton ; la fraction d'excitons se recombinant par voie radiative ; l'extraction des photons. Mais l'efficacité de génération de la lumière n'est pas le seul paramètre présentant un intérêt pratique. Les fabricants d'écrans OLED cherchent surtout à accroitre le contraste pour améliorer le rendu visuel. Or, le contraste dépend de la lumière ambiante extérieure à l'écran : il est maximal dans le noir complet, mais il se dégrade rapidement en présence d'une source lumineuse extérieure orientée en direction de la face observable de l'écran. En effet, l'intensité perçue par un observateur est la somme de l'intensité émise par l'écran et l'intensité réfléchie de la source extérieure sur cet écran. Pour obtenir un contraste élevé il est donc important de minimiser la réflectivité des OLEDs. Or, la réflectivité des diodes électroluminescentes organiques est généralement élevée, notamment à cause des électrodes. Si l'électrode inférieure, en contact avec le substrat, peut être en ITO (Indium-Tin-Oxide, c'est à dire oxyde d'indium et d'étain) qui est un matériau conducteur transparent et donc peu réfléchissant, l'électrode supérieure est généralement réalisée en métal, et est donc partiellement réfléchissante (dans les diodes à émission par le haut) voire complètement réfléchissante (dans les diodes à émission par le bas). Dans les écrans à cristaux liquides, des polariseurs peuvent être utilisés pour réduire la réflexion. Une telle solution ne convient pas au cas des OLEDs qui, en général, n'émettent pas de lumière polarisée. Plusieurs solutions ont été envisagées pour réduire la réflectivité des OLEDs. Le document CA 2 422 539 enseigne l'utilisation d'une « électrode sombre », constituée d'une structure multicouche associant des matériaux conducteurs absorbants, transparents et réfléchissants. Sur cette figure : - SPI est le spectre de la lumière extérieure, supposée blanche (donc présentant idéalement une intensité spectrale constante sur une large plage de longueurs d'onde dans la bande visible) ; - SP2 est la fonction de transfert du filtre FPB (corrigée pour tenir compte du fait que ce filtre est traversé deux fois par la lumière qui pénètre dans l'empilement OLED, est réfléchie et en ressort) ; - SP3 est le spectre de la lumière ambiante transmise par ledit filtre FPB, obtenue en multipliant les courbes SPI et SP3 (étant donné que SPI est supposée constante, SP3 est en fait identique à spi) ; - SP4 est la fonction de transfert en réflexion de l'empilement OLED avec les couches E2-CAT-CR, fonctionnant comme un filtre coupe-bande 20 essentiellement complémentaire à FPB ; et - SP5 est le spectre de la lumière effectivement réfléchie par l'empilement OLED avec les couches E2-CAT-CR, obtenu en multipliant les courbes SP3 et SP4. On obtient encore un spectre blanc, semblable à SPI, mais très atténué. 25 La référence XE correspond à la longueur d'onde centrale de l'émission de la couche électroluminescente CEL (émission qui, en général, présente une bande assez large, de plusieurs dizaines de nanomètres). On peut remarquer que XE se trouve à l'intérieur tant de la bande passante du filtre FPB que de la bande du filtre coupe-bande EI-CEL-E2-CAT-CR. 30 La présence du filtre FPB n'est pas essentielle. Si un tel filtre n'est pas prévu, il peut être préférable que l'empilement de couches E2-CAT-CR soit dimensionné de manière à supprimer la réflexion autour de 550 nm, où la réponse de l'oeil est maximale, et cela indépendamment de la longueur d'onde d'émission de la diode. Des simulations détaillées, basées sur des modèles réalistes, ont donc été effectuées pour confirmer que l'invention permet réellement d'obtenir des OLED à faible réflectivité. a 0 1er exemple de mode de réalisation Le premier exemple