Abstract
Description
ION IMPLANTER WITH HYDROGEN GENERATOR DESCRIPTION TECHNICAL FIELD AND PRIOR ART Ion implantation of hydrogen is a technique used in the semiconductor industry, particularly for thin film transfer applications via the Smart CutTM process In the implementers ionic, some parts, and in particular gas cabinets, are brought to high voltage. In this type of equipment, all the gases necessary for the process are embedded in the machine, in the gas cabinet, which is carried, as a whole, at the high voltage. Currently, in all commercial ion implanters, the gas supply is made from bottles. For the most harmful gases, low pressure cylinders have been developed. For gases whose harmfulness is less or zero, the bottles used are high pressure type (up to 150 - 200 Bars). This is the case of hydrogen. Even if it is not a toxic gas, the use of hydrogen in the form of high pressure bottle poses risks because of the possibility of explosion if it is brought into contact with air in the presence of a source of ignition. There are therefore significant risks for personnel who ensure the changes of bottles in case of leakage. Moreover, in case of disaster, the presence of this explosive gas under pressure in the enclosure of the equipment presents a certain danger. It is therefore not possible to store in the machinery large quantities of hydrogen. The gas cylinders must therefore be changed regularly, which implies a production stoppage and the intervention of specialized maintenance personnel for this operation. In addition, gas cylinders have a significant cost in terms of manufacture, storage, transportation and handling. There is therefore the problem of safety, due to the use of high-pressure hydrogen cylinders, the simplification of maintenance operations related to the supply of hydrogen equipment and, in the long term, the decline in costs related to the implantation of hydrogen. SUMMARY OF THE INVENTION In order to solve these problems, the invention relates to an ionic implant device, in which the hydrogen source is a hydrogen generator capable of generating hydrogen at low pressure via a chemical or electrochemical reaction. By low pressure is meant a pressure typically less than 10 bar. According to the invention, therefore, in an ionic implanter, a hydrogen generator is used instead of hydrogen bottles. Advantageously, a hydrogen generator is used based on the principle of the electrolysis of water. In this case, the generator may include, or be associated with, a continuous deionized water supply system. This generator can be integrated into the gas cabinet of the ion implanter. The output of the hydrogen generator can then be connected to the gas line that supplies the ionization chamber. Alternatively, in another device according to the invention, the hydrogen generator is placed outside a high voltage zone of the ion implanter. The output of the hydrogen generator can then be connected to the gas line which supplies the ionization chamber by means making it possible to switch to high voltage without arcage.
For example, the supply of hydrogen source can be performed by flexible hoses insulating, such as PEEK pipes. Their length can also be adapted to minimize or avoid any type of arcage.
A device according to the invention may further comprise means for detecting an anomaly and / or a leak, and means for stopping hydrogen generation as soon as such an anomaly and / or leak is detected.
Thus, detection means may comprise means for detecting a pressure drop in the gas supply circuit. Preferably, the amount of hydrogen stored in the hydrogen generator is low, for example less than 1 1.
More preferably, the hydrogen pressure stored in the hydrogen generator is also low, for example less than 10 bar. An ionic implanter further comprises means forming an acceleration zone, for accelerating the ions produced. Deflection zone means use magnetic means. Scavenging means may be located upstream or downstream of the acceleration zone. There may also be no scan area. Mass sorting means may or may not be implemented. If there is none, purification means may be provided on the path of the gas generated by the generator. The invention also relates to an implantation method, in which a device as above is implemented.

BRIEF DESCRIPTION OF THE DRAWINGS FIG. 1 schematically represents an ion implantation device; FIG. 2 schematically represents a hydrogen generator that can be used in the context of the present invention; FIG. 3 schematically represents a gas generator. embedded in the gas cabinet of an ion implanter, - Figure 4 schematically shows a gas generator disposed outside the high voltage zone of an ion implanter. DETAILED DESCRIPTION OF PARTICULAR EMBODIMENTS An example of an ionic implanter 2 is shown schematically in FIG. 1. It comprises an ionization chamber 8, which generates ions from the gas or gases supplied by means 6, which are also called means gas cabinet.
An acceleration zone 10 makes it possible to accelerate the ions produced. It gives them the energy. The ions are then deflected in an area 12 in which there is a magnetic field. In this way, the ions are sorted according to their mass and their charge. Zone 4, which comprises means 6, 8, 10, 12 constitutes a high voltage zone. As will be seen later, it is also possible to implement an implanter without means for sorting the ions.
A set of electrostatic lenses 14 makes it possible to shape the beam. Then, in a so-called scanning zone 16, a scanning is carried out in two directions, perpendicular to the axis of propagation of the beam, in X and in Y, which makes it possible to direct part of this beam of ions towards a In a variant, the scanning zone 16 may be located upstream of the acceleration zone. In another variant, there is no scanning zone 16. In this case, the scanning function is carried out by moving the plate to be implanted itself. Pumping means, not shown in the figure, are associated with each of the zones or chambers 14, 16, 22. Control means 24 can control the entire device. According to the invention, whatever the type of implanter used, it is expected to integrate at the gas cabinet 6 connection means to a hydrogen generator or a hydrogen generator itself. This generator, whether placed in the gas cabinet itself or outside the cabinet (as described later), can be a hydrogen generator whose operation is based on an electrolysis reaction of the gas. 'water. The following generators may be mentioned as non-limiting examples: the DBS generator, reference NM-H2; - Parker Generator, Reference Hydrogen Generator 9000 Series; - the Clained generator, reference HG 2000.
A hydrogen generator 26, capable of generating hydrogen from an electrolysis reaction of water, is shown diagrammatically in FIG. 2. In this figure, the reference 30 denotes a production cell of hydrogen. It is connected to two gas / liquid separators 31, 31 '.
The liquid outlet of each of these separators is directed towards a water reservoir 32. A valve 37 is disposed in the path of the liquid coming from the separator 31.
The gas (hydrogen) from the separator 31 passes through means 34 to dry it. The hydrogen produced is distributed through an outlet 45 controlled by a valve 37 '. A sensor 35 makes it possible to determine the pressure at the outlet of the means 34. An outlet 47 makes it possible to evacuate a hydrogen overpressure. The gas (oxygen) from the separator 31 'is directed to an outlet 41. The reference 43 denotes a drainage outlet. The size of the hydrogen generator depends on the desired flow rates. For flow rates used in ion implantation, between a few sccm, for example 5 sscm or 10 sccm, and a few hundred sccm, for example 100 sscm or 500 sccm, the generator can be in the form of a chamber of several tens centimeters of side. Its operation requires only a power supply and a supply of deionized water. The latter can be achieved either by manual or automatic reloading, during a stop of the implanter, or by implementation of a continuous deionized water supply system. The generator can be integrated in the gas cabinet 6 of the ionic implanter. For this, the output of the hydrogen generator is connected to the gas line that supplies the ionization chamber.
A generator 26 integrated in the gas cabinet 6 is shown in Figure 3. The generator is supplied with water by means 28 for supplying water and electricity by 29 power supply means. A valve 27 'is positioned in the water path, upstream of the generator 26. Flow control means 25 may be arranged downstream of the generator 26, behind a valve 27. It is also possible to supply the cabinet 6 with the hydrogen generator placed outside the high voltage zone 4 of the ion implanter, by means making it possible to pass to the high voltage zone 4 without arcage, for example insulating flexible pipes and of sufficient length to avoid any type of arcage.
A generator 26 placed outside the high-voltage zone 4 is shown in FIG. 4. The generator is supplied with water by means 28 for supplying water and electricity by means 29 for supplying electricity. A valve 27 'is positioned in the water path, upstream of the generator 26. Flow control means 25 may be arranged downstream of the generator 26, behind a valve 27. The reference 50 designates a feed pipe flexible and insulating, for example PEEK, disposed between the means 25 and the cabinet 6 gas. The reference 57 designates an optional valve, which makes it possible to control the flow rate of the gas. The latter is then taken by a gas line 58 to the ionization chamber.
For example, on an ionic implanter of the Varian brand reference E 500, a hydrogen generator of the brand DBS, model NM-H2, has been placed outside outside the high voltage zone.
The hydrogen generator is connected to the gas line of the gas cabinet of the machine by a hose, insulating and resistant to the high voltage passage, for example a PEEK pipe. The working pressure of the hydrogen generator is 2 bars. The flow rate of H2 is 7 sccm. Since all the beam parameters are kept in relation to the case of bottle feeding, the yield of the source is identical. standard operation of the invention therefore does not affect implementers having a
Il n'y a donc plus aucun danger lié au changement de bouteille. are sorted in bulk and any impurities present in the hydrogen are not implanted. For implants for which there is no mass sorting, the influence of the purity of the gas is to be evaluated. If the purity of the gas produced by the hydrogen generator is not good enough, purification systems can be installed on the gas line. For this purpose, it is possible to use a commercial hydrogen purifier, for example the Sertronic model marketed by Air Liquide. Compared with the conventional bottle system, the invention offers numerous advantages. For a hydrogen generator, in the performance magnet deviation. In fact, the species 20 in the implanter15 First, in terms of safety, there is no longer a high pressure container containing hydrogen in the implanter. There is no danger of changing the bottle.
The amount of hydrogen stored in the hydrogen generator is very low (it is less than 1 1) and at low pressure (less than 10 bar), so there is no danger of explosion in case of disaster of the machine, or significant leak that would lead to a relaxation of all the hydrogen in the ambient space. A warning system can stop the hydrogen generation as soon as an anomaly is detected on the equipment or in case of leakage on the gas line (by pressure drop detection for example). This system can be external or internal to the generator. There is no more buying, storing or handling bottles. In addition, there is no longer stop the machine to perform the procedure of changing bottles, and no need for a hydrogen detection system in the immediate environment of the equipment.