de mode de réalisation porte sur une diode à émission par le bas, dont la structure est la suivante : - Substrat en verre sodocalcique (ou « soda-lime ») - 0,7 mm - avec couche antireflet ; 15 - Electrode El en ITO ; Ensemble de couches organiques CEL ayant la structure suivante : Ag (épais 150nm) I Spiro TTB dopé F4TCNQ 1% (45nm)I NPB (10nm)1 TMM004 dopé TEG341 15% (20nm) I AIg3 (5nm) Bphen dopé Ca 2% (30nm) I SiO 90nm ; 20 - Electrode E2 en Ca , épaisseur 15 nm ; Couche CAT en SiO, épaisseur 240 nm ; Couche CR en Cr, épaisseur supérieure à 25 nm. La réflectivité de cette structure, déterminée par calcul, est représentée sur la figure 3. Elle présente un minimum prononcé entre 550 et 25 600 nm. En introduisant, de préférence entre la ou les couches antireflet et le verre, un filtre coloré ayant une bande passante correspondant à l'inverse de la réflexion, il devient alors possible d'obtenir une réflexion sur l'ensemble du spectre visible inférieure à 5%. Bien sûr, il est nécessaire que le spectre d'émission de l'OLED corresponde à la bande passante du filtre. Les 5% 30 résiduels pouvant être diminués par une transmission non optimale du filtre. Sur les figures 3 à 6, la réflectivité R est exprimée en fraction de l'unité (réflexion parfaite : R=1) et la longueur d'onde X en nanomètres. We still obtain a white spectrum, similar to SPI, but very attenuated. The reference XE corresponds to the central wavelength of the emission of the electroluminescent layer CEL (emission which, in general, has a fairly wide band of several tens of nanometers). It can be seen that XE lies within both the bandwidth of the FPB filter and the EI-CEL-E2-CAT-CR notch filter band. The presence of the FPB filter is not essential. If such a filter is not provided, it may be preferable for the stack of E2-CAT-CR layers to be dimensioned so as to eliminate the reflection around 550 nm, where the response of the eye is maximum, and this regardless of the emission wavelength of the diode. Of course, the operation illustrated in FIG. 2 is idealized because the spectrum of the ambient light is not exactly white, and the transfer functions of the notch and bandpass filters are not perfectly complementary. Detailed simulations, based on realistic models, have therefore been performed to confirm that the invention actually provides low reflectivity OLEDs. The first exemplary embodiment relates to a diode emitting from the bottom, the structure of which is as follows: Sodium-soda-lime glass substrate (or "soda-lime") - 0.7 mm - with anti-reflective layer; El el electrode ITO; Set of organic CEL layers having the following structure: Ag (thick 150nm) I F4TCNQ 1% (45nm) doped spiro TTB I NPB (10nm) 1 15% (20nm) doped TEG341 TMM004 I (3nm) Ca 2% doped Bphen ( 30nm) SiO 90nm; 20 - E2 electrode Ca, thickness 15 nm; CAT layer in SiO, thickness 240 nm; CR layer in Cr, thickness greater than 25 nm. The reflectivity of this structure, determined by calculation, is shown in FIG. 3. It has a pronounced minimum between 550 and 600 nm. By introducing, preferably between the antireflection layer (s) and the glass, a colored filter having a bandwidth corresponding to the inverse of the reflection, it then becomes possible to obtain a reflection on the entire visible spectrum of less than 5. %. Of course, it is necessary that the emission spectrum of the OLED corresponds to the bandwidth of the filter. The residual 5% can be reduced by a non-optimal transmission of the filter. In FIGS. 3 to 6, the reflectivity R is expressed as a fraction of the unit (perfect reflection: R = 1) and the wavelength X in nanometers. De même la couche réfléchissante pourra être subdivisée en plusieurs sous-couches, la dernière couche pouvant être un matériau très stable dans l'air alors que la couche sous-jacente z 0 présenterait une réactivité plus importante mais, en contrepartie, une valeur de réflectivité optimisée. Ce dédoublement des couches permet de relâcher ultérieurement les contraintes sur le choix des matériaux, mais également de créer une encapsulation efficace. 2e exemple de mode de réalisation 15 Cet exemple porte sur une diode à émission par le haut, dont la structure est la suivante : Substrat ; - Couche CR en Cr, épaisseur supérieure à 25 nm - Couche CAT en SiO, épaisseur de 150 nm ; 20 - Electrode E2 en Ag épaisseur de 15 nm ; Ensemble de couches organiques CEL émettant dans le vert à 550 nm ayant la structure suivante : Ag (épais 150nm) 1 Spiro TTB dopé F4TCNQ 1% (45nm)/ NPB (10nm) 1 TMM004 dopé TEG341 15% (20nm) 1 Alg3 (5nm) 1 Bphen dopé Ca 2% (30nm) 1 SiO 90nm ; 25 - Electrode El en Ag, épaisseur comprise entre 15 et 30 nm ; - « Capping layer » et couche antireflet en SiO, épaisseur de 70 nm. La réflectivité calculée est représentée sur la figure 4. Elle présente deux minima, à 550 (vert) et 710 nm (rouge). 30 Les contraintes techniques sont moins sévères que dans le cas précédent, car les matériaux organiques « actifs » sont déposés seulement après les couches E2, CAT, CR, et ne risquent donc pas d'être dégradés. Un autre avantage d'une structure à émission par le haut est que le substrat peut être en silicium, donc du type communément en microélectronique, revêtu d'une couche d'oxyde réalisée par croissance thermique et donc l'épaisseur peut être contrôlée aisément, faisant fonction de couche CAT. 3e exemple de mode de réalisation II s'agit encore d'une diode à émission par le haut, réalisée sur substrat en Si avec oxyde thermique. La structure de cette diode est la suivante : Substrat en Si faisant fonction de couche CR ; Couche de SiO2 thermique, 170 nm d'épaisseur, faisant i0 fonction de couche CAT; - Electrode E2 en Ag, 15 nm d'épaisseur ; Ensemble de couches organiques CEL émettant dans le vert à 550 nm ayant la structure suivante : Ag (épais 150nm) 1 Spiro TTB dopé F4TCNQ 1% (45nm)I NPB (10nm) / TMM004 dopé TEG341 15% (20nm) 1 Alg3 15 (5nm) / Bphen dopé Ca 2% (30nm) I SiO 90nm ; - Electrode El en Ag, épaisseur comprise entre 15 et 30 nm ; - « Capping layer » et couche antireflet, par exemple en TeO2, ZnSe, Sb203, MoO3, SiO, CaF2... La réflectivité calculée est représentée sur la figure 5. Elle 20 présente deux minima, à 550 et 720 nm. On voit que le fait d'utiliser une structure multicouche antireflet extérieure à l'espace inter-électrodes présente aussi l'avantage additionnel de permettre d'exploiter les propriétés optiques du substrat. Dans une diode à émission par le haut il est aussi possible 25 d'utiliser un substrat métallique à condition que sa rugosité soit largement inférieure à l'épaisseur de l'isolant utilisée (typiquement de l'ordre de 170nm avec SiO2 pour un émetteur vert). L'invention convient particulièrement à la réalisation d'écrans électroluminescents. Un tel écran EEL est constitué d'une matrice de pixels Px, 30 chacun desquels est constitués d'un ensemble de sous-pixels de couleurs dont la résultant est le blanc (le plus souvent : un sous-pixel rouge, SPR, un sous-pixel vert SPV et un sous-pixel bleu SPB, comme illustré schématiquement sur la figure 8). Chacun des sous-pixels est réalisé en technologie OLED. The calculated reflectivity is shown in FIG. 4. It has two minima at 550 (green) and 710 nm (red). The technical constraints are less severe than in the previous case, because the "active" organic materials are deposited only after the E2, CAT, CR layers, and therefore are not likely to be degraded. Another advantage of a top-emission structure is that the substrate can be made of silicon, therefore of the type commonly used in microelectronics, coated with an oxide layer produced by thermal growth and therefore the thickness can be controlled easily, acting as a CAT layer. 3rd Exemplary Embodiment II is still a top-emitting diode made on Si substrate with thermal oxide. The structure of this diode is as follows: Si substrate acting as a CR layer; Thermal SiO2 layer, 170 nm thick, acting as a CAT layer; Electrode E2 Ag, 15 nm thick; Set of organic CEL layers emitting in green at 550 nm having the following structure: Ag (150nm thick) 1 F4TCNQ doped spiro 1% (45nm) I NPB (10nm) / TEG341 doped TMM004 15% (20nm) 1 Alg3 15 ( 5nm) / Ca 2% doped Bphen (30nm) I SiO 90nm; El electrode Ag, thickness between 15 and 30 nm; "Capping layer" and antireflection layer, for example TeO2, ZnSe, Sb203, MoO3, SiO, CaF2. The calculated reflectivity is shown in FIG. 5. It has two minima at 550 and 720 nm. It is seen that the fact of using an antireflection multilayer structure external to the inter-electrode space also has the additional advantage of making it possible to exploit the optical properties of the substrate. In a top-emitting diode it is also possible to use a metal substrate provided that its roughness is much lower than the thickness of the insulator used (typically of the order of 170 nm with SiO 2 for a green emitter ). The invention is particularly suitable for producing electroluminescent screens. Such an EEL screen consists of an array of pixels Px, each of which consists of a set of subpixels of colors, the result of which is white (most often: a red subpixel, SPR, a subpixel). green SPV pixel and a blue subpixel SPB, as schematically illustrated in FIG. 8). La structure de cet empilement est la suivante : Substrat en Si faisant fonction de couche CR ; o Couche de SiO2 thermique, 170 nm d'épaisseur, faisant fonction de couche CAT ; - Electrode E2 en Ag, 15 nm d'épaisseur ; Ensemble de couches organiques CEL avec plusieurs émetteurs permettant une émission blanche, ayant la structure suivante : 27 nm 15 de SpiroTTB dopé F4TCNQ (tetrafluorotetracyanoquinodimethane) à 1% /5 nm de NPB dopé YD3 (ethyl 4-(1-benzyl-1 H-indazol-3-yl)benzoate) à 1% / 22nm de Bh3 dopé BD3 àl,5% / 5nm de Alq3 (tris(8-hydroxyquinolinato)aluminium) 1 24nm de Bphen (4,7-diphenyl-1,10-phenanthroline) dopé Ca à 2%; Electrode El en Ag, épaisseur comprise 15 nm ; 20 « Capping layer » et couche antireflet en SiO, épaisseur de 70 nm.. Sa réflectivité est illustrée sur la figure 6. 5e exemple de mode de réalisation Il s'agit encore d'une diode à émission par le haut, dont la 2 5 structure est : Substrat en Si faisant fonction de couche CR ; - Couche de SiO2 thermique, 150 nm d'épaisseur, faisant fonction de couche CAS- ; - Couche en Al, épaisseur 10 nm, faisant fonction de 3o deuxième couche CR ; - Couche de SiO2 150 nm d'épaisseur, faisant fonction de deuxième couche CAT ; - Electrode E2 en Ag, 15 nm d'épaisseur ; - Ensemble de couches organiques CEL, épaisseur totale 100 nm ayant la structure suivante : 34 nm de SpiroTTB dopé F4TCNQ à 1% I 5 nm de NPB dopé YD3 à 1% 122 nm de Bh3 dopé BD3 à 1,5% 15 nm de AIg3 134 nm de Bphen dopé Ca à 2% ; Electrode El en Ag, 15 nm d'épaisseur ; « Capping layer » constitué par une couche de SiO, 50 nm d'épaisseur. La réflectivité de cette structure est représentée (en pourcentage) sur la figure 7, courbe Ri. Les courbes R2 est R3 sont z o représentées par comparaison. Elles montrent : R2, la réflectivité d'une simple électrode AICu ; R3, celle d'une diode conventionnelle pour une émission verte ayant la structure suivante : Ag (épais 150nm) 1 Spiro TTB dopé F4TCNQ 1% (45nm)1 NPB (10nm) 1 TMM004 dopé TEG341 15% (20nm) 1 AIg3 (5nm) 1 15 Bphen dopé Ca 2% (30nm) 1 SiO 90nm.
